Abstract
L'invention concerne un procédé de transfert d'une couche utile (15) sur un substrat support (20), le procédé comprenant : a) la fourniture d'un substrat donneur (10) qui comprend une couche donneuse (12); b) la formation d'une zone de fragilisation (14), par implantation d'espèces dans la couche donneuse (12), qui délimite avec cette dernière une couche utile (15); c) l'assemblage du substrat support (20) avec le substrat donneur (10); d) un traitement thermique qui comprend une première et une deuxième phase, la première phase, d'une première durée, comprend une élévation à une première température, et est adaptée pour permettre une maturation de défauts, et prévenir l'initiation d'une fracture dans ladite zone (14), la deuxième phase, d'une deuxième durée, comprend un palier à une deuxième température, inférieure à la première température, et est adaptée pour initier une fracture le long de la zone de fragilisation.
Description
- La présente invention concerne le domaine des structures hétérogènes.
- En particulier, la présente invention concerne un procédé de transfert d’une couche utile sur un substrat support impliquant la technologie SmartCut ™.
- Notamment, le procédé selon la présente invention concerne un procédé permettant de limiter la température de fracture afin de réduire le risque d’apparition de fissures et/ou de délamination.
- Le procédé selon la présente invention est alors avantageusement mis en œuvre pour la fabrication de substrat de piézoélectrique sur isolant.
- Le document FR3068508A1 divulgue un procédé de transfert d’une couche utile sur un substrat support. En particulier, le document FR3068508A1 divulgue un procédé permettant le report, selon un procédé SmartCut™, d’une couche utile sur un substrat support.
- Le procédé de transfert décrit dans le document FR3068508A1 comprend, à cet égard, les étapes suivantes :
- a0) une étape de fourniture d’un substrat donneur qui comprend, d’une face avant vers une face arrière, une couche donneuse reposant sur une face d’un substrat manipulateur ;
- b0) une étape d’implantation d’espèces par la face avant dans la couche donneuse de manière à former une zone de fragilisation qui s’étend selon un plan parallèle à la face avant et qui délimite avec ladite face avant une couche utile ;
- c0) une étape d’assemblage de la face avant du substrat donneur avec une face principale d’un substrat support ;
- d0) une étape de traitement thermique destinée à initier la propagation d’une onde de fracture au sein de la zone de fragilisation et ainsi transférer la couche utile sur la face principale du substrat support.
- Ce procédé est avantageusement mis en œuvre dès lors que les matériaux formant la couche utile et le substrat support présentent des coefficients de dilatation thermique différents. Plus particulièrement, le procédé divulgué dans le document FR3068508A1, afin de limiter les risques d’une fracture incontrôlée ou d’un report partiel et/ou défectueux de la couche utile, propose de considérer un substrat manipulateur fait d’un matériau présentant un coefficient de dilatation thermique similaire à celui du matériau formant le substrat support.
- Néanmoins, la considération d’un tel substrat donneur reste problématique.
- En effet, l’interface formée entre la couche donneuse et le substrat manipulateur est sensible au traitement thermique. Notamment, cette interface peut être le lieu de l’apparition de fissures et/ou d’une délamination de la couche donneuse.
- Ainsi, un but de la présente invention est de proposer un procédé de transfert d’une couche utile sur un substrat donneur permettant de prévenir l’apparition de fissures au niveau de l’interface formée entre la couche donneuse et le substrat manipulateur et la délamination de la couche donneuse.
- Le but de l’invention est atteint par un procédé de transfert d’une couche utile sur un substrat support, le procédé comprenant les étapes suivantes :
- a) la fourniture d’un substrat donneur qui comprend, à partir d’une face principale, une couche donneuse formée d’un matériau piézoélectrique, et un substrat manipulateur, la couche donneuse reposant sur une face du substrat manipulateur ;
- b) la formation d’une zone de fragilisation, par implantation d’espèces dans la couche donneuse, parallèle à la face principale et qui délimite avec cette dernière une couche utile ;
- c) l’assemblage du substrat support avec le substrat donneur de manière à intercaler la couche donneuse entre le substrat manipulateur et le substrat support ;
- d) un traitement thermique qui comprend, dans l’ordre, une première phase et une deuxième phase, la première phase, d’une première durée, comprend une élévation de température jusqu’à une première température, et est adaptée d’une part pour permettre une maturation de défauts, générées par les espèces, dans la zone de fragilisation, et d’autre part pour prévenir l’initiation d’une fracture dans ladite zone de fragilisation, la deuxième phase, d’une deuxième durée, comprend un palier à une deuxième température, inférieure à la première température, et est adaptée pour initier une fracture le long de la zone de fragilisation et ainsi transférer la couche utile sur la face avant, et
- dans lequel un écart absolu entre la première température et la deuxième température est inférieur à 40°C, et est supérieur à 30°C.
