Elektrischer Halbleiterverstärker Die Erfindung bezieht sich auf elektrische Verstärker.
Es sind schon verschiedene Vorschläge ge macht worden, elektrische VeTstärkereinrieh- tungen unter von Halbleiter materialien aufzubauen, wie die sog. Kristall- trioden. Gegenstand der vorliegenden Erfin- clung ist ein neuartiger elektrischer Ver- stärker dieser Art.
Bekanntlich bestehen in Halbleitermate rialien zwei Typen von geladenen Elektrizi- tätsträgern, die sich in ihrem Vorzeichen unterscheiden. Die negativen Träger sind Elektronen, die frei beweglich sind und Leitungselektronen genannt werden; die posi tiven Träger sind eigentlich Lücken, wo Elek tronen fehlen, und werden Löcher genannt.
Die Leitfähigkeit eines Halbleitermaterials ist vom N- oder P-Typ, je nachdem, ob die normalerweise im Übenschuss im Material unter Gleiehgewichtsbedingungen befindli- chen Ladungsträger Leitungselektronen oder Löcher sind.
Gemäss der vorliegenden Erfindung um- rasst der elektrische Halbleiterverstärker einen länglIehen Körper aus Halbleitermate- rial, in .dem die normalerweise im Überschuss unter Gleiehgewichtsbednigungen befindli- chen Ladungsträger ein bestinrrntes Vor- zeiehen haben,
eine in Nähe des einen Endes cles Körpers angeordnete Emitter> -Elektrode für die Zufuhr von Ladungsträa,-ern entgegen- gesetzten Vorzeichens in den Körper, Mittel, die verursachen, dass Ladungsträger vom ge- nannten entgegengesetzten Vorzeichen längs des Körpers in .der Richtung vom genannten Ende des Körpers wegfliessen,
eine in der Nähe des andern Endes des Körpers ange ordnete Kolilektor -Elektrolde: für die<B>Ab-"</B> nahme,dies La@dun@%s@träger vom genannten ent gegengesetzten Vorzeichen, und zwischen den genannten Emitter- und Kollektor-Elektroden angeordnete 'Mittel, die die Anzahl der längs des Körpers fliessenden Ladungsträgers vom genannten entgegengesetzten Vorzeichen ver grössern.
Ini folgenden wird eine Ausführungsform der vorliegenden Erfind@turg unter Bezug nahme auf die beiliegende Zeichnung als Bei spiel beschrieben.
Gemäss der beiliegenden Zaichnimg um- fa.sst der Verstärker eine Einriehtung, die einen länglichen Körper 1 aus Germanium des N-Typs enthält, wobei der Körper 1 eine Länge von ca. 0;5 cm und einem Querschnitt von ca. 0,0005 en-12 besitzt.. Der Körper 1 ist.
mit einer Reihe von mit. ihm in Kontakt stehen den metallischen. Elektroden versehen; unter diesen Elektroden befindet sich auch ein Paar von Elektroden 2 resp. 3, die einen gross flächigen Kontakt mit Körper 1 an seinen Enden ohne Gleichrichterwirkrurg vermitteln, und eine Reihe von Elektroden, diie einer punktförmigen Kontakt mit Gleichrichter- wirkun;
- mit Körper 1 ergeben.. leine Elek trode 1@ mit. punktförmigem Kontakt mit Kör per 1 ist dazu eingerichtet. als Emitter von Löchern zu wirken und. ist in der Nähe eines Endes von Körper 1 angeordnet; eine andere Elektrode .5 mit punktförmigem Kontakt. mit Körper 1 ist dazu eingerichtet, als Kollektor von Löchern zu wirken und ist in der Nähe des andern Endes von Körper 1 angeordnet;
und die weiteren Elektroden mit punktförmi- rem Kontakt mit Körper 1 sind paarweise in Intervallen längs des Körpers 1 zwischen Haupt-Emitter- und Kollektor-Elektroden 4 und 5 gruppiert, wobei eine Elektrode 6 jedes Paares dazu eingerichtet ist, als Emitter von Löchern und.
die andere Elektrode 7 jedes Paares dazu als Kollektor von Löchern za wirken.
