Abstract
Description
Various embodiments relate to a method for producing a solar cell and to a method for producing a metallization structure.
A so-called selective emitter solar cell uses differently heavily doped regions under the contact fingers and in the region between the contact fingers. Here, the doping below the contacts or contact fingers is high to achieve a low contact resistance and lower between the contacts or contact fingers to minimize recombination of the electrical charge carriers. An ideal emitter has a low doped region between the contacts, in other words, for example, the contact fingers, to minimize the recombination of the carriers and a highly doped region under the contacts or contact fingers to minimize the resistance loss.
Various methods are known of how to make a selective emitter solar cell.
Disadvantages of all the known production methods are on the one hand the additional process steps and the associated high costs, on the other hand, in particular the later alignment of the screen printing contacts to the highly doped areas is a high technical challenge.

In various embodiments, it has been found by the inventors that fill factor problems arise in the conventional method in which the highly doped regions between the contact fingers are etched using the contact fingers as an etch mask, by partially underetching the contacts or contact fingers. In various embodiments, the contact structure (generally the metallization structure) is protected from etchant influence by a protective layer (hereinafter also referred to as a metallization pattern protection layer) to take advantage of this simple conventional selective emitter generation process and reduce the disadvantages of the conventional approach even avoid it.

In various embodiments, the second coextrusion material may comprise a polymerizing material, for example, one or more of the following materials: ethylcellulose in conjunction with thermally initiated polymers such as dibenzoyl peroxide, asodiisobutyronitrile, styrene and / or methyl methacrylate. The polymerization can also or additionally be initiated by high-energy radiation, examples of which include possible substances such as 2,2-dimethoxy-2-phenylacetophenone, acylphosphine oxides such as lucirin, 1-hydroxycyclohexylphenyl ketone, 2,4,6-trimethylbenzoyldiphenylphosphine oxide. In addition, it is possible to additionally enable the polymerization, or independently by exposure to an ozone-enriched atmosphere.
The polymerizing material may include polymer particles. Further, the polymerizing material may be chosen such that the polymerization of the second coextrusion material is triggered by the contact with the first coextrusion material during the coextrusion process. Alternatively or additionally, the polymerizing material may be chosen such that the polymerization of the second coextrusion material is triggered by the action of heat or UV light. Thus, in various embodiments, the second coextrusion material may comprise a hot melt paste. In the course of the coextrusion process, the coextrusion printing head, by means of which the first coextrusion material and the second coextrusion material are printed, can be heated. The co-extrusion printhead may, in various embodiments, be at a temperature in a range of about 60 ° C to about 90 ° C, for example, a temperature in a range of about 65 ° C to about 85 ° C, for example, a temperature in a range of about 70 ° C to about 80 ° C are heated.
The coextrusion process may be performed such that the second coextrusion material is applied to the exposed upper surface of the first coextrusion material and / or to the exposed side surfaces of the first coextrusion material.
The first coextrusion material may include a metal-containing paste, which metal may include, for example, Ag, Cu, Ni, Ti, Co, Sn, or the like.
Thus, in various embodiments, in order to protect the contacts from the etching attack, a protective layer is illustratively applied. This may be electrochemically deposited metal such as Ag, Ni, Cu, Sn, Co, or other metal. Alternatively, organic protective lacquers can also be applied. In this case, for example, electrophoretic paints, such as anodic or cathodic dip paint, have the advantage of being deposited exclusively on the metal. For this purpose, the metal contact as the anode or cathode is polarized against an inert electrode (eg graphite). However, the protective layer can also be elegantly applied in one process step, the coextrusion printing, in that the support paste simultaneously acts as a protective layer; In this case, the materials used can be chosen such that the support material is supplied in the form of a support paste in the context of coextrusion and hardens quickly and is etch resistant. The thickness of all variations of the protective layer is chosen in various embodiments such that the under-etching has no or only slight effects on the electrical properties of the contact grid, in general of the metallization structure.
In the following, some process flow diagrams of various embodiments are explained in more detail.

