Description
Metodo per aumentare la conducibilità termica in sistemi che utilizzano LED ad elevata densità di potenza.
L’invenzione riguarda un metodo per migliorare lo smaltimento del calore prodotto in sistemi che utilizzano LED con elevata densità di potenza, ad esempio dispositivi per l’essiccazione di inchiostri in apparati di stampa che utilizzano LED UV.
Per LED ad elevata densità di potenza, si intendono LED con una densità di potenza maggiore di 50W/cm<2>.
Nei suddetti sistemi il problema dello smaltimento del calore prodotto dai LED durante il loro funzionamento à ̈ critico, in quanto occorre evitare che la temperatura del sistema aumenti eccessivamente, il che potrebbe danneggiare irrimediabilmente i LED.
Nei sistemi noti dallo stato della tecnica, come mostrato in Figura 2, i LED 1 vengono montati su una scheda di circuito stampato 2 che comprende un substrato 3 termicamente conduttore, ad esempio in alluminio, o rame, avente, ad esempio, uno spessore compreso tra 1 e 2 mm circa. Il substrato 3 Ã ̈ ricoperto da uno strato 4 di materiale elettricamente isolante, avente, ad esempio, uno spessore di circa 100 Î1⁄4m, sul quale sono ricavate delle piste in materiale elettricamente conduttore (non raffigurate) alle quali vengono connessi i contatti elettrici 5 dei LED 1.
Il calore prodotto dai LED durante il loro funzionamento viene smaltito attraverso il substrato 3, che può essere raffreddato tramite un apposito dispositivo di raffreddamento (non raffigurato).
La presenza dello strato 4 di materiale elettricamente isolante ostacola però lo smaltimento del calore, in quanto anche i materiali elettricamente isolanti che presentano le migliori caratteristiche di conducibilità termica, presentano una resistenza termica ancora troppo elevata, tale da comportare un aumento di temperatura alla giunzione tra LED 1 e strato di materiale isolante 4 anche di 40-50 °C e oltre, il che comporta un aumento significativo della temperatura di funzionamento a regime dei LED, con il conseguente rischio di un rapido danneggiamento dei LED, o comunque di una significativa diminuzione della loro durata di vita.
La presente invenzione si propone di fornire un metodo per migliorare lo smaltimento del calore nei sistemi che utilizzano LED con elevata densità di potenza, in modo che si possa abbassare la temperatura di funzionamento a regime dei LED, in modo semplice ed efficace.
Il compito che à ̈ alla base della presente invenzione viene risolto con un metodo secondo la rivendicazione 1.
Grazie all’invenzione, viene migliorata in modo significativo la trasmissione del calore dai LED al substrato 3 della scheda 2 di circuito stampato, in modo che il calore prodotto dal funzionamento dei LED possa essere smaltito in modo molto più rapido ed efficiente attraverso il substrato 3, abbassando così notevolmente la temperatura di funzionamento a regime dei LED.
Un modo di attuare l’invenzione sarà ora descritto, a puro titolo esemplificativo e non limitativo con riferimento ai disegni allegati in cui:
Figura 1 Ã ̈ una vista del basso di un LED avente elevata potenza specifica;
Figura 2 Ã ̈ una sezione trasversale del LED di Figura 1 montato su una scheda di circuito stampato, secondo lo stato della tecnica;
Figura 3 Ã ̈ una sezione trasversale come quella di Figura 2 che illustra una prima fase del metodo secondo la presente invenzione;
Figura 4 Ã ̈ una sezione trasversale come quella di Figura 2 che illustra una seconda fase del metodo secondo la presente invenzione.
Il LED 1 à ̈ dotato, nella sua parte inferiore 1a, di una serie di contatti elettrici 5 che vengono utilizzati per connettere il LED 1 ad un circuito elettrico. Nella parte inferiore 1a il LED 1 presenta inoltre un elemento dissipatore di calore 6, cosiddetto thermal slug, o pad termico, realizzato, ad esempio, in materiale metallico buon conduttore di calore. L’elemento dissipatore di calore 6 serve per favorire il passaggio del calore prodotto dal LED durante il suo funzionamento verso il substrato 3 della scheda 2 di circuito stampato. L’elemento dissipatore di calore à ̈ isolato elettricamente rispetto ai contatti elettrici 5.
