マイクロガスレオスタット発明の背景
1.発明の分野
本発明は、流体の比較的低流量の調整あるいは絞りに用いられる可変制御装置
であって、穏やかな流れの状況において、比較的低流量を電子的に調整すること
のできる固体デバイスに関する。これと関連した主題を有し、「衛星用マイクロ
弁およびマイクロスラスタ(マイクロ推進機)とその製造法および使用法(Mi
crovalve and Microthruster for Satel
lites and Methods of Making and Usin
g the Same)」と題する1996年6月7日に出願された米国出願番
号第08/659965号なる第2の出願と、その基となる1995年6月9日
に出願された仮出願番号第60/000106号における開示を本明細書中に参
考として組入れる。
2.従来技術
すなわち、複数個のスラスタの各々に対していわゆる「サ−モスロットル」(
ロシア起源の装置)を用いて、スラスタへの流量を少しずつ増加させたキセノン
などの加圧ガスを用いることが知られている。長いチュ−ブが、必要なガス流の
ための流路を構成し、チュ−ブのまわりにその長さに沿って伸展させた電気ヒ−
タ−巻線が、ガス温度及び粘度、ひいてはチュ−ブの入口端と出口端との間の流
量を調節する手段である。しかしながら、これは、めんどうで高価な技術であり
、製造再現性の問題を含み、流れ制御のダイナミックレンジに限界がある。例え
ば、ケー・エヌ・コツブスキー(K.N.Kozubsky)氏らによる論文「
定着プラズマスラスタの開発およびそのプログラムの計画および現状(Plan

。
米国特許第4604090号及び第4715852号により、糖尿病患者に対
して、インシュリンの自動計測用の小型装置を提供することが、知られている。
この装置は、体内に外科的に埋め込まれ、体内でのインシュリンの制御された弱
い流れのための長い毛細管状流路を備えている。この装置は、マイクロチップ状
の、一体化された角柱状積層アセンブリである。平板状シリコンチップが、長い
1本の毛細管状溝によって特徴づけられるフォトエッチングされた表面を有し、
この溝は、長さ10〜15インチ程度で、約1/2インチ四方の平坦面上で入口
端と出口端の間にらせん状に延び、溝形成面には、その溝に単一の流路を完成さ
せるために、ガラス板が接着されている。もちろん、周囲環境温度は体温であり
、流れ制御パラメ−タとして熱の必要性やその示唆は全くない。さらに、流体は
液体であり、これらの特許の状況においては、この装置及び/または患者は、液
体中のガスの存在に耐えることはできない。発明の要約及び目的
本発明の主な目的は、少量の流れについて、上記の特徴の姿勢スラスタ(or
ientation−thruster)への長期にわたる使用を可能にするよ
うに、ガス温度及び/または或いは粘度、そして好ましくはガス流量を電気的に
制御するための、マイクロチップ大の規模の、精密な構造を実現することである
。好ましい実施例においては、この装置は約3:1のタ−ンダウンを提供し、好
ましくはキセノンであるガスの、約5mg/秒の平均質量流量を有している。例
えば、質量スル−プットは、約2〜6mg/秒の範囲で制御可能である。
第1の態様によれば、本発明は、ガス流の電気ヒ−タ−制御のためのマイクロ
ガスレオスタットと呼ばれる装置で、平坦な層を積層した一体物を有するものを
提供する。そこでは、第1の層は、入口端と出口端との間に延在する単一の長い
通路を構成する溝形成面を有している。第2の層は、第1の層の溝形成面に接合
された平坦面を有し、これにより、その長さに沿って溝を閉鎖し、入口端と出口
端との間の連通ガス流の排他性を完成している。第1の層は、第1の面と間隔を
おいて平行な関係にある第2の面を有し、電気抵抗ヒ−タ−エレメンントが、第
1の層の第2の面に接着、或いは載置、あるいはその他の状態で第1の層の第2
