Abstract
Description
In the following, the term dielectric interference Filter system understood a system in which filter elements next to each other on a common carrier are provided which, viewed over the wavelength, have different transmission characteristics. It can be high-pass, low-pass, band-pass or band-stop Act Filters.
If we talk about transparent layers in the following, this means that the fact that such a Layer in spectral wavelength ranges, which regarding the The behavior of the filter elements is of interest, one essentially have constant high transmission or low absorption values exhibit.
The following is a layer or a layer system understood, its transmission for radiation in a spectral Wavelength range for the behavior of the filter elements is specific, is vanishing.
12.The present invention relates to a dielectric interference Filter system according to the preamble of claim 1, a LCD display and a CCD arrangement according to that of the claims 8 and 9 and a method for producing a dielectric Interference filter system and its use according to the preamble of claim 10 or 12.
Although the present invention is specific to interference Color filter systems is directed, d. H. Filter systems, which regarding color wavelength ranges perceptible to the human eye are effective and in particular on it Described with reference, the invention may well in In connection with interference filter systems, the outside of what is perceptible to the human eye Wavelength range are effective.
A color filter element is an optical element the spectral range visible to the human eye a light source so influenced that the resulting Light radiation creates a certain color impression. The Color can be expressed in terms of CIE coordinates, too whose calculation the spectral characteristic (transmission or Reflection) of the optical filter element, the spectral Radiation distributions of the light source and the spectral sensitivity of the human eye, how defined in DIN standard 5083 (July 1970).
14, No. 2, p. 115 (1993) von Tsuda K. hingewiesen sei.Basically there is a possibility to realize Color filter elements in the use of spectrally selective absorbent layers of a certain thickness d that on a broadband highly transmissive substrate are applied, why on "Color filters for LCDs", Displays, vol. 14, No. 2, p. 115 (1993) by Tsuda K.
Die spektrale Transmission beträgt dabei:Such selectively absorbing layers consist of organic Materials with an almost constant refractive index n and with a strongly wavelength-dependent extinction coefficient k (λ). The spectral transmission is:
T(λ)=exp [-4 · π · d · k(λ) · λ-1].T (λ) = exp [-4 · π · d · k (λ) · λ -1 ].
Grundsätzlich weisen organische Farbfilter oder, im Rahmen eines Filtersystems, organische Farbfilterelemente folgende Nachteile auf, wie aus obengenannter Literaturstelle K. Tsuda bekannt:Basically have organic color filters or, in the frame of a filter system, organic color filter elements following Disadvantages, as from the above-mentioned literature K. Tsuda known:
- - geringe Farbsättigung;- low color saturation;
- - hohe Absorptionsverluste, die zu unerwünschter Erwärmung des Farbfilters bzw. Farbfilterelementes führen können;- High absorption losses that lead to undesirable heating of the color filter or color filter element can lead;
- - mangelhafte chemische, mechanische und thermische Stabilität;- poor chemical, mechanical and thermal stability;
- - mangelhafte geometrische Genauigkeit, d. h. Schwankungen in der Schichtdicke bzw. Ebenheit der Oberfläche.- poor geometric accuracy, d. H. Fluctuations in the layer thickness or flatness of the surface.
A second possibility, which the relates to the present invention, the realization is optical Filter systems, in particular, as mentioned above, color filter systems, by using dielectric thin film systems that for example, from alternating successive relative low refractive layers, e.g. B. from SiO₂, and high refractive index Layers, e.g. B. made of TiO₂, such as this "Thin-Film Optical Filters", Adam Hilger Ltd. (1986) Macleod H. A., is known.
Such layer systems are usually by Vacuum coating process, for example by evaporation techniques, such as electron beam evaporation, Arc evaporation or by sputter coating in DC, AC or mixed AC and DC plasmas, by ion plating, all PVD processes, which can be used reactively or non-reactively are, or by CVD or PECVD (Plasma enhanced chemical vapor deposition method).
