【発明の属する技術分野】
本発明は、第1部材に対して第2部材を相対的に駆動するためのステージ装置に関し、例えば半導体素子、撮像素子、液晶表示素子、又は薄膜磁気ヘッド等のデバイスを製造するためのフォトリソグラフィ工程中で、マスクパターンを基板上に転写するために使用される露光装置のマスクステージや基板ステージに使用して好適なものである。

【従来の技術】
例えば半導体素子を製造する際に、マスクとしてのレチクルのパターンを基板としてのフォトレジストが塗布されたウエハ(又はガラスプレート等)の各ショット領域に転写するために、一括露光方式又は走査露光方式の露光装置が使用されている。前者の一括露光方式の露光装置は、主にウエハやレチクルを高精度に位置決めするために、また後者の走査露光方式の露光装置は、主に走査露光中のレチクル及びウエハの等速性を高精度に維持するために、それぞれレチクルステージ及びウエハステージを備えている。これらのステージの駆動用アクチュエータとして、かつては回転モータが用いられていたが、最近では、実質的に摩擦がなく、そのためステージに加わる外乱を低く、更には事実上なくすことができるリニアモータが用いられることが多い。

リニアモータは、基本的な構成として可動子と固定子とを有し、例えばムービングマグネット型のリニアモータでは、可動子に所定ピッチで磁石が配置され、固定子に磁石の配置に応じてコイルが配置されている。通常、ストロークが長い場合、3相のリニアモータが用いられ、固定子(3相のコイル)に対する可動子(磁石)の位置(相対位置)により、各相のコイルの電流が設定される。

この場合、磁石の幅及びピッチを適当に調整することで、コイルに鎖交する磁束密度は位置に応じて略正弦波状になっており、磁束密度のピッチは、一例として正弦波の周期として考えると磁石の配列ピッチの2倍となり、3相コイルのピッチは磁束密度のピッチの2/3である(例えば特許文献1参照)。なお、別の例として、コイルのピッチを磁束密度のピッチの1/6等とすることも可能であり、何れの場合でも磁石の配列ピッチとコイルのピッチとの間には所定の関係がある。

リニアモータの発生する推力はフレミングの左手の法則に従い、その大きさは磁束密度に比例し、電流に比例する。また、可動子の位置が変わるとコイルに鎖交する磁束密度が変化するため、コイルに一定の電流を流し続けると、可動子の位置により推力は変化する。この場合、各相のコイルによって発生する推力は、各相のコイルの推力定数(単位電流当たりに発生する推力)に電流を乗ずることによって求めることができる。その推力定数は、可動子の位置の関数であり、ほぼその位置に関する正弦波状の関数である。ステージに用いられるリニアモータの場合、どの位置でも一定の推力が得られることが求められるため、3相のリニアモータでは、3相のコイルに流す電流の位相を120°ずつずらして、以下のように各相のコイルによって発生する推力の和が一定になるようにしている。

【発明が解決しようとする課題】
上記の如く、3相のリニアモータでは、磁石の配列ピッチや磁石とコイルとの位置関係等が設計通りであれば、予め例えば計算によって求められている推力定数に基づいて各相のコイルに流す電流を制御することによって、可動子の位置によらずに一定の推力を得ることができる。しかしながら、実際にはモータ部品の加工誤差やステージ及びリニアモータの組立誤差等によって、磁石の配列ピッチ、コイルの線密度(ひいては電流密度)、及び磁石とコイルとの位置関係等には或る程度のばらつきが生じており、各相のコイルの推力定数には誤差が残存している。また、各磁石の磁束密度のばらつき等も推力定数の誤差要因となる。

このような推力定数の誤差は推力変動の要因となり、例えばステージの加減速時等に、可動子の位置によらずに一定の推力でその可動子を駆動したいときに、推力が変動することとなる。
半導体素子の一層の高集積化及びスループットの更なる向上の要求に応えるために、露光装置においてはステージの一層の高精度化及び高速化が求められている。そのため、上述のようなリニアモータの推力変動等の性能のばらつきはできるだけ小さくすることが望まれている。

本発明は斯かる点に鑑み、移動対象の部材を高精度に駆動できるステージ技術を提供することを目的とする。
また、本発明は、そのステージ技術を用いて、高精度にマスクパターンを基板上に転写できる露光技術及びデバイス製造技術を提供することをも目的とする。

【課題を解決するための手段】
本発明によるステージ装置は、第1部材(18)に対して少なくとも一方向に第2部材(RST)を相対的に駆動するステージ装置において、それぞれその一方向に電磁力による推力を発生してその第2部材をその第1部材に対して相対的に駆動する複数の駆動装置(78A,76A,78B,76B)と、その複数の駆動装置のうちの一部の駆動装置(78A,76A)が発生するその推力によりその一方向にその第2部材を駆動したときに、その複数の駆動装置のうちその推力を発生していない他の駆動装置(78B,76B)に発生する起電力を検出する検出装置(192U〜192W,193U〜193W,194)とを有するものである。

