Definitions
- the channel is made of varnish on all sides and thus the channel has no level contact with the substrate.
- the proposed solution requires more than one coating step, each with a subsequent exposure consisting of flood or structural exposures.
- the object of the present invention is to provide a device for liquid atomization with which a safe, reproducible and uniform atomization of liquids can be ensured using surface acoustic waves, and furthermore to provide a method for their production which is easily reproducible and applicable on an industrial scale is.
- microchannel an opening of which is arranged at the position at which the amplitude of the acoustic wave or waves is 5-30%, still advantageously 5-15% of the maximum amplitude of the wave or waves.
- the polymer material of the microchannels consists of epoxy-based polymeric photoresist, or novolak-based polymeric photoresist or acrylic-based polymeric photoresist.
- the device for liquid atomization which essentially connects a SAW component with a polymeric, lithographically produced component and uses the properties of an acoustic wave for liquid atomization.
- the device consists of a substrate which can be used for a SAW component. These are piezoelectric substrates or substrates coated with a piezoelectric layer or from a substrate connected to a piezoelectric substrate via a coupling medium.
- the latter substrates are referred to as superstrates or super-substrates in the field of SAW liquid actuators.
- These can be, for example, non-piezoelectric glass, ceramic, metal or polymer plates which are acoustically coupled to a piezoelectric substrate using a coupling medium.
- Integrated methods which reduce or even completely prevent backscattering of UV light from the underside of the substrate or the substrate holder are advantageous for a two-stage exposure process on transparent substrates.
- This can be done, for example, by a functional coating with a suitable layer system acting as a Bragg reflector on the substrate surface.
- the layer acting as a Bragg reflector would thus imitate the positive reflection properties of Si substrates.
- the increase in the amplitude of the wave or waves is defined in the context of this invention in such a way that when a wave or waves is formed on a substrate, the wave or waves is viewed across the cross-section, starting from the substrate from both lateral edges of the wave to the amplitude up to Amplitude maximum or several amplitude maxima increases.
- This location can be calculated for known data of the SAW component. However, the location can also be determined by measuring the amplitude distribution for a given structure and input signal, for example with the aid of a vibrometer. The position of the position can also be shifted on the substrate surface for a given structure by increasing or decreasing the power supplied to the IDT, so that at a fixed position on the Substrate surface the amount of increase in amplitude and the amplitude of the acoustic wave or waves can be changed.
- the at least second opening of the microchannels which is not arranged in the direction of the acoustic wave, is connected to a liquid reservoir.

Description
The invention relates to the field of microacoustics and relates to a device for atomizing liquids, as can be used, for example, in the medical field for inhalation or in the technical field for cooling or controlling atmospheric conditions, but also for fuel injection or fragrance distribution or for micro-printing processes , and a process for their manufacture.
Piezoelectric substrates with interdigital transducers (English: IDT) with apertures of 1 - 10 mm (overlap area of the finger electrodes) at frequencies between 1 and 200 MHz were used as components. Lithium niobate, aluminum nitride or zinc oxide were used as substrates. As Liquids have been atomized, for example, water, alcohols, glycerol, oils, micro- and nanoparticle solutions, cell solutions or protein solutions. The electrical control takes place via frequency generators and amplifiers, continuously or in pulse mode.
A. Qi, et al: Physics of Fluids 20, 1 (2008
- 1. The liquid is applied to the substrate surface in the form of individual drops (
A. Qi, et al: Physics of Fluids 20, 1 (2008
The disadvantages of this solution lie in its non-continuous supply of liquid, the non-reproducible liquid geometry on the substrate and the atomization process, which is not constant over time, which then also requires aerosol properties that change over time. - 2. The liquid is brought into the sound path with the help of liquid-soaked fabrics / fleeces that are in contact with the substrate surface (
D. Taller, et al: Phys. Rev. E 87, 053004 (2013
The disadvantages of these processes are the low reproducibility of the fleece geometry and positioning, the difficult miniaturization and the undefined interaction of the SAW with the fabric / fleece if its geometry (pore size, fiber diameter, etc.) is in the order of the acoustic wave. - 3. The liquid is fed through a capillary gap (
M. Kurosawa et al: IEEE Proceedings, 25 (1995
The disadvantage of this solution lies in the complex technological implementation and expensive manufacture as well as the still unreliable way of working.
