Gegenstand der Erfindung ist ein Verfahren zur Herstellung von neuen, unter dem Einfluss elektromagnetischer Wellen vernetzbaren polymeren Verbindungen und deren Verwendung zur Herstellung von vernetzten Produkten.
Die elektromagnetische Strahlung bewirkt eine Vernetzung zu einem dreidimensionalen Netzwerk, dessen physikalische Eigenschaften sich wesentlich von denen der nicht bestrahlten Anteile unterscheiden. Aufgrund dieses Phänomens sind photomechanische Verfahren durchführbar und Bild- und Nichtbildstellen bei einem unkonventionellen photographischen Reproduktionsverfahren unterscheidbar. In den meisten lichtaktiven Polymeren sind die photoaktiven Gruppen als Lateralsubstituenten mit der Polymerkette verknüpft, wobei die bekanntesten Gruppen sich von Derivaten offenkettiger, a,ss-ungesättigter Carbonylverbindungen oder organischen Aziden ableiten. Die photochemische Quervernetzung erfolgt beim sog. Carbonyltypus durch 2 + 2-Cycloaddition zu einem makromolekularen Cyclobutanderivat.
Beim Azidtypus findet die Vernetzung durch Insertion des photochemisch gebildeten Nitrens in C-H-Bindungen des benachbarten Makromoleküls statt.
Die beiden erwähnten Vernetzungsprinzipien zeigen aber Nachteile, die z. T. auf bekannten physikalischen, insbesondere photophysikalischen Eigenschaften beruhen. Polymere des Carbonyltyps, z. B. Polycinnamate oder Chalkone, sind verhältnismässig lichtunempfindlich. Dem angeregten Molekül stehen mindestens zwei chemische Desaktivierungswege offen, nämlich die cis-trans-Isomerisierung um die Doppelbindung und die Cyclobutanbildung. Somit führt nicht jeder chemische Desaktivierungsschritt zu der für die Vernetzung erforderlichen Cyclobutanstruktur. Bei den Aziden wirken sich vor allem ihre thermische Unbeständigkeit und die Bildung von molekularem Stickstoff während der Photolyse nachteilig aus.
Aufgabe der vorliegenden Erfindung ist es nun, Polymere zugänglich zu machen, deren lichtempfindliche laterale Gruppen die genannten Nachteile nicht aufweisen, d. h. Polymere, die thermisch stabil sind, d. h. die bei der Vernetzung nicht spaltbar, jedoch gegenüber elektromagnetischen Wellen hochempfindlich sind. Durch zweckmässige Sensibilisierung wird es zudem möglich, den Empfindlichkeitsbereich der Polymeren in gewünschter Weise zu beeinflussen und damit für viele Anwendungen besonders vorteilhaft zu gestalten.
Gegenstand der Erfindung ist somit ein Verfahren zur Herstellung von unter dem Einfluss elektromagnetischer Wellen, insbesondere von Licht, vernetzbaren polymeren Verbindungen, deren Molekulargewicht mindestens 1000 beträgt und die im Molekül mindestens drei Maleinsäureimidgruppen der Formeln

Die Polymeren können selbstverständlich zu einem kleineren oder grösseren Teil auch noch Strukturelemente aufweisen, die keine Reste der Formel 1 enthalten, wobei diese weiteren Strukturelemente im übrigen gleich oder ähnlich wie die die Maleinsäureimidgruppen enthaltenden Strukturelemente oder ganz als diese gebaut sein können.
Geeignete Polymere mit Carbonsäure-, Carbonsäureanhydrid-, Isocyanat- oder Isothiocyanatgruppen sind z. B. Polyacrylsäure, Polymethacrylsäure, Copolymere aus diesen Säuren und andere copolymerisierbaren äthylenisch ungesättigten Monomeren, Copolymere aus Maleinsäureanhydrid und Methylvinylacetat, Äthylen, Styrol, Hexen- 1, D ecen- 1, Tetradecen-1 oder Octadecen-1, wie die unter den Handelsnamen GANTREZ 119-169 (General Aniline + Film Corp.), EMA 11-61 (Monsanto), SMA (Sinclair Petrochem.