の面と熱移動(heat−transfer)関係にある。あるいは、電気抵抗
ヒ−タ−エレメントは、溝の壁面に沿って形成される。
溝の伸長長さは、溝のそれぞれの端部における、中央ポ−トと外側ポ−トの間
のらせん状伸展の結果であり、流路の入口端及び出口端は、中央ポ−ト及び外側
ポ−トとそれぞれ逆に組み合わせてもよい。らせん状伸展は、正方形或いは長方
形の平面形状をもつ本体上で、一連の正方形の辺状部(square−legs
ections)であることが望ましい。
また、入口ポ−ト及び/または出口ポ−ト、或いはそれらの双方に、第1の層
の溝形成面における、溝構造であるいわゆる櫛形フィルタアレイを組み合わせる
ことが好ましい。櫛形フィルタ溝の個々の断面積は、流路溝の断面積よりも小さ
いが、集合的な断面積は、流路溝の断面積を越えており、従って、流れのヒ−タ
−制御は、基本的には、らせん状に伸展した流路に制限される。
埋め込み型インシュリン計測装置の場合には、第1の層にはシリコンチップが
適しており、いわゆる単結晶シリコンが望ましい。そうすれば、溝を形成するた
めにフォトエッチング技術を利用するに際し、溝はV字断面をもち、エッチング
は、結晶面配向をたどり、V字の側面の交差する深さにおいて終了するからであ
る。すなわち、エッチングされた溝の幅は、溝の深さを決定し、櫛形フィルタ構
造のための溝をより狭くすると、必然的に、流れ制御らせん流路のより広い溝よ
りも、深さ(および断面)がより小さくなる。マイクロメカニカルデバイスの製
造は、本発明が採用する技術に依ることになる。これらの技術は既に存在し、こ
こ十年以上の間により改良されている。例えば、ジェームス・ビー・エンジェル
(James B.Angell)氏らによる「シリコンマイクロメカニカル装
置(Silicon Micromechanical Device)」、S
ci Am.、1983年4月、p.42〜56や、カート・イー・ピーターソ
ン(Kurt E.Petersen)氏による「メカニカル材料としてのシリ
コン(Silicon as a Mechanical Material)
」、Proc.IEEE、第70巻、第5号、400〜457頁(1982年5
月)(これらの開示は参考のために本明細書中に組み入れる)を参照されたい。
本発明では、シリコンの他に、何らかの単結晶材料、すなわち本発明によってシ
リコンを加工すると同じように加工でき、本発明の使用が求められる環境におい
て機能することに充分な機械的及び構造的一体性を有するあらゆる単結晶材料を
用いることが可能である。このような材料には、例えば、ヒ化ガリウム、種々の
ケイ酸塩、ホウケイ酸塩、アルミノケイ酸塩、関連するガラス、窒化ホウ素や窒
化ケイ素などの各種窒化物などが含まれる。
第2の平坦層には、第1の平坦層の単結晶シリコンと実質的に同一の熱膨脹係
数を有するホウケイ酸ガラスが適している。この膨脹係数の関係は、例えばGe
orge Wallisによる「Field Assisted Glass
Sealing」、Electrocomponent Science an
d Technology、vol.2、no.1、pp.45〜53(197
5)及び「Field Assisted Glass−Metal Seal
ing」、infra、(これらの開示は参考として本明細書中に組入れる)な
どの文献に記載されているように「陽極接着」工程におけるこれらの層の一体化
を可能にする。
好適には、1つ以上の櫛形フィルタアレイを介しての溝形流路のそれぞれの端
部への入口及び出口ポ−トの接続は、接合された層のどれか1つの厚さを介して
行われる。或いは、櫛形フィルタ構造とそれに対する入口/出口接続は、装置の
外側で、接合された層の外側であっても良いが、らせん状溝通路のそれぞれの端
部の1つ或いは双方と連通している。
シリコンウェハ−は、今日のマイクロ電子工学的な用途のために市販されてお
