【発明の属する技術分野】
本発明は、膜の処理方法に係わり、特に半導体装置の製造に用いられる酸化物膜や、有機物からなるレジスト膜,反射防止膜等の膜質を改善するための膜の処理方法に関する。

【従来の技術】
近年の半導体装置の高集積化及び高速化に伴い、配線の微細化,配線間容量の低減化が益々要求されている。これに伴い、加工に使用されるレジストや反射防止膜にはエッチング耐性が、層間絶縁膜には低誘電率特性が必須となってきている。また、キャパシタ絶縁膜には低欠陥化が必須となってきている。

レジストや反射防止膜のエッチング耐性を向上させる方法として、UVキュアー,EBキュアー等が知られている。また、レジストのエッチング耐性はC含有率が多いほど、さらに酸素含有量が少ないほど向上することが知られている。レジスト材料としては、芳香族化合物や脂環式化合物を含有させること、また近年電子線レジストとしてC粒子を混合することでドライエッチング耐性を向上させることが行われている。

レジスト膜の処理方法として、UVキュアーでは、短波長の光(300nm以下)が膜の内部まで到達しないため表面のみの硬化で終わり、その効果が少なかった。また、EBキュアーにおいては、レジスト膜内部まで硬化させることが可能であるが、従来真空中や不活性ガス雰囲気中で電子線照射を行っていたため、硬化反応のみに止まっていた。

配線における電力消費及びクロストーク効果を減らすための一つの方法は、導体を分離している誘電体又は絶縁体の誘電率を小さくすることである。一般に、材料の誘電率Kは、

誘電率を下げるには、絶縁膜としてのSiO2 のOをFに置き換えて分極率を下げることや、密度を小さくすることが有効である。また、膜中に水酸基や水等の極性基が含まれたり、例えばSiO2 膜中に(Si・,O・,Si−Si結合)等の欠陥があると誘電率が増大することが分かっており、これらを除去することが有効である。

誘電率を下げるために密度を小さくする方法として、固体の誘電材料を部分的に空気で置き換えて多孔質誘電膜を形成する方法が提案されている(米国特許第4652457号)。この特許は、制御された多孔質度及び細孔寸法でもって多孔質膜を堆積させるゾル−ゲル技術について開示しており、そこでは基板上へ溶液が堆積され、次いでゲル化され、そして次に蒸発によって溶媒を除去することで架橋及び高密度化がはかられ、それにより多孔質誘電材料が形成される。この方法によって形成される誘電材料は、15%から50%の多孔質度を有する。但し、このようにして形成された多孔質誘電材料の表面基は高い極性を有する基であることが知られており、吸湿性が高くそのために誘電率の上昇が見られることが知られている。

特開平8−46047号公報では、多孔質誘電材料の表面基を除去する方法が述べられている。100℃から490℃の温度でベーキングすること、さらにベーキング工程を還元性雰囲気、好ましくはH2 を含み酸素を含まない雰囲気、或いはフォーミングガス(体積比で約10%のH2 と約90%のN2 )中、更にはフッ素化合物を含む雰囲気でベーキングを行うことが述べられている。但し、ベーキング工程が30分以上と長いことが欠点である。

また、BSG膜の改質方法として、改質用反応ガスのプラズマに晒す方法が特開平7−135205号公報に述べられている。改質用反応ガスとして酸素,アンモニア,不活性ガスのいずれかを用い、プラズマに晒している間500℃に保つことで、プラズマ処理しないBSG膜と比較して吸湿性が低いために、低誘電率が長期にわたって達成でき、さらに応力変動が小さくなることが述べられている。しかし、500℃という高い温度の熱処理が必要となることから、適用範囲が限られる。

【発明が解決しようとする課題】
このように従来、レジスト,反射防止膜,絶縁膜などの膜質改善をはかるために様々な処理が検討されているが、いずれにおいてもその効果が十分でない、加熱温度が高い、処理時間が長い、等の解決すべき問題が残っている。

本発明は、上記事情を考慮して成されたもので、その目的とするところは、電子線の照射を利用して各種膜の膜質改善をはかることができ、かつ加熱温度の低温化及び処理時間の短縮化をはかることができ、半導体装置の製造に有効利用できる膜の処理方法を提供することにある。

