Description
Die Erfindung bezieht sich auf eine Verfahren zur Her
stellung von p-dotierten Schichten insbesondere in II-
VI-Halbleitern.
In einer Reihe von Anwendungsgebieten wäre es von Vor
teil, Halbleiterdioden einsetzen zu können, die blaues
Licht emittieren:
Beispielsweise würde die Verwendung von Halbleiter dioden, die Licht im "blauen Bereich" emittieren, die Speicherdichte von CD-Platten ca. um den Faktor 4 erhö hen. Weiterhin könnten Halbleiterdioden, die blaues Licht emittieren, beim Schreiben auf beschreibbare/ löschbare optische Speichermedien Anwendung finden.
Beispielsweise würde die Verwendung von Halbleiter dioden, die Licht im "blauen Bereich" emittieren, die Speicherdichte von CD-Platten ca. um den Faktor 4 erhö hen. Weiterhin könnten Halbleiterdioden, die blaues Licht emittieren, beim Schreiben auf beschreibbare/ löschbare optische Speichermedien Anwendung finden.
Für die Herstellung von Leuchtdioden, die blaues Licht
emittieren, sind beispielsweise die II-VI-Halbleiter
ZnSe und ZnS mit einem Bandabstand von 2,67 eV bzw.
3,66 eV bei Raumtemperatur sowie ternäre Halbleiter,
wie z. B. ZnSSe, geeignet. Derartige Halbleiter benöti
gen p-dotierte Schichten.
Darüberhinaus ist auch die Verbesserung von GaAs-basie
renden optoelektronischen Schaltungen (OEIC) u. a. durch
p-dotierte ZnSe-Schichten möglich, die beispielsweise
als "current blocking layer" für Laser oder als Wellen
leiter dienen. Auch die ersten bislang als Demonstra
tionsmodelle vorgeführten optische Schaltern "SEED"
(self electro optic effect devices) benötigen eine p-
Dotierung.
Die p-Dotierung insbesondere von ZnSe, aber auch von
anderen Zink enthaltenden Schichten, stört bei der
großtechnischen Realisierung noch auf Schwierigkeiten:
Die p-Dotierung von ZnSe kann durch den Einbau von Ato
men der Gruppe I, wie Li oder Na auf einen Zn-Platz
oder durch den Einbau von Atomen der Gruppe V, wie N, P
oder As auf einen Se-Platz erfolgen.
In einigen zusammenfassenden Arbeiten und kritischen
Beiträgen werden die bis heute erzielten Ergebnisse
durchaus noch konträr diskutiert:

Ferner ist über einige Dotierungsversuche mit Lithium
berichtet worden, so z. B. von A. Yahata, H. Mitsuhashi,
K. Hirahava "Confirmation of p-type conduction in Li-
doped ZnSe layers grown on GaAs-substrates" Jap. J. of
Appl. Phys. 29 (1) (1990) L 4, von T. Yodo, K. Veda, K.
Morio, K. Yamashita, S. Tanaka "Photoluminescence study
of Li- and Na-implanted ZnSe epitaxial layers grown by
atmospheric pressure metalorganic vapor-phase epitaxy",
J. Appl. Phys. 68 (7) (1990) 3212 oder von H. Cheng,
J.M. De Puydt, J.E. Potts, T.L. Smith "Growth of p-type
ZnSe: Li by molecular beam epitaxy" Appl. Phys. Lett.
52 (2) (1988) 147.
Die optischen Messungen zeigen auch Akzeptorniveaus;
dagegen sind hohe freie Löcherkonzentrationen größer
als 8×1016 cm-3 und niedrige Widerstände nicht gefunden
worden. Der Diffusionskoeffizient von Lithium in ZnSe
ist sehr groß, wobei Elektromigration beobachtet wird,
so daß eine Anwendung in Bauelementen nicht erfolgver
sprechend erscheint. Hierzu wird auf M.A. Haase, J.M.
De Puydt, H. Cheng, J.E. Potts "Electromigration in p-
type ZnSe:Li" Appl. Phys. Lett. 58 (1991) 1173 verwie
sen.