Im Betrieb wird: eine von einer Quelle S gelieferte konstante Spannung an die beiden Endelektroden 2 und 3 angelegt, wobei die Spannung eine solche Richtung hat, d:a.ss Elek trode 2 gegenüber Elektrode 3 positiv er scheint. Die Elektrode 4 erhält eine positive Vorspannung beziiglieh der Elektrode 2 mittels einer Quelle 9 konstanter Spannung, während die Elektrode; 5 gegenüber Elektrode 3 mittels einer Quelle 10 konstanter Span nung eire negative Vorspannung erhält.
Bei jedem der längs des Körpers 1 angeordneten Elektrodenpaar ist die Emitter-Elektrode 6 gegenüber der entsprechenden Kollektor-Elek- trode 7 mittels einer Quelle 11 konstanter Spannung positiv vorgespannt.
<B>Es</B> ist bekannt, dass bei einer positiv vor gespannten Emitter- Elektrode, die in Kon takt mit einem Crermaniumkörper vom N-Typ steht, der grösste Teil des durch den Kontakt fliessenden Stromes aus in das Germanium eingeführten Löchern besteht.
Wenn daher eire Signalquelle an die Eingangsklemmen 12 zwischen Elektrode 4 und Elel--trode ? ange schlossen wird, wird ein vornehmlich aus Löchern bestehender, dem Germanium zuge führter Signalstrom durch den Kontakt von Elektrode 4 fliessen, und diese Löcher werden infolge der Spannung mvischen den Elektro den 2 und 3 gegen das andere Ende das Kör pers 1 fliessen.
Wenn die längs des Körpers 1. fliessenden Löcher das erste Elektrodenpaar erreichen, wird ein Teil der Löcher zur Elek trode 7 des Paares fliessen, während der Rast der Löcher den Weg längs Körper 1 fort- setzt. Es ist bekannt., dass für eine negativ vorgespannte Kollekt.oralektrode in Kontakt mit einem Germaniumkörper von N-T#,p eine Zunahme des in den Kontakt. eintretenden Löeherst:
roms Anla.ss dazu gibt, da.ss eine gleiche oder grössere Zunahme des total durch den Kontakt. fliessenden Stromes auftritt. Der durch den Kontakt. von @lekt.rcxle 7 des Paares fliessende Strom wird auch durch den Kontakt. von Elektrode 6 des Paares fliessen, und der durch den Kontakt. von Elektrode 6 des Paares fliessende Strom wird wieder vor wiegend aus in den Körper 1. zugeführten Löchern bestehen.
Einige dieser Löcher wer den jenseits des Elektrodenpaa.res längs des Körpers 1 fliessen und durch geeignete Wahl von Emitter- und Kollektor-Elektroden 6 und 7 des Paares kann erreicht werden, dass der aus Löchern bestehende Signalstrom, der jenseits des Paares längs des Körpers 1 fliesst, grösser als der aus Löchern bestehende Signal strom ist, der längs des Körpers 1 vor Erreichen des Elektrodenpaares fliesst..
Wenn die längs der Körpers 1 fliessenden Löcher das nächste Elektrodenpaar erreichen, tritt eine ähnliche Verstärkung des längs des Körperas 1 fliessenden und aus Löchern bestehenden Signalstromes auf, dieser Vorgang wird bei jedem Paar von Elektroden wiederholt wer den.
Der grössere Teil des jenseits des letzten Elektrodenpaares längs des Körpers 1 fliessen den Löcherstroms fliesst schliesslich zu Elek trode 5, wobei der totale Siglialst:
rom, der durch den Kontakt von Elektrode 7 fliesst, wieder gleich oder grösser ist, als der aus Löchern bestehende, zu Elektrode 5 fliessende Signalstrom.