り、上記のエンジェル氏及びピーターソン氏の論文(参考として本明細書中に組
入れる)に概説されているフォトエッチング手順の類に非常に適している。した
がって、直径3インチ厚さ0.015インチの標準ウェハ−は、37個のシリコ
ン層エリア素子[area elements](0.375×0.375イン
チ平方)のアレイを同時にフォトエッチング複製するのに使用できる。エッチン
グされた個々の素子を切り離すために、ダイヤモンドソ−やレ−ザビ−ムなどの
公知の技術を利用できる。個別の但し同一のアセンブリに切断する前に、エッチ
ングされたアレイにガラス層を接合しておくことが、より好ましい。特定の用途
においては、まとまった、非切断多重素子アレイとして、複数個の素子を一体に
組立てたまま保持した方が有利であることもわかっている。
本発明の別の態様においては、レオスタットは、構造的にハウジングから分離
されているが、ハウジング内に固定配置された金属箔に接着することによってハ
ウジングに取り付けられた多層体である。箔層へのチップの固定は、本体をハウ
ジング内に生じる機械的及び/または熱的応力から解放し、それらがチップに伝
搬することを防ぐ。このような応力は、チップの機能を低下させ、チップの亀裂
や歪みや破損を引き起こすほど大きいこともある。本体の表面上には、一連の接
続された流れチャネルがエッチングされ、これは、一連のフィルタを含んでいる
ことが好ましい。また、本体の加熱により、流路を通過する質量流の減少を可能
とするために、表面に沿った蛇行状或いは延長形状をもつことが好ましい。本体
は、電流を直接通過させることによって加熱され、本体自体が抵抗ヒ−タ−とな
る。
別の態様においては、本発明は、質量流を例えば、タ−ンダウン比約3:1と
いった穏やかな流れ範囲内において絞るための固体デバイスを提供する。図面の簡単な説明
本発明を、添付図面とともに好ましい実施例やその他の実施例について詳細に
説明する。

図1において、本発明のマイクロガスレオスタットの1実施例の基本積層構造
は、第1及び第2の層10及び11の接合体からなるものとして示され、それぞ
れが正方形、長方形、八角形、その他の好ましくは規則的な多角形平面形状を持
ち、図3では正方形として示されている。一体化された本体10及び11は、マ
イクロガスレオスタットを通過する制御されたガス流を下流側に排出するための
小径管状端部14を有するカップ状ハウジング部材13の内部に収容されたエラ
ストマシ−ル部材12によって、緩衝され密封されている。排出端部14に沿っ
た絶縁ピンコネクタ構造15は、電気エネルギ−に対する、切離し可能な電気的
接続を可能としている。径方向フランジ状上部ハウジング閉鎖部材16は、本体
10によって制御される加圧ガス流源との接続のための小径管状端部17を有し
ており、11は、ハウジング13内で15における電気的入力に応じるもので、
16は、周方向ウエルド18において永久的に封止されたものとして示されてい
る。
間隔をおいて設けた複数個の開口19を備えた円錐形部材が、注入ガスを周状
の第1マニホ−ルド20に分配し、シ−ル部材12に設けた間隔をおいた複数個
の開口19’が、注入ガスを第2マニホ−ルド20’に分配する。第2マニホ−
ルドは、いわゆる櫛形フィルタである入り口フィルタ構造28の複数個の溝型流
路の開口(入口)端部に対して周方向に連続的に露出して周方向全体で連通して
いる。
図3〜8に注目して、一体化した本体は、第1の平坦層10を有している。こ
の層は、単結晶シリコンであることが好ましく、図3においては、櫛形フィルタ
28の4つの壁25が見えるように溝形成面を上に向けて示されている。図7及
び8に示されているように、櫛形フィルタは、4つの壁25のそれぞれに、平行
に設けた複数個の比較的幅の狭い溝26から成っている。これらの溝は、ガラス
層11によって閉鎖されているため、溝26の各々が、ガス流を、他のすべての
