Abstract
939,105. Semi-conductor devices. ROBERT BOSCH G.m.b.H. April 11, 1960 [April 11, 1959], No. 12747/60. Class 37. [Also in Group XXXV] A semi-conductor device, Fig. 2, for use in a vehicle lighting system (see Group XXXV) comprises a cup-shaped member 40, manufactured from copper plate by deep-drawing, to a base 41 of which is soldered a semi-conductor disc 43 by a tin-disc 42. The semi-conductor disc is manufactured from high purity germanium melted with an addition of antimony in a crucible and a single cylindrical crystal is drawn from the melt having a specific resistance of 0.1 ohm per cm.<SP>3</SP> and the disc is obtained by saw cuts transversely to the longitudinal axis of the crystal. A copper wire 46 is soldered to the disc by a pill of indium and passes through an insulating disc 45 and a sealing composition 47. The semi-conductor is soldered together in one operation by heating at 520‹ to 530‹ C. under a gas or in vacuo. The graph, Fig. 3, shows the relationship between the voltage U AK , effective cup-shaped member 40 and wire 46, and the current J flowing through the semiconductor, the sharp bend in the characteristic being obtained by the considerable portion of copper in the solder pill.
