Verfahren zum Herstellen von Halbleiterkristallen, vorzugsweise Einkristallen mit einstellbarer, beispielsweise konstanter Fremdstoffkonzentration
Die Erfindung bezieht sich auf ein Verfahren zum Herstellen von Halbleiterkristallen, vorzugsweise
Einkristallen, mit einstellbarer, beispielsweise konstanter, Fremdstoffkonzentration.
Bei der Herstellung von dotierten Halbleiterkristallen, vorzugsweise Einkristallen, durch Ziehen aus der Schmelze ist es erfahrungsgemäss schwierig, Kristalle zu erhalten, die eine über die ganze Ziehlänge gleichmässige Dotierung aufweisen. Da der Verteilungskoeffizient des Fremdstoffes im Halbleitermaterial im allgemeinen ungleich ist, steigt oder fällt die Fremdstoffkonzentration in Abhängigkeit von der Ziehlänge. Diese Tatsache macht sich bei der Herstellung von Halbleiterbauelementen sehr störend bemerkbar, da beim Zerlegen der Einkristallstäbe Teilstticke mit unterschiedlichem spezifischem Widerstand erhalten werden.
Die Herstellung von Einkristallstäben mit einstellbarer, beispielsweise über die ganze Stablänge konstanter Fremdstoffkonzentration gelingt bei Anwendung des Verfahrens gemäss der Erfindung, bei dem das geschmolzene Halbleitermaterial auf zwei miteinander verbundene, vorzugsweise zylindrische Gefässe unterschiedlichen Volumens aufgeteilt ist, bei dem das Ziehen des Kristalls aus dem das kleine Volumen aufweisenden Gefäss vorgenommen wird, wobei die Schmelze im kleineren Gefäss fortlaufend durch geschmolzenesHalbleitermaterial aus dem als Vorratsgefäss dienenden grösseren Gefäss ergänzt wird, und das dadurch gekennzeichnet ist, dass das Volumen der in dem kleineren Gefäss, welches innerhalb eines grö- sseren Gefässes angeordnet ist,
befindlichen Schmelze durch zwangsweise herbeigeführte Relativbewegun- gen der beiden Gefässe gegeneinander konstant gehalten oder entsprechend einem vorgegebenen Programm eingestellt wird, und dass die Bewegungen durch ausserhalb der Gefässe angeordnete, vorzugsweise gekoppelte, Antriebsvorrichtungen herbeigeführt werden.
Es ist zweckmässig, die Konzentration des Fremdstoffes in den beiden Gefässen entsprechend dem Verteilungskoeffizienten des Fremdstoffes im Halbleitermaterial einzustellen ; als Verteilungskoeffizient wird das Verhältnis der Konzentration des Fremdstoffes im festen Halbleitermaterial, d. h. im Kristall zur Konzentration des Fremdstoffes in der Schmelze verstanden. Dabei ist jedoch zu beachten, dass der Verteilungskoeffizient ausser von der Beschaffenheit des Materials von der Ziehgeschwindigkeit, mit der der Kristall aus der Schmelze gezogen wird, abhängt. Dieser sogenannte effektive Verteilungskoeffizient ist bei der Wahl der Fremdstoffkonzentration als Massstab zu werten.
Besonders vorteilhaft ist es, die Konzentration des Fremdstoffes in den beiden Gefässen derart zu wählen, dass das Verhältnis der Fremdstoffkonzentration im kleineren Gefäss zu derjenigen im grösseren Gefäss dem reziproken Wert des effektiven Verteilungskoeffizienten entspricht.
Bei einer Ausführungsform des Verfahrens gemäss der Erfindung ist vorgesehen, dass das grössere Ge- fäss mit einer Schmelze beschickt wird, deren Fremdstoffkonzentration gleich der im Kristall eingebauten Donatoren-bzw. Akzeptorenkonzentration ist.

Es ist vorgesehen, die Gefässe konzentrisch zur Ziehachse anzuordnen. Das kleinere Gefäss wird da- bei durch eine durch den Boden des grösseren Gefässes und den des Ziehraumes hindurchgeführte Achse mit den Antriebsvorrichtungen verbunden. Eine Antriebsvorrichtung dient zur Herbeiführung einer Rotations- bewegung des kleineren Gefässes, eine andere zur Herbeiführung einer Höhenverschiebung desselben Gefässes. Das umgebende Gefäss kann hiebei unbewegt bleiben. Die Anbringung eines Verbindungsgliedes ermöglicht es, Rotation und Höhenverschiebung des kleinen Gefässes gleichzeitig oder unabhängig von- einander vorzunehmen.
