- – eine Diffusionsbarriere, die unmittelbar angrenzend an die Schutzschicht und zugleich zwischen der Schutzschicht und dem Substrat angeordnet ist, und die ausgebildet ist, eine Diffusion des Metalls aus der Schutzschicht heraus zu behindern oder vollständig zu verhindern, wobei die Bauelementschicht sowie derjenige Teil der Schichtstruktur, welcher zwischen der Diffusionsbarriere und der Bauelementschicht angeordnet ist, ausgebildet ist, bei einer die Funktion der Diffusionsbarriere beeinträchtigenden Beschädigung der Schichtstruktur eine Diffusion des Metalls aus der Schutzschicht heraus bis zu einer Grenzfläche der Gateoxidschicht zuzulassen.