A corresponding desired spectral characteristic, expressed for example by the spectral transmission T (λ), comes here through interference of the light that arrives reflects the different interfaces of the layer system and is transmitted. The absorption can be approximated be ignored. Typically the resulting one Total thickness of such layer systems depending on the spectral range, especially of the color caused by the filter element to be transmitted. For example, is a dielectric interference filter element for blue thickest, because the long-wave range of the visible spectrum is blocked here must become. A red filter element is accordingly on thinnest. In this regard, reference is made to the above-mentioned reference by Macleod and on "An Active-Matrix Color LCD with High Transmittance Using an Optical Interference Filter ", Japan Display '89, p. 434 (1989), Unate T., Nakagawa T., Matsushita Y., Ugai Y. and Aoki S..
Bei typischen Gesamtdicken dielektrischer Interferenz-Farbfilterelemente im Bereich von 1,5-3,5 µm bedeutet dies eine absolute Genauigkeitsabweichung von höchstens 0,07 µm.Dielectric layer systems can be used with optical Monitoring methods with a layer thickness accuracy of ± 1% getting produced. With typical total thicknesses more dielectric Interference color filter elements in the range of 1.5-3.5 µm this means an absolute accuracy deviation of at most 0.07 µm.
Zur Strukturierung dielektrischer Interferenz-Filtersysteme in einzelne Filterelemente bieten sich vornehmlich zwei Vorgehensweisen an:For structuring dielectric interference filter systems in individual filter elements offer two approaches:
An applied layer system is specified on Areas etched off. For this, an etching mask is put on the previously unstructured layer system applied and in areas not covered by the mask etched underlying layer system as desired. The Etching can take place wet-chemically, but is preferably realized by a vacuum process. Reactive or non-reactive PVD processes are used for this suitable, such as DC, AC or AC and DC sputtering, or, of particular interest in the present context, reactive ion etching.
Bei nachmaligem Abheben "Lift-Off" der Maske verbleibt das erwünscht strukturierte Schichtsystem nur an vormals nicht durch die Maske abgedeckten Bereichen.- Lift-off technology: This is based on an underlying one Carrier system applied a mask and the desired Layer system deposited over the mask. In case of repeated Lifting off the mask remains desirable structured layer system only on previously not through the mask covered areas.
As mentioned, the thickness of absorbent organic fluctuates Color filter elements due to the manufacturing tolerances of layers of organic material considerably dielectric interference filter systems vary in total thickness of the filter element layer systems due to that for the desired spectral characteristics necessary number of layers and layer thicknesses.
In many applications of filter systems in which filter elements with spectrally different effects are built next to one another on the same support, it would be highly desirable to achieve the same heights for all of the filter elements with different spectral effects. A typical example in this regard, an application to which the present invention also relates specifically, are LCD displays. In Fig. 1, the basic structure of a known color LCD display is shown in cross section. Color filter elements 3 are located on a substrate 1 in the active area of the display, ie in the area in which the image is formed. In Fig. 1, color filter elements 3 for red "R", green "G" and blue "B" are entered, for example. Under, between, or over the color filter elements 3, as shown in Fig. 1 is partially registered under and between the elements 3, black matrix elements may be incorporated. 5 The latter usually consist of chromium and, depending on the desired optical density, have a thickness of 0.1 to 0.2 µm.
B. aus Acryl, eingebaut, die folgende Funktionen erfüllen muß:Depending on the type of display, there is an electrically conductive transparent layer 7 , usually an indium tin oxide layer ITO, above the color filter elements 3 , depending on the type of display. Between the color filter elements 3 and the electrically conductive transparent layer 7 , an organic compensation layer 9 , e.g. B. made of acrylic, built in, which must perform the following functions:
- - Soll ungleiche Dicken der verschiedenen Farbfilterelemente und Unebenheiten an den einzelnen Farbfilterelement- Oberflächen ausgleichen und damit eine konstante Zelldicke für den Flüssigkristall 10 ermöglichen;- Should compensate for uneven thicknesses of the different color filter elements and unevenness on the individual color filter element surfaces and thus allow a constant cell thickness for the liquid crystal 10 ;
- - Soll eine mechanisch stabilere Schicht darstellen und verhindern, daß die Spacer in die weicheren organischen Farbfilterschichten eingedrückt werden. Es muß nämlich an dieser Stelle betont werden, daß bis heute hauptsächlich absorbierende organische Farbfilterelemente 3 eingesetzt werden;- Should represent a mechanically more stable layer and prevent the spacers from being pressed into the softer organic color filter layers. It must be emphasized here that until now mainly absorbent organic color filter elements 3 have been used;
- - Soll eine elektrische Isolierung zwischen der elektrisch leitenden Schicht 7 und den Black-Matrixelementen 5 realisieren;- Should realize electrical insulation between the electrically conductive layer 7 and the black matrix elements 5 ;
Is to prevent an electrically conductive layer 7 , in particular ITO layer, which is built up directly onto different color filter elements and / or separated by gaps, tears at the edges of the color filter elements, as a result of which electrical connections would be interrupted.
