但是,来自叉指型电容器的大多数场不穿过感测膜,如110、111处指示。因此,电容是感测膜电容率的弱函数,且敏感性(dC/dε-sensing_film)是有限的。这意味着电容的相对变化对总电容来说非常小且非常难以读取。
图2说明经改进阻抗传感器配置。这个描述是指电容效应,但阻抗传感器实施例的其它实例可基于响应于试剂的电阻率或电感改变。最佳电容感测拓扑是把感测膜204夹置在两个电极201、202之间,类似于平行板电容器。在这个配置中,几乎来自平行板结构的所有场都穿过感测膜204;因此,电容是电容率的强函数,且因此达到高得多的敏感性,如由表达式(1)及(2)指示。

为了使平行板电容器传感器操作,电极中的一者必须是多孔的,以使试剂气体到达感测薄膜。在这个实例中,电极201是多孔的,以允许试剂气体205容易地穿过电极201且借此扩散到感测层204中。
在典型IC制造工艺中制造叉指型传感器并不是非常困难,因为叉指型电容式结构可图案化在顶部金属层中,所述顶部金属层可为在“后段制程”(BEOL)期间形成的多层互连特征的部分。可在BEOL完成之后图案化感测层。
后段制程(BEOL)是IC制造的第二部分,其中个别装置(晶体管、电容器、电阻器等)与晶片上的接线、金属化层互连。常见金属是铜互连及铝互连。BEOL通常在将第一金属层沉积在晶片上时开始。BEOL包含接触件、绝缘层(电介质)、金属液面及用于芯片封装连接的接合点。
在最后一个“前段制程”(FEOL)步骤之后,晶片具有隔离晶体管(不具有任何电线)。FEOL是IC制造的第一部分,其中在半导体中图案化个别装置(晶体管、电容器、电阻器等)。FEOL通常涵盖所有部分直至(但不包括)金属互连层的沉积。
在BEOL制造阶段中,形成接触件(垫)、互连线、通孔和电介质结构。对于现代IC工艺,可在BEOL中添加10个以上金属层。
但是,图案化平行板结构要困难得多。可在BEOL的顶部金属层中图案化底部电极,且可在BEOL的顶部上图案化感测膜,但在感测层的顶部上图案化另一金属层是困难的,因为感测层不是平面化的且标准金属图案化方法(即,沉积、图案抗蚀、蚀刻、条纹抗蚀)可能不起作用。如上文描述,顶部电极必须是多孔的,所以除图案化顶部电极的轮廓以外,如果金属电极由沉积的金属层制造,那么还必须图案化孔或其它穿孔的阵列以使金属电极成为多孔的。
图3是其中在顶部金属层311上形成电容式传感器300的实例IC 320的一部分的横截面视图。在这个实例中,互连结构310包含由绝缘层(例如绝缘层312)分离的五个金属层(例如金属层311)。常规BEOL制造工艺有助于形成多层互连。其它实施例可具有更多或更少导电层。传感器300可在BEOL制造期间形成或可作为单独的后处理形成,如下文描述。
在这个实例中,在顶部金属层311上图案化底部电极301。接着在底部电极301的顶部上图案化感测层304。接着在感测层304的顶部上形成顶部可渗透电极302以形成平行板感测电容器300。
衬底303在这个实例中是硅,但其它实施例可使用陶瓷、玻璃等作为衬底。在这个实例中,可在衬底303上形成外延(epi)硅层313。厚外延层可有利于功率半导体和基于MEMS的传感器和致动器。当然,“厚”是相对术语。如今,超过20μm的外延膜被视为厚的,不过膜的发展目标可高达~150μm厚。未掺杂的厚外延膜的电隔离质量可以为功率半导体提供益处。它们使较高的电压具有较大的R(关闭)值,并有助于更高的切换速度和减小的装置占用面积。可使用常规制造技术在外延层313中形成各种晶体管。
