Abstract
Die Erfindung bezieht sich auf ein Aetzmittel zur Maskenreinigung, das der Beseitigung von metallischen Ablagerungen dient, die bei der Erzeugung strukturierter Metallflaechen, beispielsweise Elektrodenflaechen auf elektronischen Bauelementen, entstehen. Der Erfindung liegt die Aufgabe zugrunde, ein Aetzmittel zur Maskenreinigung anzugeben, das im Einsatz ueber einen Zeitraum von mindestens 6 Monaten unempfindlich gegenueber einer Anreicherung von Stoerionen ist und damit bei stabilem niedrigen Chemikalienverbrauch und bei einfacher Handhabung der Regenerierung eine gleichbleibend hohe Aetzrate ermoeglicht. Erfindungsgemaess wird die Aufgabe dadurch geloest, dass das bekannte Kupferaetzmittel Schwefelsaeure/Peroxid neben moeglichen Zusaetzen zur Beschleunigung des Aetzens eine N-N-Dialkylaminomethandiphosphonsaeure und/oder deren wasserloesliches Salz, z. B.
