次に、図1および図2に示すように構成された研磨装置による一連の研磨処理工程について説明する。
トップリング1は基板受渡し位置でウエハWを受け取り、真空吸着により保持する。ウエハWの真空吸着は真空源87により複数の孔4h内に真空を形成することによって行われる。ウエハWを保持したトップリング1は、予め設定したトップリング1の研磨設定位置まで下降する。この研磨設定位置では、リテーナリング3は研磨パッド20の研磨面20aに接触しているが、研磨前は、トップリング1でウエハWを保持しているので、ウエハWの下面(被研磨面)と研磨パッド20の研磨面20aとの間には、わずかな間隙(例えば、約1mm)がある。このとき、研磨テーブル10およびトップリング1は、ともに回転駆動されている。この状態で、ウエハWの裏面側にあるメンブレン4を膨らませ、ウエハWの下面を研磨パッド20の研磨面20aに当接させ、研磨パッド20とウエハWとを相対運動させることにより、ウエハWの表面が研磨される。