- Selon un mode de mise en œuvre, l’étape d) comprend également une phase de renforcement précédant la première phase et exécutée à une température, dite température de renforcement, inférieure à la première température, la phase de renforcement étant destinée en renforcer une énergie de collage d’une interface formée entre le substrat support et le substrat donneur lors de l’exécution de l’étape c).
- Selon un mode de mise en œuvre, la première phase comprend dans l’ordre : une montée en température, un palier à la première température, et une descente en température jusqu’à la deuxième température.
- Selon un mode de mise en œuvre, la première phase est ajustée en fonction des conditions d’implantation des espèces lors de l’exécution de l’étape b).
- Selon un mode de mise en œuvre, l’écart relatif entre les coefficients de dilatation thermique des matériaux formant, respectivement, le substrat manipulateur et le substrat support est inférieur à 10%.
- Selon un mode de mise en œuvre, le substrat manipulateur comprend un substrat massif sur une face duquel repose une couche intermédiaire, la couche intermédiaire étant intercalée entre la couche donneuse et le substrat massif, avantageusement, la couche intermédiaire comprend un matériau polymère.
- Selon un mode de mise en œuvre, la première température est inférieure à 300°C, avantageusement inférieure à 250°C, encore plus avantageusement inférieure à 220°C.
- Selon un mode de mise en œuvre, l’écart absolu entre la première température et la deuxième température est inférieur à 40°C, et est supérieur à 30°C.

- En particulier, le procédé comprend l’exécution des étapes a) à d). Notamment, l’étape a) comprend la fourniture d’un substrat donneur. Ce dernier est pourvu, à partir d’une face principale, une couche donneuse formée d’un matériau piézoélectrique, et un substrat manipulateur.

- Le substrat manipulateur 13 peut comprendre tout type de matériau, et plus particulièrement un matériau semi-conducteur tel que du silicium, ou un matériau isolant tel qu’un verre.
- Selon un mode de réalisation particulier, et tel qu’illustré à la
, le substrat manipulateur peut comprendre un substrat massif 13a (« bulk substrate » selon la terminologie Anglo-Saxonne) sur une face duquel repose une couche intermédiaire 13b. Une telle considération, permettra de limiter les contraintes susceptibles d’apparaître lors de l’exécution d’un traitement thermique de l’étape d) décrite dans la suite de l’énoncé.
- L’étape a) est suivie d’une étape b) représentée à la
. - Notamment, l’étape b) comprend la formation d’une zone de fragilisation 14, par implantation d’espèces dans la couche donneuse 12. Plus particulièrement, la zone de fragilisation s’étend dans un plan parallèle à la face principale 11 et délimite avec cette dernière une couche utile 15.
- Par « zone de fragilisation », on entend une zone le long de laquelle une onde de fracture est susceptible de se propager afin de provoquer le détachement de la couche utile 15 de la couche donneuse 12.
- Il est par ailleurs entendu, sans qu’il soit nécessaire de le préciser, que les espèces implantées sont choisies de manière à pouvoir provoquer, par activation thermique, d’une part une maturation de défauts au sein de la zone de fragilisation et d’autre part la propagation d’une onde de fracture le long de la zone de fragilisation.
- L’implantation d’espèces peut notamment mettre en œuvre une implantation ionique, et plus particulièrement, une implantation d’ions hydrogène et/ou d’ions hélium.