图4是其中在BEOL制造期间在顶部金属层311上形成电容式传感器300的如图3中说明的实例IC 320的部分的顶视图。可提供一或多个接触件315、316以将顶部可渗透电极302连接到IC 320上的其它电路。可使用允许试剂渗透顶部电极302且进入感测层304的多孔纳米颗粒金属或可渗透导电聚合物制造可渗透电极302。
图5A是说明具有随机三维(3D)孔隙率的实例多孔电极502的顶视图且图5B是边缘视图。纳米颗粒(例如纳米颗粒531)可沉积在层中且接着融合在一起以形成3D多孔电极结构。图5B说明在另一层504(例如感测层304,再次参考图3)的顶部上形成的具有约1μm的厚度533的随机多孔层的实例。由于纳米颗粒大致是球形的,所以当纳米颗粒融合在一起时,它们之间可能会存在随机空隙,例如532处指示的空隙。
图5C是可供参考的水分子(H2O)的示意图。由于H2O分子的直径小于约200pm,所以它可容易地通过多孔电极502中留下的纳米级孔。
为了解决在平行板传感器上制造可渗透顶部金属电极的问题,可使用两步解决方案。首先,可在BEOL期间或之后通过标准平版印刷方法或通过打印(喷墨、丝网等)在最后金属层的顶部上沉积感测膜。其次,在沉积膜之后,可使用可在地形表面上方沉积多孔金属的沉积技术(例如喷墨打印)来图案化顶部电极且将顶部电极连接到IC上的垫。
由于气体/蒸汽需要穿透顶部电极以吸收到感测膜中并改变膜的电容率,所以可以网格的方式图案化顶部电极从而留下多孔顶部电极,或可用可渗透导体(例如金属纳米颗粒)或用允许试剂穿透顶部电极以进入/离开感测膜的可渗透导电聚合物打印顶部电极。
这个方法与常规方法的不同之处在于如何构造感测电容器。如图1中展示的叉指型解决方案具有低感测电容与寄生电容比,从而导致传感器处的低信噪比(SNR)且需要高分辨率的电子器件来提取信息。叉指型配置也需要大传感器面积及较高功率消耗。对于平行板传感器,传感器面积可缩小多达两个数量级。如本文中描述的平行板配置可显著改进传感器处的SNR且简化感测变化电容所需的电路。
常规地,可使用喷墨打印机或可“打印”各种聚合物材料的类似打印机来制造三维结构。例如,参见维基百科2014年9月4日的“3D打印”。打印允许快速且低成本的厚电介质和金属层沉积,例如0.1μm到1000μm厚,同时也允许精细的特征尺寸,例如20μm的特征尺寸。
油墨可包含用以匹配流变学和表面张力的溶剂或若干溶剂及金属纳米颗粒。纳米颗粒的大小可在2到100nm的实例范围内。油墨也可包含分散剂(例如聚乙烯吡咯烷酮(PVP))或经电荷分散以防止颗粒的凝聚。油墨也可包含粘合剂,例如聚合物环氧树脂及其它已知或后来开发的油墨添加剂。
接着,在基于溶剂或分散剂的油墨的情况下溶剂或分散剂蒸发时,从油墨留下的膜残留物可被固化。固化可为热(50到250C)、紫外线、红外线、闪光灯或具有与所使用的油墨兼容的另一形式。
在这个实例中,金属纳米颗粒可为银或金,或铜和银的混合物。在另一实例中,纳米颗粒可为铜、铜和石墨烯的混合物,或铜和石墨的混合物。石墨/石墨烯混合物允许更高电流密度而不会发生电迁移。在另一实施例中,纳米颗粒可为氧化铜,其随后在下文描述的烧结步骤期间还原成铜。在另一实例中,导电纳米颗粒可为非金属聚合物,或其它类型的已知或后来开发的金属或非金属导电材料。
