Conventionally, it is known that an aqueous hydroxide solution showing alkalinity is effective as a cleaning liquid used in such a process. Among them, ammonium hydroxide, tetramethylammonium hydroxide, and the like are widely used as cleaning liquids that do not contain an alkali metal such as sodium that leads to malfunction of electronic components.
Incidentally, among electronic components, there is a component in which a silicon portion and a metal other than silicon are exposed on the surface at least at a part of the surface. When the alkaline aqueous solution is used at the time of cleaning such parts, there is a problem in that silicon and metals other than silicon are eroded.

The present invention has been completed by finding that it can be suitably used in the washing step.

As a method of cleaning an electronic component using the cleaning liquid of the present invention, for example, the electronic component may be cleaned with the cleaning liquid of the present invention in a temperature range of 10 to 80 ° C. Further, the electronic component may be cleaned by mixing the cleaning liquid of the present invention with hydrogen peroxide water or the like.
[0025]
The electronic component cleaning liquid of the present invention has an excellent cleaning effect and suppresses erosion of silicon such as single crystal silicon, amorphous silicon, and polycrystalline silicon, and metals other than silicon, such as tungsten and copper, It can be suitably used in a cleaning process for electronic components such as liquid crystal displays and integrated circuit devices using silicon substrates.

Examples 1 and 2 and Comparative Example 1
As a material to be cleaned, a 1000 熱 thick thermal oxide film is formed on a silicon substrate, and then a test piece (A) having an amorphous silicon film having a thickness of 1000 と is formed, and a 1000 厚 thick silicon nitride is formed on the silicon substrate. Then, a test piece (B) on which a tungsten film having a thickness of 10,000 mm was formed was used. The test piece was immersed in a cleaning solution shown in Table 1 held at 50 ° C. in a constant temperature bath, and the erosion property of the cleaning solution against amorphous silicon and tungsten was examined. The conditions and results are shown in Table 1.