Abgesehen von zusätzlichen Herstellungsprozeßschritten, die durch Vorsehen der Ausgleichsschicht 9 erforderlich sind, gelten für sie ähnliche Nachteile wie für Farbfilterschichten aus organischem Material, nämlichApart from additional manufacturing process steps, which are required by the provision of the compensation layer 9 , similar disadvantages apply to them as for color filter layers made of organic material, namely
- - mangelhafte chemische, mechanische und thermische Stabilität;- poor chemical, mechanical and thermal stability;
- - problematische Haftung auf den organischen Farbfilterelementen bzw. dem Substrat 1, üblicherweise aus Glas.- Problematic adhesion to the organic color filter elements or the substrate 1 , usually made of glass.
Spacers, eingestellt. According to FIG. 1, depending on the display type, there is a continuous or divided into fields electrically conductive layer 13 , usually again an ITO layer, or a more complex, but at least partially transparent electronic layer structure on the substrate 11 opposite the color elements 3 , such as for the formation of so-called TFT, "Thin Film Transistors". In the space between the two electrically conductive layers 7 and 13 is the liquid crystal layer 10 , whose thickness is typically 5 to 10 microns, but in special cases, such as. B. in ferro-electric LCDs, even only 1.5 to 2.5 microns thick. The optical contrast and thus the image quality of such an LCD display is directly related to the constancy of the thickness of the cell 10 and should not deviate from the mean value by more than 0.1 to 0.2 μm over the entire display area, as described in "Development of a multicolor super-twisted nematic display ", displays, p. 65 (April 1991) Ohgawara M., Tsubota H., Kuwata T., Akatsuka M., Koh H., Sawada K. and Matshiro K. As was mentioned, the spacing between the layers 7 and 13 which is as constant as possible is set by means of small balls of constant diameter, the so-called spacers.
Nur vereinzelt werden dielektrische Interferenz-Filtersysteme im Zusammenhang mit LCD-Displays oder mit CCD-Anordnungen eingesetzt, wozu auf "An Active-Matrix-Color LCD with High Transmittance Using an Optical Interference Filter", Japan Display '89, p. 434 (1989) hingewiesen sei sowie auf "Fabrication of mosaic color filters by dry-etching dielectric stacks", J. Vac. Sci. Diese sind:Dielectric interference filter systems are only isolated in connection with LCD displays or with CCD arrangements used, for which purpose on "An Active Matrix Color LCD with High Transmittance Using an Optical Interference Filter ", Japan Display '89, p. 434 (1989) and "Fabrication of mosaic color filters by dry-etching dielectric stacks ", J. Vac. Sci. Technol., vol. A4, no. 1, p. 70 (1986), Curtis B.J., Gale M.T., Lehmann H.W., Brunner H., Schuetz H. and Widmer R. This, although compared to dielectric layer systems with organic layers, a much higher chemical and thermal stability and mechanical strength have what makes them both for after they are dropped Process steps as well as in operation offer advantages. These are:
- - Beständigkeit gegen mechanische und chemische Reinigungs- und Prozeßschritte;- Resistance to mechanical and chemical Cleaning and process steps;
- - Beständigkeit gegen Prozesse mit hoher Temperatur, z. B. beim Ablegen einer Ausgleichsschicht gemäß 9 von Fig. 1 oder Sputterbeschichtung mit einer ITO-Schicht 7 gemäß Fig. 1;- Resistance to high temperature processes, e.g. B. when depositing a leveling layer according to 9 of FIG. 1 or sputter coating with an ITO layer 7 according to FIG. 1;
- - gute Oberflächen für Haftung einer leitenden Schicht, insbesondere einer ITO-Schicht;good surfaces for adhesion of a conductive layer, especially an ITO layer;
- - mechanisch stabile Unterlage als Schichtträgerunterlage, wie für die ITO-Schicht;- mechanically stable base as a layer base, as for the ITO layer;
- - mechanisch stabiler Untergrund für Spacers im Flüssig- Kristallzwischenraum 10;- Mechanically stable base for spacers in the liquid crystal space 10 ;
- - hohe optische Qualität, wie hohe Transmission, stärkere Farbsättigung, geringste Absorption und hohe optische Langzeitstabilität.- high optical quality, such as high transmission, stronger Color saturation, lowest absorption and high optical Long-term stability.
