Abstract

技术领域
本发明涉及光伏电池领域,特别涉及用于制造薄层(thin-layer)光伏电池的钼基导电基材领域。
背景技术
实际上,已知地,一些薄层光伏电池,称作第二代光伏电池,采用涂覆有通常用铜Cu、铟In和硒Se和/或硫S的黄铜矿制成的吸收剂层(即,光活性材料)的钼基导电基材。例如,其可以是CuInSe2类型材料。已知这类型材料缩写为CIS。其也可以是SIGS,即另外包含有镓的材料,或者使用锌和/或锡替代铟和/或镓的Cu2(Zn,Sn)(S,Se)4(即,CZTS)类型材料。
对于这类应用,由于钼材料存在某些优点,电极最通常基于钼(Mo)。这为一种优良电导体(约10μΩ.cm的相对低电阻率)。由于其具有高熔点(2610℃),其可以经受必要的高温处理。其在一定范围内耐硒和硫。吸收剂层的沉积通常需要接触包含硒或硫的气氛,其趋于破坏多数金属。通常,钼与硒或硫起反应,特别,生成MoSe2、MoS2或Mo(S,Se)2,但是保留了其大部分特性,特别是电特性,并且保存了与,例如,CIS、CIGS或CZTS层保持适当的电接触。最后,这是一种CIS、CIGS或CZTS层与其粘结良好的材料;钼甚至趋于促进该些层的晶体生长。
然而,当考虑工业生产时,钼存在一个重要缺点:它是一种昂贵的材料。这是因为钼层一般通过阴极溅射(磁场增强)沉积。然而,钼靶是昂贵的。更加不可忽略的是,为了达到预期的电导率水平(在包含S或Se的气氛中处理后,方电阻小于或等于2Ω/□并且优选小于或等于1甚至0.5Ω/□)需要相对厚的钼层,通常大约400nm到1μm。
来自Saint-Gobain Glass France的专利申请WO-A-02/065554教导了提出一种相对薄的钼层(小于500nm)以及提出一更或多个在基材和钼基层之间对碱性金属不能渗透的层,以在随后的热处理中保持薄钼基层的质量。
不过,这种类型导电基材依然相对昂贵。
发明内容
本发明的一个目标是提供一种新型钼基导电基材,其具有相对低的制备成本。
为此,本发明的主题特别是一种用于光伏电池的导电基材,包括载体基材和在载体基材上形成的电极涂层,其中电极涂层包括:
-在载体基材上形成的主钼基层;
-在主钼基层上形成的硒化阻挡层,所述硒化阻挡层具有小于或等于50nm,优选小于或等于30nm,更优选小于或等于20nm的厚度;和
-在硒化阻挡层上,金属M基上层,其在硫化和/或硒化后适合形成与光活性半导体材料欧姆接触的层。
这样的导电基材具有优势:其允许,使用较小的钼厚度,获得与其电极涂层由仅仅钼层构成的导电基材的方电阻等价的方电阻。
由于该导电基材,用于制造光伏电池(或光伏模块)的工艺另外是特别可靠的。这是由于硒化阻挡层同时允许通过上层(例如,如果其厚度在20nm和50nm之间)整体的转化来保证Mo(S,Se)2的存在及数量,和同时保证主钼基层的存在和均一厚度,主钼基层的电导特性已得到保留。主钼基层的质量的保持以及其厚度均一性允许材料的数量降低至最少。
硒化和/或硫化后由上层形成的欧姆接触层的均一性另外对太阳能电池的效率是有利的。
WO-A-2005/088731描述了具有TiN或ZrN层的导电基材的反射系数的改进。不过,用于本发明的所测试的吸收层是过厚的,使得这种效应不能够影响所述性能。而且,这里测试的TiON层也是太薄的使得不显著地增大反射系数。
依照特定的实施方式,导电基材包括一个或多个下述特征,单独地或依照所有可能的技术组合:
-硒化阻挡层基于金属氮化物或氧氮化物,其中金属M选自钛、钼、锆或钽,并且氧含量x=O/(O+N),且x=0或0<x<1;
-硒化阻挡层为基于金属氧氮化物,其中金属M选自钛、钼、锆或钽,并且氧含量x=O/(O+N),且0<x<1,例如0.05<x<0.95,例如0.1<x<0.9;
-硒化阻挡层的电阻率在200μOhm·cm到500μOhm·cm之间;
