Das andere Ende der Biegefeder ist mit einem Substrat verbunden, welches als stationärer Bezugspunkt dient. Die geometrischen Abmessungen der Biegefeder sind so gewählt, daß die seismische Masse unter Einfluß einer Beschleunigung sich nur parallel zum Substrat bewegen kann. Die dem Substrat zugewandte Fläche der seismischen Masse sowie ein Teil der Substratoberfläche sind mit Elektroden versehen, und sind so angeordnet, daß sie sich bei einer Auslenkung der seismischen Masse entweder stärker oder weniger stark überschneiden. Die beiden einander gegenüberliegenden Enden der beiden Biegefedern sind miteinander durch Längsträger 18 verbunden, dergestalt, daß die beiden Biegefedern 17 und die beiden Längsträger 18 einen rechteckigen Rahmen bilden. Die Längsträger 18 sind ebenfalls relativ zum Träger 10 und der Vertiefung 14 beweglich. In dem von den beiden Biegefedern 17 und den beiden Längsträgern 18 gebildeten Rahmen befindet sich ein Querbalken 19, welcher parallel zu den beiden Biegefedern verläuft. Der Querbalken 19 ist auf beiden Seiten mit einer durchbrochenen Struktur 20 versehen, welche im hier gewählten Ausführungsbeispiel als Kammstruktur ausgebildet ist. Die Unterseite der durchbrochenen Struktur 20 ist mit einer elektrisch leitfähigen Beschichtung versehen, welche in der in Fig. 1 gewählten Darstellung nicht sichtbar ist. Weiterhin sollte der Abstand zwischen seismischer Masse und Grundelektrode möglichst gering sein. Zur Herstellung des Beschleunigungssensors wird ein Siliziumsubstrat 30, welches vorzugsweise ein einkristallines Silizium ist, mit thermischem Siliziumoxid 31 überwachsen. Nach Aufwachsen des thermischen Siliziumoxids 31 auf dem Silizium 30 wird auf dem thermischen Siliziumoxid dünnes polykristallines Silizium (Poly-Si) abgeschieden, dotiert, beispielsweise mittels Ionenimplantation, und strukturiert. Die Strukturierung des Polysiliziums 32 folgt dergestalt, daß das Polysilizium 32 beispielsweise eine Grundelektrode 22 oder eine Leitung zur Grundelektrode 22 darstellt. Anschließend wird eine nächste Siliziumoxidschicht aufgebracht, das sogenannte Opferoxid 33. Die Dicke des Opferoxids 33 bemißt sich nach dem später gewünschten Abstand zwischen seismischer Masse Grundelektrode. Auf das Opferoxid wird eine weitere dünne Schicht aus polykristallinem Silizium aufgebracht, das sogenannte Start-Polysilizium 34. The thickness of the sacrificial oxide 33 is based on the later desired distance between the seismic mass of the base electrode. Another thin layer of polycrystalline silicon, the so-called start polysilicon 34, is applied to the sacrificial oxide. The start polysilicon is also structured by removing it at the points at which a structure connected underneath is later desired.

Auf das in Fig. 3a dargestellte Zwischenprodukt wird eine Schicht aus epitaktischem polykristallinem Silizium aufgebracht, das sogenannte Epi-Polysilzium 35. Aus dem Epi-Poly silizium werden in einem nächsten Prozeßschritt die beweglichen Strukturen, wie beispielsweise die seismische Masse, die Querbalken, die Biegefedern, und die Widerlager herausstrukturiert. Dies geschieht durch einen sogenannten tiefen Trench, bei welchem schmale tiefe Gräben in der Polysiliziumschicht hergestellt werden. Das Opferoxid 33 dient bei der Herstellung der schmalen Tiefengräben 36 als sogenannte Ätzstopschicht. Ausgangspunkt des in den Fig. 4a bis 4g beschriebenen Verfahrens bildet die Grundplatte 50. Die Grundplatte 50 kann beispielsweise ein integrierter Schaltkreis sein, welcher die Auswerteelektronik für den Beschleunigungssensor enthält. Sie kann jedoch ebenso beispielsweise ein einkristallines Substrat sein oder eine Metallplatte. Die Grundplatte 50 wird mit einer Passivierung 51 versehen, welche in Form einer dünnen Schicht auf die Grundplatte 50 aufgebracht wird. An vorgegebenen Stellen wird die Passivierung 51 entfernt und durch eine untere Elektrode 52 sowie ein Anschlußpad 53 ersetzt. Es ist darauf zu achten, daß die untere Elektrode 52 und das Anschlußpad 53 nicht elektrisch verbunden sind. Wird also Grundplatte 50 eine Metallplatte verwendet, so sind zusätzlich Mittel vorzusehen, entweder die untere Elektrode 52 oder das Anschlußpad 53 oder beide gegenüber der Grundplatte 50 zu isolieren. Auf der mit der Passivierung 51 versehene Grundplatte 50 wird eine Beschichtung aus Photolack 54 aufgetragen. Die Schichtdicke des Photolacks 54 entspricht dem späteren Abstand zwischen seismischer Masse und Elektrode. Anschließend wird der Photolack im Bereich des Anschlußpads 53 entfernt, so daß eine erste Öffnung 56 im Bereich des Anschlußpads 53 entsteht. Das hieraus folgende Zwischenprodukt ist in Fig. 4a dargestellt.The base plate 50 forms the starting point for the method described in FIGS. 4a to 4g. The photoresist in the area of the connection pad 53 is then removed, so that a first opening 56 is formed in the area of the connection pad 53 . The resulting intermediate product is shown in Fig. 4a.
