Abstract

1308864 Semi-conductor devices HITACHI Ltd 19 April 1971 [2 Feb 1970] 20828/71 Heading H1K In a field-effect semi-conductor device having a control electrode G provided on a layer of insulating material 9 the semi-conductor material layer beneath the electrode has a first part 4 whose surface lies in a first crystal plane and a second part 5 whose surface lies in a second crystal plane different from the first. The first plane is the (100) plane and the second is the (111) plane. The device may be a F.E.T. with the source 7 in one part of the semi-conductor material and the drain 8 in the other part of the semi-conductor material, or a variable capacitance diode, Fig. 7, not shown. The method of growing the regions of different crystal alignment is described. In another embodiment of the F.E.T. a region of opposite conductivity to the semi-conductor material layer is formed at the junction of the two parts of different crystalline properties, Fig. 2, to improve electrical connection between them. In a further embodiment, Fig. 5, not shown, the surface of the semi-conductor material layer is in the (100) plane but its direction between a point under the control electrode and the drain is etched to have a slope so that its surface lies in the (111) plane. The control electrode may be formed of at least two portions interconnected or one single portion.