Inc.) und PA Resin (Gulf Oil Chem. Co.) bekannten Produkte.
Als Beispiele von Polymeren mit freien Aminogruppen seien Poly-p-aminostyrol, Polyimine und Aminoharze genannt.
Die im erfindungsgemässen Verfahren einsetzbaren Homo- und Copolymere können auf an sich bekannte Weise hergestellt werden.
Die erfindungsgemässe Umsetzung kann ebenfalls auf an sich bekannte Weise vorgenommen werden und wird zweckmässig in einem inerten organischen Lösungsmittel durchgeführt.
Geeignet für die erfindungsgemässe Umsetzung sind Lösungsmittel, in denen die Ausgangsmaterialien löslich oder mindestens quellbar sind und wobei während der Umsetzung keine Fällungen auftreten. Dadurch werden hohe Ausbeuten erzielt. Beispiele solcher Lösungsmittel sind N-Methylpyrrolidon, N,N-Dimethylformamid, N,N-Dimethylacetamid, Cyclohexanon, Äthylmethylketon, Isopropylmethylketon, y-Butyrolaceton, Pyridin, Tetrahydrofuran, Dioxan, Tetramethylharnstoff, Hexametapol, Sulfolan. Die modifizierten Polymere lassen sich durch Zugabe einer kleinen Menge eines wenig polaren Lösungsmittels ausfällen. Beispiele wenig polarer Lösungsmittel sind Diäthyläther, Isopropanol, Hexan, Cyclohexan, Benzol, Toluol, Chlorbenzol.
Diese allgemein günstige Methode führt einerseits zu leichtlöslichen Polymerisaten, und anderseits erlaubt sie eine saubere Abtrennung der Polymeren von niedrigmolekularem Anteil des Reaktionsgemisches.
Bevorzugt verwendet man polymere Verbindungen, deren Rückgrat aus einer ununterbrochenen Kohlenstoffkette besteht.
Als Verbindungen der Formel II sind solche bevorzugt, worin n =1 und X -NH2 darstellt oder worin n =2, Y einen aliphatischen oder cycloaliphatischen Rest und X -NH2, -NH-Alkyl oder -NH-Aryl bedeuten.
Als Verbindungen der Formel III verwendet man bevorzugt solche, worin n die Zahl 2, Y eine Alkylengruppe mit bis zu 4 C-Atomen und X, -COOH, -COCl oder -CO-O- COCF3 bedeuten oder Verbindungen der Formel III, worin n die Zahl 1 und X, eine Gruppierung der Formeln

worin R und R' die unter Formel 1 angegebene Bedeutung haben, mit primären Aminen, die zusätzlich zur primären Aminogruppe noch mindestens eine definitionsgemässe nukleophile oder elektrophile Gruppe enthalten oder mindestens einen Substituenten aufweisen, der die Umwandlung in eine entsprechende reaktive Verbindung ermöglicht. Mit Vorteil werden die Anhydride der obigen Formel in Eisessig oder in einer Schmelze (ohne weitere Zusätze) mit den primären Aminen umgesetzt. Für verschiedene Typen von Ausgangsstoffen, die noch nicht bekannt sind, werden weiter unten Herstellungsvorschriften gegeben.
Die erfindungsgemäss herstellbaren Polymeren eignen sich für verschiedene Verwendungen, insbesondere aber zur Vernetzung unter dem Einfluss elektromagnetischer Wellen.
Die Vernetzung führt zu unlöslichen Produkten und ermöglicht es, durch bildmässige Belichtung und nachfolgende Entwicklung, d. h. Herauslösen des unbelichteten und daher nicht vernetzten Polymeranteils, Reliefbilder zu erzeugen.
Wichtig ist es bei dieser Anwendung, dass sich die Lichtempfindlichkeit der Polymeren durch Sensibilisierung ganz erheblich erhöhen lässt. Polymere mit den Maleinimidresten der Formel (1) zeigen zwischen 300 und 350 nm einen sehr kleinen t-Wert von 30 bis 100 1 (Mcm)-1. Bei der Bestrahlung dünner Polymerschichten ergeben sich deshalb in diesem Wellenbereich wegen der geringen Lichtabsorption unverhältnismässig lange Belichtungszeiten.