【課題を解決するための手段】

上記課題を解決するために本発明は、次のような構成を採用している。

即ち本発明は、基板上に形成された被処理膜を改質するための膜の処理方法において、基板上に形成された被処理膜を酸化性ガス又は還元性ガス雰囲気下で加熱すると共に、該膜に対して電子線を照射することを特徴とする。

ここで、本発明の望ましい実施態様としては次のものがあげられる。

(1) 被処理膜は、有機物又は有機物とカーボンとの混合物からなり、この膜に対して還元性雰囲気下で加熱処理を施すと共に電子線を照射することにより、該膜の炭化反応を促進させること。より具体的には、被処理膜はレジストや反射防止膜であること。

(2) 被処理膜は酸化物であり、酸化性雰囲気下で加熱すると共に電子線を照射することにより該膜を改質すること。より具体的には、被処理膜はBST,PSG,BSG,又はBPSGであること。

(3) 被処理膜は、有機物又は有機物と無機物からなる多孔質膜であり、この膜に対して還元性雰囲気下で加熱処理を施すと共に電子ビームを照射することにより、有機物の炭化反応を促進させること。

(4) 被処理膜は、無機物と有機物からなる膜であり、この膜に対して酸化性雰囲気で加熱処理を施すと共に電子ビームを照射することにより、有機物を除去すること。

(5) 被処理膜は半導体基板上に形成された半導体膜又は金属膜であり、還元性ガス雰囲気下で加熱処理を施すと共に電子線を照射することにより、基板と被処理膜との間に形成された自然酸化膜の還元反応を促進させること。

(作用)
本発明によれば、有機物又は有機物とカーボンとの混合物からなる被処理膜に対し、還元性雰囲気(水素を含むガス)下で加熱処理を施すと共に電子線を照射することにより、有機物の硬化反応に止まらずに、酸素を含有する基の除去、更にはカーボンに近い組成まで膜を変性できる。このため、エッチング耐性のより一層の向上をはかることが可能となる。

また、BSTやBSG等のような酸化物からなる被処理膜に対し、酸化性雰囲気下で加熱処理を施すと共に電子線を照射することにより、プラズマに晒すよりも低温でかつ短時間で改質を行うことが可能となる。

多孔質膜として、半導体分野以外ではポリオレフィン系樹脂発泡体が断熱材,防振材,シール材,パッキング材等に応用されている。これらの有機樹脂からなる多孔質膜は、耐熱性,吸湿性が悪く半導体分野では実用に供されない。本発明によれば、これらの多孔質膜に対し還元性ガス雰囲気下で電子線照射することにより、有機物の処理で述べたのと同様に有機樹脂部分をカーボン化することができ、耐熱性,吸湿性等の改善をはかって半導体分野で低誘電体膜として使用することが可能となる。

【発明の実施の形態】
実施形態を説明する前に、本発明方法に使用する、ガス導入及びウェハステージの加熱が可能な電子線照射装置の例を、図1及び図2を参照して説明する。

図1において、11は電子光学鏡筒、12は電子銃、13,14は電子レンズ、15はピンホール、16は試料室、17はウェハ、18はウェハステージ、19は加熱機構、11a,16bはガス排気口、16aはガス導入口を示している。この装置は、高真空が必要な電子光学鏡筒11と低真空でよい試料室16とがピンホール15を介して接続され、各々を差動排気するもので、電子銃12の部分は10-7Torr以下の真空度、試料室16は10-4Torr以上10mTorr 以下程度の真空度を保持できるものである。

以下、本発明の詳細を図示の実施形態によって説明する。

(第1の実施形態)
図3は、本発明の第1の実施形態に係わるレジスト膜の処理方法を示す工程断面図である。

まず、図3(a)に示すように、基板30上に形成された厚さ900nmの酸化膜31上に、反射防止膜32(DUV42:Brewer Science 社製)を55nmの厚さに塗布し、その上にレジスト33(KRF M20G:ジェイエスアール社製)を300nmの厚さに塗布した。

次いで、KrF露光装置を用いて、図3(b)に示すように、レジスト33に150nmのラインアンドスペースパターンを形成した。その後、図3(c)に示すように、レジスト33をマスクに反射防止膜32を選択エッチングした。

次いで、前記図1に示すような電子線照射装置を用いて、試料室16にフォーミングガス(H2:10%,N2:90%)を流しながら、10mTorrの圧力下でステージ18を100℃に加熱すると共に、10keVの加速電圧の電子線を1200μC/cm2 の照射量で照射した。その後、温度を300℃に上げて再度電子線の照射を行った。