-硒化阻挡层是具有高氧和/或氮含量的钼基化合物(composé);
-硒化阻挡层的电阻率在20μOhm·cm到50μOhm·cm之间;
-所述金属M能够形成具有大于或等于1016/cm3的载流子浓度和大于或等于4.5eV的逸出功的p型的硫化物和/或硒化物类型半导体化合物;
-所述金属M基上层是基于钼和/或钨的;
-所述金属M基上层具有大于或等于10nm,优选大于或等于20nm,并且小于或等于100nm,优选小于或等于50nm的厚度;

-所述金属M基上层直接形成在硒化阻挡层上;
-硒化阻挡层直接形成在主钼基层上;
-载体基材由包含碱金属的材料形成,导电基材包含一个或多个在载体基材上并且在主钼基层下形成的碱金属阻挡层,所述一个或多个碱金属阻挡层例如基于选自:氮化硅、氧化硅、氧氮化硅、氧碳化硅、氧化铝和氧氮化铝的材料中的一种;
-载体基材为玻璃片材;
本发明的另一个主题是半导体器件,其包含载体基材和在载体基材上形成的电极涂层,电极涂层包括:
-主钼基层;
-在主钼基层上形成的硒化阻挡层;

依照特定的实施例,半导体器件包含一个或多个下列特征,单独地或依照所有可能的技术组合:
-欧姆接触层的材料是p型半导体材料,其电荷载流子浓度大于或等于1016/cm3并且逸出功大于或等于4.5eV;
-欧姆接触层基于钼和/或钨的硫化物和/或硒化物类型化合物。
本发明的另一个主题是光伏电池,其包含上述半导体器件和形成在光活性层上的透明电极涂层。
本发明的另一个主题是光伏模块,其包括多个彼此串联连接的并且全部形成在同一个基材上的光伏电池,其中光伏电池如上所述。
本发明的另一个主题是用于制造光伏电池用的导电基材的工艺,包括如下步骤:
-在载体基材上沉积主钼基层;
-在主钼基层上沉积硒化阻挡层;
-在硒化阻挡层上沉积金属M基上层,其能够在硫化和/或硒化后形成与光活性半导体材料欧姆接触的层;以及
-将金属M基上层转化为金属M的硫化物和/或硒化物。
依照特定的实施方式,该工艺显示出一个或多个下述特征,单独地或依照所有可能的技术组合:
-该工艺包括在所述金属M基上层上,通过硒化和/或硫化,形成光活性层的步骤,该所述金属M基上层的转化步骤在形成所述光活性层之前或期间进行,优选在形成所述光活性层期间进行;
-在硫化和/或硒化后,所述上层基于p型半导体,其电荷载流子浓度大于或等于1016/cm3并且逸出功大于或等于4.5eV;
-在硫化和/或硒化后,所述上层为基于钼和/或钨的硫化物和/或硒化物的化合物;
-形成光活性层的步骤包括在大于或等于300℃的温度下硒化和/或硫化的步骤。

具体实施方式
为了清楚的表示,图1和图2的图形并非按比例的,因为特别是在载体基材和沉积层之间厚度差异是大的,例如大约500的指数。
图1图示出的用于光伏电池的导电基材1,其包括:
-玻璃载体基材2;
-在基材2上形成的碱金属阻挡层4;以及
-在碱金属阻挡层4上形成的钼基电极涂层6。
贯穿全文,表述“在层B上形成(或沉积)的层A”理解为层A直接形成在层B上并因此与层B接触,或形成在层B上且在层A和层B之间插入有一个或多个层。
注意的是,贯穿全文,术语“电极涂层”理解为供给电流的涂层,包括至少一个电子传导层,即,其传导性由电子的移动提供。
另外,贯穿全文,表述“包括层”当然应该被理解为“包括至少一个层”。
举例说明的电极涂层6由以下组成:
-直接在碱金属阻挡层4上形成的主钼基层8;
-直接在主钼基层(8)上形成的低厚度的硒化阻挡层10;以及
-直接在硒化阻挡层10上形成的金属M基上层12。
这样的导电基材1打算用于制造具有附加钠(已知钠提高CIS或CIGS类光活性材料的性能)的光活性材料。碱金属阻挡层4防止钠离子从玻璃基材2的迁移,以更好地控制多余的钠进入光活性材料。
在基材不包含碱金属离子的情况下,可以省略碱金属阻挡层4。