Sofern aber Licht mit Wellenlängen von weniger als 300 nm zur Verfügung steht, sind die Voraussetzungen zu rascher Vernetzung zufolge grosser optischer Dichte in diesem Wellenbereich vorhanden. Vielfach muss jedoch mit einer Kopiervorlage gearbeitet werden, die auf einem durchsichtigen Träger, z. B. aus Triacetat oder Polyester, ein Silberbild enthält. Da diese Trägermaterialien unter dem Einfluss von Strahlen unter 300 nm rasch lichtundurchlässig werden, ist eine Belichtung dieser Art nicht zweckmässig. Der sogenannte Empfindlicbkeitsbereich der erfindungsgemäss hergestellten Polymeren lässt sich durch die Anwendung photophysikalischer Triplettsensibilisatoren entscheidend erweitern.
Die Vernetzung wird dann durch Triplettenergietransfer des angeregten Sensibilisators auf den nicht angeregten Maleinsäureimidrest der Formel (1) bewirkt; vergleiche dazu N. J. Turro, Mol. Photochemistry , W. A. Benjamin Inc. #1965#, Seite 107. Die beiden Bedingungen für eine wirksame Sensibilisierung sind die folgenden: 1. Der Triplettsensibilisator muss ein Absorptionsmaximum aufweisen, das eine praktisch ausreichende Lichtabsorption im Bereich von mehr als 300 nm erlaubt.
2. Der Triplettenergietransfer muss exotherm sein.
Es wurde gefunden, dass die den Maleinsäureimidrest der Formel (1) enthaltenden Polymeren einen Tl-Zustand aufweisen, der zwischen 50 und 53 Kilograrnmkalorien je Mol liegt, deshalb sind von vornherein alle Triplettsensibilisatoren zur Sensibilisierung geeignet, die im erwähnten Bereich einen exothermen Energietransfer erlauben, d. h. deren T1-Zustand mindestens Sû Kcal/Mol beträgt.

Durch die Einführung von Elementen mit hohem Atomgewicht, z. B. Jod oder Brom, kann die Triplettausbeute und damit die Empfindlichkeit erhöht werden.
Die Anwendungsmöglichkeiten der erfindungsgemäss herstellbaren Polymeren liegen z. B. bei dem Gebiet der Photofabrikation, der Druckplattenherstellung und der Nichtsilberphotographie. Bei der Nichtsilberphotographie kann nach dem Belichten und Entwickeln das kaum bis schlecht sichtbare Polymerbild durch Anfärben mit öllöslichen Farbstoffen oder, wenn das Polymer saure Gruppen wie Carbonsäure- oder Sulfonsäuregruppen enthält, durch Anfärben mit kationischen Farbstoffen gut sichtbar gemacht werden. Auch im vorliegenden Fall lassen sich die lichtaktiven Schichten durch die üblichen Techniken wie Sprüh-, Schleuder-, Kaskadenguss- und Vorhanggussbeschichtung auf geeignete Trägermaterialien aufbringen.
Eine der erfindungsgemässen Umsetzungen wird anhand des folgenden Reaktionsschemas erläutert: Umsetzung eines -NH-Gruppen enthaltenden Polyamins mit einem Maleinimidylcarbonsäurechlorid

Polyäthylenimin enthält z. B. endständige H2N-CH2-CH2 Gruppen und in der Kette -HN-CH2-CH2- und -CH2-CH2 N-N-CH2-CH2-Gruppen; das Verhältnis primäre zu sekundären zu tertiären Stickstoffatomen kann im Ausgangs-Poly äthylenimin z. B. 1:2:1 betragen.
Es folgen nun zunächst einige Herstellungsvorschriften für die gemäss den Beispielen zu verwendenden Maleinsäureimidabkömmlinge, soweit diese Verbindungen neu sind.
1. N-(4-Aminobenzol)-dimethylmaleinimid
25,2 g Dimethylmaleinsäureanhydrid und 21,6 g p-Phenylendiamin werden in einem Ölbad 30 Minuten auf 150 bis 1600 C erwärmt. Nach dem Abkühlen auf 500 C werden 50 ml Methanol zugegeben, und die gebildeten hellgelben Kristalle werden abfiltriert.
