kt 2=φr /Tan(φr )
φr =(π/2)(fr /fa )
がある。
【0033】

[0002]
[Prior art]
Elements utilizing the piezoelectric phenomenon are used in a wide range of fields. As mobile devices such as mobile phones are becoming smaller and lower in power consumption, the use of surface acoustic wave (SAW) elements as RF and IF filters used in such devices is expanding. . This SAW filter has been able to meet the strict requirements of users by improving the design and production technology. However, as the frequency of use increases, the characteristics are approaching the limit of improvement. On the other hand, great technological innovation is needed.

On the other hand, a thin film bulk acoustic resonator (FBAR) that utilizes the thickness vibration of a piezoelectric thin film drives a thin film mainly made of a piezoelectric material on a thin support film provided on a substrate. The basic resonance in the gigahertz band is possible. If the filter is configured with FBAR, it can be remarkably miniaturized, and can be integrated with a semiconductor integrated circuit in addition to being capable of low-loss and wideband operation, and is expected to be applied to future ultra-compact portable devices. Yes.
[0004]
A piezoelectric thin film element applied to a resonator, a filter or the like using such an elastic wave is manufactured as follows. Dielectric thin films and conductive films can be formed on the surface of a semiconductor single crystal substrate such as silicon, or a substrate formed by forming a film of a constant elastic metal such as polycrystalline diamond or Elinvar on a silicon wafer or the like by various thin film forming methods. A base film made of a thin body film or a laminated film thereof is formed. A piezoelectric thin film is formed on the base film, and an upper structure is formed if necessary. After each film is formed or after all the films are formed, each film is subjected to physical processing or chemical processing to perform fine processing or patterning. After a floating structure is formed by removing a portion located below the vibrating portion of the piezoelectric thin film from the substrate by anisotropic etching, the floating structure is separated for each element unit to obtain a piezoelectric thin film element.
[0005]
For example, the piezoelectric thin film element described in Japanese Patent Application Laid-Open No. 58-153212 and Japanese Patent Application Laid-Open No. 60-142607 is formed after forming a base film, a lower electrode, a piezoelectric thin film, and an upper electrode on the upper surface of a substrate. It is manufactured by removing the substrate portion under the portion that becomes the vibration portion from the lower surface of the substrate.
[0006]
The piezoelectric material for the piezoelectric thin film element includes aluminum nitride (AlN), zinc oxide (ZnO), cadmium sulfide (CdS), lead titanate [PT] (PbTiO 3 ), lead zirconate titanate [PZT] ( Pb (Zr, Ti) O 3 ) or the like is used. In particular, AlN has a high propagation speed of elastic waves and is suitable as a piezoelectric material for a thin film resonator or a piezoelectric thin film resonator operating in a high frequency band.
[0007]
[Problems to be solved by the invention]
Since FBAR obtains resonance by propagation of elastic waves in the thin film, not only the vibration characteristics of the piezoelectric thin film but also the vibration characteristics of the electrode layer and the base film greatly affect the resonance characteristics of the FBAR. Until now, various studies have been made to apply an AlN thin film to an FBAR. However, a thin film resonator or a thin film filter that exhibits sufficient performance in the gigahertz band has not yet been obtained. Therefore, it is strongly desired to realize a thin-film piezoelectric element that is excellent not only in the AlN thin film but also in the electromechanical coupling coefficient, the acoustic quality factor, and the resonance frequency temperature stability of the vibrating part including the electrode layer and the base film. ing.
[0008]
Accordingly, the present invention provides a piezoelectric thin film resonator that improves the temperature stability of the resonance frequency without impairing the electromechanical coupling coefficient and the acoustic quality factor, while taking advantage of the characteristics of the AlN thin film that the propagation speed of elastic waves is high. The purpose is to provide.
[0009]
[Means for Solving the Problems]
The inventors of the present invention have found that molybdenum (Mo) has a large modulus of elasticity on both sides of a piezoelectric thin film mainly composed of AlN compared to general electrode materials such as gold, platinum, aluminum, and copper, and a remarkably small thermoelastic loss. ) And an insulating layer mainly composed of silicon oxide (SiO 2 ) having a temperature coefficient with a different sign from the temperature coefficient of the resonance frequency of the piezoelectric thin film is included in the vibration part. It has been found that, by forming, the temperature stability of the resonance frequency can be improved while maintaining a high electromechanical coupling coefficient and a high acoustic quality factor, and the present invention has been achieved. Furthermore, the thickness of the piezoelectric thin film mainly composed of aluminum nitride is t, and the thickness of the insulating layer mainly composed of silicon oxide (the total of the thicknesses when there are a plurality of insulating layers) is t. By setting the thickness of each layer to satisfy 0.1 ≦ t ′ / t ≦ 0.5, preferably 0.2 ≦ t ′ / t ≦ 0.4, a high electromechanical coupling coefficient and It has been found that a high performance FBAR having a high acoustic quality factor and extremely good temperature stability can be realized.
[0010]

In the child

[0011]

In one embodiment of the present invention, the insulating layer has a silicon oxide content of 50 equivalent% (mol%) or more. In one embodiment of the present invention, the lower electrode and the upper electrode have a molybdenum content of 80 equivalent% (mol%) or more.
[0013]
In one aspect of the present invention, one of the insulating layers is formed on the surface of the substrate. In one aspect of the present invention, one of the insulating layers is formed on the surface of the piezoelectric multilayer structure opposite to the substrate.
[0014]
In one aspect of the present invention, the substrate is made of a silicon single crystal. In one aspect of the present invention, the upper electrode includes a first electrode portion and a second electrode portion that are formed apart from each other.
[0015]
In one embodiment of the present invention, the electromechanical coupling coefficient obtained from the measured values of the resonance frequency and antiresonance frequency in the vicinity of 2.0 GHz is 4.0 to 6.5%, and the acoustic quality factor is 750 to 2000. Yes, the temperature coefficient of the resonance frequency is -20 to 20 ppm / ° C.
[0016]
Furthermore, according to the present invention, there are provided a VCO (voltage controlled oscillator), a filter, and a transmission / reception switch configured by using the piezoelectric thin film resonator as described above, in which characteristics at a high frequency of 1 GHz or more are remarkably exhibited. Can be improved.

[0032]
In the piezoelectric thin film resonator as described above, the following relationship k exists between the resonance frequency f r and the anti-resonance frequency f a and the electromechanical coupling coefficient k t 2 in the impedance characteristics measured using the microwave prober. t 2 = φ r / Tan (φ r )
φ r = (π / 2) (f r / f a )
There is.
[0033]
For simplicity, the following equation k t 2 = 4.8 (f a −f r ) / (f a + f r ) is used as the electromechanical coupling coefficient k t 2.
In this specification, the value calculated using this equation is used as the numerical value of the electromechanical coupling coefficient k t 2 .
[0034]
In the FBAR configured as shown in FIGS. 1, 2, 3, 4, 5, 6 and 7, 8, the electromechanical coupling coefficient k t obtained from the measured values of the resonance frequency and antiresonance frequency in the vicinity of 2.0 GHz. 2 is 4.0 to 6.5%. When the electromechanical coupling coefficient k t 2 is less than 4.0%, the bandwidth of the manufactured FBAR becomes small, and it tends to be difficult to put it to practical use in a high frequency range.
