Abstract
本发明实施例公开了一种制造高红外吸收硅材料的方法,包括:制备硅衬底材料;在硅衬底材料上注入掺杂离子,形成掺杂层;用激光脉冲照射形成了掺杂层的硅衬底材料的表面,使该表面形成平整表面。本发明的实例的方法中,首先利用离子注入技术在硅衬底上形成高浓度掺杂,从而拓宽能带吸收,增加吸收率,然后利用低能激光脉冲照射修复表面损伤和缺陷且保持表面平整度。这样,不仅可以通过高浓度的表面掺杂拓宽能带吸收,而且通过控制激光脉冲能量可以减少离子注入带来的表面损伤及缺陷。同时,表面平整的硅材料利于后续的半导体加工,且工艺重复性和均匀性较好。
Description
技术领域
本发明涉及光电敏感材料技术领域,尤其是涉及一种制造高红外吸收硅材料的方法。
背景技术
在半导体行业中,晶体硅材料由于其资源丰富、易获取、易提纯、易掺杂、耐高温等诸多优点,在微电子、光伏产业、通信等领域有着非常广泛的应用。但同时晶体硅本身也有其固有的缺陷:首先,晶体硅表面对可见—红外光的反射很高,如果晶体硅的表面不做任何处理,它对可见—红外光的反射率在30%以上,对紫外光的反射高达50%以上;其次,晶体硅材料禁带宽度在室温(300K)下为1.124eV,这导致它对波长大于1100nm的近红外光的吸收率大大降低。因此在探测这些波段时,需要采用锗、铟镓砷等红外敏感的材料来替代,但这些材料价格昂贵、热力学性能和晶体质量较差,而且不能与现有的成熟硅工艺兼容,这些缺点限制了其在硅基器件方面的应用。
黑硅材料作为一种对普通晶体硅材料微结构化后得到的新型功能材料,其对近紫外—近红外波段(250-2500nm)的光的吸收率比普通晶体硅材料高出很多。普通硅材料的禁带宽度为1.124eV。采用湿法(酸法或者碱法)对硅表面进行微结构处理之后,得到的黑硅材料在可见光区域到1000nm左右都有很高的吸收率,但是到1100nm之后的吸收率仍然不是很高。采用单纯的RIE刻蚀硅材料得到的黑硅材料吸收率在1100nm之后的吸收率一样不是很理想。
前面采用的方法都没有对硅片进行掺杂,而采用飞秒激光器照射的方法得到的黑硅材料由于引入了杂质离子的掺杂,且对硅表面进行了为结构化处理,导致其对近紫外—近红外光的吸收率可以达到90%以上的高吸收率。黑硅材料如此优异的光学性能,吸引了国内外众多的研究人员进行研究。
虽然黑硅材料有如此优异的性能,但是随着后续加工的进行,半导体工艺流程却对它的表面平整度提出了要求。黑硅材料是在硅材料基础上进行处理得到的。处理获得的黑硅材料表面是森林状的尖锥、金字塔或者针状,这使得黑硅具有很大的表面缺陷,而且表面森林状的尖锥、金字塔或者针状等形貌与半导体工艺兼容性不好,不利于后续的加工。
发明内容
本发明的目的之一是提供一种制造高红外吸收并且表面平整的硅材料的方法。
本发明公开的技术方案包括:
提供了一种制造高红外吸收硅材料的方法,其特征在于,包括:制备硅衬底材料;在所述硅衬底材料上注入掺杂离子,形成掺杂层;用激光脉冲照射形成了所述掺杂层的所述硅衬底材料的表面,使形成了所述掺杂层的所述硅衬底材料的所述表面形成平整表面。
本发明的一个实施例中,所述硅衬底材料为N型硅衬底材料。
本发明的一个实施例中,所述掺杂离子为硫离子、硒离子或者碲离子。
本发明的一个实施例中,所述在所述硅衬底材料上注入掺杂离子的步骤包括:用离子注入法在所述硅衬底材料上注入掺杂离子。
本发明的一个实施例中,所述在所述硅衬底材料上注入掺杂离子的步骤包括:以二氧化碲或者碲酸作为碲源,在注入浓度为1019cm-3到1021cm-3、注入电压为35至45千伏的条件下,用离子注入法在所述硅衬底材料上注入碲离子。
本发明的一个实施例中,所述掺杂层的厚度为200至1微米,掺杂浓度为1020cm-3到1021cm-3。
本发明的一个实施例中,所述激光脉冲为飞秒激光脉冲或者纳秒激光脉冲。
本发明的一个实施例中,所述激光脉冲的能量密度为0.2 J/cm2至2.5 J/cm2。
