Description
The invention relates to a method for Kunststofformmassenrestentfernung on terminals of electrical or electronic components with simultaneous surface cleaning of the plastic housing. The method finds particular application as a pre-treatment stage prior to the application of layers to the device terminals, in particular of transistors and solid-state circuits in plastic housings made of epoxy or silicone resin molding compounds. The components are still in the carrier strip association.
'The protruding from a plastic body terminals of mounted on an unfinished or grafted comb strip or carrier and base electrical or electronic components, or before mounting the components (chips) in hollow body plastic housings wrapped in carrier strip association with plastic (epoxy or silicone resin molding compounds) or are capped, have plastic molding material residues (plastic film, flash) on. This plastic film is formed in the formation of the molding compound layer by the non-optimal closing of the mold on the exposed terminals and by non-optimal molding material properties. '
For the Anschlussbelotung, ie for the application of molten metallurgical or galvanic layers, which are to meet the conditions of solderability and / or contact reliability in plug contacting, the removal of this plastic film on the connections is required (Deflashen). Generally, for the removal of resin molding compounds, the dry blasting method without wettable injector blasting additives is used. The balls can consist of glass, corundum, plastic, organic substances (fruit kernels), etc. The disadvantage of this method is that despite the use of very small particle diameter, the terminals of the components are deformed. Working with blasting media of very small particle diameter (<100μη-ι) apparatus is feasible because of necessary dust extraction and higher necessary particle acceleration only with technically increased effort. Larger particle diameters (> 10O 1 μm) increasingly have a deforming effect on the connections of the components.
Of great disadvantage of the method is also the cumbersome housing cover to avoid the strong destruction of the plastic skin of the housing by the impinging particles.
Furthermore, a method for compressed air blasting according to DE-OS 31 27035 is known, wherein a granular blasting agent introduced in a Tragluftstrom and promoted by the Tragluftstrom, accelerated and is blown against a surface to be treated and with a liquid, the grains of the blasting agent wetting additive, in particular water, laden additional air flow is added to the laden with the blasting agent carrier air flow. The aim of this method is to prevent the dust effect during the blasting process in terms of occupational safety.
The application of this method to the removal of the plastic residues from the connections plastverkappter components is disadvantageous because of its complicated equipment and technological complexity. In addition, a cumbersome housing cover would also be required here.
Likewise, a device for producing a staggered with abrasive particles liquid jet (dispenser) according to DE-OS 2928698 is known. The generated liquid jet is used for cutting or cleaning. But even this method is too complicated for the removal of the plastic remnants and technically complex and the reuse of the blasting material without intermediate treatment in the circulation is not possible. In addition, this process requires a large amount of liquid when using very high pressures, making this process unproductive for surface treatment.
Jg. Nr. 6 vom 23.1.80 S. 16 „Voraussetzungen für Adhäsionsverbindungen bei Kleb- und Dichtstoffen" Obering. W. Endlich; Prospekte Höllmüller Datenblatt 6.05 B/M-X und Datenblatt 6.06 B/M-LX; Prospekte Resco).Wet-jet (sludge-jet) processes are known which operate in pressure ranges of 0.1... 0.5 MPa according to the injector jet principle (Electroplating 81 p. 1000 "Method for applying patterns to nickel-plated and chrome-plated surfaces") by WR Wearmouth and HU Schwabe, Kunststofftechnik 102. No. 6, 23.1.80 P. 16 "Requirements for Adhesive Bonding with Adhesives and Sealants" Obering W. Endlich; Prospectuses Höllmüller Data Sheet 6.05 B / MX and Data Sheet 6.06 B / M-LX; Brochures Resco).
All known methods of wet blasting or liquid jet mixed with abrasive particles have the following disadvantages:
The effective methods for the Plastrestfernung can be performed only with elaborate housing cover.
Without damaging the component connections and housing, the cleaning effect of the known methods is not sufficient.
The known effective methods can be operated only with increased technical and technological effort, are therefore unproductive. Due to their complexity, they can not be incorporated as an integral part in a galvanic manufacturing line.
The aim of the invention is to increase the yield in the production of semiconductor devices while optimizing the final production process.