Obwohl Natrium eine Aktivierungsenergie von 124 meV in
ZnSe besitzt, wird keine für Bauelemente brauchbare
Leitfähigkeit beobachtet, d. h. das Na-dotierte ZnSe
bleibt hochohmig, wie von T. Yodo, K. Veda, K. Morio,
K. Yamashita, S. Tanaka "Photoluminescence study of Li-
and Na-implanted ZnSe epitaxial layers grown by atmo
spheric pressure metalorganic vapor-phase epitaxy", J.
Appl. Phys. 68 (7) (1990) 3212 oder von W. Stutius
"Growth and doping of ZnSe and ZnSxSe1-x by organo
metallic chemical vapor deposition" J. of Crystal
Growth 59 (1982) 1 berichtet worden ist.
Ebenso ergibt die Dotierung von ZnSe mit Phosphor und
Arsen meist hochohmige Schichten durch die Generation
von tiefen Störstellen. Hierzu wird auf H. Kukimoto
"Conductivity control of ZnSe-grown by MOVPE and its
application for blue electroluminescence" J. of Crystal
Growth 101 (1990) 953 oder auf W. Stutius "Growth and
doping of ZnSe and ZnSxSe1-x by organo-metallic chemi
cal vapor deposition" J. of Crystal Growth 59 (1982) 1
verwiesen.
Dagegen erscheint die Dotierung von ZnSe mit Stickstoff
sinnvoll:
Die Schichtstruktur der im September 1991 erstmals von M.A. Haase, J. Quium, J.M. De Puydt, H. Cheng in Appl. Phys. Lett. 59 (11) (1991), 1272 publizierten blau grünen Laserdiode besitzt ebenfalls eine Stickstoff dotierung. Die Realisierung dieser Laserstruktur, die bei 490 nm Licht emittiert, wurde erst durch die Ein führung der Stickstoffdotierung mit einer Plasmaanre gung in den MBE-Prozeß möglich.
Die Schichtstruktur der im September 1991 erstmals von M.A. Haase, J. Quium, J.M. De Puydt, H. Cheng in Appl. Phys. Lett. 59 (11) (1991), 1272 publizierten blau grünen Laserdiode besitzt ebenfalls eine Stickstoff dotierung. Die Realisierung dieser Laserstruktur, die bei 490 nm Licht emittiert, wurde erst durch die Ein führung der Stickstoffdotierung mit einer Plasmaanre gung in den MBE-Prozeß möglich.
Bei der vorstehend genannten Arbeit sind Dotierungen
NA-ND zwischen 3*1017 cm-3 und 1*1018cm-3 und spezifi
sche Widerstände von 0,75 Ohm cm erzielt worden. Ergän
zend wird auf R.M. Park, M.B. Troffer, C.M. Rouleaue
"P-type ZnSe by nitrogen atom beam doping during mole
cular beam epitaxial growth" Appl. Phys. Lett. 57 (20)
(1990) 2127 verwiesen.
Auch mit dem MOVPE-Verfahren sind sehr früh Versuche
zur Stickstoffdotierung durchgeführt worden; hierzu
wird auf W. Stutius "Nitrogen as shallow acceptor by
organometallic chemical vapor deposition" in Appl.
Phys. Lett. 40 (3) (1982) oder auf A. Ohki, M. Shibata,
K. Ando, A. Katsui "Nitrogen-doped p-type ZnSe films
grown by MOVPE" J. of Crystal Growth 93 (1988) 692
verwiesen.
Geringere Widerstände als 10² Ohm cm sind jedoch nicht
erzielt worden. Grund dafür ist die Selbstkompensation
durch tiefe Störstellen. Theoretische Berechnungen
zeigen, daß in einer ZnSSe/ZNSe-Mehrlagenstruktur die
Aktivierung von Stickstoff um den Faktor 4-5 verbessert
werden kann (S.Y. Ren, J.D. Dow, S. Klemm "Strain
assisted p-type doping of II-VI semiconductors" J.
Appl. Phys. 66 (5) (1989) 2065 oder I. Suemune "Doping
in a superlattice structure: improved hole activation
in wide-gape II-VI materials" J. Appl. Phys. 67 (5)
(1990) 2364). Erste Verbesserungen wurden experimentoll
in MOVPE-Strukturen nachgewiesen, wie in I. Suemune, H.
Masato, K. Nakanishi, Y. Kuroda, M. Yamanishi "Doping
of nitrogen in ZnSe films: improved doping properties
in ZnSe/ZnSSe periodic layered structures grown on GaAs
by MOVPE" J. Crystal Growth 107 (1991) 679 berichtet
worden ist.