另一个用于制造光活性材料的技术在于利用钠离子从玻璃载体基材的迁移以形成光活性材料。在这种情况下,导电基材1不具有碱金属阻挡层4,并且主钼层8,例如,直接在载体基材(2)上形成。
还作为变型,电极涂层6包括一个或多个中间层。
因此,通常,导电基材1包括载体基材2和电极涂层6,电极涂层6包括:
-在载体基材2上形成的主钼基层8;
-在主钼基层8上形成的硒化阻挡层10;以及
-在硒化阻挡层10上形成的金属M基上层12。
在硫化和/或硒化之后,金属M可以形成与光活性半导体材料欧姆接触的层,特别与基于铜和硒和/或硫的黄铜矿的光活性半导体材料,例如Cu(In,Ga)(S,Se)2类型光活性材料,特别是CIS或CIGS,或者Cu2(Zn,Sn)(S,Se)4类型材料欧姆接触的层。
术语“欧姆接触层”理解为这样的材料层,使得接触电流/电压特性是非整流的(non-rectifiante)并且线性的。
优选地,上层12是电极涂层6的最上层,也就是说电极涂层6不具有位于层12上方的其它层。
更优选地,电极涂层6包括仅一个主钼基层8,仅一个硒化阻挡层10和仅一个层12。
应当注意到,贯穿全文,术语“仅一层”理解为一个相同材料的层。然而这种唯一层可以通过重叠多个相同材料的层得到,在该多层之间具有可以被表征的界面,如在WO-A-2009/080931中所描述的。
典型地,在磁控管沉积腔中,多个同一种材料的层将通过多个靶而连续地形成在载体基材上,以最后形成单一的相同材料(即钼)层。
应当注意到,术语“钼基”理解为一种由基本量的钼组成的材料,也就是说,唯一由钼组成的材料,或者主要包含钼的合金,或者主要包含钼但是具有一定含量的氧和/或氮的化合物,例如该含量导致电阻率大于或等于20μOhm·cm。
层12用于通过硒化和/或硫化全部转化为Mo(S,Se)2,相反地,Mo(S,Se)2材料不被认为是“钼基”材料,而是基于钼二硫化物,钼二硒化物或钼二硫化物和二硒化物的混合物的材料。
通常地,符号(S,Se)表明其是SxSe1-x组合物,其中0≤x≤1。
重要的是应当注意到,图1所示的以及上述的基材是在光伏模块的制造中的中间产品。这种中间产品随后由于光活性材料的制造工艺而被转化。上述的导电基材1被理解为转化之前的中间产品,其可以进行存储并发送到用于制造模块的其他生产工地。
上层12,为了一旦转化为Mo(S,Se)2便起欧姆接触的作用,例如具有大于或等于10nm并且小于或等于100nm,优选在30nm到50nm之间的厚度。不需要很大的厚度。
所述金属M有利地为基于钼和/或钨的。
钼二硫化物和/或二硒化物的化合物Mo(S,Se)2是其作为欧姆接触层的效力得到证明了的材料。钨(W)是具有相似化学特性的材料。其也形成硫化物半导体WS2和WSe2。Mo(S,Se)2和W(S,Se)2两者都可以形成为具有大于或等于1016/cm3的p型掺杂并具有大约5eV的逸出功的p型半导体。通常,其可以是基于金属M的材料,该金属M够形成电荷载流子浓度大于或等于1016/cm3并且逸出功大于或等于4.5eV的p型的硫化物和/或硒化物类型半导体化合物。更通常,它是一种这样的任意类型金属M,在硫化和/或硒化之后,能形成与光活性半导体材料欧姆接触的层,更优选地与基于铜和硒和/或硫的黄铜矿的光活性材料的欧姆接触层。
硒化阻挡层10保护主钼基层8避免可能的硒化和/或硫化。应当注意到,硒化的保护层同时也保护避免硫化。
术语“硒化阻挡层”理解为意味着以下任意类型材料的层:其在通过硒化和/或硫化形成的半导体材料层在硒化阻挡层上的沉积期间,能够阻止或减少被该硒化阻挡层覆盖的层的硒化。在本发明的含义中硒化阻挡层即使在3nm厚度时依然显示出可证明的效力。
用于了解一种材料是否适合具有硒化阻挡层作用的可能测试是,对比在金属M基上层12和主层8之间具有和不具有5nm的这种材料层的样品,并且使所述样品经受硒化,例如通过520℃下在100%硒气氛下加热。如果主层8的硒化得到减少或者避免并且上层12全部被硒化,则材料是有效的。
