Gebiet der ErfindungField of the Invention
The invention relates to a diffractive optical element, in particular a computer-generated hologram (CGH), and a method for its production. The diffractive optical element can in particular be used in an interferometric test arrangement for testing an optical element for microlithography, e.g. an optical element of a microlithographic projection exposure system.
Stand der TechnikState of the art
Microlithography is used to manufacture microstructured components, such as integrated circuits or LCDs. The microlithography process is carried out in a so-called projection exposure system, which has an illumination device and a projection objective. The image of a mask illuminated by the illumination device (= reticle) is projected by means of the projection lens onto a substrate coated with a light-sensitive layer (photoresist) and arranged in the image plane of the projection lens (for example a silicon wafer), in order to apply the mask structure onto the light-sensitive coating of the Transfer substrate.

A problem that arises in practice is that with the CGH used in the interferometric measurement, changes in the geometric profile of the structures due to uncontrolled supply of contaminants with e.g. Hydrocarbons can be caused. However, knowledge of the geometric profile of the CGH and the prediction of any changes to this profile are necessary in order to be able to clearly differentiate between phase errors in the interferometric measurement setup and determine whether this phase deviation is due to existing errors on the CGH or on the surface to be measured.
The problem described above is all the more serious since current and future measurement arrangements may require a reproducibility of the order of 0.1 nm over a period of 1 year (corresponding to the maximum permissible change in the measurement result for an identical test object).

ZUSAMMENFASSUNG DER ERFINDUNGSUMMARY OF THE INVENTION
Against the above background, it is an object of the present invention to provide a diffractive optical element, in particular a computer-generated hologram (CGH), and a method for its production, which, in an interferometric test arrangement, provide increased measurement accuracy while at least partially avoiding the ones described above Enable problems.
This object is achieved by the method and the diffractive optical element according to the features of the independent claims.
- - Bereitstellen eines Substrats aus einem Substratmaterial;
- - Providing a substrate from a substrate material;
- - creating diffractive structures over the substrate; and
- - Filling of gaps between the diffractive structures with a filler material, the refractive index difference between the refractive index of the material of the diffractive structures and the refractive index of the filler material being at least 0.2 at a working wavelength of the diffractive optical element.
The wording according to which the diffractive structures are produced above the substrate is to be understood such that in embodiments of the invention at least one further (intermediate) layer (for example an etching stop layer, an antireflection layer or another functional layer) between the substrate and the diffractive structures can be present.
The invention is based, in particular, on the concept of filling an existing step between the generated diffractive structures with a filling material in an additional step in the production of a diffractive optical element and in this way - as explained in more detail below - disadvantageous effects of those which may occur in practical use to at least reduce or completely eliminate inevitable contamination.
In embodiments of the invention, the filler material forms a protective cover layer to protect the diffractive structures from contamination accumulation. This protective cover layer can in turn be processed by subsequent partial removal of the filler material (e.g. by chemical mechanical polishing, CMP), as a result of which a flat surface can be achieved.
The presence of the filler material or the protective cover layer formed thereby initially has the consequence in the diffractive optical element according to the invention that the diffractive structures themselves are no longer modified or are no longer subjected to changes over time, so that e.g. a one-time calibration of the finished diffractive optical element remains permanently valid.
Since any contamination that may occur during operation of the diffractive optical element or of the respective optical system can no longer accumulate directly on the diffractive structures or can be introduced into interspaces, such contaminations typically only result in a contamination layer of essentially uniform thickness, which in turn usually results. of negligible influence on the optical properties of the diffractive optical element or the e.g. in a corresponding test arrangement using the diffractive optical element.
The protective covering layer provided according to the invention thus effectively protects the diffractive structures against direct accumulation of contamination and consequently also protects against significant changes over time in the optical properties of the diffractive optical element or, if applicable, in a test arrangement using this element obtained (measurement) results.
In addition, the method according to the invention and the diffractive optical element produced therewith have the further advantage that any necessary cleaning or removal of contaminations that occur can also be carried out in a particularly simple manner. Because the diffractive structures themselves within the Filling material or the protective cover layer are “buried”, it is ensured that, for example, no residues of cleaning liquids used can remain between the diffractive structures and that no cleaning-related modification or damage to the diffractive structures occurs. In particular, after the above-described generation of a flat surface of the protective cover layer, for example by chemical-mechanical polishing, the cleaning of any contamination layer which may be present can be carried out particularly easily, effectively and without residues.
Due to the fact that the refractive index difference between the refractive index of the material of the diffractive structures and the refractive index of the filler material at a working wavelength of the diffractive optical element is at least 0.2, a sufficiently high optical contrast between the filler material of the protective cover layer and the material of the diffractive structures is achieved.
According to one embodiment, the filler material forms a protective cover layer to protect the diffractive structures from contamination accumulation.
According to one embodiment, the method further comprises the step of: processing the surface of this protective cover layer by partially removing the filler material. This processing can be done in particular by chemical mechanical polishing (CMP).
According to one embodiment, the diffractive structures are formed in the substrate material.
According to one embodiment, the filling material is different from the substrate material.
According to one embodiment, the diffractive structures are formed in a further layer previously applied to the substrate.
According to one embodiment, the filling material is different from the material of this further layer.
According to one embodiment, the filler material is selected from the group consisting of hafnium oxide (HfO 2 ), aluminum oxide (Al 2 O 3 ) and titanium oxide (TiO 2 ). The filling material or the protective covering layer formed thereby can be applied in particular via atomic layer deposition (ALD = “atomic layer deposition”) or plasma-assisted atomic layer deposition (PE-ALD = “plasma enhanced atomic layer deposition”).
According to a further embodiment, the filling material is selected from the group which contains silicon nitride and amorphous silicon. The filling material or the protective cover layer formed thereby can be applied in particular via chemical vapor deposition (CVD = "chemical vapor deposition") or plasma-assisted chemical vapor deposition (PE-CVD = "plasma enhanced chemical vapor deposition").
According to one embodiment, the method further comprises the step: applying an anti-reflective layer on the filling material. The transmission of the diffractive optical element can be increased by applying such an antireflection layer, in which the “buried” arrangement of the diffractive structures in the structure according to the invention is used. The antireflection layer can also be applied to the back of the diffractive optical element, so that as a result the diffractive optical element can then be used in the respective optical system without the introduction of undesirable interfaces or “interfaces” that cause light loss.