So far, only one location has been described with regard to the location of the liquid supply on the substrate surface: The liquid is supplied in the area of the maximum amplitude of the particle oscillation, so that the acoustic wave that is running hits the liquid centrally (
It is disadvantageous, however, that there are secondary interactions between the SAW and the liquid volume and / or the liquid meniscus, such as, for example, liquid accumulation due to the increase in the contact angle to the Rayleigh angle and the supply of liquid from the reservoir, and flow excitation ("acoustic streaming ", Eckart flow), for the excitation of capillary waves at the liquid-gas interface up to the separation of larger liquid drops (jetting), which reduce the efficiency of the atomization process, destabilize the atomization process and can negatively influence the aerosol properties.
Disadvantages of using grayscale masks are, on the one hand, the great effort, including the higher costs, in the production of the masks and the blurred transitions from the duct wall to the duct cover with small dimensions and aspect ratios.
The disadvantage of this, however, is that the channel is made of varnish on all sides and thus the channel has no level contact with the substrate. Furthermore, the proposed solution requires more than one coating step, each with a subsequent exposure consisting of flood or structural exposures.
The disadvantage of this process is that the available values for the tempering of the varnish and dose during exposure due to the special properties (tension, birefringence, reflection) of the substrate in connection with the varnish cannot be adopted for other material combinations and are only adjusted in each case have to.
A disadvantage of the known solutions as a whole is that corresponding microchannels cannot be produced on an industrial scale and a reliable and uniform atomization of liquids cannot be guaranteed.

In the method according to the invention for producing a device for atomizing liquids, at least one interdigital transducer is applied to a piezoelectric substrate or to a substrate coated with a piezoelectric layer or to a substrate connected to a piezoelectric substrate via a coupling medium, subsequently photolithographically structurable polymer material is applied and the structured one Exposure of the polymer material for the production of one or more microchannels with at least two openings is carried out, with the structuring in each case one of the openings of the microchannels being arranged in the direction of the acoustic wave or waves at the position at which the acoustic wave or waves has a demonstrable increase in Have amplitude of the acoustic wave or waves, and after the structured exposure and curing, the uncrosslinked polymer material is removed.
Advantageously, photolithographically structurable polymer material is applied with wavelength-dependent light absorption and, for structuring the microchannels, first exposed to light with a wavelength 1 for exposing the microchannel walls and subsequently exposed to light with a wavelength 2 for exposing the microchannel cover.

With the solution according to the invention, it is possible for the first time to provide a device for liquid atomization, with which a safe, reproducible and uniform atomization of liquids can be ensured using surface acoustic waves, and also to specify a process for its production which is easily reproducible and on an industrial scale is applicable.
This is achieved with the device for liquid atomization according to the invention, which essentially connects a SAW component with a polymeric, lithographically produced component and uses the properties of an acoustic wave for liquid atomization.
The device consists of a substrate which can be used for a SAW component. These are piezoelectric substrates or substrates coated with a piezoelectric layer or from a substrate connected to a piezoelectric substrate via a coupling medium. The latter substrates are referred to as superstrates or super-substrates in the field of SAW liquid actuators. These can be, for example, non-piezoelectric glass, ceramic, metal or polymer plates which are acoustically coupled to a piezoelectric substrate using a coupling medium.
All known piezoelectric substrate materials, which are also known for SAW components and which enable the excitation of Rayleigh or plate waves, can be used as piezoelectric substrates, such as single-crystal SiO 2 , or LiNbO 3 (in particular 128 ° YX-LiNbO 3 ), LiTaO 3 , La 3 Ga 5 SiO 14 , Ca 3 TaGa 3 Si 2 O 14 , AlN, ZnO, lead zirconate titanate (PZT), lead magnesium niobate (PMN), gallium orthophosphate (GaPO 4 ) or coated polymer, glass, Ceramic or metal.