Fig. 4b zeigt das Zwischenprodukt, nachdem auf die Passivierung 51 und Photolack 54 beschichtete Grundplatte 50 eine weitere leitfähige Hilfsbeschichtung 55 aufgebracht wurde. Auf den dicken Photolack 57 wird eine Oxidschicht 58 aufgebracht, auf welche wiederum ein dünner Photolack 59 aufgebracht wird. Mit Hilfe einer Maske, welche nicht in Fig. 4b dargestellt ist, wird der dünne Photolack 59 in vorgegebenen Bereichen belichtet. Anschließend werden die belichteten Bereiche des dünnen Photolacks 59 entfernt, so daß eine erste Vorläuferstruktur 60 entsteht. Es ist jedoch ebenso vorstellbar, einen Photolack für die Beschichtung aus dünnem Photolack 59 heranzuziehen, welcher erlaubt, die unbelichteten Bereiche zu entfernen. Nach dem Entfernen des dünnen Photolacks 59 in den vorgegebenen Bereichen wird die darunterliegende Oxidschicht 58 entfernt, und zwar in denjenigen Bereichen, in denen sie nicht mehr durch den dünnen Photolack 59 geschützt ist. Somit ergibt sich als nächstes Zwischenprodukt die schon aus Fig. 4b bekannte Vielschichtstruktur mit einer Grundplatte 50, einer Passivierung 51, dem Photolack 54 und der leitfähigen Hilfsbeschichtung 55, welche mit dem dicken Photolack 57 und einer doppelten Maske aus Oxid 58 und dünnem Photolack 59 bedeckt ist.With the aid of a mask, which is not shown in FIG. 4b, the thin photoresist 59 is exposed in predetermined areas. Das in Fig. 4e gezeigte Zwischenprodukt wird nunmehr einem Galvanikschritt unterzogen, wobei die leitfähige Hilfsbeschichtung 55 eine der beiden Elektroden erstellt. Es ergibt sich somit das in Fig. 4f dargestellte Zwischenprodukt, welches aus einer Grundplatte 50 mit darauf aufgebrachter Passivierung 51, darauf aufgebrachtem Photolack 54 mit einer sich darauf befindlichen leitfähigen Hilfsbeschichtung 55 besteht. Auf diesem Vielschichtsystem befindet sich der mit dem strukturierten Oxid 58 bedeckte dicke Photolack 57, welcher nunmehr mit einer Befüllung 62 befüllte zweite Vorläuferstrukturen aufweist. In einem letzten Schritt wird der gesamte Photolack der Schichten 57 und 54 mit samt den darauf befindlichen leitfähigen Hilfsbeschichtungen 55 und dem Oxid 58 entfernt. Somit verbleibt eine Struktur, welche aus der Grundplatte 50 mit der darauf befindlichen Passivierung 51 besteht, wobei in der Passivierung eine untere Elektrode 52 und ein Anschlußpad 53 vorhanden sind. Auf dem Anschlußpad 53 befindet sich eine Metallstruktur, welche aus der Befüllung 62 und einem Teil der leitfähigen Hilfsbeschichtung 55 entstand, und welche fest mit der Grundplatte 50 verbunden ist. Diese Struktur kann in dem Drucksensor als Widerlager 16 benutzt werden. Weiterhin weist das Verfahrensprodukt in Fig. 4g weitere Metallstrukturen aufs welche nicht unmittelbar mit der Grundplatte 50 verbunden sind, jedoch mit dem Widerlager 16 verbunden sind, in einer nicht in der Zeichnung dargestellten Schnittebene. Diese Metallstrukturen bestanden aus der Befüllung von zweiten Vorläuferstrukturen 61, welche in Bereichen angeordnet waren, in welchen der Photolack 54 nicht strukturiert wurde. Diese Metallstrukturen bilden sowohl die Längsträger 18 als auch die durchbrochene Struktur 20. Weiterhin sind Mittel vorgesehen, die Kapazität zwischen der durchbrochenen Struktur 20 und der unteren Elektrode 52 zu messen, beispielsweise elektrische Leitungen 70.The intermediate product shown in FIG. 4e is now subjected to an electroplating step, the conductive auxiliary coating 55 creating one of the two electrodes. This structure can be used as an abutment 16 in the pressure sensor. Furthermore, the process product in FIG. 4g has further metal structures which are not directly connected to the base plate 50 , but are connected to the abutment 16 , in a sectional plane not shown in the drawing. These metal structures consisted of the filling of second precursor structures 61 , which were arranged in areas in which the photoresist 54 was not structured. These metal structures form both the longitudinal beams 18 and the perforated structure 20 . Means are also provided for measuring the capacitance between the perforated structure 20 and the lower electrode 52 , for example electrical lines 70 .

- c. Abscheiden einer Opfer-Oxidschicht (33),
- d. Aufbringen einer Polysiliziumschicht (34) auf der Opfer-Oxid schicht (33),
- e. Strukturierung der Polysiliziumschicht, indem diese teilweise entfernt wird,
- f. Entfernen des Opferoxids in den Bereichen, in denen die Polysiliziumschicht entfernt wurde,
- g. Aufbringen einer epitaktischen Polysiliziumschicht (35),
- h. Herausstrukturieren des Widerlagers, der Biegefeder und der seismischen Masse aus der epitaktischen Polysiliziumschicht, indem das Polysilizium bis zur Opfer-Oxidschicht entfernt wird,
- i. Entfernen der Opfer-Oxidschicht unter des seismischen Masse und der Biegefeder.
