Abstract
Bei einem Verfahren zur Herstellung eines Halbleiter-Bauelements wird eine Gate-Struktur über einer Kanalschicht und einer dielektrischen Trennschicht hergestellt. Eine erste Seitenwand-Abstandshalterschicht wird auf einer Seitenfläche der Gate-Struktur hergestellt. Eine Opferschicht wird so hergestellt, dass ein oberer Teil der Gate-Struktur mit der ersten Seitenwand-Abstandshalterschicht frei von der Opferschicht ist und ein unterer Teil der Gate-Struktur mit der ersten Seitenwand-Abstandshalterschicht in der ersten Opferschicht eingebettet ist. Zwischen dem unteren Teil der Gate-Struktur und der Opferschicht wird ein Zwischenraum durch Entfernen zumindest eines Teils der ersten Seitenwand-Abstandshalterschicht hergestellt. In one or more of the above or subsequent embodiments, the semiconductor device further includes a source epitaxial layer and a drain epitaxial layer, and a top part of the air gap is equal to or higher than an uppermost part of the source or drain epitaxial layers. In one or more of the above or following embodiments, the height of an uppermost part of the air gap from the dielectric separation layer is 50 to 90% of a height of the gate electrode. In one or more of the above or following embodiments, the sidewall spacers are SiOCN. In one or more of the above or following embodiments, a width of the air gap is in the range of about 0.5 nm to about 8.0 nm.

The sidewall spacer layers have air gaps at a lower portion of the gate structure.