At least one interdigital transducer with electrodes is applied to the substrates that can be used according to the invention, which are either piezoelectric substrates or are substrates coated with a piezo material. This is also done using known processes and materials from SAW technology, such as lift-off structuring processes and materials such as aluminum or titanium. Advantageously, only one interdigital transducer is applied to the substrate for liquid atomization, but two or more interdigital transducers can also be applied for liquid atomization if standing wave fields or wave fields with a special spatial structure or amplitude distribution are to be excited.
Furthermore, one or more microchannels are present on the piezoelectric substrate or on the substrate coated with a piezo material or on the non-piezoelectric substrate connected to a piezoelectric substrate via a coupling medium, which have been produced by means of photolithographic processes.
In this case, photolithographically structurable polymer material is applied, followed by structured exposure of the polymer material to produce one or more microchannels with at least two openings. Photolithographic polymer materials are, for example, epoxy-based polymeric photoresists and / or novolak-based polymeric photoresists and / or acrylic-based polymeric photoresists, such as SU-8, SU-8 50, SU-8-2000, SU-8-3000, KMPR, SPR 220-7, Ordyl P-50100 or Diaplate 132.
The structured exposure of the polymer material, in the spectrum customary for UV lithography, is carried out on the one hand with chrome-structured masks or with gray-tone masks provided with graduated intensity filters. By means of a The structured exposure can be carried out in one process step. In addition, it is much more difficult to find non-transparent substrate materials in a one-step exposure process, which are suitable for SAW applications and, moreover, the photoresists can be structured three-dimensionally at the chosen wavelength for the non-transparency of the substrate. It is therefore advantageous for industrial use to carry out the structured exposure in two process steps because of the much cheaper manufacture of chromium-structured masks.
It must be taken into account that the respective structured exposures must be adapted to the optical properties of the substrate and the polymer materials with regard to the wavelengths. These are known criteria for photolithographic processes.
Integrated methods which reduce or even completely prevent backscattering of UV light from the underside of the substrate or the substrate holder are advantageous for a two-stage exposure process on transparent substrates. This can be done, for example, by a functional coating with a suitable layer system acting as a Bragg reflector on the substrate surface. The layer acting as a Bragg reflector would thus imitate the positive reflection properties of Si substrates.
In a two-stage exposure process, the polymer material for generating the microchannel walls is exposed to light of a wavelength 1 and a photo mask 1 in the first process step. It is important that at this chosen wavelength the polymer material has a higher transparency and thus a lower optical density and at the same time the substrate has a lower reflectivity from the underside of the substrate than in the subsequent exposure to light of a wavelength 2. Ideally, the substrate should Wavelength 1 either completely reflect the light from the surface or completely absorb it.
With the structured exposure according to the invention, only minimal reflections from the underside of the substrate should occur during the production of the microchannel walls thus minimized secondary exposure effects occur. This is made possible by the use of light at a wavelength at which the polymer material absorbs a large part of the light, but can still be exposed through. As a result, as little light as possible gets into the substrate and consequently less can be scattered back from the underside of the substrate.
In the second process step, the already partially exposed polymer material is exposed again, but with light of a wavelength 2 and a photomask 2. The wavelength 2 is chosen so that the polymer material has a high light absorption during exposure, ie a higher optical density compared to the light of wavelength 1. This means that the entire volume of the polymer is not exposed, but only an upper layer, which is thinner than the entire polymer layer.
With the second exposure, the microchannel covers are to be produced. After the exposure, the tempering and thus the triggering of the desired chemical reactions for crosslinking and curing of the polymer material takes place. The following wet chemical washing step with a paint developer removes the non-crosslinked polymer areas and thus exposes the channel structure.
For further modification or correction of the channel structure, further exposure steps can be carried out.