Zweckmässigerweise werden die Bewegungen, insbesondere die Rotation, derart gesteuert, dass es zu einer fUr die Einkristallbildung günstigen Temperaturverteilung im kleineren Gefäss kommt, insbesondere so, dass der thermische Mittelpunkt dem geometrischen entspricht.
Die Steuerung des Ziehvorganges erfolgt dabei in der Weise, dass die aus der Volumenänderung der im kleineren, als Ziehtiegel dienenden Gefäss befindlichen Schmelze resultierende Gewichtsänderung des
Gefässes kontinuierlich bestimmt wird und dass die erhaltenen Messwerte mit Hilfe geeigneter, vorzugs- weise elektrischer, Regeleinrichtung zur Steuerung des Ziehvorganges, insbesondere zur Einstellung eines vorgegebenen Schmelzvolumens im Ziehtiegel verwendet werden.
Zur Bestimmung der Volumenänderung, der im kleineren Gefäss befindlichen Schmelze bzw. der durch diese Änderung entstehenden Gewichtsänderung des Ziehtiegels wird ein geeigneter Kraftmesser, beispielsweise eine Federwaage, verwendet.
Eine Weiterbildung des auf dem Erfindungsgedanken beruhenden Verfahrens sieht vor, dass der zur
Messung der Volumenänderung vorgesehene Kraftmesser, beispielsweise eine Federwaage, mit einem
Steuerkontakt versehen wird, der über einen Verstärker eine Antriebsvorrichtung betätigt-durch die die
Lage der oberen Begrenzung des Ziehtiegels über der Schmelze fixiert wird und die bei einer Volumen- änderung bewirkt, dass das Volumen der Schmleze wieder auf den vorgegebenen Wert eingestellt wird.
Von der Einstellung des Steuerkontaktes hängt es ab, ob das Volumen der Schmelze konstant gehalten oder entsprechend einem bestimmten Programm verändert wird. Als besonders vorteilhaft ist es anzuse- hen, dass der Volumenausgleich kontinuierlich vorgenommen werden kann.
Um ein Zufliessen der im grösseren Gefäss befindlichen Schmelze zu der im kleineren Gefäss vorhan- denen zu ermöglichen, wird die Seitenwand des kleineren Gefässes mit einer kapillaren Bohrung verse- hen. Es ist vorteilhaft, die Bohrung so anzuordnen, dass sie tangential zur Innenwand des Gefässes ver- läuft. Die Richtung der Bohrung wird dabeiso gewählt, dass das Einströmen des Halbleitermaterials in das kleinere als Ziehtiegel dienende Gefäss durch dessenRotation unterstützt wird, was sich beispielsweise da- durch erreichen lässt, dass die Richtung der Bohrung von der Tiegelinnenwand zur Tiegelaussenwand in der
Rotationsrichtung verläuft.
GegenEnde des Ziehvorganges steigt dieFremdstoffkonzentration im Einkristall an, wodurch ein verhältnismässig grosser Abschnitt des Einkristallstabes für die Weiterverwendung zur Her- stellung von Halbleiterbauelementen unbrauchbar wird. Eine Verbesserung der Ausbeute kann beispiels- weise dadurch erreicht werden, dass die Volumina der beiden Gefässe vorteilhafterweise so bemessen wer- den, dass das Volumen des grösseren Gefässes gross im Verhältnis zu dem des kleineren ist, insbesondere so, dass das Volumenverhältnis 5 : 1 Uberschreitet.
Eine weitere Steigerung der Ausbeute lässt sich in der Weise erreichen, dassderAnstiegderFremdstoff- konzentration gegenEnde des Ziehvorganges weitgehend verzögert wird ; dies gelingt beispielsweise durch
Verwendung eines Vorratsgefässes, das in seinem Unterteil einen wesentlich geringeren Durchmesser als in seinem oberen Teil aufweist, wobei die Höhe des verjüngten Teiles etwa der Höhe des kleineren als Ziehtiegel dienenden Gefässes entspricht und die lichte Weite des verjüngten Teiles dem äusseren Umfang des
Ziehtiegels angepasst ist.
Zweckmässigerweise wird der Abstand zwischen der äusseren Begrenzung des Ziehtiegels und der Innenbegrenzung des Vorratsgefässes im unteren Teil auf einen Wert eingestellt, bei dem ein Nachfliessen des Halbleiters in den Ziehtiegel gerade noch möglich ist. Als besonders gUnstig hat sich ein Abstand wenig grösser als 1 mm erwiesen.
