离子注入方法包括例如通过电子回旋共振型或ECR单电荷或多电荷离子源轰击待处理对象的表面。

发明内容

为此,本发明涉及一种用于在放置于真空室中的待处理对象的表面上注入离子的方法,该方法包括同时包含以下项的步骤:

通过在所述真空室中传播的紫外线辐射的源照射所述待处理对象的表面。

本发明还涉及用于在待处理对象的表面中注入单电荷或多电荷离子的装置,该装置包括在其中设置所述待处理对象的真空室,所述装置还包括将离子束注射到所述真空室中的离子源,该离子束被导向所述待处理对象的表面,所述装置还包括产生在所述真空室中传播并照射所述待处理对象的紫外线辐射的紫外线辐射源,所述离子源和所述紫外线辐射源被设置为同时起作用(function)。

具体实施方式
本发明从总发明构思出发,该构思包括将被执行离子注入处理的对象放置在真空室中,并且在用单电荷或多电荷离子束对其进行轰击的同时,通过紫外线辐射照射爱对象。当在真空室中传播时,紫外线辐射的光子从残留在真空室的稀薄气氛中的原子和分子提取电子,这些自由电子接下来与位于其表面正在被处理的对象的表面上的离子复合。由此可以控制待处理对象的表面电势,并将该电势保持在足够低的水平,以使到达的新离子不会被势垒过度减慢并保持足够的动能来使它们能够深入渗透到待处理对象中。
图3示意性地示出了使得根据本发明的方法能够实现的离子注入装置。该离子注入装置由参考标号18整体指定,其包括位于密封外壳22中的真空室20,将要被执行离子注入处理的对象24放置在该真空室内。待处理对象24可以是固体或呈粉末状态。它可以是非晶或结晶材料,绝缘或导电材料,金属或陶瓷材料。在待处理对象24呈粉末状态的情况下,优选地在整个离子注入过程中搅拌该对象,以确保构成该粉末的颗粒均匀地暴露于离子注入束。
离子源26(例如电子回旋共振ECR型离子源)被密封地固定到真空室20的外壳22上,面对设置在该外壳22中的第一开口28。具有类似于上述ECR离子源的类型的该离子源26被定向成使得它产生的单电荷或多电荷离子束30在真空室20中传播并撞击待处理对象24的表面。撞击待处理对象24的单电荷或多电荷离子或多或少地深入到对象24的表面下方并逐渐累积,由此产生静电势垒,该静电势垒趋于限制和排斥随后到达的离子,这会导致待处理对象24的表面上和表面下以及厚度上的离子分布不均匀的问题。
为了解决这个问题,紫外线辐射源32也被密封地安装在真空室20的外壳22上,面向设置在外壳22中的第二开口34。该紫外线辐射源32被定向成使得在离子束30撞击待处理对象24的表面的同时,紫外线辐射源32产生的紫外线辐射36在真空室20中传播并落到同一待处理对象24的表面上。
在真空室20的密封外壳22中占优势的真空相对较高,通常在104与10-4Pa之间,优选地在10-2Pa与10-4Pa之间。尽管真空室20中极高的真空占优势,但是该真空室20的气氛中仍存在原子和分子,紫外线辐射36的光子将从这些原子和分子提取电子,这些电子将被对象24的表面的正电势吸引并将与该对象24的表面上存在的离子复合,以抵消静电荷。待处理对象24的静电势由此可以被保持在足够低的值,从而尽可能少地干扰新离子的注入并使它们能够充分深入到待处理对象24的表面下方。
为了改善在待处理对象24中的离子注入处理,可以设想浓化真空室20的气氛。为此,真空室20设置有与气体源40(例如,诸如氩气或氙气之类的惰性气体)连接的进气阀38。该进气阀38靠近待处理对象24,以便在待处理对象24附近局域地产生富含原子的惰性气体的轻微过压。