While the walls and the cover of the microchannels consist of a polymer material, the bottom of the microchannels consists of the substrate material or the uppermost of the functional layers applied to the substrate material. The inner walls of the microchannel can be coated with various functional layers in order to generate a surface tension that is adapted to the fluid used. Adjusting the surface tension can make it easier to fill the channel.
Functional layers, such as dielectric layers, optically opaque, reflecting and / or absorbing layers or layers for setting a targeted light reflection or absorption, for example made of Al, Cr and Ti as individual or Multiple layers can be realized. Even on the inside walls of the After their production, microchannels can be applied with functional layers of, for example, SiO 2 , Al 3 O 3 , TiO 2 , silane compounds for chemical functionalization, for chemical passivation and / or for adapting the wetting properties of the materials of the microchannels, for example by wet chemical processes or gas phase deposition.
Since the structured exposure for the production of microchannels is carried out with at least two openings, there is at least one microchannel in the remaining cured polymer material, for example with a rectangular cross section with dimensions of 2000x50x50 μm 3 (length x height, width). The positioning and alignment of the microchannels and their openings the polymer materials and subsequent removal of the uncured polymer materials is achieved by the structured exposure and curing.
The photolithographically structured polymer block with the microchannel or microchannels is arranged on the substrate at least partially outside the propagation range of the acoustic wave or waves, the orientation of the microchannel or microchannels and their at least one opening in the direction of the acoustic wave or waves, advantageously at an angle of ± 45 ° with respect to the orthogonal orientation of the opening to the direction of propagation of the acoustic wave or waves, likewise advantageously essentially orthogonal to the direction of propagation of the acoustic wave or waves, and is realized at least at one position with respect to the acoustic wave or waves , at which an increase in the amplitude of the acoustic wave or waves is detectable.
The positioning of the at least one opening of a microchannel takes place advantageously by arranging the microchannel part with the opening in the propagation area of the acoustic wave or waves, particularly advantageously at a position on the substrate surface at which the increase in the amplitude of the acoustic wave or waves 10 -4 . ..10 nm / mm, advantageously 10 -3 ... 5 nm / mm, with nm = (amplitude of the surface oscillation) and mm = (distance on the substrate surface). The rest of the microchannel part can be arranged outside the propagation range of the acoustic wave or waves.
Positioning an opening of a microchannel at and / or partially in the propagation area of the acoustic wave and at a position with a detectable increase in the amplitude of the wave or waves enables the interaction of the liquid in the microchannel at the microchannel exit with the wave or the waves and thus the effect a force on the liquid. This force effect in the direction of the amplitude peak or maxima leads to the dynamic formation and stabilization of a liquid thin layer, the expansion of which takes place in the direction of the increasing amplitude and leads to the atomization of the liquid at the amplitude maximum.
Furthermore, a multiplicity of microchannels can also be arranged on one or on both sides of one or more acoustic waves, wherein at least one opening of a microchannel is always arranged at the position at which the amplitude of the acoustic wave or waves is 5-30% of the maximum amplitude of the wave or waves.
The increase in the amplitude of the wave or waves is defined in the context of this invention in such a way that when a wave or waves is formed on a substrate, the wave or waves is viewed across the cross-section, starting from the substrate from both lateral edges of the wave to the amplitude up to Amplitude maximum or several amplitude maxima increases. As soon as there is a detectable increase in the amplitude at the edge of the wave, a location for the positioning of the opening of a microchannel is indicated. This location is advantageously at the position at which the rise 10 -3 ... 5 nm / mm, with nm = (amplitude of the surface oscillation) and mm = (distance on the substrate surface) and the amplitude 5-30%, advantageously 5-15%, the maximum amplitude of the wave or waves.
This location can be calculated for known data of the SAW component.
