Bei diesen Untersuchungen konnte eine Erhöhung der spektralen Empfindlichkeit im langwelligen Bereich festgestellt werden, was auf eine erhöhte Ausnutzung des eingestreuten Lichts hinweist. Da mit dem erfindungsgemäßen Verfahren auschließlich eine zusätzliche Behandlung der Substrat-Oberflächen stattfand, kämen als Ursachen für eine Zunahme der spektralen Empfindlichkeit eine verminderte Rekombinationsrate an der Grenzfläche oder eine erhöhte Reflexion und damit eine effektive Zunahme der optischen Weglänge im Substrat in Frage. Als Substrat wird ein beidseitig poliertes, monokristallines, (100) orientiertes Silizium-Wafer vom p-Leitfähigkeitstyp und einem spezifischen Widerstand von 0,7 bis 1 Ωcm verwendet. Dieses Substrat wird in einem Vorbehandlungsschritt mittels wässriger Lösung von Kaliumhydroxid KOH (~2%) und Isopropanol (~5%) einer anisotrop wirkenden Ätzung bei 80°C unterzogen. Es bilden sich dabei an der Waferoberfläche zufallsverteilte Pyramiden mit (111) orientierten Mantelflächen. Abbruchkriterium für die Ätzung ist das Erreichen des Minimums der optischen Reflexion bei der Wellenlänge von etwa 700 nm. Wird als Substrat ein (111)-orientiertes Si-Wafer verwendet, braucht dieser Ätzschritt nicht durchgeführt zu werden. Es folgt nun eine dem Stand der Technik nach bekannte Standard-Reinigungsprozedur (RCA-Reinigung). Das Silizium-Wafer wird anschließend thermisch oxidiert (1000°C, 240 min, Sauerstoff-Atmosphäre mit 1% HCl-Zusatz). Das thermische Oxid wird auf der Waferrückseite durch nasschemische Ätzung in einer Mischung aus Ammoniumfluoridlösung (NH4F) und Flußsäure (HF) (im Vehältnis 7:1) entfernt. Um die Dotierkonzentration im oberflächennahen Bereich der Waferrückseite stark anzuheben und damit einen geringen Kontaktwiderstand zum später aufgebrachten Aluminium zu realisieren und außerdem ein für die Solarzellenfunktion vorteilhaftes Rückseitenfeld zu erzeugen, erfolgt nun eine thermische Behandlung des Silizium-Wafers zusammen mit stark borhaltigen Quellscheiben bei 1000°C für 25 min unter Sauerstoffatmosphäre. Die sich dabei gebildete Borosilikatglasschicht wird anschließend mittels HF (1%) entfernt. Es kann jetzt der Schichtwiderstand gemessen werden, der üblicherweise etwa 26 Ω/Fläche beträgt. Nach einer sich anschließenden weiteren Standard-Reinigungsprozedur (RCA-Reinigung) wird erfindungsgemäß die Glättung der Oberfläche in atomarer Dimension nasschemisch durchgeführt. Dem Stand der Technik nach sind hierfür Verfahren bekannt. In diesem Ausführungsbeispiel erfolgt hierzu in einem ersten Schritt eine Oxidation in einer Mischung aus Schwefelsäure und Wasserstoffperoxid H2SO4/H2O2 (in einem Verhältnis von 1:1) für 10 mm bei 120°C. In einem folgenden zweiten Schritt wird das entstandene nasschemische Oxid durch Einwirkung von verdünnter HF (1%) über einen Zeitraum von 120 s entfernt. Abschließend sollte nun unmittelbar auf die so präparierte Oberfläche der Rückseite des Si-Wafers das Aufbringen des Kontaktmetalls Aluminium mit einer Dicke von 500 nm mittels Elektronenstrahlbeschichtung erfolgen, wobei das Substrat während dieser Beschichtung nicht gesondert geheizt wird. Sollte das Verfahren unterbrochen werden müssen, ist unmittelbar vor dem Transfer zur Vakuumbeschichtungskammer für die Aluminium-Deposition eine Rückätzung des nativen Oxides in HF (1%) für 30 s vorzusehen.As the substrate, a double-sided polished, monocrystalline, (100) oriented silicon wafer of the p-conductivity type and a resistivity of 0.7 to 1 Ωcm is used.