斯かる本発明によれば、第1部材に対して第2部材を駆動すると、例えばフレミングの右手の法則に従って、推力を発生していない他の駆動装置(以下、「被検駆動装置」と呼ぶ)では起電力(誘導起電力)が発生する。そこで、その起電力を検出することによって、その被検駆動装置の推力定数(単位電流当たりに発生する推力)を求めることができる。そして、そのようにして求められた推力定数を用いて、その他の駆動装置を駆動することによって、その第1部材に対してその第2部材を目標とする推力で高精度に駆動することができる。

この場合、その第1部材に対するその第2部材の相対的な駆動の自由度をN(Nは1以上の整数)とすると、その第1部材に対して自由度Nでその第2部材を相対的に駆動する複数の駆動装置の個数は少なくとも(N+1)であることが望ましい。これによって、その第2部材をその第1部材に対して自由度Nで駆動する際に、少なくとも1軸の駆動装置は推力を発生しなくともよいため、この駆動装置の起電力を検出することができる。

また、一例として、その第1部材に対してその一方向にその第2部材を相対的に駆動するその複数の駆動装置は、その一方向に交差する方向に配置された第1の1対の駆動装置(78A,76A)と、この第1の1対の駆動装置に対向するように配置された第2の1対の駆動装置(78B,76B)とを含み、その検出装置は、その第1の1対の駆動装置を介してその第1部材に対してその一方向にその第2部材を駆動したときに、その第2の1対の駆動装置に発生する起電力を検出するものである。

この場合、その第1部材とその第2部材とがガイドレス方式で相対移動しても、第1の1対の駆動装置だけでその第2部材を安定に駆動できる。従って、第2の1対の駆動装置に発生する起電力を高精度に検出することができる。
また、その第2部材の位置を計測する位置計測装置(69YA,69YB)と、その位置計測装置によって求められたその第2部材の移動速度とその検出装置が検出する起電力とに基づいて、その他の駆動装置が発生する推力を補正してその駆動装置を制御する制御装置(90R)とを有することが望ましい。その検出された起電力をその第2部材の移動速度で除算することによって、その他の駆動装置の推力定数を容易に求めることができ、その求められた推力定数に基づいてその他の駆動装置を高精度に駆動することができる。

また、その複数の駆動装置のうちの推力を発生するその一部の駆動装置と、推力を発生しないその他の駆動装置とは互いに切替可能であることが望ましい。これによって、その一部の駆動装置と他の駆動装置とで交互に起電力の検出を行うことができる。従って、全部の駆動装置の起電力を求めることができ、これに基づいて、全部の駆動装置を高精度に駆動することができる。

また、本発明のステージ装置の駆動方法は、本発明の何れかのステージ装置の駆動方法であって、その複数の駆動装置のうちの一部の駆動装置が発生するその推力によりその第2部材をその一方向に駆動したときに、その複数の駆動装置のうちその推力を発生していない他の駆動装置に生じる起電力を検出する第1ステップ(ステップ201,202)と、その第1ステップで検出された起電力に基づいて、その他の駆動装置が発生する推力の補正値を求める第2ステップ(ステップ203)と、その第2ステップで求められた補正値を用いてその他の駆動装置が発生する推力を補正してその第2部材を駆動する第3ステップ(ステップ207)とを有するものである。

【発明の実施の形態】
以下、本発明の第1の実施形態につき図1〜図13を参照して説明する。本例は、ステップ・アンド・スキャン方式よりなる走査露光型の投影露光装置(スキャニング・ステッパ)に備えられたステージ装置に本発明を適用したものである。

図1は、本例の投影露光装置10の概略構成を示し、この図1において、投影露光装置10に備えられている投影光学系PLの光軸AXに平行にZ軸を取り、Z軸に垂直な平面内で走査露光時のレチクル及びウエハ(詳細後述)の走査方向にY軸を取り、その走査方向に直交する非走査方向にX軸を取って説明を行う。
本例の投影露光装置10は、照明光学系ユニットIOP、マスク(第1物体)としての回路パターンが形成されたレチクルRをY方向に所定のストロークで駆動するとともに、X方向、Y方向及びθz方向(Z軸の回りの回転方向)に微少駆動するステージ装置としてのレチクルステージ装置12、投影光学系PL、基板(第2物体)としてのウエハWをXY平面内でXY2次元方向に駆動するウエハステージWST、及びこれらの制御系等を備えている。