Um ein Zerspringen der Gefässe beim Erstarren der Schmelze zu vermeiden ist vorgesehen, dass ein Ziehtiegel verwendet wird, der konusförmig ausgebildet ist und der so angeordnet wird, dass der die kleinere Grundfläche aufweisende Teil nach unten gerichtet ist. Die Annäherung der Innenwandung des Vorratsgefässes wird dann in der Form des Ziehtiegels in entsprechender Weise angepasst. Beim Erstarren der Schmelze kann der Ziehtiegel dann nach oben gleiten oder in Richtung der Achse nach oben gleiten.
Es hat sich als zweckmässig. erwiesen, die Wandungen des Vorratsgefässes im oberen Teil möglichst dünn auszubilden.
Als Gefässmaterial eignet sich bei der Herstellung von Einkristallen aus Germanium im besonderen Masse Graphit.

Die nachdem Verfahren gemäss der Erfindung hergestellten Einkristallstäbe zeigen nicht nur eine be- sonders gleichmässige Verteilung der Fremdstoffe (Donatoren bzw. Akzeptoren) und damit einen über die Ziehlänge nahezu konslantenspezifischer Widersland, sondern zeichnen sich ausserdem durch eine beson- ders gute Kristallperfektion aus, die durch Einstellung einer für die Einkristallbildung besonders günstigen i Temperaturverteilung in der Schmelze erreicht wird. Diese günstige Temperaturverteilung wird insbe- sondere durch die Ausbildung und Rotation des kleineren, als Ziehtiegel dienenden Gefässes bewirkt. Die
Versetzungsdichte wird bei der Anwendung des auf dem Erfindungsgedanken beruhenden Verfahrens gegen- über den nach den herkömmlichen Verfahren hergestellten Einkristallstäben erheblich herabgesetzt.
Gleichzeitig wird die Vdteilung der Versetzungen über den Querschnitt gleichmässiger.
Die nach dem Verfahren gemäss der Erfindung hergestellten Halbleitereinkristalle sind in hervorra- gender Weise für die Herstellung von Halbleiterbauelementen. beispielsweise Transistoren, Gleichrichtern u. dgl., geeignet. Als besonderer Vorteil ist es zu werten, dass durch den über die ganze Ziehlänge und den Querschnitt des Einkristalles nahezu konstanten spezifischen Widerstand die Typenstreuung bei der
Herstellung der Bauelemente stark verkleinert wird.
Nähere Einzelheiten der Erfindung gehen aus der Beschreibung der Figuren und den AusfUhrungsbei- spielen hervor.
In Fig. 1 ist ein aus einem Quarzzylinder 1 bestehender Ziehraum 2 dargestellt, der durch die
Abdeckplatten 3 und 4 abgeschlossen wird. Die Ventile 5 und 6 dienen zum Ein-bzw. Ableiten von
Schutzgasen, wie beispielsweise Argon, Stickstoff oder Wasserstoff, vorzugsweise einem Gemisch mit
Wasserstoff. Durch die obere Abdeckplatte 3 ist die Ziehspindel 7, an der der Keimkristall 17 befestigt ist, hindurchgefUbrt. Ausserdem ist in der Abdeckplatte 3 ein verschliessbares Rohr 8 an- gebracht, das an seinem unteren Ende gebogen ist und so gedreht werden kann, dass durch das Rohr ein- geführte Fremdstoffe in das grössere-als Vorratstiegel dienende-Gefäss 9 oder in das kleinere Ge- fäss 10, das als Ziehtiegel vorgesehen ist, eingebracht werden können.
Es ist zweckmässig, die Grösse der Gefässe so zu wählen, dass der Vorratstiegel gross ist im Verhältnis zu dem kleineren Gefäss. Als besonders vorteilhaft hat sich ein Volumenverhältnis > 5 : 1 erwiesen. Durch geeignete Wahl des Volumenverhältnisses lässt sich eine Ausbeute an einkristallinem Material mit ge- steuertem Fremdstoffgehalt von mehr als 900/0 erreichen, da die Ausbeute in der Weise steigt, in der das
Verhältnis des Volumens des Vorratstiegels zu dem des Ziehtiegels wächst. Der Ziehtiegel 10 ist durch eine Achse 11 mit den Antriebsvorrichtungen 12und 13 über ein Verbindungsglied 14 verbunden.
