Abstract

1308624 Crystallization furnace PHILIPS ELECTRONICS & ASSOCIATED INDUSTRIES Ltd 20 May 1970 [23 May 1969] 24466/70 Heading BIS [Also in Division F4] An electric furnace suitable for forming monocrystals of semiconductors, e.g. GaAs or GaP, comprises a plurality of superimposed annular plates 11, 12, 13, 19 of a refractory material, e.g. Al 2 O 3 , each provided with a heating resistor 14, 15, 16, 20 and which form a central channel C for the vessel containing the melt, there being annular disc 21 located between the two lowermost heating plates 13, 19, made of a porous refractory material, e.g. Al 2 O 3 , and having a central tubular portion 3, which may be of truncated cone shape, extending towards the lower plate 19. Plates 11-13 form a melting region and the region from the lower orifice in plate 19 to the output orifice 30 a crystallization region for material which is passed through the furnace in a sealed ampoule. The disc 19 allows heat control between the lower plate and those above it for establishing a large temperature gradient, e.g. 100‹C/cm, in the crystallizing region.
