Abstract
本发明公开了一种具有太阳能全光谱高效吸收的膜层结构,包括减反增透膜(1)、半导体基底(2)、背电极膜层(3)和热电器件(4),其中,半导体基底(2)的上表面覆盖减反增透膜(1),半导体基底(2)的下表面覆盖背电极膜层(3),背电极膜层(3)的底部覆盖热电器件(4)。本发明的膜层结构在太阳能光谱能量较集中的波段300nm‑2500nm范围内,以及在入射角0°‑60°范围内具有很好的吸收利用。另外,该膜层结构简单,易于加工生产。
Description
技术领域
本发明涉及半导体电池器件技术领域,具体涉及一种具有太阳能全光谱高效吸收的膜层结构。
背景技术
随着人类对化石能源的大量开采和消耗,能源危机逐渐成为国际社会关注的焦点。作为具有巨大储量的可再生清洁能源,太阳能无疑是最有利用前景的能源之一。光伏电池是当前空间太阳能利用的主要方式,然而约70%-80%的能量通过反射、热化、复合等无法完成光电转换而损失掉,导致太阳能难以充分被利用。近年来,光伏-热电(PV-TE)耦合系统的提出突破了传统光伏电池的限制,使得全光谱太阳能高效利用成为了可能,因此,突破热化损失能量以及低能光子利用的技术无疑是实现太阳能高效利用的关键。具有全光谱吸收特性的结构可以有效综合利用可见光和近红外波段的能量。而目前的研究主要集中在减少可见光波段的反射,近红外波段的能量无法有效被利用。故现有空间太阳能全光谱高效综合利用函待改进。
发明内容
为解决该问题,本发明提供一种具有太阳能全光谱高效吸收的膜层结构,包括半导体基底、减反增透膜和背电极膜层,其中,半导体基底的上表面覆盖减反增透膜,半导体基底的下表面覆盖背电极膜层。
优选的,所述膜层结构中同一层的半导体基底、减反增透膜或背电极膜层的厚度和材料相同。
优选的,所述半导体基底为砷化镓电池。
优选的,所述半导体基底为N型掺杂砷化镓,其中,厚度为350μm。
优选的,所述减反增透膜包括第一层反减膜(11)、第二层反减膜(12)、第三层反减膜(13)、第四层反减膜(14),其中,第二层反减膜(12)的上表面覆盖第一层反减膜(11),第二层反减膜(12)的下表面覆盖第三层反减膜(13),第四层反减膜(14)的上表面覆盖第三层反减膜(13)。
优选的,所述背电极膜层包括第一层背电极(31)、第二层背电极(32)和第三层背电极(33),第二层背电极(32)的上表面覆盖第一层背电极(31),第二层背电极(32)的下表面覆盖第三层背电极(33)。
优选的,所述减反增透膜中第一层反减膜(11)的折射率小于第二层反减膜(12)的折射率,第二层反减膜(12)的折射率大于第三层反减膜(13)的折射率,第三层反减膜(13)的折射率小于第四层反减膜(14)的折射率。
优选的,所述第一层反减膜(11)为MgF2、SiO2;第二层反减膜(12)为ZnS、TiO2;第三层反减膜(13)为MgF2、SiO2;第四层反减膜(14)ZnS、TiO2。
优选的,所述背电极膜层中第一层背电极、第二层背电极和第三层背电极的厚度分别为1400nm、220nm和50μm。
优选的,所述热电器件(4)为半导体热电材料组成的将热能转换为电能的装置。
本发明相比现有技术而言,具备的有益效果如下:
本发明提供的具有太阳能全光谱高效吸收的膜层结构,在太阳能光谱能量较集中的波段300nm-2500nm范围内,以及在入射角0°-60°范围内具有很好的吸收利用。其中,太阳能光谱在300nm-870nm波段的能量在砷化镓电池实现光电转化;太阳能光谱在870nm-2500nm波段的太阳能能量经过第一层和第二层背电极的作用下进行明显的红外增透;炭黑近红外吸收涂层,可以高效吸收穿透的近红外波段能量。进而可被后续的热电模块转换成电能。该膜层结构简单,易于加工生产。

下面结合具体实例对本发明做出进一步地详细阐述,所述实例只用于解释本发明,并非用于限定本发明的范围。下述实例所使用的试验方法如无特殊说明,均为常规方法。
实施例1
一种具有全光谱吸收特性的多膜层结构,其中,
第一层反减膜11、第二层反减膜12、第三层反减膜13、第四层反减膜14、分别为:MgF2、TiO2、MgF2和TiO2,各层膜厚度分别为:98nm、14nm、22nm和56nm;第一层背电极31、第二层背电极32、第三层背电极33分别为:TiO2、SiO2、炭黑,各层膜厚度分别为:140nm、220nm、50μm。
此实施案例获得的多膜层结构,在入射角分别为0°、10°、20°、30°、40°、50°和60°,波长范围在300nm-2500nm时:
通过计算得其平均吸收率分别为93.44%、93.25%、93.18%、93.05%、92.59%、90.76%、87.74%。
实施例2
一种具有全光谱吸收特性的多膜层结构,其中,
第一层反减膜11、第二层反减膜12、第三层反减膜13、第四层反减膜14分别为:MgF2、ZnS、MgF2和ZnS,各层膜厚度分别为:90nm、14nm、22nm和56nm、;第一层背电极31、第二层背电极32、第三层背电极33分别为:TiO2、SiO2、炭黑,各层膜厚度分别为:140nm、220nm、50μm。