Ausbeute: 20 g (50% d. Th.); Smp. 139 bis 1400 C.
Analyse für C12Hl2N202 (Molgewicht 216,2): berechnet: C 66,7 H 5,6 N 13,0 O 14,8% gefunden: C 66,8 H 5,7 N 12,9 O 15,1 %
2. N-(4-Aminocyclohexyl)-dimethylmaleinimid
Nach Vorschrift 1, unter Verwendung von p-Cyclohexylendiamin anstelle von p-Phenylendiamin.
3. N-(1-Aminohexamethylen)-dimethylmaleinimid
12,6 g Dimethylmaleinsäureanhydrid und 14 g 1,6-Diaminohexan werden in 160 ml Eisessig während 4 Stunden am Rückfluss gekocht. Anschliessend wird der Eisessig im Vakuum abdestilliert, und der Rückstand (ca. 30 g) wird an 500 g Kieselgel chromatographiert. Es wird mit einem Gemisch von Methylenchlorid/Methanol (Volumenverhältnis 9:1) eluiert. Nach dem Eindampfen erhält man 10 g Imid (Ausbeute 44% d. Th.). Zur Charakterisierung wurde von einer Probe das entsprechende Oxalat in Aceton kristallisiert; Smp.
115 bis 118 C.
Mikroanalyse für C14H22N206 (Oxalat, Molgewicht 214,3): berechnet: C 53,9 H 7,0 N 8,9 O 30,6% gefunden: C 52,6 H 7,1 N 8,8 O 31,8%
4. N-( 1 -Methylaminoäthylen)-dimethylmaleinimid
55 g N-Methyläthylendiamin werden in 500 ml Benzol gelöst und unter Rühren mit einem Wasserabscheider am Rückfluss gekocht. Dazu wird während 5 Stunden eine Lösung von 92,5 g Dimethylmaleinsäureanhydrid, gelöst in 1000 ml Benzol, zugetropft. Das entstehende Wasser wird laufend abgetrennt. Nach einer weiteren Stunde Kochen am Rückfluss ist die Reaktion beendet. Das Benzol wird im Vakuum abdestilliert, und der Rückstand wird im Vakuum destilliert; Kp. 75 bis 820 C/0,1 Torr. Ausbeute 71,6 (54% d. Th.).
Das Produkt fällt in Form eines farblosen Öls an. Smp. des entsprechenden HCl-Salzes, aus Methanol/Diäthyläther kristallisiert: 204 bis 206 C.
Mikroanalyse für C9H14N202-HCl (Molgewicht 218,7): berechnet: C 49,4 H 6,9 N 12,8 O 14,6 Cl 16,2% gefunden: C 49,4 H 7,0 N 13,0 O 14,7 Cl 16,3 %
5. N-(Aminoacetyl)-dimethylmaleinimid
126 g Dimethylmaleinsäureanhydrid und 154 g Aminoacetonitrilsulfat in 1000 ml Pyridin werden 1,5 Stunden am Rückfluss gekocht. Anschliessend wird das Pyridin im Vakuum abdestilliert, und der Rückstand wird im Vakuum destilliert; man erhält 120 g N-(Acetonitril)-dimethylmaleinimid (74% d. Th.); Kp. 82 bis 88 C/0,01 Torr.
Schmelzpunkt des aus Isopropyläther kristallisierten Produkts: 52 bis 540 C. 80 g N-(Acetonitril)-dimethylmaleinimid werden innerhalb von 30 Minuten unter Rühren zu 150 ml konz. Schwefelsäure gegeben. Die Temperatur steigt auf 750 C.
Nach weiteren 5 Minuten wird die Reaktionslösung auf Eis ge gossen, die ausgefallenen Kristalle werden abfiltriert und aus Methanol umkristallisiert. Ausbeute 57 g (64% d. Th.); Smp.
196 bis 198 C.