- Les conditions d’implantation, en termes de dose d’espèces implantées et d’énergie d’implantation, conditionnent l’épaisseur de la couche utile 15. A titre d’exemple, et pour une couche donneuse 12 faite LiTaO3, une dose d’ions d’hydrogène comprise entre 1E16 at/cm² et 5E17 at/cm² , avec une énergie d’implantation comprise entre 30keV et 300keV permettent de former une couche utile 15 d’une épaisseur comprise entre 200 nm et 2000 nm.
- Le procédé selon la présente invention comprend également l’exécution d’une étape c) (
). - L’étape c) comprend l’assemblage du substrat donneur 10 et du substrat support 20 de manière à intercaler la couche donneuse 12 entre le substrat support 20 et le substrat manipulateur 13.
- Ainsi, et tel qu’illustré à la
, l’étape c) comprend l’assemblage comprend la mise en contact de la face principale 11 avec une face avant 21 d’un substrat support 20. - L’invention n’est toutefois pas limitée à cet aspect, et il est possible de considérer une étape de formation d’une couche de matériau diélectrique sur la couche donneuse et/ou sur la face avant du substrat support précédant l’étape c).
- A cet égard, la
illustre un substrat donneur 10 qui comprend une couche de matériaux diélectrique (par exemple du dioxyde de silicium), dites première couche 17 reposant sur la couche donneuse. - De manière alternative ou complémentaire, la couche de matériau diélectrique peut être formée sur la face avant du substrat support 20. illustre un substrat support 20 qui comprend une couche de matériaux diélectrique (par exemple du dioxyde de silicium), dite deuxième couche 22 reposant sur la face avant du substrat support 20. - Dans un tel cas de figure, la première couche 17 et/ou la deuxième couche 22 se retrouve, à l’issue de l’exécution de l’étape c), intercalée entre la couche donneuse et le substrat support.
- L’étape c) d’assemblage peut comprendre un collage moléculaire qui se traduit, lors de la mise en contact des face libres des substrats donneur et support, par la propagation d’une onde de collage et par voie de conséquence d’une adhésion entre lesdites faces. L’invention n’est pas limitée à la seule mise en œuvre d’un collage moléculaire. Il est à cet égard possible de considérer une collage par compression ou par thermocompression, un collage au moyen d’une couche adhésive.
- L’étape c) est alors suivi d’une étape d) de traitement thermique destinée à initier une onde de fracture le long de la zone de fragilisation afin de provoquer le détachement de la couche utile 15 et par voie de conséquence transférer cette dernière sur la face avant 21 du substrat support 20.
- Toutefois, afin de prévenir l’apparition de fissures ou d’une délamination de la couche donneuse au niveau de l’interface formée entre ladite couche donneuse 12 et le substrat manipulateur 13, le traitement thermique est exécuté de manière à ce que l’initiation de l’onde de fracture se produise à la température la plus basse possible.
- A cet égard, le traitement thermique comprend deux phases dites, respectivement, première phase et deuxième phase.
- La
représente graphiquement un exemple de traitement thermique susceptible d’être mis en œuvre lors de l’exécution de l’étape d). - Notamment, la
représente selon l’axe horizontal le temps et selon l’axe vertical la température imposée à l’assemblage formé par le substrat donneur 10 et le substrat support 20. la première phase comprend dans l’ordre : une montée en température A, un palier à la première température B, et une descente en température C jusqu’à la deuxième température. - La première phase (illustrée à la

), d’une deuxième durée d2, comprend un palier à la deuxième température T2, inférieure à la première température T1, et est adaptée pour initier une fracture le long de la zone de fragilisation et ainsi transférer la couche utile sur la face avant. - Il est entendu, sans qu’il soit nécessaire de le préciser, que la deuxième phase est exécutée dans la continuité de la première phase.
- L’étape d) peut notamment être exécutée dans un four de traitement par lots (« Batch oven » selon la terminologie Anglo-Saxonne), sous une atmosphère contrôlée et plus particulièrement inerte. L’invention n’est pas limitée à la mise en œuvre d’un four de traitement par lots. Notamment, un four de recuit rapide peut également être considéré.
- La considération d’un traitement thermique en deux phases permet d’initier une onde de fracture, et par voie de conséquence un report de la couche utile 15 sur le substrat support 20, à une température plus faible que celles aujourd’hui envisagées dans l’état de la technique.
