背景技术
薄膜太阳能电池或光伏器件典型地包括多个设置在透明衬底上的半导体层,其中一层充当窗口层,并且第二层充当吸收体层。该窗口层允许太阳辐射穿透到该吸收体层,其中光能被转换成可用的电能。窗口层结合吸收体层进一步起到形成异质结(p-n结)的作用。窗口层可取地足够薄并且具有足够宽的带隙(2.4eV或以上)使最大可用光透射直至吸收体层。基于碲化镉/硫化镉(CdTe/CdS)和硒化铜铟镓/硫化镉(CIGS/CdS)异质结的光伏电池是薄膜太阳能电池的示例,其中CdS起到窗口层的作用。
然而,薄膜光伏器件可由于窗口层中光子的损失和/或p-n结处差的电荷收集而遭受性能降低。从而,通过提高窗口层质量来增加窗口层的光透射和/或提高结性能,这可是可取的。

在一些实施例中,本文描述的方法可有利地提供半导体层的退火来使半导体层再结晶同时使在热处理步骤期间组成材料的升华最小化。在不受任何理论束缚的情况下,认为方法可有利地提供具有起到光伏器件中的窗口层作用的期望光和电特性的结晶半导体层。如本文使用的术语“窗口层”指大致上透明并且能够形成与吸收体层的异质结的半导体层。

再次参考图2和4,在一些实施例中,方法可进一步包括通过例如溅射、化学气相沉积、旋涂、喷涂或浸涂等任何适合的技术将透明层112设置在支撑物110上。参考图2,在一些实施例中,可选的缓冲层114可使用溅射沉积在透明层112上。半导体层120然后可使用如之前描述的适合技术、接着是热处理步骤而沉积在透明层112上。
在一个实施例中,方法进一步包括在热处理步骤后将吸收体层130设置在半导体层120上的步骤,如在图4中指示的。如本文使用的术语“吸收体层”指其中吸收太阳辐射的半导体层。在一个实施例中,光伏材料用于形成吸收体层130。适合的光敏材料包括碲化镉(CdTe)、碲化镉锌(CdZnTe)、碲化镉镁(CdMgTe)、碲化镉锰(CdMnTe)、碲化镉硫(CdSTe),碲化锌(ZnTe)、二硫化铜铟(CIS)、二硒化铜铟(CISe)、硫化铜铟镓(CIGS)、二硒化铜铟镓(CIGSe)、铜铟镓硫硒(CIGSSe)、铜铟镓铝硫硒(Cu(In,Ga,Al)(S,Se)2)、硫化铜锌锡(CZTS)或其组合。上文提到的光敏半导体材料可独自或组合使用。此外,这些材料可在超过一个层中存在,每个层具有不同类型的光敏材料或具有分开的层中的材料的组合。在某些实施例中,吸收体层130包括碲化镉(CdTe)。
在一些实施例中,吸收体层130可使用例如近空间升华(CSS)、气相传输沉积(VTD)、离子辅助物理气相沉积(IAPVD)、大气等离子体化学气相沉积(APCVD)射频或脉冲磁控溅射(RFS或PMS)、等离子体增强化学气相沉积(PECVD)或电化学沉积(ECD)等适合的方法而沉积。
在一些实施例中,半导体(窗口)层120和吸收体层130可用p型掺杂剂或n型掺杂剂掺杂来形成异质结。在一些实施例中,半导体(窗口)层120包括n型半导体材料。在这样的实施例中,吸收体层130可掺杂为p型来形成“n-p”异质结。在一些实施例中,半导体(窗口)层120可掺杂为n型并且吸收体层130可掺杂成使得它使用吸收体层130的背侧上的p+半导体层而有效地形成n-i-p配置。
在一些实施例中,如在图4中指示的,方法进一步包括将p+型半导体层140设置在吸收体层130上。在一些实施例中,方法进一步包括将背接触层150设置在吸收体层130上。如本文使用的术语“p+型半导体层”指与吸收体层130中的p型电荷载流子或空穴密度相比具有过多的移动p型载流子或空穴密度的半导体层。在一些实施例中,p+型半导体层具有在大于大约每立方厘米1x1016的范围内的p型载流子密度。在一些实施例中,p+型半导体层140可用作吸收体层130与背接触层150之间的界面。
