Bei der Durchmischung des Anregungsgases mit dem schichtbildenden Gas findet eine Wechselwirkung zwischen Anregungsgas und schichtbildendendem Gas statt, die in der Übertragung von Aktivierungsenergie oder Anregungsenergie des Anregungsgases auf das schichtbildende Gas besteht und eine Vorreaktion des schichtbildenden Gases bewirkt, welches dann anschließend mit dem Substrat eine Beschichtung ausbildet.
Beim RPECVD erfolgt, wie zuvor beschrieben, die Zersetzung der Moleküle der Reaktionsgase an räumlich vom Substrat getrennten Orten. In der vorliegenden Erfindung kann dieses Prinzip des RPECVD dazu verwendet werden, die Dissoziation der Dotiergase, durch beschleunigte, energiereiche Elektronen eines Plasmas, das an einem vom Substrat getrennten Ort angeordnet ist und damit keinen direkten Kontakt zum Substrat hat, durchzuführen und anschließend die Energie für die auf die Passivierungsschicht auftreffenden Ionen, welche die gewünschte chemische Reaktivität und Reaktion der Dotiergase bewirken, einzubringen. Die Zersetzungsrate der Dotiergase kann beispielsweise durch die Plasmaleistung variiert werden. Beim IC-PCVD Verfahren kann ebenfalls die Ionenenergie und die lonenstromdichte unabhängig voneinander gesteuert werden, d. h. es können dem Substrat weiche Ionen zugeführt werden. Wie bei der RPECVD, kann auch hier das auf dem Substrat auftreffende Plasma mit niedriger Energie gesteuert werden. Weiterhin können Parameter wie Gasflussrate, Gasflussverhältnis, Druck, ICP-Leistung, Substrattemperatur, Elektroden- und Substratabstand so eingestellt werden, dass zum einen ein schonender Eintrag von Energie für die Ionen möglich ist und zum anderen eine ausreichende lonenstromdichte eingestellt werden kann, die dann, im Vergleich zu den nach dem Stand der Technik bekannten Passivierungsschichten, zu Schichten mit höherer elektrischer Leitfähigkeit und vergleichbaren Passivierungseigenschaften führen.In a further advantageous embodiment of the method, the IC-PCVD (Inductively Coupled Plasma Chemical Vapor Deposition) method known from the prior art can be used to carry out the separation of method steps d) and e) according to the invention.
