Abstract

1305491 Integrated circuits RCA CORPORATION 14 April 1970 [21 April 1969] 17683/70 Heading H1K [Also in Division H3] A monolithic circuit comprises an N type substrate 30 forming the substrate for one insulated gate F.E.T. 16 and in which is a "well" of P material 40 forming the substrate for a second I.G.F.E.T. 20, the two gates of the F.E.T.s being connected together by connection 21 and to areas of P, 37, and N, 47, material to form diodes D1, D2 which limit the maximum voltage possible on the gates of the F.E.T.s and thereby protects them from breakdown. The N and P substrates are connected to positive supply and earth respectively.