在一些实施例中,p+型半导体层140包括重掺杂的p型材料,其包括非晶Si:H、非晶SiC:H、结晶Si、微晶Si:H、微晶SiGe:H、非晶SiGe:H、非晶Ge、微晶Ge、GaAs、BaCuSF、BaCuSeF、BaCuTeF、LaCuOS、LaCuOSe、LaCuOTe、LaSrCuOS、LaCuOSe0.6Te0.4、BiCuOSe、BiCaCuOSe、PrCuOSe、NdCuOS、Sr2Cu2ZnO2S2、Sr2CuGaO3S、(Zn,Co,Ni)Ox或其组合。在另一个实施例中,p+型半导体层140包括重掺杂p+掺杂材料,其包括碲化锌、碲化镁、碲化锰、碲化铍、碲化汞、碲化砷、碲化锑、碲化铜或其组合。在一些实施例中,p+掺杂材料进一步包括掺杂剂,其包括铜、金、氮、磷、锑、砷、银、铋、硫、钠或其组合。
在一些实施例中,背接触层150直接设置在吸收体层130(未示出)上。在一些其他实施例中,背接触层150设置在p+型半导体层140(其设置在吸收体层130上)上,如在图4中指示的。在一个实施例中,背接触层150包括金、铂、钼、钨、钽、钯、铝、铬、镍或银。在某些实施例中,例如铝的另一个金属层(没有示出)可设置在该金属层150上来提供到外部电路的横向传导。
再次参考图4,在一个实施例中,p+型半导体层140可通过使用任何适合的技术(例如PECVD)来沉积p+型材料而进一步设置在吸收体层130上。在备选实施例中,p+型半导体层140可通过化学处理吸收体层130来增加吸收体层130的背侧(与金属层接触并且与窗口层相对的侧)上的载流子密度而设置在吸收体层130上。在一些实施例中,光伏器件200可通过将背接触层(例如,金属层150)沉积在p+型半导体层140上而完成。吸收体层130、背接触层150或p+型层14(可选)中的一个或多个可在沉积后进一步被加热或接着处理(例如,退火)来制造光伏器件100。
在一个示范性实施例中,方法包括通过溅射将透明层112设置在支撑物110上并且将半导体层120设置在透明层112上来形成半导体组件100,其中半导体层120包括镉和硫。方法进一步包括在大约500摄氏度至大约700摄氏度的范围内的温度并且在大于大约10托的压强在非氧化气氛中热处理半导体组件100。方法进一步包括将吸收体层130设置在半导体层120上,并且将背接触层150设置在吸收体层130上。
在备选实施例(如在图3和5中图示的)中,呈现适合于光伏器件200(其包括“顶衬”配置)的处理半导体组件100的方法。 在这样的实施例(如在图3和5中图示的)中,半导体组件100包括设置在支撑物160上的背接触层150。吸收体层130进一步插入背接触层150与半导体层120之间。在这样的实施例中,方法可进一步包括热处理半导体组件100,接着是将透明层112设置在半导体层120上的步骤,如在图5中指示的。
如在图5中图示的,在这样的实施例中,太阳辐射10从透明层112进入并且之后经过半导体层120,进入吸收体层130,其中发生入射光(例如,太阳光)的电磁能转换成电子-空穴对(例如,自由电荷)。
在一些实施例中,在图3和5中图示的层(例如,支撑物110、透明层112、半导体层110、吸收体层130和背接触层150)的组成和沉积方法可具有与对于顶衬配置在上文在图2和4中描述的相同的组成和沉积方法。
