Abstract

本申请是2006年4月12日申请的、共同审理中的美国专利申请序号11/279,530的一部分,其在这里被全部合并引用。
技术领域
本申请涉及发光二极管(LED)灯的技术领域,尤其是,LED灯的封装。
背景技术
传热管理为发光二极管(LED)灯的设计师所关心,希望增加效率,从而与同样数量的发光输出的传统白炽和荧光照明相比,推动LED更具成本竞争性。当LED灯被强电流驱动,由于从半导体活化层的p-n结到周围环境的不良热传导,会产生高的装置温度。这样的高温可以损害该半导体,并且导致例如加速老化、LED芯片从引线框分离和连接线断裂这样的退化。除上述问题之外,LED的光学性质也会随着温度变化。例如,LED的光输出一般随着结区温度的增加而减小。另外,由于半导体的带隙能量的变化,发射波长随温度而变。
在现有技术中,散热的主路径(热路径)是从p-n结到引线框,然后通过热传导穿过引线端部。在引线端部,热传导、对流和辐射都用于将热导出安装在印刷电路板上的LED。还有热传导的第二路径,是从半导体芯片的表面到塑料外壳的表面。这种设计的问题是,大多数引线框位于作为热绝缘体的塑料外壳的内部,并且将热量传导出该装置的主要热路径被引线的尺寸限制。即使设计增加引线的尺寸或数目以促进热传导,但是仍然具有散热的固有瓶颈,因为引线仍然夹在热绝缘的塑料外壳中间。
因此,需要一种改进散热的封装LED灯的技术。
发明内容
本发明的一个实施例提供了一种发光二极管(LED)结构。该结构主要包括一个沉积在封入外壳中的金属基底上的发光二极管半导体活化层,一个电连接至活化层上的接合焊盘的第二金属板,和一个通过金属连接层可导电的并可导热的连接至该金属基底的第一金属板,其中该第一和第二金属板通过该外壳的底部露出并且提供到该发光二极管结构的外部电连接。
本申请的另一个实施例提供了一个不同的LED结构。该结构主要包括一个沉积在封入外壳中的金属基底上的发光二极管半导体活化层,一个电连接至活化层上的接合焊盘且通过该外壳的底部露出的第二金属板,和一个具有上下层的第一金属板,其中该第一金属板的上层通过第一金属连接层可导电并可导热地连接至该金属基底,并且封入该外壳中,而且,其中该第一金属板的下层通过该外壳的底部露出。
本申请的另一个实施例提供了一个不同于前面两个实施例的LED结构。该结构主要包括一个沉积在封入外壳中的金属基底上的发光二极管半导体活化层,一个电连接至活化层上的接合焊盘的第二金属板,和一个通过第一金属连接层可导电并可导热地连接至该金属基底的第一金属板,其中该第一和第二金属板位于该外壳的内部底面,并且横向延伸穿过该外壳从而为该发光二极管结构提供外部电连接。

具体实施方式
本发明的实施例提供了一个改进的具有比传统LED灯更低热阻的热传导路径。对某些实施例来说,提供了一种表面可安装的发光二极管结构,其包括沉积在直接连接至金属板的金属基底上的活化层,通过将其放在该发光二极管结构的底部,该金属板基本露出以得到低热阻。该金属板然后可以焊接至一个包括散热器的印刷电路板(PCB)。对本发明的某些实施例来说,该金属板通过多个热传导层可导热并可导电地连接至包括在该结构中的大散热器。
图1是依照本发明的第一实施例的、具有低热阻的发光二极管(LED)灯的截面略图。该略图示出了一个可以由AlInGaN或AlInGaP组成的LED半导体活化层110。为了产生二极管的电性能特征,活化层110的一侧用目标杂质掺杂以产生p掺杂侧(未示出),而n掺杂侧(也未示出)产生在活化层110的另一侧。沉积在由铜、铜合金或复合金属合金组成的金属基底120上,该活化层110可以表示多片。该活化层110的p掺杂侧可以紧密连接至金属基底120,以迅速将热传导离开活化层110。