Analyse für C8H10N203 (Molgewicht 182,2): berechnet: C 52,7 H 5,5 N 15,4 O 26,4% gefunden: C 52,5 H 5,7 N 15,2 O 26,7%
6. N-( 1 -Aminoäthylen)-dimethylmaleinimid
Unter Eiskühlung werden 50,4 g Dimethylmaleinsäureanhydrid, 300 ml Äthanol, 25,2 g Äthylendiamin und 80 g p Toluolsulfonsäure-monohydrat gemischt und anschliessend 3 Stunden am Rückfluss gekocht. Nach dem Abkühlen werden die ausgefallenen Kristalle abfiltriert. Ausbeute 110 g; Smp.
185 bis 186 C.
Analyse für C1sH2oN2Oss (Toluolsulfonat, Molgewicht 340,4):
Molgewicht 340,4): berechnet: C 52,9 H 5,9 N 8,2% gefunden: C 53,1 H 5,9 N 8,3%
Die freie Base kann dadurch erhalten werden, dass man 110 g des Toluolsulfonats in 150 ml Wasser löst und die Lösung unter Eiskühlung mit gesättigter K2C03-Lösung Phenolphthalein alkalisch stellt. Die ausgefallene Base wird mit CH2Cl2 extrahiert. Ausbeute 45 g (farbloses Öl).
7. N-Capronsäurechlon.d-dimethylmaleinimid
145 g DimethylmaleinsäureÅanhydrid (1,15 Mol) und 150 g ±-Aminocapronsäure (1,15 Mol) werden in 700 ml wasserfreier Essigsäure gelöst und während 8 Stunden am Rückfluss gekocht. Dann wird die Essigsäure an einem Rotationsverdampfer abdestilliert. Der Rückstand wird in 500 ml Diäthyläther gelöst, einmal unter Eiskühlung mit 100 ml ln- NaOH und zweimal mit Wasser gewaschen. Nach dem Trock nen über Natriumsulfat und Verdampfen des Diäthyläthers wird der Rückstand aus 150 ml Isopropyläther auskristallisiert. Man erhält 209 g (76% d. Th.) N-Capronsäure-dimethylmaleinimid; Smp. 43 bis 450 C.
Das N-Capronsäure-dimethylmaleinimid wird durch Behandeln mit Thionylchlorid in das N-Capronsäurechlorid-dimethylmaleinimid übergeführt.
Beispiele 1 bis 7
Ein Gemisch von 6,9 g (0,032 Mol) N-(4-Aminobenzol) dimethylmaleinimid und 10 g eines Maleinsäureanhydrid/Methylvinyläther-Copolymeren ( GANTREZ 119 AN der Fa.
General Aniline + Film Corp.) in 150 ml trockenem Tetrahydrofuran werden während ca. 10 Stunden am Rückfluss gekocht. Anschliessend wird das entstandene Polymer in Hexan ausgefällt. Man erhält 14 g eines leicht gelblichen, pulverartigen Polymeren.
In der folgenden Tabelle sind weitere modifizierte Polymere aufgeführt, die auf die im obigen Beispiel beschriebene Weise erhalten wurden.

Ein Gemisch von 12,2 g (0,05 Mol) 6-Dimethylmaleinimi dlcapronsäurechlorid, 7 g Poly-p-methylamino-styrol und 2,5 g Triäthylamin werden in 150 ml trockenem N,N-Dimethylformamid gelöst. Dieses Gemisch wird allmählich auf ca. 800 C erwärmt und während 6 Stunden bei dieser Temperatur unter ständigem Umrühren gehalten. Nach dem Abkühlen filtriert man vom entstandenen Triäthylammoniumchlorid ab und fällt das Polymere in Diäthyläther aus. Man erhält 14 g eines weissen Pulvers.
Beispiel 9
In eine Lösung von 3,0 g eines Polyäthylenimins, dessen Durchschnittsmolekulargewicht 1650 bis 1950 beträgt und dessen Verzweigungsgrad durch ein Verhältnis von primären zu sekundären zu tertiären Stickstoffatomen angenähert 1:2:1 bestimmt ist, in 30 ml Cyclohexanon werden bei Raumtemperatur unter Rühren 2,8 g p-(Dimethylmaleinimido)-benzoylchlorid zugegeben.
Die Mischung wird während einer Stunde bei 1200 C gerührt und dann nach dem Erkalten abfiltriert. Zu 3 g dieser Lösung wird 0,1 g Benzophenon zugegeben.