Ausserdem sind zur Abdichtung des Ziehraumes 2 die Dichtungen 15 zwischen dem Quarzzylinder 1 und den Abdeckplatten 3 und 4 angebracht ; als Dichtungsmaterial eignen sich hitzebeständige Stoffe, beispielsweise Silikongummi.
Die in Fig. 2 dargestellte Ausführungsform entspricht im wesentlichen der in Fig. 1 gezeigten An- ordnung. Um jedoch eine optimale Anpassung der erzwungenen Relativbewegungen der Gefässe 9 und 10 zu erreichen, ist zur Erzielung einer besonders vorteilhaften"Selbststeuerung"vorgesehen, dass an der
Achse ein Belastungsgewicht 18 angebracht ist, das so bemessen ist, dass der Tiegel 10 in der im
Vorratsgefäss 9 vorhandenen Schmelze untertaucht. Die ebenfalls an der Achse 11 angebrachte Fe- derwaage 19 dient zur Messung der Kraft, die notwendig ist, um den mit dem Gewicht 18 belasteten Ziehtiegel 10 so weit zu heben, dass seine obere Begrenzung der im Vorratsgefäss vorhandenen Schmelze herausragt.
Die Waage 19 ist mit einem in der Figur nicht bezeichneten Steuerkontakt versehen, der über einen Verstärker 20, die Antriebsvorrichtung 12, die für eine vertikale Verschiebung des Tiegels 10 vorgesehen ist, betätigt. Durch das Verbindungsglied 14 wird ausserdem die Antriebsvorrichtung 12 mit der Antriebsvorrichtung 13, die eine Rotation des Tiegels 10 bewirkt, in sinnvoller Weise gekoppelt.
Ausserdem sind zur Abdichtung des Ziehraumes 2 die Dichtungen 15 zwischen dem Quarzzylinder 1 und den Abdeckplatten 3 und 4 angebracht. Als Dichtungsmaterial werden hitzebeständige Stoffe, beispielsweise Silikongummi, verwendet.
In Fig. 3 ist ein Längsschnitt durch den Ziehtiegel 10 dargestellt. Die Seitenwände des Tiegels, der bei Germanium zweckmässigerweise aus Graphit besteht, sind mit einer kapillaren Bohrung 16 versehen. Diese Bohrung wird-wie in Fig. 4 angedeutet-so angebracht, dass sie tangential zur Innenwandung in der Seitenwand des Tiegels verläuft. Auf diese Weise lässt sich der Volumenausgleich der im Ziehtiegel i0 befindlichen Schmelze mit der im Vorratstiegel vorhandenen bei Rotation des Ziehtiegels in besonders günstiger Weise erreichen. Ausserdem ist der weitere Nachschub an Halbleitermaterial bis zum Ende des Ziehprozesses beim Aufsetzen des Ziehtiegels auf den Boden des Vorratstiegels gewährleistet.

Beieinem speziellen Ausführungsbeispiel des Verfahrens gemäss der Erfindung werden zur Herstellung eines stabförmigen Einkristallesaus Germanium die beiden aus Graphit bestehenden Gefässe mit beispiels- weise undotiertem Germanium beschickt.
Durch beispielsweise induktive Beheizung auf eine Temperatur von etwa 9500C wird das in den Ge- fässen 9 und 10 befindliche Germanium zum Schmelzen gebracht. Danach wird durch Inbetriebnahme der Antriebsvorrichtung 12, die mit dem Ziehtiegel 10 über das Verbindungsglied 14 und die
Achse 11 verbunden ist, die Lage der oberen Begrenzung des Ziehtiegels über der Schmelze im Vor- ratsgefäss 9 so verändert, bis das gewünschte Volumen eingestellt ist. Anschliessend wird durch die
Antriebsvorrichtung 13, die ebenfalls über das Verbindungsglied 14 und die Achse 11 mit dem
Ziehtiegel verbunden ist, die Rotation des Ziehtiegels herbeigeführt. Die Rotationsgeschwindigkeit liegt dabei günstigerweise zwischen 10 und 100 Umdr/min.
Dann wird die dem gewünschten spezifischen Wi- derstand des einkristallinen Materials entsprechende Menge eines Fremdstoffes durch das fUr das Einbrin- gen des Dotierungsmaterials vorgesehene Rohr 8 in das geschmolzene Germanium im Ziehtiegel gebracht.