溝26と平行に、図1のマニホ−ルド20’から、周囲の壁25内部のさらなる
マニホ−ルド溝構造27に運ぶことができる。28’において、マニホ−ルド溝
27は、らせん状溝構造の入口端へのアクセスを有している。このらせん状溝構
造は、複数個の、徐々に長さが短くなる相互接続された辺状部を複数個巻回して
成り、図1においてハウジング部材13の出口チュ−ブ14によって受けられる
ものとして示されている中央出口30において下流側に排出するための内側端部
29で終結している。図3における明確さのために、個々の溝幅は、それによっ
て規定される1本の流路のらせん状の長さ全体について描かれていない。むしろ
、徐々に縮小するらせん状経路a、b、c、d、e、f、gを有する1本のライ
ン31が、らせん状通路全体を示している。図6においては、隣接したらせん状
経路b、c、dのVカット幅、深さ、間隔が幅と深さがより小さい、狭幅の櫛形
フィルタ溝26を示す図7と比較するために、同じスケ−ルで示されている。
最後に、図5において、電気抵抗材料32のヒ−タ−レイアウトは、シリコン
層10の他方の平坦面に貼りつけたものとして示されている。このヒ−タ−レイ
アウトは、層10の下面全体を実効的に覆い、図1及び1Aの外部ピンコネクタ
手段15へのリ−ドワイヤ32及び32’を備えている。金属層は、抵抗加熱の
ための典型的なパターンである蛇行パタ−ンとして、表面上にスパッタリング、
或いは電気めっきされた金やアルミニウムであることが好ましい。ここで、ヒ−
タ−用電源との正及び負の接続を提供する2つのピンが設けられている。
図9は、従来の直径3インチ、厚さ0.015インチの同じ一枚の円形ウェハ
−35上にこのウエハから作られる複数個のマイクロガスレオスタットの多素子
複製の典型的なレイアウトを示している。図9において、37個の完全な複製正
方形形状を示す二重線の表示は、ダイヤモンドソ−その他の方法によりウェハ−
全体から個々の正方形素子(例えば、0.375インチ四方)を切断可能である
ことがわかる。ガラス層は、3.0×3.0インチの正方形パネルであり、この
パネルは、単独の素子或いは多数素子アレイに切断する前に、ウェハ−35全体
のすべての溝形成面に接着してあることが理解できよう。
使用において、上述したレオスタットの入口から出口へのガス流は、図10に
示され、次の式の層流状態における関係にしたがう。
は、psiaであらわしたレオスタットの入口及び出口の絶対圧力、Tは絶対温
度(R)、Uはガスの絶対粘度(1bm/ft degree sec)である
。
ヒ−タ−ピンコネクタへの電気エネルギ−は、種々の選択された電圧レベルに
おいて継続的に供給してもよいが、電気的エネルギ−をパルス幅変調ベ−スで供
給して休止期間[dwell period]を連続する入力パルス間に設ける
ことが、現在のところ好まれている。休止期間はガス温度ならびに瞬間圧力レベ
ルP1及びP2をモニタ−(適切なマイクロチップ圧力温度変換器を介して)する
ために繰り返し使用され、これにより、レオスタット制御ガス流の現在質量流が
設定される。例えば、休止期間の間、ヒ−タ−或いはシリコンの抵抗は、ロ−カ
ルセンサによって測定可能である。抵抗は、温度に比例するため、チップの温度
の情報は、その温度の時点での可能な質量流を含んでいる。抵抗温度装置(RT
Ds)は、様々な用途に対して、市販されている。或いは、質量流量は、測定さ
れた入口圧力及び出口圧力とともに、平均本体温度に応答する1つ以上の温度セ
ンサを用いて、予め定められた較正テ−ブルと同様にして決定することができる
。
図10において、いくつかの開始すなわち基準温度の各々について、タ−ンダ
ウン比1から始まる流量タ−ンダウン比が、設定されている。即ち、32 Fか
ら開始する曲線Aと、68 Fから開始する曲線Bと、120 Fから開始する
曲線Cと、160 Fから開始する曲線Dである。
図10に示すサンプルでは、4:1より大きい量のダイナミックレンジは、曲
