2. Description of the Related Art FIG. 4 shows a conventional example of this type of ion implantation apparatus.
Shown in This ion implantation apparatus scans the ion beam 4 in parallel in the X direction (for example, horizontal direction) and mechanically scans the target 20 in the Y direction (for example, vertical direction) substantially orthogonal to the X direction. This is an example of the case of the parallel scan method.

At this time, the transport efficiency of the ion beam 4 is as follows.
The divergence (spreading) of the ion beam 4 itself due to the space charge effect is affected not only by the beam optical performance of the transport path (beam line) of the ion beam 4 from the accelerator tube 8 to the target 20.

The space charge effect of the ion beam 4 is caused by electrons and negative ions generated when the ion beam 4 collides with a structure such as a residual gas or a vacuum vessel existing in the transport path of the ion beam 4. To some extent (for example, about 90% to 90% of the space charge effect) is reduced, but it is not enough.

The equipment configuration downstream of the analysis slit 12 may be other than the above example. For example, there is a non-parallel scan type ion implantation apparatus which does not include the parallelizing electromagnet 18 and the drift container 16. According to one aspect of the present invention, there is provided an ion implantation apparatus for introducing an inert gas into a transport path of the ion beam downstream of the acceleration tube and upstream of the analysis slit. It is characterized by having gas introduction means.

According to the above configuration, the inert gas is positively introduced into the ion beam transport path from the gas introducing means, so that the ion beam collides with the inert gas to ionize the inert gas. Therefore, plasma (also referred to as beam plasma) can be efficiently generated in the transport path of the ion beam. The electrons and negative ions in the plasma suppress the space charge effect of the ion beam. As a result, the divergence of the ion beam can be sufficiently suppressed, and the transport efficiency of the ion beam can be improved.

Moreover, by introducing the inert gas upstream of the analysis slit, even when the ion beam is scanned downstream of the analysis slit, the difference in the plasma density due to the difference in the beam trajectory does not occur. Since this does not occur, it is possible to prevent a difference in the action of suppressing the space charge effect or the like from occurring for each beam trajectory, thereby realizing good ion implantation such as uniformity of implantation dose distribution in the target surface.

Undesired charged particles generated or charged-converted on the upstream side of the analysis slit are blocked by the analysis slit because the orbital radius in the energy analysis electromagnet is different from that of the desired ion. It will not be transported. Therefore, it is possible to prevent unwanted charged particles from being injected into the target.

Further, when an accelerating tube for accelerating or decelerating the ion beam is provided, an inert gas is introduced downstream of the accelerating tube to generate or generate by collision between the ion beam and the inert gas. Since it is not necessary to accelerate and decelerate the charged undesired charged particles by the acceleration tube, the load on the acceleration tube and its power source can be greatly reduced.

More specifically, if the inert gas 36 is introduced downstream of the analysis slit 12, the ion beam 4 is scanned downstream of the analysis slit 12 by the beam scanner 14 or the like. Ion beam 4
Since the concentration of the inert gas 36 and the distribution of electrons are different depending on the orbit, the difference in the plasma density may occur due to the difference in the beam orbit. Then, for each beam trajectory, the action of suppressing the space charge effect and the ion beam 4
There is a difference in charge conversion efficiency due to collision between the target 20 and the inert gas 36, and thus, the uniformity of the injection amount distribution in the plane of the target 20 is deteriorated. In addition, the variation of the dose shift in the target surface also increases. The dose shift means that the ion beam 4 collides with a gas and a part of the gas is neutralized, so that the amount of particles injected into the target 20 (implantation dose) and the amount of ions electrically measured (measurement dose) are measured. It means that there is a difference between them. Such inconvenience can be prevented by introducing the inert gas 36 upstream of the analysis slit 12.

Unwanted charged particles generated or charged-converted on the upstream side of the analysis slit 12 such as in the energy analysis electromagnet 10 are separated from the energy analysis electromagnet 1.
Since the orbital radius in 0 is different from the desired ion and is blocked by the analysis slit 12, it is not transported to the target 20. Therefore, injection of undesired charged particles into the target 20 can be prevented.

DESCRIPTION OF THE PREFERRED EMBODIMENTS In the ion implantation apparatus shown in FIG. 1, Xe gas having a large ionization cross section is used as an inert gas 36.
This was introduced into the energy analysis electromagnet 10. When the flow rate of the introduced Xe gas is changed, the half width W and the peak value P of the beam current IB of the ion beam 4 are changed.
FIG. 2 shows an example of the measurement results. This measurement was performed by a beam current measuring device 38 provided near the downstream side of the parallelizing electromagnet 18 as shown in FIG. An Ar ion beam was used as the ion beam 4, and its energy after passing through the acceleration tube 8 was 5 keV.

Note that the ion beam 4 is X
The beam current IB measured by the beam current measuring device 38 has two peaks (one going and one returning) in one reciprocating scan of the ion beam 4 as shown in, for example, FIG. Appears. The half value width W is a width when the peak value P of each peak is half.

As shown in FIG. 2, when the Xe gas flow rate is 0.5
At ccm, the half-width W of the beam current IB became the minimum. This indicates that the divergence of the ion beam 4 is most suppressed. Further, the peak value P of the beam current IB also became the maximum. This indicates that the transport efficiency of the ion beam 4 is maximized.

More specifically, the conventional ion implantation apparatus shown in FIG. 4 does not include the gas introducing means 30 as described above, and thus corresponds to the case where the gas flow rate is 0 ccm. The value P is about 37 μA. On the other hand, when the gas flow rate introduced from the gas introduction means 30 is set to 0.5 ccm, the peak value P of the beam current IB becomes about 260 μA. Therefore, the transport efficiency of the ion beam 4 is about seven times that of the conventional example. In addition,
The gas flow rate of 0 ccm to 2 ccm shown in FIG. 2 corresponds to about 10 −5 Pa to about 5 × 10 −3 Pa when converted to the gas pressure of the beam transport path in the energy analysis electromagnet 10, and 0.5
ccm corresponds to about 1 × 10 −3 Pa.

As described above, according to the present invention, since the gas introducing means as described above is provided, it is possible to positively introduce an inert gas into the ion beam transport path. Plasma can be efficiently generated in the transport path of the ion beam. As a result, the space charge effect of the ion beam and the resulting divergence of the ion beam can be suppressed, and the transport efficiency of the ion beam can be improved.

Furthermore, by introducing the inert gas upstream of the analysis slit, even when the ion beam is scanned downstream of the analysis slit, the difference in the plasma density due to the difference in the beam trajectory does not occur. Since this does not occur, it is possible to prevent a difference in the action of suppressing the space charge effect or the like from occurring for each beam trajectory, thereby realizing good ion implantation such as uniformity of implantation dose distribution in the target surface.

Unwanted charged particles generated or charged-converted on the upstream side of the analysis slit are blocked by the analysis slit because the orbital radius in the energy analysis electromagnet is different from that of the desired ion. It will not be transported. Therefore, it is possible to prevent unwanted charged particles from being injected into the target.