本发明的一个实施例中,所述激光脉冲的波长为200纳米至1200纳米,所述激光脉冲的宽度为800飞秒至20纳秒,所述激光脉冲的数量为200至1500,所述激光脉冲的能量密度为0.2 J/cm2至2.5 J/cm2。
本发明的一个实施例中,所述激光脉冲的能量密度为0.2 J/cm2至1J/cm2。
本发明的实例的方法中,首先利用离子注入技术在硅衬底上形成高浓度掺杂,从而拓宽能带吸收,增加吸收率,然后利用低能激光脉冲照射修复表面损伤和缺陷且保持表面平整度。通过精确控制实验参数,可以获得表面平整的高红外吸收紫硅材料。这样,不仅可以通过高浓度的表面掺杂拓宽能带吸收,而且通过控制激光脉冲能量可以减少离子注入带来的表面损伤及缺陷。同时,表面平整的硅材料利于后续的半导体加工,且工艺重复性和均匀性较好。

具体实施方式
下面将结合附图详细说明本发明的实施例的制造高红外吸收硅材料的方法的具体步骤。
图1为本发明一个实施例的制造高红外吸收硅材料的方法的流程示意图。如图1所示,本实施例中,制造高红外吸收硅材料的方法可以包括步骤10、步骤12和步骤14。下面将参考非限制性的具体的实施例对这些步骤进行详细说明。
步骤10:制备硅衬底材料。
本发明的实施例中,首先制备硅衬底材料。本发明的实施例的高红外吸收硅材料将基于该硅衬底材料制成。
本发明的实施例中,首先获得硅衬底材料,这里的硅衬底材料可以是N型硅材料。N型硅是电子导电的硅材料。例如,一个实施例中,这里的N型硅材料可以是其中掺杂了磷的硅材料。当然,也可以是掺杂了其它元素的N型硅材料。
然后,对获得的硅衬底材料进行清洗。例如,一个实施例中,可以采用RCA标准清洗法对该硅衬底材料进行清洗。
步骤12:在硅衬底材料上注入掺杂离子,形成掺杂层。
制备了硅衬底材料之后,在步骤12中,可以在硅衬底材料上注入掺杂离子,从而在硅衬底材料上形成掺杂层。
本发明的一个实施例中,可以使用离子注入法在该硅衬底材料上注入掺杂离子,从而在硅衬底材料上形成掺杂层。
本发明的一个实施例中,在硅衬底材料上注入的掺杂离子可以是硫离子、硒离子、碲离子或者其他适合的掺杂离子。
例如,一个实施例中,可以以二氧化碲或者碲酸作为碲源,在注入浓度为1019cm-3到1021cm-3、注入电压为40千伏的条件下,用离子注入法在所述硅衬底材料上注入碲离子,然后在真空或者高纯度氮气或氩气保护的环境下退火,退火温度可以为500到950摄氏度,退火时间可以为20分钟到60分钟。
通过前述的处理,即可在硅衬底材料上形成掺杂层。形成了掺杂层的硅衬底材料的一个实施例的示意图如图2所示,其中1为形成的掺杂层,2为硅衬底材料。
本发明的一个实施例中,步骤12中形成的掺杂层的厚度可以为200至至1微米。
本发明的实施例中,掺杂浓度可以非常高,例如,掺杂浓度可以为1020cm-3到1021cm-3甚至更高。这样,通过提供非常高浓度的掺杂,可以增强形成的杂质能级的吸收能力,从而提高对近红外波段的吸收能力。
本发明的一个实施例中,前述的掺杂层的掺杂浓度可以是在深度方向上呈高斯分布的。
步骤14:激光脉冲照射处理硅衬底材料。
在硅衬底材料上形成了掺杂层之后,在步骤14中,可以在真空环境下用激光脉冲照射形成了该掺杂层的硅衬底材料的表面,使形成了掺杂层的硅衬底材料的该表面形成平整表面。
例如,一个实施例中,步骤14的具体步骤可以如下所示:
首先,取出真空腔内的直杆,将形成了掺杂层的硅衬底材料固定在靶台上,再把直杆推入腔内并用螺丝固定好;
其次,将真空腔的进气口关闭,打开机械泵抽真空至10-3Pa以下,然后关闭机械泵;
然后,通过监视光路在监视器上选定处理区域,设定步进电机的各项移动参数以及激光的各项参数,之后开始整个扫描处理过程;
最后,将经过激光脉冲照射的硅衬底样品取出。
通过前述的处理,即形成了高红外吸收的、表面平整的硅材料。根据本发明的方法制造获得的这种硅材料表面平整并且呈现为紫色,可称之为紫硅材料。根据本发明的实施例的方法制造的这种硅材料与制绒获得的表面凹凸不平的黑硅材料不同,其表面是平整的,同时还具有良好的红外吸收性。