The position of the position can also be shifted on the substrate surface for a given structure by increasing or decreasing the power supplied to the IDT, so that the amount of increase in amplitude and the amplitude of the acoustic wave or waves change at a fixed position on the substrate surface changed. Furthermore, with regard to a fixed position on the substrate surface, the amount of increase in the amplitude of the acoustic wave or waves can be changed by using special IDTs, for example so-called chirped or slanted-finger IDTs, by changing the electrical input signals. With chirped IDT, a selection of the frequency in combination with the wavelength-dependent diffraction and wave propagation can vary the wave field, i.e. the spatial amplitude distribution. With slanted-finger IDT, the excitation of the SAW occurs at a frequency only in part of the aperture, which also allows the wave field to be controlled accordingly.
It is also possible to control different openings of microchannels along the path of the acoustic wave by changing the local increase in the amplitude of the acoustic wave or waves over their path length and then possibly also to specifically atomize different liquids which can be introduced through the different microchannels .
The at least second opening of the microchannels, which is not arranged in the direction of the acoustic wave, is connected to a liquid reservoir.
The microchannels advantageously have an L-shaped structure, the shorter leg of the L being arranged in the direction of the liquid reservoir. Pumps, hoses or valves can be connected there to ensure the fluid supply. Other channel shapes, for example meanders, or channels with several channel openings, or the integration of active components such as pumps or valves in the microchannel are also possible.
The dimensions of the opening in the direction of the acoustic wave can be adapted to the dimensions of the desired liquid layer (width, height). It is also desirable to have the smallest possible width of the microchannel walls in the interaction area with the acoustic wave, in order to minimize the interactions of the polymer material with the acoustic wave and the intensity of interfering effects, such as polymer heating and / or polymer degradation and / or the damping of the acoustic wave and / or to reduce the negative influence on the wave field. However, the width of the technologically feasible duct walls is limited by factors such as adhesive strength, mechanical stability and the limits of lithography in polymer layers.
The solution according to the invention realizes a spatial separation of the liquid supply position and atomization zone, which are connected to one another by a thin liquid layer. As a result, the properties of the acoustic wave are influenced little or not at all, secondary acoustic effects in the fluid are reduced and the best possible atomization of the liquid is possible. Likewise, the polymer material is negatively or not at all negatively influenced by the acoustic wave, which results in a lower stress load and a longer service life and performance stability of the polymer material.
The production of the microchannels by means of photolithographic processes is simple and inexpensive and can easily be used for mass production. Expensive process steps, such as wafer bonding, can be dispensed with.
The device according to the invention can be miniaturized well and can be easily connected to superordinate fluid systems, such as pumps, reservoirs, valves.
By selecting the polymer materials and a possible functionalization of the channel inner walls, good compatibility with many liquid classes or dispersions can be achieved, as well as good biocompatibility.
With the device according to the invention, continuous or discontinuous liquid atomization can be realized, both with only one liquid and with several different liquids, and a targeted control of the atomization at different locations by changing the local Increase in the amplitude of the acoustic wave or waves on the substrate. The atomization conditions can also be controlled and the aerosol properties can thus be kept constant, for example with regard to the drop size distribution, or else selective aerosol formation or time-variable aerosol formation can be realized.
In the context of this invention, liquids are to be understood to mean all liquids and also dispersions and suspensions with constituents in the nanometer range.
The invention is explained in more detail below using an exemplary embodiment.
On a 4-inch wafer made of piezoelectric 128 ° YX lithium niobate (LiNbO 3 ) as a substrate, an interdigital transducer made of 5nm titanium (as an adhesive layer) and 295nm aluminum on top using lift-off structuring. Then a 1 µm thick SiO 2 layer is applied as a functional layer by means of cathode sputtering. The SiO 2 layer is then etched free at the points of the electrical contact. The interdigital converter is of the lambda quarter type with finger and empty space widths of 15 µm each and an aperture of 2 mm.
Subsequently, the surface of the substrate is cleaned using acetone and isopropyl alcohol under ultrasound for 10 min and then blown off with nitrogen and treated with oxygen plasma. This removes all particles and organic residues from the surface, which improves the adhesion with the subsequently applied photoresist.
Damit ist das Lösungsmittel entfernt und Verspannungen sind in der Lackschicht minimiert.5 ml of photoresist SU-8 50 is now dripped onto the center of the substrate. By centrifuging at 1500 rpm, a lacquer layer of approximately 80 µm in thickness is formed on the surface of the substrate. The substrate with the lacquer layer is heated to 95 ° C. at a heating rate of 2 K / min and held there for 30 min and likewise cooled again at 2 K / min. This removes the solvent and tensions in the paint layer are minimized.
The exposure process takes place below. The exposure takes place in two steps, the microchannel walls being structured in the first step and the microchannel cover in the second step.
To produce the microchannel walls, a photomask 1 is used in an exposure system operated in contact mode. The photomask 1 has structures made of chrome and empty spaces. The empty spaces represent the areas to be exposed and thus the later microchannel walls. The photomask 1 is aligned accordingly in a device. At a wavelength of 365nm, the photoresist is exposed to a light dose of 7mW / cm 2 for 20 s.
Subsequently, the second exposure with the photo mask 2 takes place at a wavelength of 254 nm with a light dose of 2 mW / cm 2 and an exposure time of 10 s. This photomask 2 also has structures made of chrome and empty spaces, the empty spaces representing the areas to be exposed and thus the subsequent manhole cover. The photo mask 2 is also aligned in accordance with the previously exposed structures.
After the two exposure steps, tempering is again carried out at the same conditions as for the removal of the solvent. Then the photo lacquer is developed with a lacquer developer mr-DEV 600 pur for 2 hours. A rinse with pure isopropyl alcohol is then carried out and drying in air is carried out.
After the uncured photoresist has been removed from the substrate, a polymer block of 3.0 × 3.5 mm 2 (width × length) and a height of 80 μm remains. The L-shaped microchannel inside the polymer block has the dimensions of 1.5 mm long and 70x100 µm 2 (height x width) of the long L-leg, which is arranged parallel to the substrate surface, and 80µm length and 100x100 µm 2 (height x width) of the short L - Leg, which is arranged at an angle of 90 ° to the substrate surface. The inner walls of the microchannel are coated with a 5 nm thick hydroxymethyltriethoxysilane layer to improve wetting.
The structured polymer block is for the most part outside the path of the acoustic wave, the opening of the long leg of the L-shaped microchannel being arranged perpendicular to the direction of wave propagation. The The channel opening is at a distance of 3mm from the IDT end in the direction of propagation of the shaft and at a distance of 1.25mm from the center of the aperture perpendicular to the direction of propagation. At this location, the magnitude of the increasing amplitude of the SAW perpendicular to the direction of propagation corresponds to approximately 4 nm / mm, with nm (amplitude) and mm (distance on the substrate surface). The amplitude of the wave at the channel opening is only approx. 5% of the maximum amplitude at this distance from the IDT, which ensures a very low energy input into the polymer material.
A sine generator, which is operated at the resonance frequency of the interdigital converter (approx. 64 MHz) and to whose output a 10W high-frequency amplifier is connected, is used to electrically control the interdigital converter. The interdigital converter is connected to the output via bond wire jumpers and SMA connection cables.
The opening of the short leg of the L-shaped microchannel is connected directly to a pressure plate with a liquid reservoir via a rubber ring. When the liquid is added to the reservoir, it fills the channel and forms a liquid meniscus on the substrate surface at the opening of the long leg of the L-shaped microchannel. A 1% saline solution is used as the liquid. The contact angle of the liquid to the SiO 2 is smaller than the Rayleigh angle.
When a sine signal is applied with the resonance frequency of the interdigital transducer and 4W electrical power, the surface acoustic wave from the interdigital transducer is emitted by the Rayleigh type. The surface acoustic wave reaches the location of the opening of the long leg of the L-shaped microchannel with the previously defined increase in amplitude. As a result, a force is exerted on the fluid meniscus, a thin layer of fluid forms and the fluid is drawn in the direction of the maximum amplitude. The liquid is atomized at the location of the maximum amplitude. Continuous, even and safe atomization is achieved through a continuous supply of liquid.