此实施案例获得的多膜层结构,在入射角分别为0°、10°、20°、30°、40°、50°、60°,波长范围在300nm-2500nm时:
通过计算得其平均吸收率分别为93.80%、93.64%、93.6%、93.49%、92.86%、91.31%、88.04%。
实施例3
一种具有全光谱吸收特性的多膜层结构,其中,
第一层反减膜11、第二层反减膜12、第三层反减膜13、第四层反减膜14分别为:SiO2、TiO2、SiO2和TiO2,各层膜厚度分别为:98nm、14nm、22nm和56nm;第一层背电极31、第二层背电极32、第三层背电极33分别为:TiO2、SiO2、炭黑,各层膜厚度分别为:140nm、220nm、50μm。
此实施案例获得的多膜层结构,在入射角分别为0°、10°、20°、30°、40°、50°和60°,波长范围在300nm-2500nm时:
通过计算得其平均吸收率分别为93.08%、92.92%、92.89%、92.84%、92.4%、90.67%、87.29%。
实施例4
一种具有全光谱吸收特性的多膜层结构,其中,
第一层反减膜11、第二层反减膜12、第三层反减膜13、第四层反减膜14分别为:SiO2、ZnS、SiO2和ZnS,各层膜厚度分别为:98nm、14nm、22nm和56nm;第一层背电极31、第二层背电极32、第三层背电极33分别为:TiO2、SiO2、炭黑,各层膜厚度分别为:140nm、220nm、50μm。
此实施案例获得的多膜层结构,在入射角分别为0°、10°、20°、30°、40°、50°和60°,波长范围在300nm-2500nm时:
通过计算得其平均吸收率分别为93.5%、93.36%、93.38%、93.34%、92.76%、91.22%、87.7%。
以上所述仅是本发明的优选实施方式,应当指出:对于本技术领域的普通技术人员来说,在不脱离本发明原理的前提下,还可以做出若干改进和润饰,这些改进和润饰也应视为本发明的保护范围。
Claims (10)
1.一种具有太阳能全光谱高效吸收的膜层结构,其特征在于,包括减反增透膜(1)、半导体基底(2)、背电极膜层(3)和热电器件(4),其中,半导体基底(2)的上表面覆盖减反增透膜(1),半导体基底(2)的下表面覆盖背电极膜层(3),背电极膜层(3)的底部覆盖热电器件(4)。
2.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述膜层结构中同一层的半导体基底、减反增透膜或背电极膜层的厚度和材料相同。
3.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述半导体基底为砷化镓电池。
4.根据权利要求1或3所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述半导体基底为N型掺杂砷化镓,其中,厚度为350μm。
5.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述减反增透膜包括第一层反减膜(11)、第二层反减膜(12)、第三层反减膜(13)、第四层反减膜(14),其中,第二层反减膜(12)的上表面覆盖第一层反减膜(11),第二层反减膜(12)的下表面覆盖第三层反减膜(13),第四层反减膜(14)的上表面覆盖第三层反减膜(13)。
6.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述背电极膜层包括第一层背电极(31)、第二层背电极(32)和第三层背电极(33),第二层背电极(32)的上表面覆盖第一层背电极(31),第二层背电极(32)的下表面覆盖第三层背电极(33)。
7.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述减反增透膜中第一层反减膜(11)的折射率小于第二层反减膜(12)的折射率,第二层反减膜(12)的折射率大于第三层反减膜(13)的折射率,第三层反减膜(13)的折射率小于第四层反减膜(14)的折射率。
8.根据权利要求1或7所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述第一层反减膜(11)为MgF2、SiO2;第二层反减膜(12)为ZnS、TiO2;第三层反减膜(13)为MgF2、SiO2;第四层反减膜(14)ZnS、TiO2。
9.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述背电极膜层中第一层背电极、第二层背电极和第三层背电极的厚度分别为140nm、220nm和50μm。
10.根据权利要求1所述的具有太阳能全光谱高效吸收的膜层结构,其特征在于,所述热电器件(4)为半导体热电材料组成的将热能转换为电能的装置。