Die Lösung kann wie folgt zur Herstellung einer gedruckten Schaltung verwendet werden: Man beschichtet damit ein mit Kupfer kaschiertes Laminat und lässt das Lösungsmittel verdunsten, so dass ein Film von etwa 10 m Dicke zurückbleibt. Man belichtet unter einem Negativ während 10 Minuten im Abstand von 230 mm mit einer 500 W Quecksilberdampflampe mittleren Druckes. Hierauf entwickelt man das Bild, indem man durch Waschen mit Cyclohexan den nichtpolymerisierten Anteil an den nicht belichteten Stellen auswäscht.
Die Stellen mit freigelegtem Kupfer werden dann mit einer Lösung, die in 100 Raumteilen 60 Teile Ferrichlorid und 10 Raumteile konzentrierte Salzsäure enthält, geätzt, wobei ein gutes Reliefbild entsteht.
Beispiel 10
Das vorliegende Beispiel bezieht sich auf die Herstellung gedruckter Schaltungen aus aufkaschierten Kupferplatten.
Man arbeitet nach der bekannten Herstellungstechnik wie sie von Bogenschütz in Fotolacktechnik Eugen G. Lenze-Verlag, DT 7968 Saulgau [ 1975 ] beschrieben ist, unter folgenden Bedingungen: Belichtung - 400-Watt-Quecksilberhochdrucklampe im
Abstand von 40 cm vom Vakuumtisch Vorlage - Silberbild eines Schaltkreises auf transparentem Polyesterfilm Lösungsmittel - (Für Polymeres bzw.
zum Entwickeln der belichteten Platte) Cyclohexanon (CHE) Konzentration - 5 bis 10% Polymer und 0,5% Thioxan thon in der Beschichtungslösung Beschichtung - Aufschleudern bei 3000 Umdrehungen je
Minute, dann 5 Minuten bei 40 bis 500C trocknen Entwicklung - in den genannten Lösungsmitteln, dann
5 Minuten bei 80 bis 1000C trocknen Ätzen - in 60%iger Ferrichloridlösung.
Eine mit dem Polymeren gemäss Beispiel 3 beschichtete Kupferkaschierung wird während 20 Sekunden belichtet und dann mit dem Entwickler (Cyclohexanon) behandelt.
Mit der angegebenen Belichtungszeit wird eine einwandfreie Ätzung ermöglicht. Das in der angegebenen Weise vernetzte Polymere zeigt eine gute Widerstandsfähigkeit gegen Lösungsmittel. Lagerung während 24 Stunden in Dimethylformamid oder Cyclohexanon führt zu keiner Beeinträchtigung beim Ätzen. Ebenso ist das vernetzte Polymere auf der Kupferoberfläche 12 bis 24 Stunden lang gegen die Ätzlösung widerstandsfähig.
Beispiel 11
Dieses Beispiel betrifft Abbildungen, die durch Photovernetzung der erfindungsgemässen Polymeren erzeugt und durch Anfärbung besser sichtbar gemacht werden. Belichtet wird mit einer 400 W Quecksilberdampf-Hochdrucklampe im Abstand von 40 cm zum Vakuumtisch. Als Vorlage dient ein Zwölfstufenkeil mit einem Sechziger- und Hundertzwanzigerraster und ein Zehnstufenkeil mit Dichteunterschieden von 0,21.
Lösungsmittel - Für die Polymeren und auch zum Ent wickeln der belichteten Platte:
Cyclohexanon oder 5 HOige wässrige
Natriumhydrogencarbonatlösung Beschichten - Durch Aufschleudern bei 2000 bis 3000

The invention relates to a process for the production of new polymeric compounds which can be crosslinked under the influence of electromagnetic waves and their use for the production of crosslinked products.
The electromagnetic radiation creates a network to form a three-dimensional network, the physical properties of which differ significantly from those of the non-irradiated parts. Due to this phenomenon, photomechanical processes can be carried out and image and non-image locations can be distinguished in an unconventional photographic reproduction process. In most light-active polymers, the photoactive groups are linked to the polymer chain as lateral substituents, the best-known groups being derived from derivatives of open-chain, α, ß-unsaturated carbonyl compounds or organic azides. In the so-called carbonyl type, photochemical cross-linking takes place by 2 + 2 cycloaddition to form a macromolecular cyclobutane derivative.