夹在金属基底120和用于外部连接的第一金属板141之间的是可以由例如Au-Sn、Ag-Sn或Sn合金的金属焊锡组成的金属连接层130。金属连接层130将活化层110和金属基底120可导热地并可导电地连接至第一金属板141。第二金属板142通过由导电材料如金制成的结合线150电连接至活化层110上的接合焊盘。对某些实施例来说,第一金属板141可以做的尽可能的大(在LED灯封装的尺寸范围内),从而努力允许更大的热传导,在此情况中,一般会大于第二金属板142。
活化层110、金属基底120和金属连接层130位于直接安装在第一金属板141的顶上的LED灯的底部,其导致较现有技术更低的热阻和更好的散热能力。该LED灯可以封入由例如硅树脂或环氧树脂的绝缘材料组成的外壳160中,从而引导发射光。两个金属板141、142,且尤其是第一金属板141,可以延伸出外壳160,从而将热更好的传导至安装表面。
图2是依照本发明的另一个实施例的、具有低热阻的发光二极管(LED)灯的截面略图。不像前面的实施例,这个实施例包括一个散热器290和与其连接的热传导路径。该略图示出了一个沉积在由铜、铜合金或复合金属合金组成的金属基底220上的、可以由AlInGaN或AlInGaP组成的LED半导体活化层210。该活化层210可以表示多片。夹在金属基底220和用于外部连接的第一金属板241之间的是可以由例如Au-Sn、Ag-Sn或Sn合金的金属焊锡组成的金属连接层230。金属连接层230将活化层210和金属基底220可导热并可导热地连接至第一金属板241。第二金属板242通过由导电材料如金制成的结合线250电连接至活化层210上的接合焊盘。对某些实施例来说,第一金属板241的表面积可以做的尽可能的大(在LED灯封装的尺寸范围内),从而努力允许更大的热传导,并且,在此情况中,一般会大于第二金属板242的表面积。这些金属板241、242的厚度通常是1μm-20μm。
活化层210、金属基底220、金属连接层230、结合线250和金属板241、242的上层可以封入由例如氮化铝(AlN)或氧化铝(Al2O3)的陶瓷绝缘材料组成的外壳260中,从而也用来引导发射的光。活化层210、金属基底220和金属连接层230可以直接位于第一金属板241的顶上,并且位于外壳260的内部底面,其导致较现有技术更低的热阻和更好的散热能力。金属通孔245、246可以穿过陶瓷外壳260,并且将金属板241、242的上层连接至在外壳260下方的金属板247、248的下层。一个也由Au-Sn、Ag-Sn或Sn合金组成的附加金属连接层271(272)位于金属板247(248)的下层和第一传导层243(第二传导层244)之间,从而将它们热连接且电连接。传导层243、244可以是金属或包括附加电路的印刷电路板,并且这些是本申请的第二实施例的外部连接所在的地方。直接在传导层243、244下方可以存在一个介质层280。由提供电绝缘的阳极化铝组成,该介质层280在传导层243、244和就位于介质层280下的散热器290之间提供充分的热传导。
图3是依照本发明的另一个实施例的、具有低热阻的发光二极管(LED)灯的截面略图。类似于前面的实施例,这个实施例也包括一个散热器390和与其连接的热传导路径。该略图示出了一个沉积在由铜、铜合金或复合金属合金组成的金属基底320上的、可以由AlInGaN或AlInGaP组成的LED半导体活化层310。该活化层310可以表示多片。夹在金属基底320和用于外部连接的第一金属板341之间的是可以由例如Au-Sn、Ag-Sn或Sn合金的金属焊锡组成的金属连接层330。金属连接层330将活化层310和金属基底320可导热并可导电地连接至第一金属板341。第二金属板342通过由导电材料如金制成的结合线350电连接至活化层310上的接合焊盘。对某些实施例来说,第一金属板341的表面积可以做的尽可能的大(在LED灯封装的尺寸范围内),从而努力允许更大的热传导,并且,在此情况中,一般会大于第二金属板342的表面积。本发明的这个实施例的外部连接可以形成在金属板341、342上,并且这些金属板341、342的厚度通常是1μm-20μm。