硒化阻挡层10的材料是,例如,基于金属氮化物,如氮化钛、氮化钼、氮化锆或氮化钽,或这些材料的组合。其也可以涉及氮氧化物。
通常,它涉及适合用于保护主钼基层8免受可能的硒化或者硫化的任意类型材料。
它也可以是基于金属氧化物,如氧化钼、氧化钛或钼和钛氧化混合物。
然而氮化物优于氧化物。
更优选地,它涉及基于金属氮氧化物的材料,其中M选自钛、钼、锆或钽并且氧的含量x=O/(O+N)为0<x<1,例如0.05<x<0.95,例如0.1<x<0.9。
应当注意到上述的氮化物、氧化物和氮氧化物中的氮和氧可以分别是亚化学计量的、化学计量的或超化学计量的。
作为变型,它涉及钼基层,更确切地具有高氧和/或氮含量的钼基化合物。氧和/或氮含量是,例如,足够的,如果它引起大于或等于20μOhm·cm的电阻率的话。
通常,它因而涉及具有高氧和/或氮含量的钼基层或涉及基于适合于保护主钼基层8免受可能的硒化或硫化的金属氮化物、氧化物或氮氧化物的材料的层。
硒化阻挡层10具有低厚度。其厚度小于或等于50nm,优选小于或等于30nm,更优选小于或等于15nm。
如果硒化阻挡层10非常薄,其具有不再有有效效果的风险。因而,其具有例如大于或等于3nm的厚度,优选大于或等于5nm。令人惊讶地,事实上经证实,具有如此薄厚度的硒化阻挡层具有显著的效果。
硒化阻挡层10相比主钼基层8具有更低导电率。例如,在基于金属氧化物、氮化物或氮氧化物的层的情况下,其具有200μOhm·cm到500μOhm·cm之间的导电率,和在基于具有高氮和/或氧含量的钼基的材料的情况下,其具有20μOhm·cm到50μOhm·cm之间的导电率。
作为硒化阻挡层10的薄厚度的结果,高电阻率对电池的性能不是有害的,电流横向通过。
此外,硒化阻挡层10优选还能够限制钠离子向载体基材2的后部扩散(diffusionarrière),也就是说钠离子从上层12的上面穿过上层12并朝向载体基材2的扩散。
该特性在几个方面是有利的。
其使工艺更可靠:该工艺在于添加碱金属以形成光活性材料,例如通过在电极涂层6的上层12上沉积钠的二硒化物或通过在沉积光活性材料时添加钠,例如通过使用包含钠或其他碱金属的靶,如US-B-5626688所描述的。
主钼基层8具有足够的厚度,使得在经过如上所述的硒化测试后,电极涂层6具有小于或等于2Ω/□,优选小于或等于1Ω/□的方电阻。金属M基上层12和硒化阻挡层10的存在允许得到这样的性能。
假设电极涂层6不包含除主钼基层8、硒化阻挡层10和金属M基上层12之外的其它电子传导层,主钼基层8,为了具有显著作用,优选具有大于或等于40nm,优选大于或等于150nm的厚度。然而,主钼基层8具有,例如,小于或等于400nm,例如小于或等于300nm,例如小于或等于250nm的厚度。
减小主钼基层8的厚度具有优点:允许通过阴极溅射利用形成高应力层的沉积参数沉积这个相对薄的层,而没有在厚层中可遇到的分层问题。
例如,主钼基层8由钼组成,即,其只包含钼。
现在将描述载体基材2和碱金属阻挡层4。
需要区分两种情况:一种是期望碱金属离子从基材迁移以掺杂光活性材料层,一种是这种迁移不是期望的。
在第二种情况中,使用提供一个或多个碱金属阻挡层4的基材,特别为了允许使用,作为基材,通过浮法工艺得到的钠钙硅类玻璃片材,相对低成本的玻璃,并且其显示出在这类型材料中已知的所有品质,如,例如,其透明度、水不渗透性以及其硬度。
在这种情况下,基材2的碱金属离子含量是缺点,其中碱金属阻挡层将使该缺点最小化。
例如,碱金属阻挡层4基于选自:氮化硅、氧化硅、氮氧化硅、氧碳化硅、氧化铝或氧氮化铝中的一种材料。