以此方式,真空室20的气氛变浓,并且从在真空室20中占优势的气氛中存在的原子提取的电子数量(参见图4)增加。因此,真空室20中的电子与待处理对象24的表面上的离子之间的复合过程被增强,这使得能够进一步降低待处理对象的电势。这是因为,已经意外地实现了通过来自惰性气体原子的紫外线辐射的光子提取电子,尽管这些电子部分地与惰性气体的已电离的原子复合,或甚至与离子注入束的离子复合,但它们都以足够大的数量与存在于待处理对象表面上的正电荷复合,以显著降低待处理对象表面的静电势。
为了进一步改善待处理对象24中的离子注入过程,可以设想提供第二紫外线辐射源42。该第二紫外线辐射源42可以被密封地固定在真空室20的外壳22上,或者被直接安装在真空室20内,同时由脚44支撑。第二紫外线辐射源42可以被定向成使得它发射的紫外线辐射42相对于由第一紫外线辐射源32发射的紫外线辐射36形成一个角度,例如大约90°。利用紫外线辐射源32、42的这种布置,可以处理较大的对象24。
不言而喻,本发明不限于刚刚描述的实施例,并且本领域技术人员可以在不脱离由所附权利要求限定的本发明的范围的情况下设想各种简单的修改和变型。
应特别注意,本发明尤其适用于由用来制造表玻璃的蓝宝石(天然或合成蓝宝石)制成的对象的表面处理。借助于根据本发明的离子注入方法,由这种玻璃反射的入射光量显著减少,这显著改善了位于这些玻璃下方的指示装置(指针、日期、装饰)所显示的信息的易读性。
本发明还适用于结晶或非晶态金属对象或陶瓷的表面处理,当对其应用根据本发明的利用电荷中和的离子注入方法时,这些金属对象或陶瓷的机械特性(特别是耐刮擦性)得到极大改善。
本发明还适用于粉末状态的金属或陶瓷材料的颗粒的表面处理。通过根据本发明的方法获得的金属或陶瓷粉末颗粒旨在借助粉末冶金方法(例如注塑方法,其英文名metalinjection moulding或MIM更有名)、压制或增材制造(例如三维激光打印),来制造固体部件。
依照根据本发明的方法的特定实施例:
单电荷或多电荷离子源是电子回旋共振ECR型;
离子在15,000伏特与40,000伏特之间的电压下被加速;
产生离子束的材料选自氮N、碳C、氧O、氩Ar、氦He和氖Ne;
离子注入剂量在1*1014离子·cm-2与7.5·1017离子·cm-2之间,优选地在1*1016离子·cm-2与15*1016离子·cm-2之间,离子注入深度为150nm至250nm;
金属材料是选自金和铂的贵金属;
金属材料是选自镁、钛和铝的非贵金属;
金属或陶瓷粉末的颗粒在整个离子注入过程中被搅拌;
所使用的金属粉末或陶瓷的颗粒的粒度测定使得所有这些颗粒的基本50%具有小于2微米的尺寸,所使用的金属或陶瓷粉末颗粒的该尺寸不超过60微米;
根据本发明的离子注入方法处理的陶瓷材料是碳化物,特别地,是碳化钛TiC或碳化硅SiC;
通过氮原子离子N轰击碳化物类型的陶瓷材料以形成碳氮化物,特别地,碳氮化钛TiCN或碳氮化硅SiCN;
根据本发明的离子注入方法处理的陶瓷材料是氮化物,特别地,是氮化硅Si3N4;
根据本发明的离子注入方法处理的陶瓷材料是氧化物,特别地,是氧化锆ZrO2或氧化铝Al2O3;
通过氮离子轰击氧化物类型的陶瓷材料以形成氧氮化物,特别地,氧氮化铝AlOxNy,或者氧氮化锆ZrO(NO3)2,或者,如果离子轰击延长足够长的时间,甚至形成氮化锆ZrN;
通过碳离子轰击氧化物类型的陶瓷材料以形成碳氮化物,特别地,氧碳化锆ZrO2C,或甚至碳化锆ZrC;
通过硼离子轰击氧化物类型的陶瓷材料以形成氧硼化物,特别地,氧硼化锆ZrO2B,或者,如果离子轰击延长足够长的时间,甚至形成硼化锆ZrB2。

