La figure 3 propose et détaille un exemple de procédé de fabrication modulable suivant les caractéristiques géométriques et topologiques du laser utilisé. Il s'applique aux lasers à émission latérale avec contacts n et p en face avant ainsi qu'aux lasers à émission verticale dit VCSEL. Le substrat 106 (fig 3a) de départ intègre les lignes électriques d'alimentation du laser et les plots d'accrochage des billes de soudure pour la liaison. Il peut également comporter d'autres composants nécessaires au bon fonctionnement de l'émetteur laser considéré (éléments passifs capacitifs, inductifs, résistances, photodiodes, circuit de pilotage...). Figure 3 proposes and details an example of modular manufacturing method according to the geometric and topological characteristics of the laser used. Ces billes seront préférentiellement de petite taille autour de 20pm de diamètre de manière à pouvoir en positionner le plus possible. Ces techniques impliquent différentes étapes technologiques de résinage, lithographie, ouverture des zones de contact, dépôt du matériau fusible (indium par exemple), formatage des billes. Le composant laser à émission latérale ou verticale est ensuite positionné et soudé par traitement thermique au réseau de billes qui assure ainsi la connexion électrique et le contact thermique entre le laser et le support semi- conducteur dissipateur (Fig3c). Le composant est ensuite enrobé avec un polymère conducteur thermique et isolant électrique de manière (111) à assurer un maintien mécanique ainsi qu'un contact thermique aussi large que possible de la puce laser. Notons que suivant le procédé de soudure on peut avoir un phénomène d'auto alignement de la puce. La réalisation des billes de soudure ainsi que les méthodes d'enrobage sont décrites dans les procédés relatifs aux brevets US 5496769 et FR9615348. On effectue ensuite un résinage (114), procédé classique en microélectronique. Un polissage de l'ensemble permet de planariser et de libérer la face arrière du composant (Fig3e). Le polissage permet également d'éliminer tout ou partie du substrat sur lequel a été réalisé le laser et qui généralement est du matériau GaAs ou InP considérés comme de mauvais conducteurs thermiques. The component is then coated with a thermally conductive and electrically insulating polymer (111) to ensure a mechanical hold and a thermal contact as wide as possible of the laser chip. Note that following the welding process we can have a phenomenon of self alignment of the chip. The production of solder balls as well as the coating methods are described in the processes relating to US Pat. Nos. 5,494,669 and 3,915,348. Resin (114) is then carried out, a conventional method in microelectronics. Polishing the assembly allows to planarize and release the rear face of the component (Fig3e). The polishing also makes it possible to eliminate all or part of the substrate on which the laser has been made and which generally is of GaAs or InP material considered to be poor thermal conductors.
Ceci est particulièrement recommandé dans le cas des lasers à émission verticale. Le dépôt est ensuite réalisé sur des épaisseurs allant de quelques dizaines de microns à 100pm (Fig 3h). Les étapes représentées sur les fig 3i, 3j et 3k consistent à éliminer les différentes couches de résines par des solvants libérant ainsi l'ensemble de l'empilement du dispositif. Ces étapes sont des étapes technologiques connues de l'homme de l'art. This is particularly recommended for vertical emitting lasers. De plus dans cette configuration flip chip du composant, le substrat peut être intégralement retiré et remplacé par un matériau à haut pouvoir de dissipation. Ainsi la chaleur est évacuée au plus proche de la jonction semi conductrice. En effet un amincissement conventionnel peut difficilement être poussé en deçà d'une épaisseur de 100pm de substrat sans poser des problèmes de manipulation.