在可替换的形式中,仍然是第二种情况中,载体基材2是任意合适类型的材料片材,例如不包含碱金属的硅基玻璃,如硼硅酸盐玻璃,或用塑料,或甚至金属制造。
在第一种情况下,载体基材2是任意适合类型的并且包含碱金属,例如钠离子和钾离子。例如,基材是钠钙硅玻璃。不存在碱金属阻挡层。
在上述两种情况下,载体基材2目的用于光伏模块中的背接触并且不需要是透明的。
组成载体基材2的片材可以是平的或弯曲的,并且具有任意类型的尺寸,特别地至少一个尺寸大于1米。
本发明的另一个主题是用于制造如上所述的导电基材1的工艺。
所述工艺包括如下步骤:
-在载体基材2上沉积主钼基层8,任选地预先沉积碱金属阻挡层4;
-在主钼基层8上沉积硒化阻挡层10,例如直接沉积在其上;
-在硒化阻挡层10上沉积金属M基上层12;以及
-转化所述基于金属M的层为金属M的硫化物和/或硒化物。该转化步骤可以是在CIS、CGS或CZTS半导体层形成之前的单独步骤,或在CIS、CGS或CZTS半导体层硒化和/或硫化期间进行的步骤,不论该硒化和/或硫化在所述半导体层沉积期间或是称为“半导体层的前体”的金属成分的沉积之后进行。
不同层的沉积通过,例如,磁控管增强阴极溅射进行,但是,可替换的形式,它涉及任意合适类型的其他工艺。
本发明的另一个主题是半导体器件20(图2),其使用上述导电基材1以在其上形成一个或多个光活性层22,24。
第一光活性层22典型地为p型掺杂层,例如基于铜Cu、铟In和硒Se和/或硫S的黄铜矿。其可以是,例如,如上文描述地,CIS、CIGS或CZTS。
第二光活性层24进行n型掺杂并且称为“缓冲层(tampon)”。例如,其由CdS(硫化镉)组成并且直接形成在第一光活性层22上。
在可替换的形式中,缓冲层24,例如,基于InxSy、Zn(O,S)或ZnMgO或任意适合类型的其他材料。在另一个可替换的形式中,电池不包含缓冲层,第一光活性层22自身可形成p-n同质结(homojonction)。
通常,第一光活性层22为p型层或具有通过附加碱金属元素得到的p-n同质结。
光活性层的沉积包括硒化和/或硫化步骤,如下文详细解释的。沉积可以通过Cu、In、Ga和Se(或Cu、Sn、Zn和S)元素的蒸发进行。在这些硒化和/或硫化步骤中,金属M基上层12转化为基于M(S,Se)2的层12’。该转化涉及,例如,整个上层12。
因此半导体器件20包括:
-载体基材2和在载体基材2上形成的电极涂层6’,其上层12’已被转化。
电极涂层6’包括:
-主钼基层8;
-在主钼基层8上形成的硒化阻挡层10;以及
-基于M(S,Se)2的欧姆接触上层12’,其形成在硒化阻挡层10上。所述半导体器件包括一个或多个光活性半导体层14、16,其在欧姆接触层12’上并且与之相接触。
本发明的另一个主题是包含如上所述半导体器件20的光伏电池30。
所述电池包括,例如,如图2所示:
-由层8、10、12’、22和24形成的半导体器件20;
-透明电极涂层32,由例如ZnO:Al构成,其形成在第一光活性层22上和在缓冲层24上(在后者存在时),在透明电极涂层32和半导体器件20之间任选地插入钝化层34,例如本征(intrinsèque)ZnO层或本征ZnMgO层。
所述透明电极涂层32,在可替换的形式中,包含用镓、或硼掺杂的氧化锌层或ITO层
通常,其是任意适合类型的透明导电材料(TCO)。
为了优良的电连接和电导,金属栅格(图2中未示出)随后任选地沉积于透明电极涂层32上,例如穿过掩模,例如使用电子束。例如,其为Al(铝)栅格,例如具有大约2μm的厚度,在其上沉积有Ni(镍)栅格,例如具有大约50nm的厚度,以保护Al层。
随后保护电池30免受外部侵袭。为此,其包括,例如,背基材(未示出)覆盖所述前电极涂层32并且经由热塑性材料形成的层压夹层(未示出)层压到载体基材2。其为,例如,EVA、PU或PVB片材。
