Abstract

本发明公开了一种光调控三端口人工突触器件及制备方法,所述器件的结构包含衬底;位于所述衬底上的栅电极和栅绝缘层;位于所述栅绝缘层上的聚合物薄膜层;位于所述聚合物薄膜层上的有机半导体层;位于所述有机半导体层上的半导体沟道层;位于所述半导体沟道层两端的源电极和漏电极。所述制备方法包括选择衬底、形成栅电极和栅绝缘层、配制聚合物溶液、旋涂形成聚合物薄膜层、真空混蒸有机半导体层和源漏电极。本发明的器件将三端口人工突触中的有机半导体层用P型半导体和N型半导体混蒸而成,既保留了器件的器件特性,又优化器件结构;其制备方法操作简单,成本低廉,适宜大规模生产;可应用于人工智能和视觉神经网络领域。

技术领域
本发明涉及有机电子和信息技术领域,具体涉及一种光调控三端口人工突触器件及制备方法。
背景技术
随着大数据、物联网等信息技术的发展,人工智能已经被广泛地应用于学习、识别和认知等领域并逐渐成为不可或缺的科技元素。当前的人工智能芯片主要是基于传统的冯·诺依曼体系结构。由此引起的数据存取过程中的能量与时间消耗,在需要处理爆炸式增长的数据背景下已经使冯·诺依曼“瓶颈”问题日益突出。相比之下,受人脑启发所提出的类脑计算机或神经形态计算机所采用与传统的冯·诺依曼体系完全不同的计算架构,被认为是实现低功耗、高并行、高扩展性的重要解决方案。人脑工作主要依赖于神经元和连接神经元的突触。其中突触的可塑性,即突触重新配置神经元间的连接强度的能力,被认为是人脑学习和记忆的基础。因此,制备能够模拟神经元和突触行为的材料与器件成为实现神经形态计算的关键。对突触而言,目前其功能已经在多种材料体系和结构中得到了模拟。其中,两端忆阻器和三端晶体管受到了较为广泛的关注。
目前人工突触的研究主要集中在两端口忆阻器器件方面,通常来说,两端忆阻器的电导可以通过施加在某一电极上的电压脉冲进行调整,尽管忆阻器在突破冯·诺依曼构架、低能耗设计、并行处理等方面具有优势,在基础电路设计、新型存储器、逻辑电路及人工智能器件等领域具有广泛地应用潜力,但在器件的性能,包括耐受性、可靠性以及批次重复性等方面仍面临商业瓶颈。目前人工突触的研究忆阻器正在逐步由两端忆阻器向三端晶体管器件转变,三端晶体管的源-漏沟道电导调节则通过对栅压施加电学脉冲来实现。在静态条件下,器件同时表现出栅极可调控的源-漏双极型阻变特性以及显著的转移曲线迟滞特性,兼顾了两端忆阻器和三端晶体管的电学特征,同时三端口器件结构比起二极管结构多加一个电极使其能够更便捷的调控器件性能。
发明内容
发明目的:本发明的目的是提出一种光调控三端口人工突触器件,在传统两端口忆阻器的基础上优化结构,既保留了器件的器件特性,又优化了器件结构。
本发明的另一个目的是提出基于上述光调控三端口人工突触器件的制备方法。
技术方案:本发明所采用的技术方案如下:
一种光调控三端口人工突触器件,其结构包含:衬底1;位于所述衬底1上的栅电极11和栅绝缘层12;位于所述栅绝缘层12上的聚合物薄膜层2;位于所述聚合物薄膜层2上的有机半导体层3;位于所述有机半导体层3上的半导体沟道层4;位于所述半导体沟道层4两端的源电极5和漏电极6;所述栅绝缘层12覆盖在整个栅电极11表面,隔离栅电极11和聚合物薄膜层2之间的接触。
优选的,所述衬底1为高掺杂硅片或塑料PET。
优选的,所述栅绝缘层12为二氧化硅或聚乙烯吡咯烷酮;更优选的,所述栅绝缘层12的厚度为50~300nm。
优选的,所述聚合物薄膜层2为多孔结构,厚度为15~20nm;更优选的,所述聚合物薄膜层2选自低介电常数的聚合物材料;进一步优选的,所述低介电常数的聚合物材料为聚苯乙烯或聚乙烯基咔唑。
优选的,所述有机半导体层3通过混蒸P型半导体和N型半导体形成;更优选的,所述P型半导体选自并五苯、并四苯、红荧烯、3-己基噻吩或钛青铜,所述N型半导体选自N,N’-二(十三烷基)、氟化钛青铜、氯化硼亚酞氰或并三苯。
优选的,所述有机半导体层3的厚度为30~50nm。
优选的,所述源电极5和漏电极6的材料为铜或金。
优选的,所述源电极5和漏电极6的厚度为60~100nm。
上述光调控三端口人工突触器件的制备方法,包括如下步骤:
(a)选择一衬底1;
(b)在所述衬底1上形成栅电极11和栅绝缘层12,所述栅绝缘层12完全覆盖栅电极11,进行紫外臭氧处理;
(c)配制聚合物溶液,将其溶于低沸点溶剂中静置,分散均匀;
(d)在栅绝缘层12表面上旋涂聚合物溶液形成聚合物薄膜层2,干燥退火;
(e)在聚合物薄膜层2表面上真空混蒸P型N型半导体,形成有机半导体层3;
(f)在有机半导体层3表面上加掩模板进行图案化处理,形成导电沟道层4;
(g)在导电沟道层4的两端真空蒸镀源电极5和漏电极6,制得光调控三端口人工突触器件。
步骤(b)中,栅绝缘层12的厚度为50~300nm。
步骤(c)中,聚合物溶液的浓度为1~10mg/ml,优选为3~5mg/ml。
步骤(c)中,低沸点溶剂为甲苯,且无需除水处理,静置12h以上。
步骤(d)中,旋涂在空气中旋涂,空气湿度控制在40~50%。
步骤(d)中,聚合物薄膜层2的厚度为15~20nm。