次いで、図3(d)に示すように、レジスト33をマスクに酸化膜31を選択エッチングしたところ、150nmのラインアンドスペースの酸化膜パターンがエッジの荒れなしに形成できた。

ここで、電子線照射処理を施したレジスト33の元素分析を行ったところ、酸素含有量が減少していた。比較として電子線照射処理を行わなかった場合には、酸化膜エッチング中にレジストパターンのエッジが荒れ、酸化膜パターンもレジストパターン荒れを反映してパターンエッジラフネスが大きくなった。フォーミングガス雰囲気でなく、高真空(10-5Torr)又は不活性ガス雰囲気下で電子線照射を行った場合には、架橋反応のみ起こるため酸素含有量の低下は認められず、レジストパターンのエッジの荒れは軽減するものの酸化膜エッチング後にエッジの荒れが残った。

このように本実施形態によれば、被処理膜としてのレジスト33に対して、水素を含む還元性雰囲気下で加熱処理すると共に電子線を照射することにより、レジスト33を構成する有機材料の架橋反応を促進させると共に、炭化反応を促進させることができ、これにより酸化膜エッチング中にレジストパターンのエッジが荒れるのを防止できる。つまり、レジスト33の耐エッチング性の大幅な向上をはかることができる。

(第2の実施形態)
図4は、本発明の第2の実施形態に係わる反射防止膜の処理方法を示す工程断面図である。

まず、図4(a)に示すように、基板40上に形成された厚さ900nmの酸化膜41上に、固形分中にカーボン微粒子80wt%、ノボラック樹脂20wt%を含有した反射防止膜42を100nmの厚さで形成し、第1の実施形態と同様に、フォーミングガス雰囲気下で電子線照射処理を行った。

次いで、図4(b)に示すように、反射防止膜42上にSOG膜43を50nmの厚さに塗布し、その上にレジスト44を100nmの厚さに塗布した。次いで、図4(c)に示すように、レジスト44をパターニングし、150nmのラインアンドスペースパターンを形成した。その後、レジスト44をマスクにSOG膜43を選択エッチングし、続いてSOG膜43をマスクに反射防止膜42を選択エッチングした。

次いで、図4(d)に示すように、反射防止膜42をマスクに下地酸化膜41を選択エッチングしたところ、150nmのラインアンドスペースの酸化膜が形状良く形成できた。比較として、反射防止膜を電子線照射しなかった場合、パターンエッジラフネスが大きいパターンになった。

このように本実施形態では、反射防止膜42に対して、水素を含む還元性雰囲気下で加熱処理すると共に電子線を照射することにより、反射防止膜42を構成する有機材料の架橋反応を促進させると共に、炭化反応を促進させることができ、これにより反射防止膜42の耐エッチング性の大幅な向上をはかることができる。

(第3の実施形態)
図5は、本発明の第3の実施形態に係わるBSG膜の処理方法を示す工程断面図である。

まず、図5(a)に示すように、基板50上にCVD法により形成された厚さ900nmのBSG膜51に対し、前記図2に示す電子線照射装置を用い、10%の酸素を含有する窒素ガスを流しながら、基板を400℃に加熱すると共に、50keVの加速電圧の電子線を2000μC/cm2 照射した。

ここで、本実施形態のように電子線照射したものと、比較例として電子線照射しないものとでBSG膜51の誘電率を調べたところ、

であり、比較例に比べて、電子線処理を行ったものが誘電率が低くなっているのが分かる。また、電子線処理を行ったものの方が空気中に放置しておいても誘電率の増大が少ないことが分かる。

このように本実施形態では、BSG膜51に対して酸化性雰囲気で加熱処理すると共に電子線を照射することにより、BSG膜51の誘電率を低くすることができ、しかもBSG膜51の経時的な誘電率変化も小さくすることができる。これは、BSG膜を配線間の絶縁に用いる場合に有効である。

具体的には、上記の電子線処理したBSG膜51に対し、図5(b)に示すように、配線を形成すべき部分を選択エッチングして溝を形成する。続いて、図5(c)に示すように、全面に金属膜52を形成し、BSG膜51に形成した溝に金属膜52を埋め込む。その後、図5(d)に示すように、CMPで表面平坦化することにより、埋め込み配線が形成される。この場合に、BSG膜51の誘電率が低いことは極めて有効である。

