Abstract
Description
The invention is based on a multilayer system according to the Genus of the main claim. From everyday life an absorber layer for visible light is already known. This is black paint, as in various training courses are available in stores.
To meet higher requirements in terms of durability, very much low layer thickness and fine structuring other absorbers are used, which are also from the prior art, for example the article "Economically Sputtered Black Matrix Systems for FPD applications "by M. Bender et al., From the Proceedings of the Display Manufacturing Conference, San Jose, 6-8.8.1996. This is usually a Metal layer with an anti-reflective layer, for example, chromium with chromium oxide. The The metal layer has the task of transmitting To prevent light, which is due to the shallow penetration of Light in metal is usually possible without any problems. The Antireflection layer has the task of reflecting the To prevent light on the metallic surface. In order to the reflection in the entire visible spectral range is suppressed, is a multi-layered structure of the Absorber layer is necessary, often materials are used for this with very different chemical and physical properties necessary. Should be one Absorber layer to be removed later, that is often a layer-by-layer removal is unavoidable.
The object of the invention is to provide an absorber which on the one hand has advantageous optical properties, on the other hand, it is easy and structurable as a whole.
The arrangement according to the invention with the characteristic In contrast, features of the main claim have the advantage that the entire multilayer system with a chlorine or One step fluorine plasma etching process Single layer can be structured. Furthermore results the advantage that the multilayer system according to the invention a much lower reflectance than the well-known chrome Chromium oxide multilayer system. Hence arise Absorber layers whose appearance is noticeably closer to ideal black.
By those listed in the dependent claims Measures are advantageous training and Improvements to what is stated in the independent claim Multi-layer system possible. By connecting the Multi-layer system with a substrate, in particular with a glass substrate or other transparent The multi-layer system according to the invention becomes substrate easier to handle.
By structuring the multi-layer system in the form of a Grid results in a so-called black matrix, which advantageously for shading the control lines for individual pixels are used in an active matrix display can be. In this area of application there is a high absorption of the multilayer system is desirable since neither light from the Areas of the control lines should reach the viewer, the surroundings should still be reflected in the display.
By applying an inventive Multi-layer system as an absorber on a thermally conductive Plate can be both particularly efficient Solar panels as well as particularly efficient optical ones Detectors, which are designed as thermal detectors are, manufacture.
An embodiment of the invention is shown in the drawing and explained in more detail in the following description. In the drawings Fig. 1 shows a multilayer system, Fig. 2 shows a comparison between a multilayer system according to the invention and a chromium Chromoxidvielschichtsystem, Fig. 3 is a black matrix.
Fig. 1 shows a multilayer system 1 which consists of a first layer 11 of silicon nitride, a second layer 12 of silicon and a third layer 13 made of a metal. The layer thicknesses of the individual layers are 50 to 70 nm for the first layer, 20 to 30 nm for the second layer. The layer thickness of the third layer is not relevant to the invention as long as it is at least of the order of magnitude of the optical penetration depth in the third layer. Incident light 20 strikes multilayer system 1 , which is symbolized by a wavy arrow. Part of the incident light 20 is reflected as reflected light 21 by the multilayer system 1 . Another portion of the incident light 20 passes through the multilayer system 1 and leaves the multilayer system 1 on the side of the third layer 13 as transmitted light 22 .
The length of the wavy arrows is an approximate measure of the light intensity. In Fig. 1 it can be seen that only a small fraction of the incident light 20 is either reflected or transmitted. The remaining light is absorbed in the multilayer system 1 .
FIG. 2 shows the reflectance of the multilayer system shown in FIG. 1 in comparison to a second multilayer system made of chromium and chromium oxide. The photon energy 30 is plotted on the x-axis and the reflectance 31 on the y-axis. The transmission through both layers is negligible, so that the reflectance of the two layers simultaneously represents approximately 1 absorption. In FIG. 2, curve 32 denotes the reflectance spectrum of chromium-chromium oxide, curve 33 the reflectance of the multilayer system shown in FIG. 1.
In Fig. 2 it is clearly visible that the reflectance of the multilayer system according to the invention is realized on about a quarter of the chrome-chromium oxide multilayer system.
The multilayer system is particularly easy to manufacture by successive vapor deposition. On the one hand, it is intended to choose a transparent material as the substrate for the multilayer system. The layer thicknesses given in the description of FIG. 1 for the first layer and the second layer are designed for a transparent substrate with a low refractive index, such as glass. If a material with a different refractive index is selected as the transparent substrate, the layer parameters of the first and second layers must be adapted accordingly. On the other hand, it is also possible to start with the metallic layer when building the multilayer system. In this case, a metallic layer is first applied to a substrate. If the substrate consists of a metallic material, the metallic layer can be dispensed with. The second and then the first layer is then applied to the metal.
The multilayer system produced in this way not only has particularly favorable optical properties, but is also particularly easy to structure. The entire multilayer system can be structured in a suitable system in a single chlorine or fluorine plasma etching process like a single layer. In particular, it is provided to structure the multilayer system according to the invention, which has been vapor-deposited on glass, in the form of a grid with rows and columns. This is shown in FIG. 3. In Fig. 3 is a multilayer system 1 is applied to a glass substrate 2. The multilayer system is designed as a grid with columns 34 and rows 35 . At each crossing point there is still a small square shadow 36 in a quadrant.
The structured multilayer shown in FIG. 3 on the glass substrate can be used, for example, as a black matrix for a display, in particular an active matrix liquid crystal display. In these displays, each pixel (pixel) is driven by a transistor arranged at the edge of the pixel. Each transistor in turn requires two control lines. In order to use as little space as possible, the control lines are arranged as a cross-shaped pattern of column and row lines, and a transistor is located at each crossing. In the immediate vicinity of the transistors and also the control lines, electrical fields that are difficult to control are generated, which produce effects that are difficult to control in the display. Therefore, these areas of the display are shadowed. The black matrix shown in FIG. 3 is used for this purpose. The multilayer system according to the invention offers two important properties for the production of this black matrix, namely the high absorption and also the simple structurability.
However, the advantage of high absorption can also be used Coating devices can be used, which should warm up by exposure to light. It is on the one hand provided this coating on solar panels too use, whereby the multilayer system according to the invention a more efficient heating of the heat transfer medium is made possible.
Furthermore, it is provided to use the multilayer system according to the invention as an absorber in a broadband photo detector. Even higher absorptions can be achieved with a complex multilayer system, but these are mostly limited to a specific wavelength. As has already been shown in FIG. 2, the multilayer system according to the invention has the advantage of high absorption over a wide spectrum. The simple structurability of the multilayer system according to the invention is particularly advantageous for the monolithic integration of an absorber into a microsystem. In addition, it is advantageous that the material for the first layer and the second layer of the multilayer system according to the invention are materials which are customary in microelectronics and microsystem technology.
