Abstract
Die Erfindung betrifft eine Vorrichtung und ein Verfahren zum Abscheiden von Schichten auf zumindest einem Substrat (1), wobei durch ein Gaseinlassorgan (3) ein Prozessgas (PG) in eine Prozesskammer (2) eingespeist wird und das Substrat (1) auf einem von einem Suszeptor (4) auf einem Gaspolster (5) gelagerten Substrathalter (9) aufliegt, wobei eine einen Wärmefluss vom Suszeptor (4) zum Substrathalter (6) beeinflussende Höhe (h) des Gaspolsters (5) durch eine Variation eines ersten Spülgasflusses (7) eines ersten Spülgases eingestellt wird, welches Spülgas durch eine erste Spülgasaustrittsöffnung (8) in einen Spalt (9) zwischen einer Lagerfläche (10) des Suszeptors (4) und einer Unterseite des Substrathalters (6) eingespeist wird, wobei das Spülgas aus dem Spalt (9) in die Prozesskammer (2) strömt, wobei durch eine zwischen Gaseinlassorgan (3) und Substrathalter (6) angeordnete zweite Spülgasaustrittsöffnung (11) ein zweiter Spülgasfluss (12) eines zweiten Spülgases in die Prozesskammer (2) eingespeist wird. Hierzu werden bevorzugt Massenflussregler verwendet, wobei jedem Spülgasfluss beziehungsweise jedem Gaskanal mindestens ein ihm individuell zugeordneter Massenflussregler zugeordnet ist. Es kann auch vorgesehen sein, dass die Summe der durch die beiden Spülgasaustrittsöffnungen austretenden Spülgasflüsse in etwa konstant gehalten werden. Wesentlich ist, dass der zweite Spülgasfluss derart im Wesentlichen zeitlich synchron mit dem ersten Spülgasfluss variiert wird, dass die Wirkung und insbesondere die Verdünnungswirkung der beiden Spülgasflüsse zu jeder Zeit in etwa gleich ist. Im zeitlichen Mittel kann die Summe der beiden Spülgase konstant sein. Die Einspeiseöffnungen sind derart voneinander getrennt, dass durch sie ein unabhängiger Spülgasfluss einspeisbar ist. Einige Ausführungsbeispiele der Erfindung besitzen mehrere Substrathalter. Jeder Substrathalter kann zumindest ein Substrat oder mehrere Substrate tragen. Die Substrathalter liegen auf ihnen individuell zugeordneten Gaspolstern, die jeweils mit einem individuell zugeordneten Massenflussregler von einem Spülgasfluss aufrechterhalten werden. Der Spülgasfluss zum Erzeugen des Gaspolsters kann individuell variiert werden, um damit den Wärmefluss vom Suszeptor zum Substrathalter einzustellen. The substrate holders lie on gas cushions individually assigned to them, which are each maintained by a purge gas flow using an individually assigned mass flow controller. The purge gas flow for generating the gas cushion can be varied individually in order to adjust the heat flow from the susceptor to the substrate holder. Temperature measuring devices, for example pyrometers, are provided with which the surface temperature of the substrate or the surface temperature of the substrate holder can be measured. By varying a first flushing gas flow, each gas cushion can be individually adjusted in height, so that a surface temperature or substrate temperature can be changed individually. According to the invention, a second mass flow regulator corresponds to each substrate holder or to each mass flow regulator regulating a first purge gas flow, with which a second purge gas flow can be regulated, which can enter the process chamber in the flow direction before the first purge gas flow.
Ausführungsbeispiele der Erfindung betreffen einen horizontal durchströmbaren CVD-Reaktor, bei dem das Prozessgas durch ein Gaseinlassorgan eingespeist wird und linear die Prozesskammer durchströmt. Zwischen Substrathalter und Gaseinlassorgan befindet sich die zweite Spülgasaustrittsöffnung. In alternativen Ausgestaltungen der Erfindung ist vorgesehen, dass der Suszeptor eine Kreisscheibenform und mehrere um ein Zentrum angeordnete Substrathalter aufweist. Jeder Substrathalter wird von einem Gaspolster getragen und drehangetrieben, wobei das das Gaspolster erzeugende erste Spülgas zumindest zum Teil am Rand des Substrathalters vorbei in die Prozesskammer strömt. Das Spülgas kann auch anderweitig das Gaspolster verlassen, beispielsweise durch zur Unterseite des Suszeptors hin offenen Gasableitungskanälen. Erfindungsgemäß ist jedem Substrathalter eine zweite Spülgasaustrittsöffnung zugeordnet, durch die ein zweites Spülgas stromaufwärts des Substrathalters in die Prozesskammer eingespeist wird. Bei den Spülgasen handelt es sich bevorzugt um ein Inertgas, beispielsweise Wasserstoff oder ein Edelgas. Als Inertgas kann auch Stickstoff verwendet werden. Die Gaseinspeiseöffnungen, die mit den Gaskanälen jeweils mit einer Spülgasaustrittsöffnung verbunden sind, können Oberflächenöffnungen des Suszeptors sein, wobei der Suszeptor bevorzugt einteilig ausgebildet ist. In einer Weiterbildung der Erfindung ist vorgesehen, dass der Suszeptor von einem Suszeptorträger getragen wird. Der Suszeptorträger kann drehangetrieben werden, um den Suszeptor in eine Drehung zu versetzen. Der Suszeptorträger kann axiale Zuleitungen aufweisen, die mit Zuleitugnen im Suszeptor fluchten, so dass durch den Suszeptorträger die Spülgase zum Suszeptor geleitet werden können. Each substrate holder is carried by a gas cushion and driven in rotation, the first purging gas generating the gas cushion flowing at least partially past the edge of the substrate holder into the process chamber. The purge gas can also leave the gas cushion in some other way, for example through gas discharge channels open towards the underside of the susceptor. According to the invention, a second flushing gas outlet opening is assigned to each substrate holder, through which a second flushing gas is fed into the process chamber upstream of the substrate holder. The purge gases are preferably an inert gas, for example hydrogen or an inert gas. Nitrogen can also be used as the inert gas. The gas feed openings, which are each connected to the gas channels with a purge gas outlet opening, can be surface openings of the susceptor, the susceptor preferably being formed in one piece. In a development of the invention it is provided that the susceptor is carried by a susceptor carrier. The susceptor carrier can be rotated to rotate the susceptor. The susceptor carrier can have axial feed lines which are aligned with feed lines in the susceptor, so that the flushing gases can be passed to the susceptor through the susceptor carrier.