Claims (26)
1.一种用于在放置于真空室(20)中的待处理对象(24)的表面上注入单电荷或多电荷离子的方法,该方法包括同时包含以下项的步骤:
将由离子源(26)产生的离子束(30)注射到所述真空室(20)中,并将该离子束(30)导向所述待处理对象(24)的表面,以及
通过产生在所述真空室(20)中传播的紫外线辐射(36)的紫外线辐射源(32)照射所述待处理对象(24)的表面。
2.根据权利要求1所述的方法,其特征在于,所述离子源(26)是电子回旋共振型离子源。
3.根据权利要求1所述的方法,其特征在于,在所述离子注入过程期间,将气体注射到所述真空室中。
4.根据权利要求2所述的方法,其特征在于,在所述离子注入过程期间,将气体注射到所述真空室中。
5.根据权利要求3所述的方法,其特征在于,所注射的气体是惰性气体。
6.根据权利要求4所述的方法,其特征在于,所注射的气体是惰性气体。
7.根据权利要求1所述的方法,其特征在于,所述真空室(20)内的气压在104Pa与10-4Pa之间,优选地在10-2Pa与10-4Pa之间。
8.根据权利要求2所述的方法,其特征在于,所述真空室(20)内的气压在104Pa与10-4Pa之间,优选地在10-2Pa与10-4Pa之间。
9.根据权利要求3所述的方法,其特征在于,所述真空室(20)内的气压在104Pa与10-4Pa之间,优选在10-2Pa与10-4Pa之间。
10.根据权利要求4所述的方法,其特征在于,所述真空室(20)内的气压在104Pa与10- 4Pa之间,优选地在10-2Pa与10-4Pa之间。
11.根据权利要求5所述的方法,其特征在于,所述真空室(20)内的气压在104Pa与10- 4Pa之间,优选地在10-2Pa与10-4Pa之间。
12.根据权利要求6所述的方法,其特征在于,所述真空室(20)内的气压在104Pa与10- 4Pa之间,优选地在10-2Pa与10-4Pa之间。
13.根据权利要求1至12中任一项所述的方法,其特征在于,通过产生第二紫外线辐射(46)的第二紫外线辐射源(42)照射所述待处理对象(24)的表面,所述第二紫外线辐射(46)以与所述第一紫外线辐射(36)形成一角度的方向在所述真空室(20)中传播。
14.根据权利要求1所述的方法,其特征在于,所述待处理对象(30)由不导电或半导电的材料制成。
15.根据权利要求14所述的方法,其特征在于,制造所述待处理对象(24)的材料选自天然和合成蓝宝石、矿物玻璃、聚合物、以及陶瓷。
16.根据权利要求1所述的方法,其特征在于,制造所述待处理对象(24)的材料是导电材料。
17.根据权利要求16所述的方法,其特征在于,制造所述待处理对象(30)的材料选自结晶或非晶态金属合金、陶瓷、贵金属、以及非贵金属。
18.根据权利要求1所述的方法,其特征在于,通过所述离子源(26)在所述待处理对象(24)的表面中注入的原子选自氮N、碳C、氧O、氩Ar、氦He和氖Ne。
19.根据权利要求1所述的方法,其特征在于,所述待处理对象(24)的表面通过离子注入剂量而被处理,所述离子注入剂量在1*1014离子·cm-2与7.5·1017离子·cm-2之间的范围内,优选地在1*1016离子·cm-2与15*1016离子·cm-2之间的范围内,并且所述离子的加速电压在7.5kV与40kV之间。
20.一种用于在待处理对象(24)的表面中注入单电荷或多电荷离子的装置,该装置(18)包括在其中设置所述待处理对象(24)的真空室(20),所述装置(18)还包括将离子束(30)注射到所述真空室(20)中的离子源(26),该离子束(30)被导向所述待处理对象(24)的表面,所述装置(18)还包括产生在所述真空室(20)中传播并照射所述待处理对象(24)的紫外线辐射(36)的紫外线辐射源(32),所述离子源(26)和所述紫外线辐射源(32)被设置为同时起作用。
21.根据权利要求20所述的用于注入单电荷或多电荷离子的装置,其特征在于,所述离子源(26)是电子回旋共振型离子源。
22.根据权利要求20或权利要求21所述的用于注入单电荷或多电荷离子的装置,其特征在于,其包括经由与所述气体源(40)相连的进气阀(38)将气体传送到所述真空室(20)中的气体源(40)。
23.根据权利要求22所述的用于注入单电荷或多电荷离子的装置,其特征在于,在所述气体源(40)中包含的气体是惰性气体。
24.根据权利要求20所述的用于注入单电荷或多电荷离子的装置,其特征在于,其产生离子注入剂量,所述离子注入剂量在1*1014离子·cm-2与7.5·1017离子·cm-2之间的范围内,优选地在1*1016离子·cm-2与15*1016离子·cm-2之间的范围内,并且所述离子的加速电压在7.5kV与40kV之间。
25.根据权利要求20所述的用于注入单电荷或多电荷离子的装置,其特征在于,所述真空室(20)内的气压在104Pa与10-4Pa之间,优选地在10-2Pa与10-4Pa之间。
26.根据权利要求20所述的用于注入单电荷或多电荷离子的装置,其特征在于,其包括用第二紫外线辐射(46)照射所述待处理对象(24)的表面的第二紫外线辐射源(42),所述第二紫外线辐射(46)以与所述第一紫外线辐射(36)形成一角度的方向在所述真空室(20)中传播。