- De manière avantageuse, la première phase peut être précédée d’une phase de renforcement de l’interface formée lors de l’assemblage du substrat donneur et du substrat support. La phase de renforcement est à cet égard exécutée à une température, dite température de renforcement Tr, inférieure à la première température.
- Il est entendu, sans qu’il soit nécessaire de le préciser, que la première phase est ajustée en fonction des conditions d’implantation des espèces lors de l’exécution de l’étape b).
- Notamment les conditions de traitement thermique, et plus particulièrement la première température T1, la deuxième température T2, la première durée d1 et la deuxième durée d2 peuvent être déterminées de manière empirique.
- A cet égard, et à titre d’exemple, les figures 4A à 4C sont des représentations graphiques de différents traitements thermiques imposés à des lots de 25 assemblages obtenus à l’issue de l’étape c). Lors de l’exécution de chacun de ces traitements thermiques, les inventeurs ont repéré les instants de détection de l’initiation d’une fracture susceptible d’intervenir au sein de chacun des assemblages.
- Ainsi, la
représente graphiquement un traitement thermique, dit premier traitement thermique, pour lequel la première et la deuxième températures sont égales à, respectivement, 200 °C et 160 °C, tandis que la première et la deuxième durées sont égales à, respectivement, 7 min et 6 heures. - La
représente graphiquement un traitement thermique, dit deuxième traitement thermique, et qui diffère du premier traitement thermique en ce que la deuxième température et la deuxième durée sont égales, respectivement, à 170 °C et 4 heures. - La
représente graphiquement un traitement thermique, dit troisième traitement thermique, et qui diffère du premier traitement thermique en ce que la première et la deuxième durées sont égales à, respectivement, 20 min et 4 heures. - Lors de l’exécution du premier traitement, les inventeurs ont pu constater que 8 assemblages sur les 25 présents dans le four de traitement thermique n’ont subi aucune fracture.
- La considération d’une deuxième température plus élevée (170°C) lors de l’exécution du deuxième traitement (
) permet pour sa part d’initier une onde de fracture au sein de chacun des 25 assemblage dans la deuxième phase dudit traitement. Toutefois, l’initiation d’une onde de fracture de deux des 25 assemblages n’est observée qu’après la fin du palier de la deuxième phase. Les conditions imposées lors de l’exécution de ce deuxième recuit ne permettent pas de conférer la stabilité requise au procédé selon la présente invention. - La considération d’un palier de maturation plus long (première phase) lors de l’exécution du troisième traitement conduit à l’initiation d’une onde de fracture lors de la première phase (plus particulièrement lors de la descente en température C). Un tel traitement thermique ne permet pas de stabiliser l’étape d).
- Sur la base de ces résultats, les inventeurs estiment que les paramètres optimaux du traitement thermique pour les conditions d’implantation considérées sont les suivants :
- - température T1= 200 °C,
- - durée d1 = 15 min,
- - température T2=170 °C,
- - durée d2 = 4 heures.
- Les principes ci-avant permettent ainsi de déterminer les conditions de traitement thermique optimal pour l’exécution de l’étape d).
- De manière avantageuse, la première température T1 est inférieure à 300°C, avantageusement inférieure à 250°C, encore plus avantageusement inférieure à 220°C.
- Toujours de manière avantageuse, l’écart absolu entre la première température T1 et la deuxième température T2 est inférieur à 40°C, et est supérieur à 30°C. Par exemple, la deuxième température T2 est inférieure à 180°C , avantageusement inférieure à 170°C.
- Avantageusement, la deuxième durée d2 est inférieure à 6 heures, avantageusement inférieure à 4 heures.
- L’exécution du traitement thermique de l’étape d) selon les termes de la présente invention, permet de limiter la température du palier au cours duquel l’initiation d’une onde de fracture et susceptible d’intervenir. Cet aspect permet de limiter les contraintes au niveau de l’interface formée entre la couche donneuse et le substrat manipulateur, et éventuellement dans la couche intermédiaire si elle est considérée.