As mentioned, however, one problem with the creation of interference filter systems is that of different filter element thicknesses according to the extent d of FIG. 1.
It is an object of the present invention to provide an interference To create filter system of the type mentioned, which provision an organic compensation layer made of geometric Compensatory reasons and the disadvantages both of filter systems based on organic absorption filter elements based, as well as those of known interference Fixes filter systems.
Furthermore, according to the present invention, a LCD display according to the invention or a CCD display according to the invention Arrangement are created as well as a method by which filter systems can be produced, which the above task to solve.
The above task is performed on a dielectric interference Filter system of the type mentioned in its training the characterizing part of claim 1 and / or according to that solved by claim 2.
Both by systems with filter elements of the same height, such as also with filter elements that lie completely against one another Conditions created to z. B. without leveling layers, for example an electrically conductive layer, such as an ITO Layer to be able to apply directly.
In other than the addressed LCD application can already an interference filter system with the same filter elements Height or already an interference filter system with filter elements, which are completely contiguous to each other lead to significant advantages.
Amazingly, it is possible to find the different ones spectral requirements for the filter elements, such as and especially the transmission of colors, such as in particular of red, green and blue, even with the same Realize thickness d of the different filter elements. The one proposed according to the invention is just as surprising Realization of completely adjacent filter elements, if one considers that when using an etching technique just Gaps are etched and with a lift-off technique by the Lift-off just create gaps.
In a preferred embodiment variant of the invention Filter systems according to the wording of claim 3 are Filter elements through a common interfering layer system covered, which is therefore in the thickness optimization of the Filter elements must be taken into account. The common interfering Layer system is in the spectral ranges in which the filter elements are effective, transparent. It preferably includes at least one electrically conductive layer preferably exclusively from an electrically conductive Layer, preferably from an ITO layer.
Although a compensation layer analogous to layer 9 of FIG. 1 can be provided over the filter elements, the thickness of which influences the spectral properties of the filter elements only insignificantly, preferably and especially when combining the filter system properties according to claims 1 and 2 over the filter elements an electrically conductive layer, preferably an ITO layer, is provided.
Furthermore, the wording of the claim may be applicable 4 following, black matrix elements may be provided.
Also with a view to the method according to the invention 10 goes, following the wording of claim 5, in one far preferred embodiment of the invention from that an etching technique creates gaps, namely where the Etching mask has free areas, and that the lift-off technique Closes gaps, namely where the lift-off mask has free areas. Thus, according to the invention enables seamless formation of the filter elements, basically filter elements by etching technology be created and then filter elements by lift-off technique, the mask previously used as an etching mask again is used as a lift-off mask. With that the specific combination of lift-off technology optimally combined with that of etching technology. With the lift-off technique is also the creation of a reference level in the lift-off mask level possible, if this was previously done using etching technology formed gaps between filter elements closed become.
For coating with the layer system that is the first filter element forms, preferably PVD, CVD or PECVD Process used.