经烧结金属层通常是多孔的,这是由于烧结工艺之后纳米颗粒之间存在空间。可通过控制烧结工艺的一或多个方面来控制孔隙率,例如选择纳米颗粒的大小、选择温度曲线或用于执行烧结工艺的其它工艺参数等。参见例如KYOUNG-SIK MOON等人2005年的“银纳米颗粒用于低温互连应用的热行为(Thermal Behavior of Silver Nanoparticles forLow-Temperature Interconnect Applications)”,所述文献以引用的方式并入本文中。
控制孔隙率的另一方式是将牺牲纳米颗粒(例如聚甲基丙烯酸甲酯或其它聚合物、二氧化硅等)添加到油墨;接着在烧结期间或烧结之后移除这些颗粒以增大孔隙率。典型纳米颗粒烧结的金属电极可具有约20%的孔隙率。一般来说,孔隙率可经选择以落入10%到50%的范围内,同时仍提供良好载流容量及结构完整性。
可以若干方式执行烧结。例如,可将零件加热到高温,但它们无需加热到形成纳米颗粒的金属的熔点。例如,可将银纳米颗粒加热到80到300C以形成固体结构。作为比较,块状银的熔点是961.8C。
图6是烧结工艺中的银纳米颗粒的熔点对颗粒大小的标绘图;但是,其它类型的纳米颗粒遵循类似的趋势。小纳米颗粒可在非常低的温度下熔化在一起;但是,由于它们融化在一起,它们变得更大,这导致纳米颗粒的“块状”熔化温度升高。这导致不可逆过程,其中更高的温度只会使颗粒变大且因此在更高的温度下熔化。因此,在小纳米颗粒熔化之后,除非达到块状金属的熔点,否则所得结构不会像焊料一样不融化。在图6中,银纳米颗粒可在80到300C的温度范围内发生烧结,但除非将烧结金属结构的温度提高到961.8C(这是块状银的熔点),否则所得烧结金属层将不会再熔化。
在另一实例中,可使用已知或后来开发的光子烧结工艺用氙闪光灯烧结氧化银纳米颗粒。
在另一实例中,可使用已知或后来开发的合成气体或甲酸烧结工艺在还原气氛中烧结氧化银纳米颗粒。在这种情况中,通过甲酸工艺将氧化铜转变回到纯铜。通常,这个工艺可在200到250C的范围内的温度下执行。
在另一实施例中,可以选择各种材料来获得进一步的“功能化”。例如,银或金纳米颗粒与钛或铜纳米颗粒有不同的表面化学性质且将以不同的方式与试剂结合以影响过滤。
图7A到7E是说明用于制造如上文描述的平行板电容式传感器300的工艺的横截面视图。参考图7A,如上文描述,衬底303可为硅、陶瓷、玻璃,或其它类型的已知或后来开发的可用作集成电路的基础的半导体或绝缘材料。在这个实例中,在衬底303的顶部上制造外延层313,且接着使用已知或后来开发的FEOL制造工艺在外延层313中制造各种晶体管。
接着使用已知或后来开发的BEOL制造工艺在衬底303上制造多层互连件310。在互连件310的顶部金属层上,底部电极301可与顶部电极的一或多个接触件315、316一起图案化。可提供互连件310中的通孔734以将接触件和底部电极301耦合到定位在外延层313中的电路。以这种方式,可在衬底上形成底部导电板,其包含块状衬底303及构建在块状衬底303的顶部上的任何中间层。
图7B说明氮化物底涂层740在图案化后的任选沉积。所得氮化硅层可作为绝缘体和化学屏障以用于随后在传感器操作期间提供给IC的试剂。
图7C说明感测元件304的制造。可使用已知或后来开发的其电容率对作为传感器目标的特定试剂敏感的材料形成感测元件304。例如,在湿度传感器中,感测元件304必须对水蒸汽敏感。实例材料可包含聚对苯撑苯并二恶唑(PBO)、聚酰亚胺、氟化聚酰亚胺、石墨烯、碳纳米管、Pedot:PSS(聚(3,4-乙基二偶氮噻吩)聚磺苯乙烯)等。在这个实例中,使用的材料是PBO。