- En d’autres termes, le traitement thermique, tel que considéré dans la présente invention, limite l’apparition de fissures et/ou de délamination tel que de décrits dans la section « ARRIERE PLAN TECHNOLOGIQUE DE L’INVENTION ».
- Bien sûr, l’invention n’est pas limitée aux modes de réalisation décrits et on peut y apporter des variantes de réalisation sans sortir du cadre de l’invention tel que défini par les revendications.
Claims (13)
- Procédé de transfert d’une couche utile (15) sur un substrat support (20), le procédé comprenant les étapes suivantes :
a) la fourniture d’un substrat donneur (10) qui comprend, à partir d’une face principale, une couche donneuse (12) formée d’un matériau piézoélectrique, et un substrat manipulateur (13), la couche donneuse (12) reposant sur une face du substrat manipulateur (13) ;
b) la formation d’une zone de fragilisation (14), par implantation d’espèces dans la couche donneuse (12), parallèle à la face principale et qui délimite avec cette dernière une couche utile (15) ;
c) l’assemblage du substrat support (20) avec le substrat donneur (10) de manière à intercaler la couche donneuse (12) entre le substrat manipulateur (13) et le substrat support (20) ;
d) un traitement thermique qui comprend, dans l’ordre, une première phase et une deuxième phase, la première phase, d’une première durée, comprend une élévation de température jusqu’à une première température, et est adaptée d’une part pour permettre une maturation de défauts, générées par les espèces, dans la zone de fragilisation (14), et d’autre part pour prévenir l’initiation d’une fracture dans ladite zone de fragilisation (14), la deuxième phase, d’une deuxième durée, comprend un palier à une deuxième température, inférieure à la première température, et est adaptée pour initier une fracture le long de la zone de fragilisation (14) et ainsi transférer la couche utile (15) sur le substrat support (20). - Procédé selon la revendication 1, dans lequel l’étape d) comprend également une phase de renforcement précédant la première phase et exécutée à une température, dite température de renforcement, inférieure à la première température, la phase de renforcement étant destinée en renforcer une énergie de collage d’une interface formée entre le substrat support (20) et le substrat donneur (10) lors de l’exécution de l’étape c).
- Procédé selon la revendication 1 ou 2, dans lequel la première phase comprend dans l’ordre : une montée en température, un palier à la première température, et une descente en température jusqu’à la deuxième température.
- Procédé selon l’une des revendications 1 à 3, dans lequel la première phase est ajustée en fonction des conditions d’implantation des espèces lors de l’exécution de l’étape b).
- Procédé selon l’une des revendications 1 à 4, dans lequel l’écart relatif entre les coefficients de dilatation thermique des matériaux formant, respectivement, le substrat manipulateur (13) et le substrat support (20) est inférieur à 10%.
- Procédé selon l’une des revendications 1 à 5, dans lequel le substrat manipulateur (13) comprend un substrat massif sur une face duquel repose une couche intermédiaire, la couche intermédiaire étant intercalée entre la couche donneuse (12) et le substrat massif, avantageusement, la couche intermédiaire comprend un matériau polymère.
- Procédé selon l’une des revendications 1 à 6, dans lequel la première température est inférieure à 300°C, avantageusement inférieure à 250°C, encore plus avantageusement inférieure à 220°C.

- Procédé selon l’une des revendications 1 à 8, dans lequel la deuxième température est inférieure à 180°C , avantageusement inférieure à 170°C.
- Procédé selon l’une des revendications 1 à 9, dans lequel les espèces comprennent au moins un des éléments choisis parmi : ions hydrogène, ions hélium.
- Procédé selon l’une des revendications 1 à 10, dans lequel le matériau piézoélectrique comprend au moins un des éléments choisi parmi : LiTaO3, LiNbO3, LiAlO3, BaTiO3, PbZrTiO3, KNbO3, BaZrO3, CaTiO3, PbTiO3, KTaO3.
- Procédé selon l’une des revendications 1 à 11, dans lequel l’étape c) d’assemblage est précédée d’une étape de formation d’une couche de matériau diélectrique sur la couche donneuse (12) et/ou sur une face avant (21) du substrat support (20).
- Procédé selon l’une des revendications 1 à 12, dans lequel l’étape c) d’assemblage comprend un collage moléculaire.