線Aの32〜600Fまでの範囲にわたって制御可能であることがわかる。この
範囲は、開始温度が順次高くなってゆく曲線B、C、Dについては減少し、16
0Fの開始温度の曲線Dでは、流量制御可能な範囲は、わずかに2.75:1で
ある。
図11〜14に示す、本発明の別の実施例について言及しよう。最初の図(図
11)は、入口ハウジング部材42及び出口ハウジング44とを有するレオスタ
ットハウジング40の理想的な側面図であり、これらのハウジングにより、これ
らのハウジング部材にそれぞれ組み合わされた入口チュ−ブ46及び出口チュ−
ブ48との間の流体連通が提供される。排出すなわち出口ハウジング部材と一体
に、電気的接続部50が設けられ、その配置は、(上述したように)その機能が
多層本体52へ電気的接続を提供することであるため、設計上の単なる選択以上
の問題である。電気的接続は、排出ハウジングと一体の電気的接続構造54内に
おいて支持されている。
図12からわかるように、破線で示す多層本体(52)は、レオスタットハウ
ジング(40)内に支持され、このハウジングには、好ましくは、略円形のハウ
ジングフランジ41を形成して、配管やその他の円形フレ−ムや流路内に装置を
配置するのを容易にする。上述したように、電気的接続には、50A及び50B
として示された2つの入力が必要であり、これらは、ハウジング中に固定され、
絶縁組成物56によってハウジングから電気的に絶縁されている。絶縁組成物は
、ホウケイ酸ガラス構造であることが好ましく、これは、得られるガラスを圧縮
状態に維持するために有効な高温で適所に溶着されている。このようなプロセス
は、Northeast Electronics Corp.,Milfor
d,CTから市販されている。
図12の13−13線に沿った断面図が図13である。ここで、入口ハウジン
グ(42)は、注入チュ−ブ(46)からウエルド59においてハウジングを接
着することによって形成され、排出チュ−ブ48を支持する排出ハウジング(4
4)に至る入口ハウジングマニホ−ルド58を提供している。入口と排出の間に
配置されているのは、好ましくはガス、より好ましくは希ガス、特にキセノンで
ある流体の流れを、入口から排出まで制御するための多層本体52である。本実
施例においては、多層本体は、封止ガラス層60と、中間流れ制御層62と、支
持ガラス層64とを含み、ハウジング内に固定されている。先に述べた実施例に
おいては、本体をハウジングに接続するシ−ルは、エラストマ−材料であり、こ
れは、残念なことに、レオスタットの動作温度を最大約400Fに制限してしま
うという性質をもつ。さらに、エラストマ−材料のガス放出は、広い許容範囲と
高質量流量のもとで高純度のガスが計測される現在のような環境では、非常に困
難である。
ガラス層(60、64)は、約0(ゼロ)〜約600Fまでの動作温度範囲に
おいて、好ましくはシリコンである中間流れ制御層の熱膨脹係数(COTE)に
近似した熱膨脹係数を有する組成体であることが好ましい。好適なCOTEを有
する種々のガラス組成物が知られているが、好ましい組成物として、Dow C
oring(Ithaca,NY)から市販されているgrade−7740ガ
ラスがあげられる。このガラスは、種々の公知の技術によって、シリコン中間層
に接合可能であるが、好ましい方法としては、陽極接合(例えば、上記のWal
lis)があげられる。一般に、陽極接合は、高温面(通常は400〜500C
)の提供を伴い、その上にシリコン層が配置され、その頂部にガラス層が配置さ
れる。約1kVの電圧が2つの層(陰極側のシリコン層、陽極側のガラス層)を
横切って印加され、これらの層は、密封状態で押圧されてシリコン−ガラス積体
を形成する。図9を参照してすでに述べたように、シリコンはマイクロエレクト
ロニクスフォトエッチング技術を用いて作られ、多数のユニットを有するウェハ