Following the formation of the protective layer, the emitter can be selectively etched back. For this purpose, a dilute alkaline solution or an HNO3 / HF solution is used in various embodiments. Concentration and etching time can be controlled in various embodiments so that a high-resistance emitter (with a sheet resistance of more than 80 ohms / sq) remains in the area between the contacts.
As a next step, in various embodiments, the protective layer can be removed if this protective layer has negative influences on the solar cell properties, even over the duration of, for example, 20 years, has or could have. Otherwise, it may remain in different embodiments on the Kontaktgrid. A metallic protective layer is not critical and does not need to be removed. Removal of the other protective layers mentioned is provided, for example, by means of an annealing process (several hundred ° C. in various embodiments), optionally under H atmosphere, in various embodiments in which this layer volatilises.
Following this, in various embodiments, a surface passivating anti-reflection (AR) layer, e.g. Example, comprising silicon nitride, sputtered or applied by means of a plasma-enriched chemical vapor deposition method from the gas phase (PECVD) on the solar cell.
A significant cost driver in solar cell production is the price of silver or silver paste, generally the cost of the metallization structure. In various exemplary embodiments, the following are stress-relieving Possibilities for removing the electrical charge carriers via the grid fingers, ie the contact fingers of the solar cell, also provided:
A removal of the charge carriers beyond the grid fingers can take place via so-called "Busbardots" (imprinting the busbar paste or conductive adhesive as dots (contact points) at certain intervals on the grid fingers), which are provided in a solar cell in various exemplary embodiments. The Busbardots serve as a connector between grid and cell connector ribbon. Even more effective is the use of thin, parallel, conductive and inexpensive wires z. B. tinned copper wires, which overlap the grid fingers either at right angles (fewer wires required, but this made thicker) or are arranged so that a thin wire is guided along each grid finger. Such wires, which are also referred to as contact wires, are provided in alternative embodiments. Furthermore, so-called contact strips may be provided instead of the contact wires. The contact wires or contact strips may comprise or consist of electrically conductive material, for example metallically conductive material. In various embodiments, the contact wires or contact strips may comprise or consist of one or more metallic materials, for example one or more of the following metals: Cu, Al, Au, Pt, Ag, Pb, Sn, Fe, Ni, Ca, Zn, Ti , Mo, W, and / or Bi. In various embodiments, the contact wires or contact strips may comprise or consist of a metal selected from a group consisting of: Cu, Au, Ag, Pb, and Sn. In various embodiments, the contact wires or contact strips may have basically any cross-sectional shape such as a round (for example circular), an oval, a triangular, a rectangular (for example, a square), or any other suitable polygon shape. In various embodiments, the contact wires or contact strips may comprise a metal, for example nickel, copper, aluminum and / or silver or another suitable metal or metal alloy, for example brass. Furthermore, the contact wires or contact strips can be coated with a metal or a metal alloy, for example with silver, Sn and / or nickel and / or a solder coating, comprising or consisting for example of Sn, SnPb, SnCu, SnCuAg, SnPbAg, SnBi. In various embodiments, a plurality of contact wires or contact strips may be disposed on or above a respective solar cell, for example a number in a range of about 5 to about 60, for example in a range of about 10 to about 50, for example in a range of about 20 to about 40, for example about 30. In various embodiments, the contact wires or contact strips are soldered to the metallization structure, such as the contact fingers.
For all the possibilities mentioned, a punctiform opening of the antireflection layer, for example the silicon nitride layer and optionally the protective layer, is provided in order to electrically contact the metallization structure, if the metallization structure should not already be exposed. The point spacings are given in the contact fingers, which are crossed by the contact wires or contact strips at the intersection of both as well as the number of contact wires or contact strips (depends in various embodiments on the optimum of the ratio line resistance to shading). In the other two variants (printed bus bar, contact wires or contact strips along the contact fingers), the dot pitch should be selected for an optimum between low line resistance in the contact fingers and the expense of opening the anti-reflection layer and contacting. The bonding / permanent contacting of the metallization structure and the contact wires or the contact strips can be carried out, for example, by laser or conductive adhesive or soldering.
With this variant, at least 50% of the material of the metallization structure, for example the metal-containing paste, for example the Ag paste, can be saved. Since the conduction of the current is taken over by the Cu wire, the actual saving potential is even considerably greater.
In various embodiments, the metallization structure may be implemented in any other form than in the form of contact fingers. For example, the metallization structure may be implemented in the form of metallization dots. The metallization points are covered in various embodiments with a metallization pattern protection layer (then implemented as a metallization point protection layer) such that each of the metallization points protected by a respective metallization point protection layer serves as an etch mask in back etching the highly doped emitter region between the metallization points.
In this way, even more metal can be saved in the semiconductor / metal Kotaktformation.
The contacting of the dots is carried out as described in the above-described embodiments with the linear contact fingers for example, by thin, arranged in parallel, electrically conductive and box-cheap contact wires or contact strips, z. B. tinned copper wires, which can be performed parallel to the solar cell side edge on the Dots located there. The contacting is again by opening and contacting (soldering / welding) of the optional layers (for example, one or more anti-reflection layers) on the metal dots by z. As a laser or conductive adhesive.
Another advantage besides the further metal savings of these embodiments is that the point contacts, i. H. destroy the metallization points, significantly less surface of the antireflection layer and thus a much better surface passivation takes place.
In various embodiments, a coextrusion process is provided in which a metal finger or point (also referred to as a contact point) is printed together with a polymer shell, with the polymer shell solidifying upon exiting the die (also referred to as a coextrusion head) and the metal finger at least encloses three sides completely to allow for an increased aspect ratio and / or to form an etch stop layer for the metal finger or the respective metallization point.
In
In various embodiments, the second coextrusion material may be applied to at least the sidewalls of the first coextrusion material and optionally additionally to the exposed upper surface of the first coextrusion material. The first coextrusion material may include a metal-containing paste, wherein the metal may include, for example, Ag, Cu, Ni, Ti, Co, Sn, or the like.
The metallization structure may comprise a metallization grid, for example a plurality of contact fingers and / or contact points.
- 1. The sacrificial paste (also referred to as a supporting paste) can be mixed polymer particles so that it has a shear-thinning, dynamic viscosity. As a result, the viscosity of the supporting paste-after the greatest shearing in the pressure nozzle of the extrusion printing head-increases markedly after the shear has been eliminated, and the supporting paste does not run wide during further processing and drying. Thus, in various embodiments, the polymeric material comprises polymer particles.
- 2. In various embodiments, there is provided the addition of polymerizing materials which solidify the support paste immediately after extrusion and render it more resistant to caustic attack (dilute alkaline or HNO 3 / HF solution). For example, the polymerization after printing by a reach heated chuck, on which the substrate is held. Likewise, the addition of individual, non-polymerizing constituents in the metal paste as well as in the support paste is provided in various embodiments, which only begin with the polymerization when the pastes meet. Thus, in various embodiments, the polymeric material comprises polymerizing material.
- 3. In various embodiments, the polymer layer is such that it does not wet the silicon surface and thereby does not diverge. The non-wetting may be assisted by a passivated silicon surface after an HF dip. Thus, in various embodiments, the polymeric material is chosen so that it does not wet the surface of the region of the solar cell to which the metallization structure is applied.
- 4. One possibility for the rapid solidification of the supporting paste and for increasing the resistance to an etching attack is the use of a so-called "hotmelt" paste (also referred to as hot melt paste in various embodiments). For this purpose, the coextrusion printing head would be heated (70 to 80 ° C) and the support paste warm and liquid coextruded together with the metal paste. When cooled, solidification occurs very quickly. Thus, in various embodiments, the second coextrusion material comprises a hot melt paste, wherein in the course of the coextrusion process, the coextrusion print head, by means of which the first coextrusion material and the second coextrusion material are printed, is heated.
- 5. In various embodiments, the polymeric material per se comprises non-polymerizing first material, and the first coextruded material per se comprises non-polymerizing first material; the inherently non-polymerizing first material and the inherently non-polymerizing second material are selected to polymerize when they come into contact with each other during the coextrusion process.
In various embodiments, with the variant of the coextrusion, a higher aspect ratio of the metal fingers can be achieved than is possible with conventional coextrusion, in which the running of the sacrificial layer between pressure and drying limits the aspect ratio.
In various embodiments, as described above, a selective emitter is formed by etching back the emitter region, with a polymer structure protected metal structure forming the etch mask. This polymer-sheathed metal structure is produced by the coextrusion process. In various embodiments, a polymer cladding is used as a protective layer for the contact grid lines against the etching attack during back etching of the emitter. This polymer jacket, also referred to as a support paste in the coextrusion process, has the special property in various embodiments that it does not run wide after the coextrusion pressure and that it has the necessary resistance to an etching attack. Furthermore, the support paste has the purpose of preventing the undercutting of the metallization structure, for example the metal fingers.
Der Prozessablauf gestaltet sich hierbei folgend:
- 1. Diffusion eines niederohmigen Emitters (etwa 30 Ohm/sq Schichtwiderstand) mittels einer aufgebrachten PSG-Schicht;
- 2. Rückätzung der PSG-Schicht in verdünnter HF-Ätzlösung;
- 3. Koextrusionsdruck gemäß verschiedenen Ausführungsbeispielen mit optimierter Stütz- bzw. Schutzpaste;
- 4. Optional Trocknung des metallisierten Wafers (etwa 200 bis 280°C, wobei die Stütz- bzw. Schutzpaste nicht beschädigt wird;
104 ) zwischen den Metallfingern (beispielsweise mit einem Schichtwiderstand von ungefähr 80 Ohm/sq bis ungefähr 120 Ohm/sq) entsteht; - 6. Optional Trocknung (bis beispielsweise etwa 500°C) zum restlosen Verdampfen bzw. Verbrennen der Stützpaste oder Plasmastripping der Paste vor dem anschließenden SiN-Abscheideprozess;
- 7. Abscheidung der Antireflektionsschicht, beispielsweise der SiNx-Schicht (beispielsweise mittels Sputterns oder CVD bei ausreichend guter Eliminierung der Organika aus Metall- und Stützpaste;
- 8. Optional Busbars drucken; und
- 1. Diffusion of a low-resistance emitter (about 30 ohms / sq sheet resistance) by means of an applied PSG layer;
- 2. Etch back the PSG layer in dilute HF etching solution;
- 3. co-extrusion according to various embodiments with optimized support or protective paste;
- 4. Optional drying of the metallized wafer (about 200 to 280 ° C, while the support or protective paste is not damaged;
- 5. back etching of the emitter by means of alkaline solution or dilute HNO 3 / HF mixture or two-stage oxidation and Oxidätzprozess to a high-impedance emitter region (for example, the first emitter region
104 ) between the metal fingers (for example, with a sheet resistance of about 80 ohms / sq to about 120 ohms / sq); - 6. Optional drying (up to, for example, about 500 ° C.) for complete evaporation or burning of the supporting paste or plasma stripping of the paste before the subsequent SiN deposition process;
- 7. deposition of the anti-reflection layer, for example, the SiN x layer (for example, by sputtering or CVD at a sufficiently good elimination of the organic compounds of metal and supporting paste;
- 8. Print optional busbars; and
- 9. Firing to contact the busbars with the metallization structure.
In various exemplary embodiments, PVD processes may be provided which allow optimum contact via contact-forming silicide layers without firing step.
In various embodiments, first a low-resistance emitter is diffused, as known per se, on which a metal contact structure is produced, which is used as an etching mask for partially etching back the emitter to values of a sheet resistance of, for example, approximately 100 ohms / sq. This eliminates the complicated alignment required by conventional methods.
In various embodiments, a method for producing a selective emitter contact structure is provided in which the metal contacts deposited on the low-resistance emitter serve as an etching mask for the high-resistance emitter generated between the contacts by back etching of the low-resistance emitter, with the low-resistance emitter remaining underneath the contacts ,
