The invention relates to a micromechanical system having at least one thin structured polysilicon layer buried between a substrate and a micromechanical functional layer.
Solche mikromechanischen Systeme sind allgemein bekannt. Beispielsweise ist aus der Druckschrift
Offenbarung der ErfindungDisclosure of the invention
In the case of the micromechanical system according to the invention, characterized by the generic features, at least one of the polysilicon layers has at least one stabilizing web extending perpendicularly to the polysilicon plane, the stabilizing web having a defined number greater than zero of mutually orthogonal sections and wherein Stabilization bar is disposed completely above the substrate.
Accordingly, according to the invention, thin buried polysilicon layers are obtained, which are significantly more stable against deflection at the same layer thickness. It proves to be particularly advantageous to make the webs as narrow as possible, since such webs can be produced with relatively low topography.
The invention opens up the possibility of producing stable, cantilevered and thus very narrow buried interconnects. With such self-supporting buried interconnects a very compact wiring is possible. As a result z. B. significantly smaller acceleration and rotation rate sensors produced. At the same time, it becomes possible to produce larger, more stable self-supporting electrodes whose intrinsic bending (stress gradient) is significantly reduced. This microphones can be made, for example, which have a very flat membrane, which has almost no deflection and in which the scattering of the deflection of the membrane is very low. Microphones with improved sensitivity can be produced. Also, with these more stable electrodes, Z acceleration sensors and yaw rate sensors having improved properties can be produced.
Der Begriff ,vergrabene Polysiliziumschicht' im Sinne der vorliegenden Erfindung umfasst Leiterbahnschichten, Flächenelektrodenschichten und Funktionsschichten aus Polysilizium. The term "buried polysilicon layer" in the sense of the present invention comprises conductor track layers, surface electrode layers and functional layers made of polysilicon.
According to an advantageous embodiment of the invention it is provided that the stabilizing webs are designed in the form of U-shaped double webs, each comprising two adjacent stabilizing webs, which are connected by a transverse in the polysilicon plane or parallel thereto. By this arrangement, a higher density of stabilizing webs can be achieved.
In micromechanical systems which comprise at least two polysilicon layers arranged in different planes, it is advantageous to form the stabilizing webs of the two polysilicon layers in each case as a web-shaped connection between the two polysilicon layers. As a result, a further significant stiffening can be achieved. Instead of webs also stamps, that is very short vertical connectors can be used in this arrangement. According to an advantageous, leading to a particularly high stability development of this embodiment, the web-shaped connections between the two arranged in different levels polysilicon layers are each formed by two perpendicular to the polysilicon levels successively arranged U-shaped double webs. This embodiment can be further developed to the effect that the stabilizing webs of the U-shaped double webs, which are spaced apart by the transverse sections, build on one another such that in each case a closed stiffening structure of the two polysilicon layers with enclosed insulating layer material is formed.
In principle, the stabilizing webs can be arranged in a freely selectable distribution on the polysilicon layer. Advantageously, however, the arrangement is made in the light of the later use-related structuring of the polysilicon layer. Advantageously, the at least one buried polysilicon layer is structured in regions which are electrically insulated from one another, wherein the stabilization gains, double webs or stiffening structures are homogeneously distributed over at least one of the regions in terms of area. However, it is also possible to produce structures which experience only local stiffening by means of a suitable arrangement of the stabilizing webs in that the stabilizing webs, double webs or stiffening structures are inhomogeneously distributed over at least one of the electrically insulated areas in terms of area and / or spatial orientation.
Another object of the present invention is a method for producing a micromechanical device of the type mentioned, comprising providing a substrate and placing an insulating layer on the substrate or on a first polysilicon layer, the application of trenches in the insulating layer, the deposition of a first or second polysilicon layer on the insulating layer, as well as the structuring of the deposited polysilicon layer, the deposition and structuring of a further insulating layer, the deposition and structuring of a micromechanical functional layer, and finally the removal of the sacrificial layer formed by the insulating layers by etching.
According to a preferred development of said production method, it is provided that the width of the trenches is selected so narrow that the trenches are completely or almost filled up in the subsequent polysilicon deposition, so that in each case a single stabilizing web is formed. According to an alternative development of said production method, it is provided that the width of the trenches is selected to be so wide that the structure of the individual trenches is imaged in the subsequent polysilicon deposition, so that in each case a double web is formed.