Come già detto, però, lo strato 4 di materiale elettricamente isolante che ricopre il substrato 3 ostacola il suddetto passaggio di calore.
Secondo la presente invenzione, per migliorare la trasmissione di calore tra il LED 1 e il substrato 3 à ̈ previsto di rimuovere, ad esempio tramite una fresatura in asse z controllato, il materiale dello strato 4 elettricamente isolante in corrispondenza di una zona 7 di contatto dell’elemento dissipatore 6 di calore con lo strato 4 elettricamente isolante, in modo da rendere possibile realizzare, in detta zona, un collegamento 8 con elevata conducibilità termica tra l’elemento 6 dissipatore di calore e il substrato 3. Il collegamento con elevata conducibilità termica può essere ottenuto saldando, con apporto di materiale conduttore di calore, ad esempio materiale metallico, l’elemento 6 dissipatore di calore al substrato 3. In alternativa à ̈ possibile realizzare il collegamento tra l’elemento dissipatore di calore 6 e il substrato 3, realizzando un riporto di materiale conduttore di calore, ad esempio materiale metallico, sull’elemento 6 dissipatore di calore e/o sul substrato 3, ad esempio tramite un metodo elettrochimico o tramite deposito di vapori di detto materiale metallico su detto elemento 6 dissipatore di calore e/o su detto substrato 3.
Grazie alla realizzazione del collegamento 8 con elevata conducibilità termica tra l’elemento dissipatore di calore 6 e il substrato 3 viene fortemente migliorata la trasmissione al substrato 3 del calore prodotto dal LED 1 durante il suo funzionamento, il che consente di ridurre sensibilmente la temperatura di funzionamento del LED 1, aumentando così in modo significativo la sua durata di vita e riducendo drasticamente il rischio di guasti dovuti a surriscaldamento del LED.
Nell’attuazione pratica, i materiali, le dimensioni e i particolari esecutivi potranno essere diversi da quelli indicati, ma ad essi tecnicamente equivalenti, senza per questo uscire dall’ambito della presente invenzione.
Claims (6)
- RIVENDICAZIONI 1. Metodo per migliorare la dissipazione di calore in sistemi che utilizzano LED (1) a elevata densità di potenza montati su una scheda (2) di circuito stampato, detti LED (1) essendo dotati ciascuno, su una loro faccia (1a), di una pluralità di contatti elettrici (5) utilizzabili per connettere elettricamente i LED (1) a piste conduttrici realizzate su detta scheda (2), detti LED (1) essendo inoltre dotati, su detta faccia (1a), di un elemento (6) dissipatore di calore, detta scheda (2) comprendendo un substrato (3) in materiale termicamente conduttore, ricoperto da uno strato di materiale elettricamente isolante (4), sul quale sono realizzate dette piste conduttrici, detti LED (1) essendo montati su detta scheda (2) in modo che detta faccia (1a) con detto elemento (6) dissipatore di calore sia rivolta verso detto strato (4) di materiale elettricamente isolante, caratterizzato dal fatto che comprende le seguenti fasi: - rimuovere il materiale di detto strato (4) elettricamente isolante in corrispondenza di una zona (7) di contatto tra detto elemento (6) dissipatore di calore di ciascun LED (1) e detto strato (4) elettricamente isolante; - realizzare un collegamento (8) termicamente conduttore tra detto elemento dissipatore di calore (6) e detto substrato (3).
- 2. Metodo secondo la rivendicazione 1, in cui detto collegamento (8) termicamente conduttore à ̈ realizzato utilizzando un materiale metallico.
- 3. Metodo secondo la rivendicazione1, oppure 2, in cui detto collegamento (8) termicamente conduttore à ̈ realizzato saldando detto elemento (6) dissipatore di calore a detto substrato (3).
- 4. Metodo secondo la rivendicazione 1, oppure 2, in cui detto collegamento (8) termicamente conduttore à ̈ ottenuto realizzando un riporto di un materiale termicamente conduttore su detto elemento (6) dissipatore di calore e/o su detto substrato (3).
- 5. Metodo secondo la rivendicazione 4, in cui detto riporto à ̈ realizzato tramite un metodo elettrochimico.
- 6. Metodo secondo la rivendicazione 4, in cui detto riporto à ̈ realizzato tramite deposizione di vapori di detto materiale termicamente conduttore su detto elemento(6) dissipatore di calore e/o su detto substrato (3).