Obwohl - wie vorstehend dargelegt worden ist - die
verschiedensten Verfahren zur p-Dotierung insbesondere
von II-VI-Halbleitern untersucht worden sind, kann
keines der Verfahren in der Praxis befriedigen.
Der Erfindung liegt die Aufgabe zugrunde, ein Verfahren
zur Herstellung von p-dotierten Schichten insbesondere
in II-VI-Halbleitern anzugeben, das eine schnelle und
sichere und insbesondere reproduzierbare Herstellung
von p-dotierten Schichten erlaubt.
Eine erfindungsgemäße Lösung dieser Aufgabe ist im
Anspruch 1 angegeben. Weiterbildungen der Erfindung
sind Gegenstand der Unteransprüche.
Erfindungsgemäß wird die p-dotierte Schicht in einem
CVD-Schritt mittels Plasmaanregung von stickstoffhal
tigen Gasen hergestellt. Bevorzugt wird der CVD-Prozeß
in Stickstoff-Trägergas durchgeführt, wobei entweder
ein Plasma im Stickstoff selbst gezündet wird oder
weitere stickstoffhaltige Verbindungen zusätzlich in
jiziert werden, die dann durch ein Plasma angeregt
werden (Anspruch 2).
Der Dotierungsmechanismus funktioniert wie folgt: Durch
Plasmaanregung werden stickstoffhaltige Gase zerlegt
und angeregte Stickstoffradikale generiert. Diese
Stickstoffradikale werden an der Oberfläche des wach
senden Halbleiters eingebaut und führen zur Dotierung
mit entsprechend hoher Aktivierung.
Insbesondere können mit dem erfindungsgemäßen Verfahren
II/VI-Halbleiter, wie ZnSe, ZnS oder ternäre Zink ent
haltende halbleitende Verbindungen dotiert werden.
Dabei ist es bevorzugt, wenn N2, N2H4, NH3 und andere
stickstoffhaltige Verbindungen als Ausgangsmaterialien
verwendet werden (Anspruch 5).
Der erfindungsgemäße Grundgedanke ist universell an
wendbar: so kann die Plasmadotierung in MO, MBE oder
MOCBE-Verfahren erfolgen. Weiterhin können das Niveau
der Plasmadotierung durch Veränderung der Temperatur
und/oder des VI/II-Verhältnisses sowie die Plasma-
Energie zur Beeinflussung der Höhe des Dotierungsnive
aus variiert werden.

1. Verfahren zur Herstellung von p-dotierten Schichten
insbesondere in II-VI-Halbleitern, bei dem die p-
dotierte Schicht in einem CVD-Schritt mittels Plasmaan
regung von stickstoffhaltigen Gasen hergestellt wird.
2. Verfahren nach Anspruch 1,
dadurch gekennzeichnet, daß der CVD-Prozeß in Stick
stoff-Trägergas durchgeführt, wobei entweder ein Plasma
im Stickstoff selbst gezündet wird oder weitere stick
stoffhaltige Verbindungen zusätzlich injiziert werden,
die dann durch ein Plasma angeregt werden.
3. Verfahren nach Anspruch 1 oder 2,
dadurch gekennzeichnet, daß II/VI-Halbleiter dotiert
werden.
4. Verfahren nach Anspruch 3,
dadurch gekennzeichnet, daß ZnSe, ZnS oder ternäre Zink
enthaltende halbleitende Verbindungen dotiert werden.
5. Verfahren nach einem der Ansprüche 1 bis 4,
dadurch gekennzeichnet, daß N2, N2H4, NH3 und andere
stickstoffhaltige Verbindungen als Ausgangsmaterialien
verwendet werden.
6. Verfahren nach einem der Ansprüche 1 bis 5,
dadurch gekennzeichnet, daß die Plasmadotierung in MO,
MBE oder MOCBE-Verfahren erfolgt.
7. Verfahren nach einem der Ansprüche 1 bis 6,
dadurch gekennzeichnet, daß das Niveau der Plasma
dotierung durch Veränderung der Temperatur und/oder des
VI/II-Verhältnisses variiert wird.
8. Verfahren nach einem der Ansprüche 1 bis 7,
dadurch gekennzeichnet, daß die Plasma-Energie zur
Beeinflussung der Höhe des Dotierungsniveaus variiert
wird.