本发明的器件利用构建了三端光电突触,基于易操作的光电信号模拟了Hebb规则框架下多阶段的记忆模型,包括学习活动依赖的记忆创造过程和记忆忘记延迟过程,并在此基础上构建了多功能的突触阵列有效地实现了神经系统中的光学习记忆功能。
有益效果:本发明同现有技术相比,具有以下显著优点:
(1)本发明的三端口人工突触结构在传统两端口忆阻器的基础上优化结构,将三端口人工突触中的有机半导体层用P型半导体和N型半导体混蒸而成,既保留了器件的器件特性,又优化器件结构,大幅降低制备器件过程中层与层之间的相互影响;
(2)本发明的三端口人工突触器件,在提升器件部分性能的同时简化了器件的制备工艺;
(3)本发明的制备方法操作简单,成本低廉,适宜大规模生产;
(4)本发明的三端口人工突触器件可应用于人工智能、视觉神经网络领域。

具体实施方式
下面结合附图和实施例对本发明的技术方案作进一步的说明。
本发明的一种光调控三端口人工突触器件,其结构示意图如图1所示,包括:衬底1;位于该衬底1之上的栅电极11;覆盖于该栅电极11之上的栅绝缘层12;位于该栅绝缘层12之上的聚合物薄膜层2;位于聚合物薄膜层2上的p型和n型半导体混合蒸镀的有机半导体层3;位于有机半导体层3表面的导电沟道层4;位于导电沟道层4两端的源电极5和漏电极6。
以下实施例考虑到器件制备成本和后期商业化推广,选用金属铜作为源漏电极,而非常用的金充当源漏电极。其中有机半导体层混蒸的P型半导体优选并五苯,N型半导体优选N,N’-二(十三烷基)、氟化钛青铜、氯化硼亚酞氰。
实施例1
(a)选择表面有300nm的二氧化硅的重掺杂硅片作为衬底;
(b)将衬底依次用丙酮、乙醇、去离子水各超声清洗10min,超声频率100KHz,再用高纯氮气将基片表面液体吹干以保证基片表面洁净,120℃烘干;将干燥好的基片放入紫外臭氧机中处理3min,其中重掺杂硅作为栅电极,表面的二氧化硅层作为栅绝缘层;
(c)配置聚苯乙烯溶液,浓度为3mg/ml,在溶剂为甲苯的溶液中静置12h使其分散均匀;
(d)空气湿度为40%下,在栅绝缘层表面旋涂聚苯乙烯溶液,旋涂转速3000r/min,旋涂时间30s,薄膜厚度控制在20nm;氮气下将旋涂好的基片80℃干燥退火30min,基片表面形成聚合物薄膜层;
(e)在聚合物薄膜层表面真空混蒸P型并五苯和N型N,N’-二(十三烷基)以及氯化硼亚酞氰,形成有机半导体层,蒸镀速率

(f)在有机半导体层表面加上掩模板进行图案化处理,形成导电沟道层,其中掩模板的沟道宽度为2000μm,长度为100μm;
(g)在导电沟道层两端真空蒸镀铜得源电极和漏电极,蒸镀速率