本发明的另一个主题是包括在同一个基材2上形成多个光伏电池的光伏模块,电池彼此串联连接并且通过半导体器件20的层的镶边(margeage)得到。
本发明的另一个主题是用于制造半导体器件20以及上述光伏电池30的工艺,该工艺包括通过硒化和/或硫化形成光活性层的步骤。
存在多种用于制造Cu(In,Ga)(S,Se)2型光活性层的已知工艺。例如,光活性层22为采用下述方法形成的CIGS层。
在第一步中,层的前体沉积在电极涂层6上。
由CuGa和In型层交替形成的金属堆叠体,例如,在环境温度下通过磁控管阴极溅射沉积在电极涂层6上。在环境温度下,硒层随后直接沉积在金属堆叠体上,例如通过热蒸发进行。
在可替换的形式中,金属堆叠体具有,例如,Cu/In/Ga/Cu/In/Ga……类型的多层结构。
在第二步,基材经受在高温下的加热处理(所谓RTP,英文为“快速热处理”),例如在大约520℃,在由例如气态硫,例如,基于S或H2S组成的气氛中进行,由此形成CuInxGa1-x(S,Se)2层。
这种工艺的一个优点是其不需要硒蒸气的外部源。在加热期间一部分硒的损耗由硒在金属堆叠体上的过度沉积来补偿。对于硒化所必需的硒通过硒沉积层来提供。
在可替换的形式中,硒化不通过硒层的沉积获得,而是通过包含气态硒的气氛(例如基于Se或H2Se提供)获得,其在暴露于富硫环境之前进行。
硫化步骤允许任选地免除缓冲层,例如CdS缓冲层。
如上面解释,沉积基于碱金属,例如基于钠的层对于精确定量在光活性层中的钠可以是有利的。
在沉积CuGa和In金属堆叠体之前,碱金属例如通过在钼基牺牲层12上沉积硒化钠层或包含钠的化合物进行引入,以引入例如每cm2约2×1015个钠原子。金属堆叠体直接沉积在硒化钠层上。
应当注意到,存在多种可能的替代形式以形成CI(G)S或CZTS层,其中替代形式包括,例如,上述提及元素的共蒸发,化学气相沉积,金属、硒或黄铜矿的电化学沉积、金属或硒在存在H2Se或H2S时的反应性溅射。
通常,用于制造光活性层22的工艺可以是任意适合方式。
所有用于制造CIS或CZTS类型层的工艺使用在高温下在蒸气态或液态的硒和/或硫存在下的加热的步骤。
实施例和结果
成功测试了包括不同钼基电极涂层的光伏电池的性能。
在所有实施例中,使用厚度为3mm的钠-钙-硅玻璃载体基材2,具有由Si3N4构成的碱金属阻挡层,厚度为140nm,直接沉积在该玻璃载体基材2上。
光伏电池通过在两步中形成Cu(In,Ga)(S,Se)2进行制造。包含Cu、Ga、In和Na的前体堆叠体通过磁控管溅射采用上文描述过的方式沉积。
随后通过热蒸发沉积硒层。
前体堆叠体随后通过在包含在含硫气氛中的快速加热工艺RTP被转化成Cu(In,Ga)(S,Se)2。
随后沉积CdS层24,跟着沉积ZnO:Al层32。通过在ZnO:Al层上沉积栅格,制备具有1.4cm2开口面积的光伏电池。通过单片互联(monolithic interconnection)制备30×30cm的模块。
图3a和3b示出硒化阻挡层的效果。图3b:由于高温和高硒分压,形成的Mo(S,Se)2化合物的厚度为几百纳米,仅留下很薄的金属Mo。图3a:硒化阻挡层防止由它保护的钼层的硒化。
采用相同的方式,图4是电子显微镜图像,其示出了在处理前的3mm的玻璃基材、130nm的基于氮化硅的碱金属阻挡层、30nm的氮化钛层和25nm的钼层。对于图5,其示出了在沉积完光活性层和硒层后的与图4相同的基材。背电极的总厚度,包括Mo(S,Se)2层和硒化阻挡层,在460nm和480nm之间变化,对于Mo(S,Se)2层,其厚度在70nm到80nm之间变化。
图6和图7示出作为所使用的不同导电基材的函数所获得的能量转化系数。
图6展示了对于光伏电池(其彼此区别为由TiON或MoON构成的硒化阻挡层的厚度)(实施例1到6)所得到的实验结果,并且将这些结果与具有无硒化阻挡层和含厚钼层的导电基材的光伏电池相比较(实施例7)。