可使用喷墨打印、丝网打印或其它已知或后来开发的添加工艺制造感测元件304。替代地,可通过在衬底303上方沉积材料层且接着图案化及蚀刻所述层以形成感测元件形状而制造感测元件304。
图7D说明多孔顶部电极302的形成。如上文描述,可通过喷墨打印含有金属纳米颗粒的油墨而形成多孔顶部电极302。替代地,丝网打印工艺可与含有金属纳米颗粒或导电聚合物纳米颗粒的油墨一起使用。替代地,可通过在衬底303上方沉积含有纳米颗粒的材料层且接着图案化及蚀刻所述层以形成顶部电极形状而制造顶部多孔电极304。
当用于顶部电极的材料处于适当位置后,可以执行如上文描述的烧结工艺以将纳米颗粒融合到导电电容器板中。以这种方式,可以在感测薄膜上形成多孔顶部导电板302,其中顶部导电板是具有可渗透试剂的随机三维孔隙率的金属纳米颗粒的融合物。
图7E说明可应用于传感器300的表面上方及其以上的可渗透薄膜742的任选沉积。可从可渗透某些气体并阻止其它气体以便提供过滤以选择性地只允许某些气体到达感测元件304的聚合物家族选择可渗透薄膜742。表1及2列出可用作各种气体的过滤层的若干候选聚合物,如罗伯逊L.M.(Robeson L.M.)的“固态与材料科学的最新观点(CurrentOpinion in Solid State&Materials Science)”4(1999)第549页中进一步详细描述。

可使用各种已知或后来开发的工艺应用过滤薄膜742,例如原子层沉积(ALD)、分子束外延(MBE)、蒸发、溅射等。
再次参考图7C及/或图7D,感测层304及/或顶部电极302可具有由牺牲纳米颗粒形成的随机3D孔隙率。在这种情况中,可使用以下工艺。当形成感测层及/或顶部电极302时,使用含有溶剂、分散剂、结构材料(呈聚合物、纳米颗粒或其它形式)和牺牲纳米颗粒的油墨。牺牲纳米颗粒可为:聚合物,例如PMMA(聚甲基丙烯酸甲酯)、PVP(聚乙烯吡咯烷酮)等;氧化物,例如SiO2、SiN、ZnO等。
接着,取决于油墨类型可固化、聚合或烧结应用的油墨。
接着可使用温度、溶剂、干燥气相蚀刻等移除牺牲纳米颗粒;再次取决于牺牲纳米颗粒及结构材料的类型。移除工艺必须优先移除牺牲材料而不是结构材料,这样结构材料才能保持完整。
最终的传感器及/或顶部电极膜在牺牲纳米颗粒的位置留下了孔隙率。以这种方式,可以在底部导电板上形成感测薄膜,其中感测薄膜是具有可渗透试剂的随机三维孔隙率的纳米颗粒的融合物。类似地,以这种方式,可以在感测薄膜上形成顶部导电板,其中顶部导电板是具有可渗透试剂的随机三维孔隙率的金属纳米颗粒的融合物。

传感器节点1300可包含耦合到通信接口1320的微控制器(MCU)1310。MCU 1310可包含非易失性随机存取存储器NVRAM存储模块1314、静态随机存取存储器1315、一或多个计时器模块1316及用于耦合到通信接口1320、显示器1330及传感器1340、1342的其它各种接口。
例如,MCU 1310可体现为可从德州仪器公司获得的MSP430FR57xx。德州仪器的MSP430FR57xx系列超低功率微控制器包含多个装置,以嵌入式铁电非易失性存储器(FRAM)、超低功率16位MSP430 CPU及针对各种应用的不同外围设备为特征。
通信接口1320可包含用于与外部控制器通信的传输器及接收器。接口1320可使用RF标准(例如ZigBee)通信,ZigBee在低数据速率、低功率应用中很受欢迎。ZigBee及其它低功率RF标准使用由IEEE 802.15.4定义的MAC及PHY层。
例如,显示器1330可为一组简单LED(发光二极管)或更复杂LCD(液晶显示器)。在一些实施例中,可省略显示器1330。