Wet etching methods can be used for the etching but preferably plasma etching with AC, DC or, mixed, AC and DC plasmas used, reactive or not reactive, but preferably reactive ion etching. As an etching and lift-off mask is preferred in the following a mask made of a metal is used, preferably made of aluminum or chrome, but also a paint as mask material can be used.
In a preferred embodiment, especially with Looking at LCD and CCD arrays, the wording of claim 6 following, the interference filter system according to the invention designed as a dielectric color filter system.
Materials which are preferably used for the filter elements, in particular when used as color filter elements, are specified in claim 7. In connection with FIG. 1, the advantages of an LCD display or a CCD arrangement according to claims 8 and 9 will be readily apparent to the person skilled in the art.
The method according to the invention is further characterized by the Text of the characterizing part of claim 10, a preferred embodiment variant according to that of claim 11.
As has been mentioned, the invention is also suitable Manufacturing process especially for the production of Interference color filter systems.

In Fig. 1, illustrating a known LCD structure, the thickness differences for dielectric interference color filter elements 3 are, albeit exaggerated far shown.
In Fig. 2 is shown schematically above the substrate 1, the arrangement of the present invention filter elements 3, in particular for the red, green, blue transmission shown. Except for the manufacturing tolerance of the individual layers (not shown), the number of layers and the layer thickness are optimized so that all filter elements 3 e have the same thickness d.. The spectral properties of the substrate 1 , if appropriate, and any further layers (not shown ) covering the filter elements 3 e are included for the optimization of the respective spectral filter element properties. Depending on the intended use of the filter system according to the invention with dielectric interference filter elements 3 e of the same height, as shown schematically in FIG. 2 at 5 , black matrix elements 5 a can be provided below, in between or above the filter elements 3 a .
FIG. 3 shows a second property, which is essential to the invention, on the filter system according to the invention with dielectric interference filter elements 3 . While according span FIGS. 1 and 2, the filter elements therebetween gaps, the filter elements are shown in FIG. 3 without gaps. Here too, as shown, depending on the intended use, black matrix elements 5 can be installed.
In the preferred embodiment variant according to FIG. 4, the properties according to the invention of an interference filter system according to the invention are combined. Thus, in this preferred embodiment variant, the filter elements 3 ef have the same thicknesses d₀ on the one hand, and on the other hand they lie against one another without gaps. As shown, it is thus possible to place a layer system or a layer with a constant thickness directly on the filter elements 3 ef , for example and in particular an electrically conductive layer, in particular an ITO layer. In this case, the color filter elements both form a mechanically stable reference plane for the build-up of the layer 15 , further form an electrically insulating storage surface and make it possible to build up the layer 15 with a constant thickness, in particular if, as in LCD applications, their free surface 15 is related the substrate 1 must lie on a well-defined parallel plane.
Wie erwähnt wurde, kann beim erfindungsgemäßen Filtersystem im Einsatz als Farbfiltersystem für LCDs auf eine zusätzliche organische Ausgleichsschicht gemäß 9 von Fig. 1 verzichtet werden, daAs was mentioned, in the filter system according to the invention when used as a color filter system for LCDs, an additional organic compensation layer according to FIG. 9 of FIG. 1 can be dispensed with, since
- - eine elektrisch leitende Schicht, insbesondere ITO- Schicht bzw. ein Schichtpaket, beispielsweise aus SiO₂/ITO, wegen der guten Haftung auf dielektrischen Schichtsystemen problemlos direkt auf die Filterelemente aufgebracht werden kann;an electrically conductive layer, in particular ITO Layer or a layer package, for example from SiO₂ / ITO, because of the good adhesion to dielectric Layer systems easily on the filter elements can be applied;
- - die aufgebrachte, elektrisch leitende Schicht innerhalb des aktiven Filtersystembereiches keinerlei Kanten an den Filterelementen mehr vorfindet, an denen es abreißen könnte;- The applied, electrically conductive layer within edges of the active filter system area finds more of the filter elements that tear it off could;
An electrically conductive layer opposite under the Black matrix elements lie through filter elements the filter elements themselves are insulated.