电池的输出位于纵坐标采用%描述。
所述实施例的区别仅在于钼基背电极涂层6。

实施例4(TiON 05):玻璃(3mm)/Si3N4(140nm)/Mo(200nm)/TiON(5nm)/Mo(30nm),
实施例5(TiON 15):玻璃(3mm)/Si3N4(140nm)/Mo(200nm)/TiON(15nm)/Mo(30nm),
实施例6(TiON 30):玻璃(3mm)/Si3N4(140nm)/Mo(200nm)/TiON(30nm)/Mo(30nm),
实施例7(V1209):玻璃(3mm)/Si3N4(140nm)/Mo(425nm)。
实施例1到6示出了使用基于TiON的阻挡层而不是基于MoON的阻挡层的优势。
应当注意到,TiON或MoON理解为具有0≤x≤1,x=O/(O+N)的氧氮化物,O和N当然为原子比例。
在MoON的情况下,使用厚度5nm得到较好的结果。
在TiON的情况下,厚度最佳值为大约15nm。
另外,实施例1-6与实施例7的结果的比较还显示,使用结合仅230nmMo(即比在实施例7中小195nm,即,显著节约了材料)的电极涂层获得等价性能是可能的。
图7示出了与图4相同类型的结果(即以%表示能量输出),但是针对每个由40个电池组成的整个模块,该模块使用具有不同Mo厚度的标准玻璃/Si3N4(140nm)/Mo的导电基材:
实施例8(TiON10):玻璃(3mm)/Si3N4(140nm)/Mo(350nm)/TiON(10nm)/Mo(30nm),
实施例9(TiON30):玻璃(3mm)/Si3N4(140nm)/Mo(350nm)/TiON(30nm)/Mo(30nm),
实施例10(V1209):玻璃(3mm)/Si3N4(140nm)/Mo(425nm)。
进行了两轮实验(3919和3920)。
依据所进行的镶边(以定义不同电池)选择了更厚的钼。尽管钼的总厚度比参考模块低45nm,但是模块展示出的性能是等价的。
图8示出不同电极涂层的硒化测试的结果。纵坐标上表示电极涂层的厚度(其中电极涂层已经被硒化)。对于这些测试,电极涂层在包含硒的气氛中,在520℃进行了退火。下列样品进行了分析:

实施例15(TiON 15):玻璃(3mm)/Si3N4(140nm)/Mo(200nm)/TiON(15nm)/Mo(30nm),
实施例16(TiON 30):玻璃(3mm)/Si3N4(140nm)/Mo(200nm)/TiON(30nm)/Mo(30nm),
实施例17(V1209):玻璃(3mm)/Si3N4(140nm)/Mo(425nm)。
如图8所示,硒化阻挡层,即使5nm厚,不管材料是TiON还是MoON,都具有防止主钼基层8硒化的保护效果。在所有实施例中,钼基上层12完全被转化为MoSe2。
Claims (22)
1.用于光伏电池的导电基材(1),包括载体基材(2)和在载体基材(2)上形成的电极涂层(6),其中电极涂层(6)包括:
-在载体基材(2)上形成的主钼基层(8);
-在主钼基层(8)上形成的硒化阻挡层(10),硒化阻挡层(10)具有小于或等于50nm且大于或等于3nm的厚度;以及
-在硒化阻挡层(10)上的金属M基上层(12),其在硫化和/或硒化后可以形成与光活性半导体材料欧姆接触的层。
2.如权利要求1所述的导电基材(1),其中所述硒化阻挡层(10)具有小于或等于30nm的厚度。
3.如权利要求2所述的导电基材(1),其中所述硒化阻挡层(10)具有小于或等于20nm的厚度。
4.如权利要求1所述的导电基材(1),其中硒化阻挡层(10)是基于金属氮化物或氧氮化物,其中金属选自钛、钼、锆或钽并且氧含量x=O/(O+N),且x=0或0<x<1。