(第4の実施形態)
本実施形態は、キャパシタ絶縁膜に用いるBST膜の処理方法である。図には示さないが、CVD法にて基板上に成膜したBST膜に対し、酸素雰囲気下で400℃に加熱すると共に、前記図2の電子線照射装置にて50keVの加速電圧で2000μC/cm2 の電子線を照射した。

電子線照射後の誘電率は300であった。ここで、比較例として電子線照射しないものは誘電率200であり、放置することでひび割れが生じた。これは、電子線照射することで結晶欠陥が改善されたものと考えられる。

なお、電子線の照射ではなくプラズマの照射により膜質を改善することも可能であるが、その場合は加熱温度を600〜700℃と高くする必要があり、さらに処理時間も長くする必要がある。このように電子線照射の方が優れているのは、電子は膜の深い位置まで容易に到達できるためと考えられる。

(第5の実施形態)
本実施形態は、配線の絶縁に用いる絶縁膜の処理方法である。図には示さないが、有機基であるクミル置換基を30%有するラダー型ポリシロキサン膜を、基板上に塗布により1μm厚で形成した。

次いで、前記図2に示す電子線照射装置を用いて、酸素10%,窒素90%のガス雰囲気下で150℃に加熱しながら、50keVで電子線を100μC/cm2 照射し、クミル基を脱離させると同時に、シロキサン部分の架橋反応を起こさせた。その後、400℃に加熱し、50keVで電子線を2000μC/cm2 照射し、クミル基を膜から離脱させると共に、酸化膜のダングリングボンドの終端化を行わせた。

(第6の実施形態)
本実施形態では、多孔質誘電体膜の処理方法について説明する。図には示さないが、低密度ポリエチレン70重量部,エチレン−酢酸ビニル共重合体20重量部,高密度ポリエチレン10重量部を、N,N−ジメチルアセトアミド300重量部に溶かした溶液に発泡剤(アゾジカルボンアミド)1重量部を添加した溶液をウェハ上に塗布し、乾燥させて誘電体膜を形成した。この誘電体膜に対し、前記図2に示す電子線照射装置を用いて、窒素ガス雰囲気中で室温にて電子線を照射し架橋させた後、150℃に加熱し発泡剤を分解させて多孔質膜を形成した。

作成された多孔質膜に対し、前記図2に示す電子線照射装置を用い、フォーミングガス雰囲気下で200℃から400℃に2分間かけて加熱しながら、50keVの電子線を200μC/cm2 照射した。これにより、多孔質膜の有機物部分が炭化して強固なものとなった。誘電率を調べたところ、

図6は、本発明の第7の実施形態に係わるポリSi膜の処理方法を示す工程断面図である。

まず、図6(a)に示すように、Si基板60上にCVDやスパッタ法によりポリSi膜61を200nmの厚さに形成した。このとき、Si基板60とポリSi膜61との間に薄い自然酸化膜62が形成されるのは避けられない。

次いで、前記図2に示す電子線照射装置を用い、水素ガス雰囲気下で400℃に加熱しながら、ポリSi膜61に50keVの電子線を2000μC/cm2 照射した。電子線照射処理後のポリSi膜61の膜特性を調べたところ、基板60を含めた直列抵抗が電子線照射しないものと比べて0.5×101 Ω程度向上するのが認められた。これは、還元性雰囲気で電子線照射することにより、図6(b)に示すように、自然酸化膜62が還元されてSiになったものと推定される。

ここで、電子線照射なしでも還元性雰囲気下の熱処理により自然酸化膜をSiに還元することは可能ではあるが、図6のように比較的厚いポリSi膜下の自然酸化膜を還元するのは極めて難しい。本実施形態では、膜の深い位置まで到達することができる電子を利用することにより、厚いポリSi膜下の自然酸化膜を容易に還元することができるのである。

以上詳述したように本発明によれば、基板上に形成された被処理膜を改質するための膜の処理方法において、基板上に形成された被処理膜を酸化性ガス又は還元性ガス雰囲気下で加熱すると共に、該膜に対して電子線を照射することにより、各種膜の膜質改善をはかることができ、かつ加熱温度の低温化及び処理時間の短縮化をはかることができる。