It is an object of the invention to provide a method for deformation-free, productive removal of Kunststofformmassenresten on the terminals of electronic components prior to galvanic, chemical or melt metallurgical treatment with simultaneous cleaning of the plastic housing of mold mass release agents and wax residues and simultaneous minor roughening of the surface.
According to the invention, this object is achieved by a method for removing Kunststofformmassenresten by wet blasting using the Injektorstrahlprinzip using microspheres as blasting material so that as blasting balls of the weight 2.4-2.6 g / cm 3 with a diameter of 15 mm. 100 μ, ιτι be used in admixture with water and the jet pressure is 0.1 ... 0.4MPa.
By the jet mixture, consisting of accelerated, wetted with water balls, water particles and compressed air, existing on the metallic surfaces of the surface plastic films are loosened and.entfernt without the connections are deformed by the balls. At the same time, mold release agents and wax residues are rinsed off the plastic housing by the jet, without any significant roughening or even destruction of the plastic surface occurring.
It is advantageous that by using the injector jet principle in this wet blasting method, the use of pumps for removing the blasting medium can be dispensed with. It is expedient to use glass microspheres as blasting material, these have the advantage of being non-toxic and economical (cheap material) to be used.
It is expedient to use a real mixture of microspheres to water of 1: 7 to 1:10, because this is a good cleaning effect per unit time without deformation of the terminals is achieved, and because this mixture can be kept homogeneous by simple apparatus solutions.
It is expedient to use jet nozzles which produce a little divergent jet and have an inner diameter of the nozzle opening of 2-6 mm, preferably 3.5-4.5 mm. This produces beam spots and bands of equal homogeneous intensity at each spot treated by the beam.
It is advantageous that the plastic housing, in contrast to known blasting method need not be protected, and that at the same time a high cleaning effect on the terminals is achieved "without the connection surfaces and edges are damaged. By using cheap glass spheres and water as blasting material mixture, it is possible to clean the components and their connections quickly and easily after the blasting process of the blasting medium.
There is thus the possibility that the method according to the invention can be used as a pretreatment stage in the working process of a galvanic treatment for the deposition of solderable layers on the outer component terminals in automatic galvanic plants.
Another advantage is that the method also applies to device types in special carrier strip configurations with small pitches of the terminals apart and narrow, easily deformable terminals.
The invention will be explained in more detail below using an exemplary embodiment.
The present in the carrier strip association semiconductor devices are capped with a plastic molding compound. As a result of the pressing process when capping on the component terminals firmly adhering Kunststofformmassenreste very small thickness (Flash). The capped carrier strips are secured in a frame which allows electrical contacting and mechanical locking of the carrier strips.
-entfettung unterzogen. Anschließend erfolgt die Naßstrahlbehandlung. To support the effect of the wet-jet treatment according to the invention, the carrier strips are subjected to plastrestan loosening of a pretreatment customary in electroplating for electrochemical metal cleaning or degreasing. Subsequently, the Naßstrahlbehandlung.
The blasting material mixture is located in a collecting container below the carrier strip to be irradiated in the frame and consists of a volume of glass microspheres (diameter 15 ... 100 / xm) and three volumes of water. During blasting, the frame is stationary with the carrier strips. On both sides of the frame are each a 4-jet nozzle arranged in the counter-jet principle. The jet pipes (cylinders) of the nozzles are parallel, have an inner diameter of 4 mm, an opening distance of 12 mm from each other, so that a beam spot size of> 25 mm results.
The distance between the nozzle openings and the carrier strip is 10 ... 20mm. The movement of the jet nozzles is strip or meander-shaped, until the entire surface to be machined is scanned.
The jet nozzles are operated at an air pressure of 0.25 MPa and the generated jet impinges at right angles to the carrier strip surface.
Die Geschwindigkeit der Bewegung der Strahldüsen beträgt 3cm/s.The speed of movement of the jet nozzles is 3cm / s.
After the wet blast treatment, the frames are rinsed to remove the residual blasting agent, and then the galvanized treatment of the capped support strips on the frame for depositing solderable layers on the exterior component leads according to the well-known plating process, including the pre- and post-treatment stages.