照明光学系ユニットIOPは、露光光源及び照明光学系を含み、その内部に配置された視野絞り(レチクルブラインド)で規定されるレチクルRのパターン面の矩形又は円弧状の照明領域IARを露光ビームとしての露光光ILで均一な照度分布で照明する。その照明光学系と同様の照明系は、例えば特開平6−349701号公報などに開示されている。本例の露光光ILとしては、ArFエキシマレーザ光(波長193nm)或いはF2 レーザ光(波長157nm)などの真空紫外光が用いられる。なお、露光光ILとして、KrFエキシマレーザ光(波長248nm)などの遠紫外光、超高圧水銀ランプからの紫外域の輝線(g線、i線等)等を用いることも可能である。

次に、レチクルステージ装置12は、照明光学系IOPの下端部に連結された環状の取り付け部101を有するプレートとしての照明系側プレート(キャッププレート)14の図1における下方に配置されている。照明系側プレート14は、略水平に不図示の支持部材によって支持され、そのほぼ中央部には露光光ILの光路(通路)となる矩形の開口14aが形成されている。

レチクルベース16は、不図示の支持部材によって略水平に支持されている。このレチクルベース16は、図2の分解斜視図である図3に示すように、概略板状の部材から成り、そのほぼ中央には、凸のガイド部16aが形成されている。このガイド部16aの上面(ガイド面)は極めて高い平面度に仕上げられ、ガイド部16aのほぼ中央には、露光光ILをZ方向に通過させるためのX方向を長手方向とする矩形開口16bが形成されている。レチクルベース16の下面側には、図1に示すように、矩形開口16bに対応して投影光学系PLが配置されている。

レチクルステージRSTは、図4(A)に示すような特殊な形状のレチクルステージ本体22及びこのレチクルステージ本体22に固定された各種磁石ユニット(詳細後述)等を備えている。レチクルステージ本体22は、上方から見て概略矩形の板状部24Aと、この板状部24Aの−X方向の端部に設けられたミラー部24Bと、板状部24AのY方向の一側及び他側の端部からそれぞれY方向に突設された各一対の延設部24C1,24C2,24D1,24D2とを備えている。

前記板状部24Aのほぼ中央部には、露光光ILを通過させるための開口がその中央に形成された段付き開口22aが形成され、この段付き開口22aの段部(1段掘り下げられた部分)には、レチクルRを下側から複数点(例えば3点)で支持する複数(例えば3つ)のレチクル支持部材34が設けられている。また、各レチクル支持部材34にそれぞれ対応して、レチクルRを挟んで固定するために、板状部24Aには複数(例えば3つ)のレチクル固定機構34Pが設けられている。

そして、レチクルRは、そのパターン面(下面)が、レチクルステージ本体22(レチクルステージRST)の中立面CT(曲げモーメントを受けた場合に伸縮しない面)に略一致する状態で、複数の支持部材34によって支持されている(図4(B)参照)。なお、レチクル支持部材34及びレチクル固定機構34Pに代えて、或いはこれとともに、真空チャックや静電チャックなどの各種チャックを用いることは可能である。

また、前記ミラー部24Bは、図4(A),(B)から分かるように、Y方向を長手方向とする概略角柱状の形状を有し、その中心部分には軽量化を図るための断面円形の空洞部CHが形成されている。ミラー部24Bの−X方向の端面は鏡面加工が施された反射面124m(図5参照)とされている。
板状部24A、ミラー部24Bを含むレチクルステージ本体部22は、一体成形(例えば、一つの部材を削り出すことにより成形)されているが、本例では、説明を分かり易くするため、必要に応じて各部が別部材であるかのような表現をも用いている。勿論、上記各部の何れか1つを他と別部材で構成しても良いし、全てを別部材で構成しても良い。

また、図4(A)において、レチクルステージ本体22の板状部24Aの−Y方向の端部には、2つの凹部24g1,24g2が形成され、この凹部24g1,24g2のそれぞれには、移動鏡としてのレトロリフレクタ32A,32Bが設けられている。そして、前記4つの延設部24C1,24C2,24D1,24D2は、概略板状の形状を有し、各延設部には強度向上のための断面三角形状の補強部が設けられている。レチクルステージ本体22の底面には、延設部24C1から延設部24D1に至るY方向の全域に亘る第1の差動排気型の気体静圧軸受けが形成され、延設部24C2から延設部24D2に至るY方向の全域に亘る第2の差動排気型の気体静圧軸受けが形成されている。

図1のレチクルステージ装置12の一部の断面図である図6に示すように、レチクルステージ本体22の底面の第1、第2の差動排気型の気体静圧軸受けからレチクルベース16のガイド部16aの上面に噴き付けられる加圧気体の静圧と、レチクルステージRST全体の自重とのバランスにより、ガイド部16aの上面上方に数μm程度のクリアランスを介して、レチクルステージRSTが非接触で浮上支持されている。