In the azide type, crosslinking takes place through the insertion of the photochemically formed nitrene into C-H bonds of the neighboring macromolecule.
However, the two networking principles mentioned show disadvantages that z. T. are based on known physical, especially photophysical properties. Carbonyl type polymers, e.g. B. polycinnamates or chalconies are relatively insensitive to light. At least two chemical deactivation routes are open to the excited molecule, namely cis-trans isomerization around the double bond and cyclobutane formation. Thus, not every chemical deactivation step leads to the cyclobutane structure required for crosslinking. In the case of azides, their thermal instability and the formation of molecular nitrogen during photolysis are particularly disadvantageous.
The object of the present invention is to make available polymers whose light-sensitive lateral groups do not have the disadvantages mentioned, i.e. H. Polymers that are thermally stable, d. H. which cannot be split when crosslinked, but are highly sensitive to electromagnetic waves. The reaction according to the invention can also be carried out in a manner known per se and is expediently carried out in an inert organic solvent.
Solvents in which the starting materials are soluble or at least swellable and in which no precipitations occur during the reaction are suitable for the reaction according to the invention. This results in high yields. Examples of such solvents are N-methylpyrrolidone, N, N-dimethylformamide, N, N-dimethylacetamide, cyclohexanone, ethyl methyl ketone, isopropyl methyl ketone, γ-butyrolactone, pyridine, tetrahydrofuran, dioxane, tetramethyl urea, hexametapole, sulfolane. The polymers that can be prepared according to the invention are suitable for various uses, but in particular for crosslinking under the influence of electromagnetic waves.
The crosslinking leads to insoluble products and makes it possible, by imagewise exposure and subsequent development, i.e. H. Removal of the unexposed and therefore non-crosslinked polymer component to create relief images.
In this application it is important that the photosensitivity of the polymers can be increased considerably by sensitization. Polymers with the maleimide residues of the formula (1) show a very small t value of 30 to 100 1 (Mcm) -1 between 300 and 350 nm. When thin polymer layers are irradiated, the exposure times in this wave range are disproportionately long because of the low light absorption.
If, however, light with wavelengths of less than 300 nm is available, the prerequisites for rapid crosslinking due to high optical density in this wavelength range are present. In many cases, however, you have to work with a master copy that is on a transparent carrier, for. B. made of triacetate or polyester, contains a silver image. Since these carrier materials quickly become opaque under the influence of rays below 300 nm, exposure of this type is not advisable. 2. The triplet energy transfer must be exothermic.
It has been found that the polymers containing the maleimide radical of the formula (1) have a Tl state which is between 50 and 53 kilograms per mole, therefore all triplet sensitizers are suitable from the outset which allow an exothermic energy transfer in the range mentioned, d. 55 g of N-methylethylenediamine are dissolved in 500 ml of benzene and refluxed while stirring with a water separator. 5. N- (aminoacetyl) dimethyl maleimide
126 g of dimethyl maleic anhydride and 154 g of aminoacetonitrile sulfate in 1000 ml of pyridine are refluxed for 1.5 hours. The pyridine is then distilled off in vacuo and the residue is distilled in vacuo; 120 g of N- (acetonitrile) -dimethylmaleimide (74% of theory) are obtained; Bp 82 to 88 C / 0.01 torr.
Melting point of the product crystallized from isopropyl ether: 52 to 540 C. 80 g of N- (acetonitrile) -dimethylmaleimide are added to 150 ml of conc within 30 minutes while stirring. Given sulfuric acid. The temperature rises to 750 C.
After a further 5 minutes, the reaction solution is poured onto ice, the precipitated crystals are filtered off and recrystallized from methanol. Yield 57 g (64% of theory); M.p.
196 to 198 C.

6. N- (1-aminoethylene) -dimethylmaleimide
While cooling with ice, 50.4 g of dimethyl maleic anhydride, 300 ml of ethanol, 25.2 g of ethylenediamine and 80 g of p-toluenesulfonic acid monohydrate are mixed and then refluxed for 3 hours. After cooling, the precipitated crystals are filtered off. Yield 110 g; M.p.