The structure of an LCD display according to the invention, using a color filter system according to the invention according to FIG. 4, is shown schematically in FIG. 5. On the substrate 1, the color filter elements 3 are ef, it electrically conductive ITO layer 15 °. This is followed by the liquid crystal layer 10 , then an electrically conductive layer 13 , ITO, and the substrate 11 .
Together with the ITO layer 15 , the layer packages of the color filter elements 3 af each form an interference-capable system, which is why the ITO layer must be taken into account when optimizing the respective color filter elements. At the same time, this prevents an additional transmission loss from occurring by providing the ITO layer.
In diesem Beispiel sind es die Farbkoordinaten für Farbfernsehen nach der Norm E. B. U. D 28-1980 (E) "The chromaticity of the luminophors of television receivers".First the target values for the color coordinate of the R-, G- and B filter elements. In this example it is the color coordinates for color television according to the standard E. B. U. D 28-1980 (E) "The chromaticity of the luminophors of television receivers ".
Dabei istThen a thin film system consisting of SiO₂ (n = 1.46; k = 0) and TiO₂ (n₃₅₀ nm = 2.55, n₅₅₀ nm = 2.35, n₉₀₀ nm = 2.22; k = 0) is optimized in this way that the blue color coordinates are reached within a specified tolerance. It is
nSubstrat=1,52
nITO=2
dITO=110 nm
nLC=1,52;n substrate = 1.52
n ITO = 2
d ITO = 110 nm
n LC = 1.52;
Die resultierende Gesamtdicke der Farbfilterelemente stimmt bis auf ±0,2 nm überein. the absorption for all optical layers is negligible accepted. Then the green and red Filter element layer systems optimized so that both the corresponding color coordinates within specified tolerances can be achieved as well as the total thickness the same becomes like that of the blue filter element layer system. In the at the end of the description figure table are under Example 1 the resulting color coordinate values and the Layer structure of the filter elements "Red", "Green", "Blue" shown. The resulting total thickness of the color filter elements matches up to ± 0.2 nm.
FIG. 7 shows the resulting color coordinate values, FIG. 8 shows the spectral characteristics of the color filter elements including the substrate, ITO layers and LC layer implemented in accordance with Example 1.
In FIG. 6, the construction of a second embodiment of a LCD screen with inventive filter system is illustrated. The same reference symbols are used as in FIG. 5. In contrast to the embodiment according to FIG. 5 and example 1, a compensating layer 9 is provided here between the filter elements 3 ef of the optical filter system and the ITO layer 15 . In this way, the ITO layer acts as an isolated single layer, ie it reduces the transmission in parts of the visible spectrum, without this being compensated for with the help of the color filter elements. The procedure is identical to that of Example 1. For the leveling layer, n p = 1.46 is assumed. Again the table, FIGS. 7 and 9 show the results of such an optimization. The table shows that the total thicknesses of the color filter elements correspond to less than 1 nm, namely to ± 0.25 nm.
The production method according to the invention is to be explained on the basis of this example, with reference to FIG. 10.
B. Blau "B" beschichtet. It becomes the substrate with the first interference filter system B in particular with a first color filter system, e.g. B. Blue "B" coated.
On the deposited layer system B, an etching mask, for. B. made of chrome and for example by means of lithography, designated in Fig. 10 with 17 .
The applied layer system B is etched, preferably by means of reactive ion etching, with which the first Filter elements of the first spectral characteristic, for example, the blue color filter elements.
Leaving the etching mask 17 , the coating with the layer system of the second spectral characteristic, for. B. made with the green layer system.
A second etching mask 19 , again made of chrome, for example, is applied by means of lithography.
The second filter elements become the second by etching spectral characteristics, such as the green color filter elements, created. Again, this is preferred Etching done by reactive ion etching.
Leaving the first and second etching masks 17 and 19 , respectively, the coating with the third layer system is carried out in accordance with the desired third spectral characteristic, for example red characteristic. This closes all gaps between the filter elements B, G that have already been applied.
The last layer system applied is structured by means of lift-off technology, the etching masks 17, 19 previously used now being used as lift-off masks.