−形状に製造される。陽極接合は、ウェハ−を個々の要素に切断する前に行うこ
とが好ましい。すなわち、この好ましいプロセスによって、チップが切断される
時には、それらは既に多層構造になっている。
ハウジングは、304L級などの低カ−ボンのステンレス鋼から作られること
が好ましい。残念なことに、シリコンに良く適合したCOTEを有するガラスは
、ステンレス鋼には接合しにくい。したがって、本発明の好ましい実施例におい
て用いられる好ましいステンレス鋼ハウジングへの接合を容易にするために、多
層本体は、まずKOVAR金属組成物(一般に、鉄、ニッケル、コバルトを含む
)に接着される。多層チップ(52)は支持ガラス層(64)を有しており、そ
れを介して、チップをハウジングのやはりステンレス鋼(例えば、304L)か
ら成るバックプレ−ト66に固定する。ステンレス鋼バックプレ−トと支持ガラ
ス層との間には、KOVAR箔層68があり、これは、ガラスを接着でき、また
、ステンレス鋼バックプレ−ト66によって支持することができる。箔に適した
その他の物質には、チタン、ステンレス鋼、アルニミウムなどがある。例えば、
チタン箔は、ハウジングがチタン製である場合に有用であり、これにより箔をハ
ウジングに溶接できる。箔厚は、約1.5ミルから3ミルが好ましいが、より厚
い箔であっても耐久性については好ましい。但し、箔厚が増加すると、接合はよ
り困難になる。好ましい実施例において、箔層は、バックプレ−トにスパイク溶
接
(例えばレ−ザや電子ビ−ムで)され、バックプレ−トは、ウエルド72におい
てハウジングに固定された円形シ−ルリング70によってハウジングに固定され
る。支持ガラス層は、公知の方法(例えばジー・ウォリス(G.Wallis)
氏及びディ・アイ・ポメランツ(D.I.Pomerantz)氏による「電場
アシストによる金属ガラス封着法(Filed Assisted Glass
−Metal Sealing)」、Applied Physics、第40
巻、第10号、第3946〜3949頁(1969年9月)、この開示は参考と
して本明細書中に組入れる)によって箔層に固着されてる。
得られる構造は、構造的に分離されているが接合されたチップを提供する。こ
のような構成においては、チップは、箔によりハウジング内に生じる機械的及び
熱的応力から切り離される。例えば、ハウジングが、周囲温度の変化(即ち加熱
や冷却)にさらされた場合、ハウジングは、寸法を変化(拡大あるいは縮小)す
る。チップが直接ハウジングに接合されている場合、チップとハウジングとの熱
膨脹係数(COTE)の不適合が非常に大きくなって、その結果チップの破損を
引き起こすことがある。一方、最初に述べた実施例の分離緩衝手段(例えば、エ
ラストマ−やポリマ−ガスケット)をチップの固定に用いた場合、起動時やより
高温の動作温度における有機物質の放出が、流れの調節において、重大な問題を
引き起こす恐れがある。放出は、有機/ポリマ−物質が加熱されたり、ロ−カル
圧力が低下した際に、揮発性物質がそこから放出される場合に起こり得る。そこ
で、もっとも好ましいのは、すべての非金属、特に非無機的な成分の存在を排除
することである。したがって、本発明は、ハウジングに保護され、しかもハウジ
ングの応力から切り離された固体流体制御デバイスを提供している。さらに、ハ

チップ100の直接かつ唯一の支持としてガラス及び/またはシリコンに全面
的に依存することは、チップ100を直接支持し或いはチップと接触する何らか
のヒ−トシンク金属への依存を避け、ヒ−タ−要素に供給する電気エネルギ−の
使用を経済的にできるという理由から、有利であることがわかる。この性質のよ
り大きな利点は、図20の変形例において見ることができる。これは、以下を除
いて、図18について説明したものと全ての点において同様である。すなわち、
図20においては、チップ100と上部ハウジング素子102’の潜在的ヒ−ト
