Claims (1)

Wärmesenke (6) einer Kunststoffkugel-Gittermatrix auf einer Oberfläche eines Chips (2),
gekennzeichnet durch
einen vorstehenden Körper (61) an ihrer Innenseite;
eine Schicht (63) eines Antioxidationsmittels, die auf den vorstehenden Körper (61) aufgetragen ist;
ein Substrat (7) mit einem Masse-Verbindungspunkt (76), der mit einem Verbindungsfinger (62) der Wärmesenke (6) verbunden ist;
einen Silberklebstoff (1), der den Chip (2) mit dem Substrat (7) verbindet und erwärmt wird, um den Chip (2) auf dem Substrat (7) zu montieren;
einen elastischen, wärmeleitenden Klebstoff (5), der auf die Oberfläche des vorstehenden Körpers (61) oder auf die Oberfläche des Chips (2) aufge­ tragen ist; wobei
der vorstehende Körper (61) unter Verwendung einer Fügevorrichtung mit der Chipoberfläche verbunden wird; und wobei
der vorstehende Körper (61) auf der Chipoberfläche montiert ist, um unter Verwendung eines Materialklebeverfahrens eine elastische Verbin­ dungskörperstruktur auszubilden.