185 to 186 C.
Analysis for C1sH2oN2Oss (toluene sulfonate, molecular weight 340.4):

The free base can be obtained by dissolving 110 g of the toluenesulfonate in 150 ml of water and making the solution alkaline with saturated K2CO3 solution of phenolphthalein while cooling with ice. The precipitated base is extracted with CH2Cl2. Yield 45 g (colorless oil).
7. N-caproic acid chloro-d-dimethyl maleimide
145 g of dimethyl maleic anhydride (1.15 mol) and 150 g of ± aminocaproic acid (1.15 mol) are dissolved in 700 ml of anhydrous acetic acid and refluxed for 8 hours. The acetic acid is then distilled off on a rotary evaporator. The residue is dissolved in 500 ml of diethyl ether, washed once with 100 ml of lN NaOH and twice with water while cooling with ice. After the dry NEN over sodium sulfate and evaporation of the diethyl ether, the residue is crystallized from 150 ml of isopropyl ether. 209 g (76% of theory) of N-caproic acid dimethylmaleimide are obtained; M.p. 43 to 450 C.
The N-caproic acid dimethyl maleimide is converted into the N-caproic acid chloride dimethyl maleimide by treatment with thionyl chloride.
Examples 1 to 7
A mixture of 6.9 g (0.032 mol) of N- (4-aminobenzene) dimethylmaleimide and 10 g of a maleic anhydride / methyl vinyl ether copolymer (GANTREZ 119 AN from
General Aniline + Film Corp.) in 150 ml of dry tetrahydrofuran are refluxed for about 10 hours. The polymer formed is then precipitated in hexane. 14 g of a slightly yellowish, powder-like polymer are obtained.
The following table lists further modified polymers which were obtained in the manner described in the above example.

A mixture of 12.2 g (0.05 mol) of 6-dimethylmaleinimi dlcaproic acid chloride, 7 g of poly-p-methylamino-styrene and 2.5 g of triethylamine are dissolved in 150 ml of dry N, N-dimethylformamide. This mixture is gradually heated to approx. 800 ° C. and kept at this temperature for 6 hours with constant stirring. After cooling, the triethylammonium chloride formed is filtered off and the polymer is precipitated in diethyl ether. 14 g of a white powder are obtained.
Example 9
In a solution of 3.0 g of a polyethyleneimine, the average molecular weight of which is 1650 to 1950 and whose degree of branching is determined by a ratio of primary to secondary to tertiary nitrogen atoms approximately 1: 2: 1, in 30 ml of cyclohexanone 2, 8 g of p- (dimethylmaleimido) benzoyl chloride were added.
The mixture is stirred for one hour at 1200 ° C. and then filtered off after cooling. 0.1 g of benzophenone is added to 3 g of this solution.
The solution can be used for the production of a printed circuit as follows: A copper-clad laminate is coated with it and the solvent is allowed to evaporate, leaving a film about 10 m thick. Exposure is carried out under a negative for 10 minutes at a distance of 230 mm with a 500 W medium-pressure mercury vapor lamp. The image is then developed by washing off the unpolymerized portion of the unexposed areas by washing with cyclohexane.
The areas with exposed copper are then etched with a solution containing 60 parts of ferric chloride and 10 parts of concentrated hydrochloric acid in 100 parts by volume, resulting in a good relief image.

A copper lamination coated with the polymer according to Example 3 is exposed for 20 seconds and then treated with the developer (cyclohexanone).
Perfect etching is possible with the specified exposure time. The polymer crosslinked in the manner indicated shows good resistance to solvents. Storage for 24 hours in dimethylformamide or cyclohexanone does not adversely affect the etching. The crosslinked polymer on the copper surface is also resistant to the etching solution for 12 to 24 hours.
Example 11
This example relates to images which are generated by photo-crosslinking of the polymers according to the invention and made more visible by coloring. A 400 W high-pressure mercury vapor lamp is used for exposure at a distance of 40 cm from the vacuum table. A twelve-step wedge with a sixties and one hundred and twenty grid and a ten-step wedge with density differences of 0.21 serve as a template.
Solvent - for the polymers and also for developing the exposed plate:
