Abstract

La présente invention concerne un procédé de dépôt par dépôt chimique en phase vapeur (CVD) ou par dépôt physique en phase vapeur (PVD) sur un support, ledit procédé mettant en oevre au moins un composé de bore. Ce procédé est particulièrement utile pour fabriquer des cellules solaires photovoltaïques. L'invention se rapporte également à l'utilisation de composés de bore pour conférer des propriétés optiques et/ou électriques à des matériaux dans un procédé de dépôt par CVD ou par PVD. Ce procédé est également particulièrement utile pour fabriquer une cellule solaire photovoltaïque.

Description

Procédé de dépôt par CVD ou PVD de composés de bore
La présente invention concerne un procédé de dépôt par dépôt chimique en phase vapeur (Chemical Vapour Déposition ou CVD, en anglais) ou par dépôt physique en phase vapeur (Physical Vapour Déposition ou PVD, en anglais) sur un support, ledit procédé mettant en œuvre au moins un composé de bore. L'invention concerne également l'utilisation de composés de bore pour conférer notamment des propriétés optiques et/ou électriques à des matériaux dans un procédé de dépôt par CVD ou par PVD.
On entend par « support » dans le cadre de la présente invention tout type de matériau susceptible d'apporter une résistance mécanique, une rigidité à l'ensemble de la structure une fois le dépôt effectué et/ou d'être revêtu par le bore. On peut citer, notamment, l'acier et le verre, mais aussi les polymères (films plastiques) , le papier, ou encore le bois, ainsi que les substrats semi-conducteur.
Les composés comprenant l'élément bore ont beaucoup d'applications, dans divers domaines. Ces composés sont utilisés, par exemple, dans l'industrie électronique, dans l'industrie du verre, dans les détergents, dans les émaux et glaçures céramiques, dans l'agriculture, dans la sidérurgie, dans la métallurgie, dans les ciments et les bétons, dans les peintures, dans les centrales nucléaires, et dans le domaine pharmaceutique. Ces composés peuvent aussi être utilisés pour revêtir des chambres de combustion, des ailettes de turbine, des outils, etc. Plus particulièrement, certains de ces composés sont utilisés pour conférer à des matériaux d'autres propriétés telles que des propriétés optiques et électriques. Par exemple, le bore (élément de la colonne III) est très employé dans l'industrie des semiconducteurs où il sert de dopant, notamment dans le silicium ou dans des oxydes transparents conducteurs (OTC, ou transparent conducting oxides ou TCO, en anglais) tels que l'oxyde de zinc (ZnO) .
Les techniques les plus couramment utilisées pour appliquer une couche de bore et/ou doper au bore des matériaux sont les techniques de dépôt par CVD et par PVD.
II est connu d'utiliser par la technique CVD, du diborane (B2H6), du triméthylbore (B (CH3) 3 ou TMB), du triéthylbore (B(C2Hs)3 ou TEB) ou du trifluorure de bore (BF3) en tant que précurseurs de l'élément bore pour doper « p » des couches minces de silicium afin de réaliser, par exemple, des cellules solaires.
On pourra également se reporter aux documents US-6 100 202 et US-5 646 075 évoquant l'utilisation de trimethylborate ou triisopropylborate .
II est également connu par la technique CVD, de doper au bore des oxydes transparents conducteurs tels que l'oxyde de zinc, par l'utilisation de diborane en tant que précurseur de bore. Ce dopage permet à ces oxydes de devenir conducteurs tout en conservant leur transparence. Les TCO sont des matériaux très utilisés puisque de nombreuses applications recherchent la combinaison de la transparence optique et de la conductivité électrique. On peut citer, notamment, comme applications, les écrans plats, les fenêtres anti-gel, les fenêtres réfléchissant la chaleur, les miroirs et fenêtres électrochromiques, les écrans de contrôle tactile, la protection électromagnétique, la dissipation des charges électrostatiques et les cellules solaires.
En outre, il a été proposé d'utiliser du tri- isopropoxyde de bore (B(OiPr)3) en tant qu'agent dopant de l'oxyde zinc par la technique sol-gel.
Toutefois, ces composés présentent l'inconvénient majeur d'être dangereux à manipuler. Par exemple, le diborane et le triméthylbore sont très inflammables et très toxiques. En effet, une dose de 30 à 90mg/m3 de diborane est mortelle après une exposition de 4 heures à ce produit. Quant au triméthylbore, c'est un gaz pyrophorique .
En outre, le coût de ces composés est très élevé.
Or, l'homme du métier cherche à mettre en œuvre des composés dont la manipulation est moins dangereuse tout en minimisant les coûts, afin d'augmenter la compétitivité du produit final.
Il subsiste donc le besoin de proposer de nouveaux procédés de dépôt par CVD et PVD dont les coûts sont réduits tout en optimisant la sécurité lors de la manipulation des produits.
Or, la Demanderesse a maintenant découvert qu' il était possible de mettre en œuvre, dans les techniques CVD et PVD, certains composés de bore moins toxiques et moins coûteux que ceux classiquement mis en œuvre, tout en gardant des qualités de dépôt tout à fait satisfaisantes.
Ainsi, l'invention vise un procédé de dépôt par dépôt chimique en phase vapeur (CVD) ou par dépôt physique en phase vapeur (PVD) sur un support, ledit procédé mettant en œuvre au moins un composé de bore de formule (I) :
dans laquelle : - Ri représente un hydrogène, ou un alkyle linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou un alcoxy linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou bien un aryle, ou un alkylamide, ou un hydroxy linéaire ou ramifié ayant de 1 à 5 atomes de carbone ; et - R.2 et R.3 représentent chacun indépendamment un alkyle linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou un alcoxy linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou bien un aryle, ou un alkylamide, ou un hydroxy linéaire ou ramifié ayant de 1 à 5 atomes de carbone ou bien R2 et R3 forment ensemble avec l'atome de bore auquel ils se rattachent un hétérocycle saturé à 6 chaînons comprenant 3 atomes de bore et trois atomes d'azote disposés de manière alternée dans le cycle, ledit hétérocycle étant éventuellement substitué par un à cinq substituants choisis parmi un alkyle ayant de 1 à 5 atomes de carbone, un aryle, un alkylamide et un alcoxy ayant de 1 à 5 atomes de carbone ; - Ri, R2, et R3 ne pouvant pas tous simultanément représenter CH3 ou C2H5.
Selon l'un des modes de réalisation de l'invention, le composé de formule (I) est le Tri-secbutylborane : B-(CH2 - CH2 - CH2 -CH3)3
Les composés de bore visés par la présente invention comprennent notamment les composés de formule (II) ci-après (hétérocycle saturé à 6 chaînons) :

De manière plus préférentielle, dans la formule (Ia), les substituants Rio, Rn et R12 sont identiques. Avantageusement, on utilise la 1, 3, 5-triméthylborazine :

De manière plus préférentielle, dans la formule (Ib), les substituants R13, Ri4 et Ri5 sont identiques.
Les composés selon l'invention tels la 1,3,5- triméthylborazine sont considérés comme légèrement toxiques à presque pas toxiques si on se rapporte à l'indicateur « DL50 (dose létale 50) oral rat » correspondant à la dose de substance conduisant à la mort de 50% d'une population animale donnée. Les composés utilisés dans le procédé selon l'invention sont donc bien moins dangereux que ceux utilisés dans l'art antérieur tels que le diborane et le triméthylbore qui sont quant à eux qualifiés respectivement de « mortel » et de « très toxique ».
La technique de dépôt chimique en phase vapeur comprend tout dépôt de type CVD c'est-à-dire tout dépôt basé sur une série de réactions chimiques dans une enceinte placée généralement à haute température. On peut citer notamment, le AP-CVD (CVD à pression atmosphérique ou Atmospheric Pressure CVD, en anglais) , le LP-CVD (CVD à basse pression ou Low Pressure CVD, en anglais) , le
PACVD (CVD assisté par plasma, ou Plasma Activated CVD ou
Plasma assisted CVD, en anglais) nommé également PECVD
(Plasma Enhanced CVD, en anglais) , ou encore le HWCVD (Hot-Wire Chemical Vapor Déposition, en anglais) , le PCVD (Photochemical Vapor Déposition, en anglais), le LICVD (Light Induced Chemical Vapor Déposition, en anglais) , le LCVD (Laser Chemical Vapor Déposition, en anglais) .
II existe également plusieurs techniques de dépôt physique en phase vapeur (PVD) . On peut citer notamment, la technique PVD de dépôt par évaporation sous vide qui consiste à chauffer sous vide le matériau que l'on veut déposer. Les atomes du matériau à évaporer reçoivent de l'énergie, c'est-à-dire que leur énergie vibratoire dépasse l'énergie de liaison et provoque l' évaporation . Le matériau évaporé est alors recueilli par condensation sur le substrat à recouvrir. L' évaporation peut être une évaporation par bombardement d'électrons, une évaporation par effet joule, une évaporation par arc électrique, une évaporation par induction, ou une évaporation assistée par faisceau d'ions (Ion Beam Assisted Déposition ou I. B. A. D, en anglais) . On peut aussi citer la technique PVD de dépôt par pulvérisation sous vide qui consiste à éjecter des particules de la surface d'un solide par le bombardement de cette surface avec des particules énergétiques, en général des ions argon, par exemple la pulvérisation magnetron, la pulvérisation cathodique, l'IBD (Ion Beam Déposition, en anglais) ; la technique PVD de dépôt ionique ou ion plating qui comprend 1' évaporation d'un matériau dans une enceinte dans laquelle on entretient une pression résiduelle de 13 à 1,3 Pa en introduisant de l'argon par exemple ; et la technique de l'épitaxie par jets moléculaires (Molecular Beam Epitaxy ou MBE, en anglais) et la CBE (Chemical Beam Epitaxy, en anglais) . Selon un mode de réalisation particulier, le procédé de dépôt selon l'invention permet de doper « p » au bore du silicium et/ou du germanium.
Le silicium et/ou le germanium peuvent se présenter sous une forme amorphe ou sous une forme microcristalline.
Le précurseur de bore de formule (I) (donc incluant notamment les formules I, II, Ia, Ib) est introduit dans le réacteur de CVD ou PVD lors de la croissance des couches de silicium et/ou germanium.
En recevant des impuretés trivalentes telles que le bore, un cristal de silicium et/ou de germanium devient un semi-conducteur « p » (excès de trous) par substitution d'un atome de silicium ou de germanium par un atome de bore dans le réseau cristallin. Un tel semiconducteur « p » peut être juxtaposé avec un semi- conducteur « n » (excès d'électrons) pour former une jonction « p-n ». La jonction « p-n » est à la base du composant électronique nommé diode, qui ne permet le passage du courant électrique que dans un seul sens. De manière similaire, une troisième région peut être dopée pour obtenir des doubles jonctions « n-p-n » ou « p-n-p » qui forment les transistors bipolaires.
Des jonctions « p-i-n » ou « n-i-p » peuvent également être réalisées dans lesquelles la couche « i », nommée zone intrinsèque, correspond à une couche non dopée de silicium et/ou de germanium. Ces jonctions sont particulièrement utilisées dans la fabrication des cellules solaires photovoltaïques . Selon un autre mode de réalisation particulier, le procédé selon l'invention permet de doper une couche de TCO et de préférence une couche d'oxyde de zinc.
Le précurseur de bore de formule (I) (donc incluant notamment les formules I, II, Ia, Ib) est introduit dans le réacteur de CVD ou PVD lors de la croissance de la couche de TCO.
Un autre objet de l'invention est l'utilisation d'au moins un composé de bore de formules telle que décrit précédemment pour fabriquer une cellule solaire photovoltaïque ou pour fabriquer un écran plat.
Une cellule solaire photovoltaïque comprend généralement une jonction « p-i-n », une couche de TCO telle qu'une couche d'oxyde de zinc, et un substrat. Une des techniques de fabrication d'une cellule solaire est la technique de dépôt en couches minces.
Le dopage par le bore de la couche « p » de silicium et de la couche d'oxyde de zinc se fait simultanément au dépôt de ces couches.
Le dopage de la couche de silicium et/ou de germanium et de la couche d'oxyde de zinc est réalisé soit à l'aide du même dopant, soit à l'aide d'un dopant différent .
Pour le dopage d'une couche donnée, plusieurs dopants peuvent également être employés. Un autre objet de l'invention est l'utilisation de composés de bore de formules telles que décrit précédemment pour conférer des propriétés optiques et/ou électriques à des matériaux dans un procédé de dépôt par CVD ou par PVD.
D'autres caractéristiques et avantages de 1 ' invention apparaîtront à la lecture de la description qui va suivre. Des formes et des modes de réalisation de l'invention sont donnés à titre d'exemples non limitatifs, illustrés par les dessins joints dans lesquels :
- la figure 1 représente une vue des différentes couches composant une cellule solaire photovoltaïque ; - les figures 2 A et B illustrent des résultats d'analyse thermogravimétrique de la 1,3,5- triméthylborazine,
- la figure 3 illustre des résultats obtenus dans le cas de l'incorporation de bore dans une couche de ZnO avec la 1, 3, 5-triméthylborazine ; la figure 4 illustre des résultats d'analyse thermogravimétrique de la tri-secbutylborane .
La figure 1 illustre un exemple de cellule solaire photovoltaïque 1 qui comprend du verre 2 en tant que support sur lequel sont successivement déposées une couche conductrice transparente 3 en oxyde de zinc dopée au bore, une couche « p » de silicium 4 dopée au bore, une couche « i » de silicium 5 non dopée et une couche « n » de silicium 6 dopée au phosphore.
L'invention sera maintenant illustrée par les exemples non limitatifs suivants. Exemples
Exemple 1: Analyse thermogravimétrique de la 1,3,5- triméthylborazine et mesure de sa tension de vapeur

Les figures 2 A et 2B illustrent cet exemple.
Une analyse thermogravimétrique de la 1,3,5- triméthylborazine a été réalisée selon une rampe de température de 20 à 4000C, avec une progression de 10°C/min sous 30 mL/min d'hélium.
La courbe 1 de la figure 2A tracée en foncé représente la différence de flux de chaleur entre le creuset standard et le creuset contenant l'échantillon en fonction de la température. Sa température d'ébullition est de 1400C.
La courbe 2 de la figure 2A tracée en plus clair représente la perte de masse de l'échantillon en fonction de la température. La valeur finale du taux de résidus de 3,2% indique une bonne pureté et une bonne stabilité thermique de la 1, 3, 5-triméthylborazine . Ce taux de résidus est atteint à 165°C. Cette température est la température de fin d' évaporation du composé et montre sa bonne volatilité.
La courbe tracée sur la figure 2B représente le diagramme de Clausius-Clapeyron de la molécule 1,3,5- triméthylborazine, soit sa mesure de tension de vapeur. La 1, 3, 5-triméthylborazine a une tension de vapeur de 40 Torr à 500C et supérieure à 200 Torr à 1000C, indiquant une bonne volatilité.
Ce composé, très volatile et stable thermiquement est, par conséquent, tout à fait indiqué pour être utilisé pour les dépôts CVD et PVD, en particulier pour le dopage par CVD des couches minces de silicium et/ou de germanium, et d'oxyde de zinc.
Exemple 2 : Incorporation de bore dans une couche de ZnO avec la 1,3,5-triméthylborazine
La figure 3 illustre cet exemple.
Des couches minces d'oxyde de zinc ont été déposées par la technique MOCVD puis le dopage de ces couches a été effectué à l'aide de la 1 , 3, 5-triméthylborazine . Différents ratios entre la quantité de bore et la quantité de zinc ont été testés afin de connaître le lien entre la concentration de la molécule de bore et le nombre d' atomes de bore incorporés dans la couche d' oxyde de zinc. La majorité de ces tests a été faite à 1800C puis un point a été effectué à 2500C. Nous observons une bonne incorporation du bore dans les couches d'oxyde de zinc. Cela montre que ce composé est applicable dans les procédés de dépôt de part sa bonne volatilité et sa stabilité thermique. Cette incorporation des atomes de bore dans la couche mince montre également que cette molécule 1, 3, 5-triméthylborazine peut jouer le rôle de dopant. La relation entre le ratio B/Zn et l'incorporation du nombre d'atomes de bore dans la couche mince d'oxyde de zinc est proportionnelle.
Ce composé est donc indiqué pour être utilisé dans les dépôts CVD et PVD, en particulier pour le dopage par CVD des couches minces de silicium et/ou de germanium, et d'oxyde de zinc.
Exemple 3 : Analyse thermogravimétrique de la tri- secbutylborane