活化层310、金属基底320、金属连接层330、结合线350和金属板341、342的部分可以封入由例如氮化铝(AlN)或氧化铝(Al2O3)的陶瓷绝缘材料组成的外壳360中,从而也用作引导发射的光。活化层310、金属基底320和金属连接层330可以直接位于第一金属板341的顶上,并且位于外壳360的内部底面,其导致较现有技术更低的热阻和更好的散热能力。直接位于外壳360下方的可以是一个由Ag浆料、Au浆料或其它类型的合适的金属浆料组成的上导热层371。也由Au-Sn、Ag-Sn或Sn合金组成的第二金属连接层331,可以位于上导热层371和下导热层372之间。下导热层372由Ag浆料、Au浆料或其它类型的合适的金属浆料组成。直接在下导热层372下方存在一个介质层380。由提供电绝缘的阳极化铝组成,该介质层380在下导热层372和就位于介质层380下的散热器390之间提供充分的热传导。
虽然本发明在这里具体地图示和描述为一个表面可安装的发光二极管灯结构,然而并不意味着局限于所示细节,因为其中可以在不脱离本发明的精神和权利要求的同等范围内做出各种修改和结构变化。
Claims (17)
1.一种发光二极管结构,包括:
一个沉积在封入外壳中的金属基底上的发光二极管半导体活化层;
一个电连接至活化层上的接合焊盘的第二金属板;以及
一个通过金属连接层可导电并且可导热地连接至所述金属基底的第一金属板,其中所述第一和第二金属板通过所述的外壳的底部露出并且提供到所述发光二极管结构的外部电连接。
2.权利要求1的发光二极管结构,其中所述属基底包括铜、铜合金或复合金属合金中的至少一种。
3.权利要求1的发光二极管结构,其中所述金属连接层包括Au-Sn、Ag-Sn或Sn合金中的至少一种。
4.权利要求1的发光二极管结构,其中所述第一金属板大于所述第二金属板。
5.权利要求1的发光二极管结构,其中所述第一金属板和所述第二金属板横向延伸超过所述外壳。
6.权利要求1的发光二极管结构,其中所述的外壳是圆柱形的。
7.一种发光二极管结构,包括:
一个沉积在封入外壳中的金属基底上的发光二极管半导体活化层;
一个电连接至活化层上的接合焊盘的第二金属板;以及
一个通过第一金属连接层可导电并且可导热地连接至所述的金属基底的第一金属板,其中第一和第二金属板位于所述的外壳的内部底面,并且横向延伸穿过所述的外壳从而为所述的发光二极管结构提供外部电连接。
8.权利要求7的发光二极管结构,进一步包括:
一个位于所述的外壳的底面下方的上导热层;
一个位于所述上导热层和下导热层之间的第二金属连接层;以及
一个夹在下导热层和散热器之间的用于热传导的介质层,其中所述的散热器在所述的发光二极管结构的底部露出。
9.权利要求7的发光二极管结构,其中所述的外壳包括氮化铝(AlN)或氧化铝(Al2O3)中的至少一种。
10.权利要求8的发光二极管结构,其中所述的第一和第二金属连接层包括Au-Sn、Ag-Sn或Sn合金中的至少一种。
11.权利要求8的发光二极管结构,其中所述的上和下导热层包括银(Ag)浆料或金(Au)浆料中的至少一种。
12.权利要求8的发光二极管结构,其中所述的介质层由阳极化铝组成。
13.一种发光二极管结构,包括:
一个沉积在封入外壳中的金属基底上的发光二极管半导体活化层,其中所述的活化层的p掺杂侧紧密连接至所述的金属基底;
一个电连接至活化层上的接合焊盘的第二金属板;以及
一个通过金属连接层可导电并且可导热地连接至所述的金属基底的第一金属板,其中第一和第二金属板通过所述的外壳的底部露出并且提供到所述的发光二极管结构的外部电连接。
14.权利要求13的发光二极管结构,其中所述的金属基底包括铜、铜合金或复合金属合金中的至少一种。
15.权利要求13的发光二极管结构,其中所述的金属连接层包括Au-Sn、Ag-Sn或Sn合金中的至少一种。
16.权利要求13的发光二极管结构,其中所述的第一金属板大于所述的第二金属板。
17.权利要求13的发光二极管结构,其中所述的第一金属板和所述的第二金属板横向延伸超过所述外壳。