实施例2
(a)选择塑料PET为衬底;
(b)将塑料PET依次用丙酮、乙醇、去离子水各超声清洗10min,超声频率为100KHz,再用高纯氮气将表面液体吹干以保证表面洁净,80℃烘干,其中PET作为栅电极;将衬底基片放入紫外臭氧机中处理5min,在塑料PET表面旋涂聚乙烯吡咯烷酮PVP,旋涂转速3000r/min,旋涂时间30s,薄膜厚度控制在50nm,氮气下将旋涂好的基片80℃干燥退火50min,表面形成栅绝缘层;
(c)配置聚乙烯基咔唑溶液,浓度为5mg/ml,在溶剂为甲苯的溶液中静置18h使其分散均匀;
(d)空气湿度50%下,在栅绝缘层表面旋涂聚乙烯基咔唑溶液,旋涂转速为低转速3000r/min,旋涂时间20s,薄膜厚度控制在15nm;氮气下将旋涂好的基片80℃干燥退火20min,基片表面形成聚合物薄膜层;
(e)在聚合物薄膜层表面真空混蒸P型并五苯和N型N,N’-二(十三烷基)以及氟化钛青铜,形成有机半导体层,蒸镀速率为

(f)在有机半导体层表面加上掩模板进行图案化处理形成导电沟道层,其中掩模板的沟道宽度为2000μm,长度为100μm;

实施例1-2制备的器件电学性能由安捷伦4200半导体分析仪进行表征,负栅压扫描下的回滞曲线如图2所示,该器件在一系列周期性负栅压扫描下,得到一系列逐渐往下偏移的回滞曲线,在该器件中可以通过空穴存储过程使转移特性曲线逐渐往负栅压方向移动,通过光诱导的空穴释放(电子存储)过程使转移特性曲线逐渐往正栅压方向移动。基于该器件中温和的空穴过程,我们获得了平滑、连续渐变的响应特征,该响应曲线为指数曲线,具有低能耗、卓越的信噪比(SNR)和长时程耐受性。
图3为器件在连续的栅偏压和光照以及栅偏压信号刺激下的平滑渐变的光响应。利用该双极性存储器构建了三端光电突触,基于易操作的光电信号模拟了Hebb规则框架下多阶段的记忆模型,包括学习活动依赖的记忆创造过程和记忆忘记延迟过程,并在此基础上构建了多功能的突触阵列有效地实现了神经系统中的光学习记忆功能。此外关于神经网络中神经元与突触之间的另外一个基本的功能调控,可以在此三端光电突触中通过任意配置的交替(兴奋和抑制)信号在长时程内随意调节交替的突触(兴奋和抑制)活动,实现光电信号依赖的模式转化。
图4为不同强度光调控下的电流曲线。可以看出,器件的光响应性能良好,而且仅使用5mW/cm2和15mW/cm2和30mW/cm2的可见光就可实现高低组态的切换,体现器件具有很好的低功耗、高光响应特性。
图5表示三端口光电突触器件在改变不同施加的栅偏压时间下的栅偏压和光照以及栅偏压信号刺激下的平滑渐变的光响应变化。可以看出,光照时间相同,光照间隔时间越短,电流强度越大;光照时间相同,光照间隔时间越长,电流强度越小。
图6表示三端口光电突触器件在改变不同施加的光照时间下的栅偏压和光照以及栅偏压信号刺激下的平滑渐变的光响应。可以看出,光照间隔时间相同,光照时间越短,电流强度越小;光照间隔时间相同,光照时间越长,电流强度越大。
以上测试结果表明,本发明的具有光调控人工突触器件性能良好,稳定性好,数据保持可靠性高,而且制备过程操作简单,成本低廉,主要工艺过程在溶液中完成、节约能源,并且能够大规模生产。

Claims (8)

1.一种光调控三端口人工突触器件,其特征在于:其结构包含衬底(1);位于所述衬底(1)上的栅电极(11)和栅绝缘层(12);位于所述栅绝缘层(12)上的聚合物薄膜层(2);位于所述聚合物薄膜层(2)上的有机半导体层(3);位于所述有机半导体层(3)上的半导体沟道层(4);位于所述半导体沟道层(4)两端的源电极(5)和漏电极(6);所述栅绝缘层(12)覆盖在整个栅电极(11)表面,隔离栅电极(11)和聚合物薄膜层(2)之间的接触;所述有机半导体层(3)通过混蒸P型半导体和N型半导体形成,所述P型半导体选自并五苯、并四苯、红荧烯、3-己基噻吩或钛青铜,所述N型半导体选自N,N’-二(十三烷基)、氟化钛青铜、氯化硼亚酞氰或并三苯。

7.权利要求1所述的光调控三端口人工突触器件的制备方法,其特征在于,包括以下步骤:
(a)选择一衬底(1);
(b)在所述衬底(1)上形成栅电极(11)和栅绝缘层(12),所述栅绝缘层12完全覆盖栅电极11,进行紫外臭氧处理;
(c)配制聚合物溶液,将其溶于低沸点溶剂中静置,分散均匀;
(d)在栅绝缘层(12)表面上旋涂聚合物溶液形成聚合物薄膜层(2),干燥退火;