La figure 4 illustre les résultats obtenus dans le cadre de cet exemple. Une analyse thermogravimétrique du tri- secbutylborane a été réalisée selon une rampe de température de 20 à 4000C, avec une progression de 10°C/min sous 30 mL/min d'hélium.
La courbe 1 de la figure 4 tracée en foncé représente la différence de flux de chaleur entre le creuset standard et le creuset contenant l'échantillon en fonction de la température. Sa température d'ébullition est de 175°C.
La courbe 2 de la figure 4 tracée en plus clair représente la perte de masse de l'échantillon en fonction de la température. La valeur finale du taux de résidus de 0.6% indique une bonne pureté et une bonne stabilité thermique du tri-secbutylborane . Ce taux de résidus est atteint à 185°C. Cette température est la température de fin d' évaporation du composé et montre sa bonne volatilité .
Ce composé, très volatile et stable thermiquement est, par conséquent, tout à fait indiqué pour être utilisé pour les dépôts CVD et PVD, en particulier pour le dopage par CVD des couches minces de silicium et/ou de germanium, et d'oxyde de zinc.

Claims

REVENDICATIONS
1. Procédé de dépôt par dépôt chimique en phase vapeur ou par dépôt physique en phase vapeur sur un support, ledit procédé mettant en œuvre au moins un composé de bore de formule (I) :
dans laquelle :
- Ri représente un hydrogène, ou un alkyle linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou un alcoxy linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou bien un aryle, ou un alkylamide, ou un hydroxy linéaire ou ramifié ayant de 1 à 5 atomes de carbone ; et
R2 et R.3 représentent chacun indépendamment un alkyle linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou un alcoxy linéaire ou ramifié ayant 4 ou 5 atomes de carbone, ou bien un aryle, ou un alkylamide, ou un hydroxy linéaire ou ramifié ayant de 1 à 5 atomes de carbone ou bien R2 et R3 forment ensemble avec l'atome de bore auquel ils se rattachent un hétérocycle saturé à 6 chaînons comprenant 3 atomes de bore et trois atomes d'azote disposés de manière alternée dans le cycle, ledit hétérocycle étant éventuellement substitué par un à cinq substituants choisis parmi un alkyle ayant de 1 à 5 atomes de carbone, un aryle, un alkylamide et un alcoxy ayant de 1 à 5 atomes de carbone ; - Ri, R2, et R3 ne pouvant pas tous simultanément représenter CH3 ou C2H5.
2. Procédé selon la revendication 1, caractérisé en ce que ledit au moins un composé de bore est de formule (II) :

5. Procédé selon l'une quelconque des revendications 1 ou 2, caractérisé en ce que le composé de formule (I) est le Tri-secbutylborane .
6. Procédé selon l'une quelconque des revendications précédentes, caractérisé en ce que le support est choisi parmi le verre, l'acier, les polymères, le papier ou le bois ou encore les substrats semi-conducteurs .
7. Procédé selon l'une quelconque des revendications précédentes, caractérisé en ce que ledit composé est utilisé en tant qu'agent dopant d'un matériau .
8. Procédé selon la revendication 7, caractérisé en ce que le matériau est choisi parmi le silicium, le germanium, un oxyde transparent conducteur tel que l'oxyde de zinc, et leurs mélanges.
9. Procédé selon l'une des revendications 7 ou 8, caractérisé en ce que le silicium et/ou le germanium sont sous une forme amorphe.
10. Procédé selon l'une quelconque des revendications 7 ou 8, caractérisé en ce que le silicium et/ou le germanium sont sous une forme microcristalline.
11. Procédé selon l'une des revendications précédentes, caractérisé en ce que le dépôt est effectué dans un processus de fabrication d'une cellule solaire photovoltaïque .
12. Procédé selon l'une des revendications 1 à 10, caractérisé en ce que le dépôt est effectué pour conférer des propriétés optiques et/ou électriques à des matériaux dans un procédé de dépôt par CVD ou par PVD.