示例
示例1 CdS/ZnO/FTO/玻璃样品的制备
包括含氧CdS(CdS:O(5%O))的多层样品(样品1)通过将氧化镉锡(CTO)沉积在玻璃支撑物上、接着将氧化锌锡(ZTO)层沉积在CTO上来制备。然后通过DC溅射将硫化镉(在CdS层中5摩尔%氧)沉积在ZTO层上。
示例2 CdS/ZnO/FTO/玻璃样品的退火
在示例1中制备的多层样品(半导体组件100)在630℃持续10分钟地以100托在氮气(N2)气氛中经历退火步骤(样品2a)。在示例1中制备的多层样品(其未经历退火步骤)还用作比较样品(样品2b)。通过沉积碲化镉(CdTe)层并且在退火CdS:O层上形成背接触来完成光伏电池。
图6A示出具有在大约100托压强退火的CdS膜的电池(样品2a)的电池效率,其超过具有未退火的CdS的电池(样品2b)的效率(增加3%以上)。相似地,图6B、6C和6D示出高压(>10托)退火对具有退火CdS的电池的开路电压VOC、短路电流JSC和填充因子FF的正面影响(相对于具有未退火CdS的电池)。
示例3 在不同压强的CdS/ZnO/FTO/玻璃样品的退火
在示例1中制备的多层样品(半导体组件100)在三个不同压强在氮气(N2)气氛中在630℃持续10分钟地经历退火步骤:10托(样品3a)、100托(样品3b)和400托(样品3c)。通过沉积碲化镉(CdTe)层并且在退火CdS:O层上形成背接触来完成光伏电池。
图7A示出退火压强对电池的电池效率的影响。相似地,相图7B、7C和7D示出高压(>10托)退火对具有退火CdS的电池的开路电压VOC、短路电流JSC和填充因子FF的正面影响(相对于在10托压强退火的电池)。
在不受任何理论束缚的情况下,认为通过在高压(>10托)热处理半导体组件100,半导体材料(例如,CdS)的蒸汽压可维持在半导体层120的表面附近,并且从而半导体材料的升华可减少。从而,上文的高压热处理便于在高压处理半导体层120。这些相对高温热退火可更好地使半导体层120再结晶。在不受特定理论束缚的情况下,认为上文描述的热处理可修改半导体层120的微结构和光透射,以及改善半导体层120与吸收体层(例如,CdTe)130之间的界面。如在上文参考图6A论述的,热处理的半导体层120与未退火的半导体层相比可导致相对高效率的电池。

Claims (10)
1.一种方法,包括:
在大于大约10托的压强在非氧化气氛中热处理半导体组件,
其中所述半导体组件包括设置在支撑物上的半导体层,并且其中所述半导体层包括镉和硫。
2.如权利要求1所述的方法,其中在大于大约100托的压强进行所述热处理。
3.如权利要求1所述的方法,其中在大约50托至大约10Atm的范围内的压强进行所述热处理。
4.如权利要求1所述的方法,其中热处理所述半导体组件包括在大约500摄氏度至大约700摄氏度的范围内的温度加热所述半导体组件。
5.如权利要求1所述的方法,其中持续大约2分钟至大约40分钟的范围内的时段进行所述热处理。
6.如权利要求1所述的方法,其中所述非氧化气氛包括惰性气体。
7.如权利要求6所述的方法,其中所述非氧化气氛包括氮气、氩气或其组合。
8.如权利要求1所述的方法,其中用包括镉、硫或其组合的过压气相进行所述热处理。
9.如权利要求1所述的方法,其进一步包括通过物理气相沉积将所述半导体层设置在所述支撑物上来形成所述半导体组件。
10.如权利要求1所述的方法,其进一步包括通过溅射将所述半导体层设置在所述支撑物上来形成所述半导体组件。