5.如权利要求4所述的导电基材(1),其中硒化阻挡层(10)是基于金属氧氮化物,金属选自钛、钼、锆、或钽并且氧含量x=O/(O+N),且0<x<1。
6.如权利要求5所述的导电基材(1),其中所述的氧含量x=O/(O+N)是0.05<x<0.95。
7.如权利要求6所述的导电基材(1),其中氧含量x=O/(O+N)是0.1<x<0.9。
8.如权利要求1所述的导电基材(1),其中硒化阻挡层(10)是具有高氧和/或氮含量的钼基化合物。
9.如权利要求8所述的导电基材(1),其中硒化阻挡层(10)的电阻率在20μOhm·cm到50μOhm·cm之间。
10.如上述任一权利要求所述的导电基材(1),其中所述金属M能够形成电荷载流子浓度大于或等于1016/cm3和逸出功大于或等于4.5eV的p型的硫化物和/或硒化物类型半导体化合物。
11.如权利要求10所述的导电基材(1),其中所述的金属M基上层是基于钼和/或钨的。
12.半导体器件(20),包括载体基材(2)和在载体基材(2)上形成的电极涂层(6’),电极涂层(6’)包括:
-主钼基层(8);
-在主钼基层(8)上形成的硒化阻挡层(10),该硒化阻挡层(10)具有小于或等于50nm且大于或等于3nm的厚度;
-由基于铜和硒和/或硫的黄铜矿的光活性半导体材料形成的光活性层(22),光活性层(22)形成在硒化阻挡层(10)上;以及
-在硒化阻挡层(10)和光活性层(22)之间的基于金属M的硫化物和/或硒化物类型化合物的欧姆接触层(12’)。
13.如权利要求12所述的半导体器件(20),其中所述光活性半导体材料是Cu(In,Ga)(S,Se)2类型材料或Cu2(Zn,Sn)(S,Se)4类型材料。
14.如权利要求12所述的半导体器件(20),其中所述光活性半导体材料是CIS或CIGS。
15.如权利要求12所述的半导体器件(20),其中欧姆接触层(12’)的材料为p型半导体材料,其电荷载流子浓度大于或等于1016/cm3并且逸出功大于或等于4.5eV。
16.如权利要求15所述的半导体器件(20),其中欧姆接触层(12’)基于钼和/或钨的硫化物和/或硒化物类型化合物。
17.光伏电池(30),包括如权利要求12-16中任一权利要求所述的半导体器件(20)和在光活性层(22)上形成的透明电极涂层(32)。
18.用于制造光伏电池(30)用的导电基材(1)的工艺,包括如下步骤:
-在载体基材(2)上沉积主钼基层(8);
-在主钼基层(8)上沉积硒化阻挡层(10),该硒化阻挡层(10)具有小于或等于50nm且大于或等于3nm的厚度;
-在硒化阻挡层(10)上沉积金属M基上层(12),其在硫化和/或硒化后能够形成与光活性半导体材料欧姆接触的层;以及
-将金属M基上层(12)转化为金属M的硫化物和/或硒化物。
19.如权利要求18所述的用于制造光伏电池(30)用的导电基材(1)的工艺,包括在所述金属M基上层(12)上,通过硒化和/或硫化形成光活性层(22)的步骤,在形成所述光活性层(22)之前或期间进行所述金属M基上层(12)的转化步骤。
20.如权利要求19所述的用于制造光伏电池(30)用的导电基材(1)的工艺,包括 在所述金属M基上层(12)上,通过硒化和/或硫化形成光活性层(22)的步骤,在形成所述光活性层(22)期间进行所述金属M基上层(12)的转化步骤。
21.如权利要求18-20任一权利要求所述的用于制造光伏电池(30)用的导电基材(1)的工艺,其中,在硫化和/或硒化后,所述上层(12)基于p型半导体,该半导体的电荷载流子浓度大于或等于1016/cm3和逸出功大于或等于4.5eV。
22.如权利要求18-20任一权利要求所述的用于制造光伏电池(30)用的导电基材(1)的工艺,其中形成光活性层(22)的步骤包括在大于或等于300℃的温度下的硒化和/或硫化的步骤。