Für die Herstellung von n-leitendem Germanium eignet sich beispielsweise Antimon als Dotierungsmaterial, für die Herstellung von n-leitenden Germanium, beispielsweise Indium. Beide Dotierungsmaterialien zeichnen sich durch einen kleinen effektiven Verteilungskoeffizienten in Germanium aus, was unter anderem den Vorteil hat, dass relativ grosse Mengen des Fremdstoffes eingesetzt werden können, wodurch bei der Einwaage auftretende Ungenauigkeiten weitgehend vermieden werden bzw. die Herstellung einer Vorlegierung überflüssig wird.
Nach Absenken des an der Ziehspindel 7 befestigten Kristallkeims 17 in die Schmelze im Ziehtiegel und Einregeln der optimalen Temperatur beginnt der Einkristall zu wachsen. Mit fortschreitendem Herausziehen des an der Ziehspindel 7 befestigten und ständig wachsenden Kristalls 17 nimmt das Volumen der Schmelze im Tiegel 10 ab. Der Tiegel wird möglichst kontinuierlich so gesenkt, dass das Volumen der Schmelzedurchausdem Vorratsgefäss 9 durch die kapillare Bohrung 16 einströmende Halbleitermaterial entweder konstant gehalten oder entsprechend einem vorgegebenen Programm verändert wird.
Begünstigt wird die Zuführung des Nachschubmaterials, wenn die Bohrung so gelegt wird, dass sie tangential zur Innenwandung des Ziehtiegels 10 verläuft, und wenn ausserdem die Richtung der Rotationsbewegung und der Verlauf der kapillaren Bohrung entsprechend Fig. 4 aufeinander abgestimmt sind.
Durch die Rotation des Ziehtiegels 10 wird eine gute Durchmischung des darin befindlichen geschmolzenen Halbleitermaterials erreicht, was zu einer sehr gleichmässigen Verteilung des Fremdstoffes über die gesamte Länge und den Querschnitt des aus der Schmelze gezogenen Kristalles führt. Ausserdem lässt sich durch die Rotation bzw. durch die Steuerung der Rotationsgeschwindigkeit die Temperaturverteilung in der im Ziehtiegel vorhandenen Schmelze vorteilhaft beeinflussen, wodurch eine erhebliche Herabsetzung der Versetzüngsdichte erreicht wird.
Bei einem andern Ausführungsbeispiel werden zur Herstellung eines stabförmigen Einkristalles aus Germanium die beiden aus Graphit bestehenden Gefässe mit beispielsweise undotiertem Germanium beschickt. Durch beispielsweise induktive Beheizung auf eine Temperatur von ungefähr 950 C wird das in den Gefässen 9 und 10 befindliche Germanium zum Schmelzen gebracht. Dann wird das kleinere, als Ziehtiegel dienende Gefäss durch ein ausserhalb des Reaktionsgefässes 2 an der Achse 11 angebrachtes Gewicht 18 derart belastet, dass es in der im grösseren Gefäss befindlichen Schmelze untertaucht. Um ein bestimmtes Germaniumvolumen im Gefäss 10 einzustellen, wird dieses mit einer bestimmten Kraft, die durch die Federwaage 19 gemessen wird, durch die Antriebsvorrichtung 12 angehoben und die Lage seiner oberen Begrenzung über der Schmelze im Vorratsgefäss 9 fixiert.
Anschliessend wird durch die Antriebsvorrichtung 13, die ebenfalls über das Verbindungsglied 14 und die Achse 11 mit dem Ziehtiegel verbunden ist, die Rotation des Ziehtiegels herbeigeführt. Die Rotationsgeschwindigkeit liegt dabei günstigerweise zwischen 10 und 100 Umdr/min. Dann wird die dem gewünschten spezifischen Widerstand des einkristallinen Materials entsprechende Menge eines Fremdstoffes durch das für das Einbringen des Dotierungsmaterials vorgesehene Rohr 8 in das geschmolzene Germanium im Ziehtiegel 10 gebracht.
Für die Herstellung von n-leitendem Germanium eignet sich beispielsweise Antimon als Dotierungsmaterial ; soll p-leitendes Germanium hergestellt werden, so ist Indium als Dotierungsmaterial geeignet, da sich diese Dotierungsmaterialien, wie im Vorhergehenden bereits erwähnt, durch einen kleinen effektiven Verteilungskoeffizienten in Germanium auszeichnen. Dieser Vorteil wird auch durch die Wahl des Volumenverhältnisses der Gefässe 9 und 10, das möglichst gross sein soll, begUnstigt.
