Abstract
Die Erfindung betrifft ein Verfahren zur indikativen Rauheits- und Staubmessung von glatten Oberflaechen durch Streulichtmessung. Sie ist fuer Guetekontrollen von glatten Oberflaechen unter Produktionsbedingungen, vorzugsweise in der Optik und Mikroelektronik, geeignet. Die gleichzeitige Gewinnung von Informationen ueber Oberflaechenrauheit und Verstaubung durch winkelaufgeloeste bzw. teilintegrierte Streulichtmessung gelingt erfindungsgemaess dadurch, dass unter Ausnutzung der unterschiedlichen Wellenlaengenabhaengigkeit von Oberflaechenrauheit und Verstaubung jeweils Streulichtstroeme bei verschiedenen Streuwinkeln bzw. Streuwinkelbereichen gleicher Raumfrequenzen bzw. Raumfrequenzbereichen und unterschiedlicher Lichtwellenlaengen gemessen und an Hand vorher ermittelter Staubcharakteristiken (Sollwerte) verglichen werden. Raumfrequenzbereichen und unterschiedlicher Lichtwellenlängen gemessen und an Hand vorher ermittelter Staubcharakteristiken (Sollwerte) verglichen werden. Rauheit glatter Oberflächen bewirkt, daß Streulichtströme, die mit verschiedenen Meßlichtwellenlängen und Streuwinkeln, die den gleichen Raumfrequenzen entsprechen, gemessen werden, einer eindeutigen Abhängigkeit bezüglich der Meßlichtwellenlänge folgen z. B. der 2. Potenz (Applied Optics 21 [1982], 1824), die sich von der vom Staub unterscheidet (z. B. der 4. Potenz). Zur Normierung wird des weiteren ausgenutzt, daß Streulichtströme charakteristischer Streuwinkelbereiche gegenüber Staub charakteristischer Korngröße weitgehende Unabhängigkeit zeigen. Somit lassen sich für einen zu prüfenden Probentyp Staubcharakteristiken bestimmen, die ein Vergleichsmaß unterschiedlicher Verstaubung bei vorgegebener Oberflächenrauheit liefern. Der Betrag der detektierten Streulichtströme und der Grad der Abweichung verglichener Streulichtströme gleicher Raumfrequenzen aber verschiedener Streuwinkel und Meßlichtwellenlängen gestatten die gleichzeitige Ermittlung von Oberflächenrauheitsgrößen und Angaben zur Verstaubung. Die Rauheitsmessung läßt sich dadurch realisieren, daß eine Korrektur durch Vergleich der Streuwinkelbereiche geringerer Staubempfindlichkeit mit staubempfindlichen Streuwinkelbereichen durchgeführt werden kann. Für die Durchführung des erfindungsgemäßen Verfahrens ist es vorteilhaft, eine Anordnung zu verwenden, die aus einer Lichtwellenanordnung mit mehreren monochromatischen Anteilen besteht zur Beleuchtung der Probe, einer Empfängeranordnung, die auf verschiedene Wellenlängen durch Filter und auf charakteristische Streuwinkelabstände einstellbar ist, sowie aus einer Auswerteeinheit zur Darstellung der Ergebnisse, die Schnittstellen (verwendbar als Stellglied) beinhaltet.Be measured spatial frequency ranges and different wavelengths of light and compared on the basis of previously determined dust characteristics (setpoints).