本发明的一个实施例中,步骤14中所使用的激光脉冲可以是飞秒激光脉冲或者纳秒激光脉冲。
本发明的一个实施例中,步骤14中所使用的激光脉冲的能量密度可以为0.2 J/cm2至2.5 J/cm2。
例如,本发明的一个实施例中,步骤14中使用的激光脉冲的波长可以为200纳米至1200纳米、宽度可以为800飞秒至20纳秒、数量可以为200至1500、能量密度可以为0.2 J/cm2至2.5 J/cm2。
通过使用上述的激光脉冲的照射处理,不但可以修复由于离子注入而破坏的硅表面原子结构,而且可以激活注入的超高浓度离子,使得硅表面有超高浓度的自由电子,从而提高处理后的硅衬底材料对近红外波段的吸收能力。本发明的一个实施例中,步骤14中使用的激光脉冲的能量密度可以为0.2 J/cm2至1 J/cm2,此时,能够获得更优的上述效果。
本发明的实例的方法中,通过离子注入和激光脉冲辐射的结合制造硅材料。首先利用离子注入技术在硅衬底上形成高浓度掺杂,从而拓宽能带吸收(如图3所示),增加吸收率,然后利用低能激光脉冲照射修复表面损伤和缺陷且保持表面平整度。通过精确控制实验参数,可以获得相对黑硅材料而言表面更平整的高红外吸收紫硅材料。这样,不仅可以通过高浓度的表面掺杂拓宽能带吸收,而且通过控制激光脉冲能量可以减少离子注入带来的表面损伤及缺陷,同时,相对黑硅材料表面更平整的硅材料利于后续的半导体加工,且工艺重复性和均匀性较好,此外,还保持了较低的对红外光的反射能力。
经过测试,根据本发明的实施例的方法制造的硅材料在可见光到近红外波段(250到1100纳米)的吸收率高达95%以上,在近红外波段(1100到2500纳米)的吸收率相比裸硅也提高很多,吸收率在65%到80%之间,如图4所示。而且,该硅材料在拥有如此高吸收率的同时,表面也保持很好的平整度,这也为我们后续的半导体工艺流程保证了较好的兼容性。
以上通过具体的实施例对本发明进行了说明,但本发明并不限于这些具体的实施例。本领域技术人员应该明白,还可以对本发明做各种修改、等同替换、变化等等,这些变换只要未背离本发明的精神,都应在本发明的保护范围之内。此外,以上多处所述的“一个实施例”表示不同的实施例,当然也可以将其全部或部分结合在一个实施例中。
Claims (10)
1.一种制造高红外吸收硅材料的方法,其特征在于,包括:
制备硅衬底材料;
在所述硅衬底材料上注入掺杂离子,形成掺杂层;
用激光脉冲照射形成了所述掺杂层的所述硅衬底材料的表面,使形成了所述掺杂层的所述硅衬底材料的所述表面形成平整表面。
2.如权利要求1所述的方法,其特征在于:所述硅衬底材料为N型硅衬底材料。
3.如权利要求1所述的方法,其特征在于:所述掺杂离子为硫离子、硒离子或者碲离子。
4.如权利要求1至3中任意一项所述的方法,其特征在于,所述在所述硅衬底材料上注入掺杂离子的步骤包括:用离子注入法在所述硅衬底材料上注入掺杂离子。
5.如权利要求4所述的方法,其特征在于,所述在所述硅衬底材料上注入掺杂离子的步骤包括:以二氧化碲或者碲酸作为碲源,在注入浓度为1019cm-3到1021cm-3、注入电压为35至45千伏的条件下,用离子注入法在所述硅衬底材料上注入碲离子。
6.如权利要求1至5中任意一项所述的方法,其特征在于:所述掺杂层的厚度为200至1微米,掺杂浓度为1020cm-3到1021cm-3。
7.如权利要求1所述的方法,其特征在于:所述激光脉冲为飞秒激光脉冲或者纳秒激光脉冲。
8.如权利要求1所述的方法,其特征在于:所述激光脉冲的能量密度为0.2 J/cm2至2.5 J/cm2。
9.如权利要求1至8中任意一项所述的方法,其特征在于:所述激光脉冲的波长为200纳米至1200纳米,所述激光脉冲的宽度为800飞秒至20纳秒,所述激光脉冲的数量为200至1500,所述激光脉冲的能量密度为0.2 J/cm2至2.5 J/cm2。
10.如权利要求1至8中任意一项所述的方法,其特征在于:所述激光脉冲的能量密度为0.2 J/cm2至1J/cm2。