也可包含其它传感器,例如用于感测气温的温度传感器1342。但是,各种实施例可包含可用于收集各种类型的环境数据的广泛范围的已知或后来开发的传感器。
电池1350将电力提供到MCU 1310、通信接口1320、显示器1330和传感器1340、1342。功率管理(PM)逻辑1318可包含于MCU 1310内,或其可为单独的。PM逻辑1318可经配置以控制提供到MCU 1310、通信接口1320、显示器1330和传感器1340、1342的功率电平。
可使用各种技术以响应于暴露于试剂而确定感测电容器的电容。例如,可以通过用电压源充电并放电到已知电容来测量电荷存储能力。接着可以使用数据转换器来数字化读数。例如,这可在控制器1312的控制下完成。
另一种测量电容的技术是将电容器连接到振荡器且测量合成频率来外推电容。另一种技术是将感测电容器充电到已知电压且接着以固定速率放电来测量放电时间。
其它实施例
在其它实施例中,可以在衬底上形成两个叉指型电极,其中中间导电板在感测薄膜的顶部表面上,使得顶部导电板是具有可渗透试剂的随机三维孔隙率的金属纳米颗粒的融合物。
本文中描述IC上的单个感测电容器,但是各种实施例可包括单个IC内的多个感测电容器,每一感测电容器可经定制以根据用于每一感测电容器的感测薄膜的类型和各种过滤薄膜及/或导电板孔隙率的存在或不存在来测量不同的试剂。

1.一种集成电路IC,其包括:

阻抗传感器,其在所述衬底的表面上制造,其中所述阻抗传感器包含:底部导电板,其在所述衬底上形成;感测薄膜,其在所述底部导电板上形成;及多孔顶部导电板,其在所述感测薄膜上形成,其中所述多孔顶部导电板是具有可渗透试剂的随机三维孔隙率的导电纳米颗粒的融合物,其中所述孔隙率由牺牲纳米颗粒形成,其中所述感测薄膜具有在所述底部导电板及所述顶部导电板之间的厚度,所述厚度跨所述底部导电板渐变。
2.根据权利要求1所述的IC,其进一步包含在所述感测薄膜与所述顶部导电板之间形成的一或多个可渗透过滤层。

13.根据权利要求9所述的IC,其中所述多孔顶部导电板具有不同导电率及电阻率的定义区。
14.根据权利要求9所述的IC,其进一步包含可控制地耦合到所述阻抗传感器的微控制器,其中所述微控制器经配置以响应于暴露于试剂而确定所述阻抗传感器的阻抗。
15.一种集成电路IC,其包括:
衬底;及
阻抗传感器,其在所述衬底的表面上制造,其中所述阻抗传感器包含:
底部导电板,其在所述衬底上形成;
感测薄膜,其在所述底部导电板上形成,其中所述感测薄膜的第一部分具有第一厚度,且所述感测薄膜的第二部分具有第二厚度,其中所述第一厚度与所述第二厚度不同;
第一多孔顶部导电板,其在所述感测薄膜的所述第一部分上形成;及
第二多孔顶部导电板,其在所述感测薄膜的所述第二部分上形成。
16.根据权利要求15所述的IC,其进一步包括在所述第一多孔顶部导电板及所述第二多孔顶部导电板上形成的两个或多个可渗透过滤层,其中第一可渗透层具有第一渗透率,且第二可渗透层具有第二渗透率。
17.根据权利要求15所述的IC,其进一步包括一或多个在所述感测薄膜与所述第一多孔顶部导电板及所述第二多孔顶部导电板之间形成的可渗透过滤层。
18.根据权利要求15所述的IC,其中所述第一多孔顶部导电板及具有不同导电率及电阻率的定义区。
19.根据权利要求15所述的IC,其进一步包含可控制地耦合到所述阻抗传感器的微控制器,其中所述微控制器经配置以响应于暴露于试剂而确定所述阻抗传感器的阻抗。