次に、図2に示すように、レチクルステージ駆動系は、レチクルステージRSTをY方向に駆動するとともにθz方向(Z軸の回りの回転方向)に微小駆動する第1駆動機構と、レチクルステージRSTをX方向に微小駆動する第2駆動機構とを備えている。前者の第1駆動機構は、枠状部材18の内部に、Y方向にそれぞれ架設された一対のY軸リニアガイド36、38を含んで構成され、後者の第2駆動機構は、枠状部材18の内部の+X方向側のY軸リニアガイド38の−X方向側にY方向に架設された固定子ユニット40を含んで構成されている。

前記一方のY軸リニアガイド36は、図3の分解斜視図に示すように、Y方向を長手方向とする一対のそれぞれコイルユニットが配置された固定子ユニット136A,136Bと、これらの固定子ユニット136A,136BをY方向(長手方向)の一端部と他端部とで保持する一対の固定部材152とを備えている。この場合、一対の固定部材152により、固定子ユニット136A,136Bは、Z方向(上下方向)に所定間隔をあけて相互に対向してかつXY平面にそれぞれ平行に保持されている。一対の固定部材152のそれぞれは、前述の枠状部材18の内壁面に固定されている。

前記固定子ユニット136A,136Bは、図3及び図1のレチクルステージ本体22付近の断面図である図5からも分かるように、断面矩形(長方形)の非磁性材料から成るフレームを有し、その内部には、Y方向に所定間隔で複数のコイルが配設されている。
前記+X方向側のY軸リニアガイド38も上記一方のY軸リニアガイド36と同様に構成されている。即ち、Y軸リニアガイド38は、Y方向を長手方向とする上下一対のそれぞれコイルユニットが配置された固定子ユニット138A,138Bと、これらの固定子ユニット138A,138BをZ方向に所定間隔を維持した状態で両端部にて固定する一対の固定部材154とを備えている。一対の固定部材154のそれぞれは、前述の枠状部材18の内壁面に固定されている。固定子ユニット138A,138Bは、前述の固定子ユニット136A,136Bと同様に構成されている(図5参照)。

また、上側の固定子ユニット136A,138Aと、下側の固定子ユニット136B,138Bとの間には、図5に示すように、それぞれ所定のクリアランスを介して、レチクルステージRSTが配設されている。この場合、固定子ユニット136A,136Bにそれぞれ対向して、レチクルステージRSTの上面、下面には、一対のそれぞれ磁石ユニット(磁極ユニット)が配置された可動子ユニット26A,26Bが埋め込まれ、固定子ユニット138A,138Bに対向して、レチクルステージRSTの上面、下面には、一対のそれぞれ磁石ユニットが配置された可動子ユニット28A,28Bが埋め込まれている。本例では、可動子ユニット26A,26B及び28A,28Bの磁石ユニットとして、それぞれZ方向に磁界を発生する複数の永久磁石を所定ピッチで極性を反転しながらY方向に配置したユニットが使用されているが、その永久磁石の代わりに電磁石等も使用することができる。

可動子ユニット26A,26Bのそれぞれは、図4(B)に示すように、前述のレチクルステージ本体22の板状部24Aの段付き開口22aの−X方向側に、レチクルステージ本体22の中立面CTに対して対称に上下面側にそれぞれ形成された凹部24e1,24e2内に配置されている。この場合、図5の固定子ユニット136A,136Bは、上記中立面CTを基準としてほぼ対称な位置に位置している。そして、一対の可動子ユニット26A,26Bは、磁性体部材と、この磁性体部材の表面にY方向に沿って所定間隔で配置された複数の磁石とを、それぞれ備えている。複数の磁石は、隣り合う磁石同士で逆極性とされている。従って、可動子ユニット26Aの上方の空間及び可動子ユニット26Bの下方の空間にはそれぞれY方向に沿って交番磁界が形成されている。

同様に、前記一対の可動子ユニット28A,28Bのそれぞれは、図4(B)に示すように、前述のレチクルステージ本体22の板状部24Aの段付き開口22aの+X方向側に、レチクルステージ本体22の中立面CTに関して対称に上下面側にそれぞれ形成された凹部24f1,24f2内に配置されている。また、一対の可動子ユニット28A,28Bは、段付き開口22aのX方向の中心位置(レチクルステージRSTの重心のX方向の位置とほぼ一致)を通るZ軸に平行な直線に関して、可動子ユニット26A,26Bとほぼ左右対称の配置となっている。また、図5の第1固定子ユニット138A,138Bは、中立面CTを基準としてほぼ対称な位置に位置している。
