Abstract
半導体装置は、第1主端子、第2主端子、信号端子、基板、半導体素子およびスナバ回路を備える。半導体素子は、基板が有する第1配線に電気的に接続されている。スナバ回路は、基板が有する第1配線と第2配線とを電気的に架橋する。スナバ回路は、互いに直列接続されたコンデンサ(131)および抵抗(132)を含む。スナバ回路の抵抗には、互いに直列接続された第1抵抗および第2抵抗が含まれている。抵抗(R11)および抵抗(R12)が第1抵抗に相当する。抵抗(R21)および抵抗(R22)が第2抵抗に相当する。
Description
この出願は、2024年7月9日に日本に出願された特許出願第2024-110574号を基礎としており、基礎の出願の内容を、全体的に、参照により援用している。
この明細書における開示は、半導体装置に関する。
特許文献1は、スナバ回路を内蔵する半導体装置を開示している。このスナバ回路は、互いに直列接続されたコンデンサおよび抵抗を有して構成されている。コンデンサおよび抵抗は、直流電源の電源端子に接続されるP配線と、接地端子に接続されるN配線とを電気的に架橋する。
しかしながら、スナバ回路に用いられるコンデンサでは、内部欠陥が存在する状態で過電圧が繰り返し印加される等、様々な原因で短絡故障することが懸念される。そして、コンデンサが短絡故障すると、スナバ回路がP配線とN配線を短絡させてしまい、他の関連部品が故障する懸念が生じる。つまり、コンデンサの故障が関連部品の故障へと拡大していく懸念が生じる。
開示されるひとつの目的は、コンデンサ故障の拡大抑制を図った半導体装置を提供することにある。

上記開示の半導体装置によれば、スナバ回路の抵抗は、互いに直列接続された第1抵抗と第2抵抗によって複数に分けられている。そのため、複数に分けられた各々の抵抗を小さくできる。その結果、コンデンサが短絡故障して抵抗に高電圧が印加された時に、第1抵抗および第2抵抗のいずれかが溶断してオープン故障する可能性を高くできる。よって、コンデンサの短絡故障が関連部品の故障へと拡大していく懸念を低減できる。

上記開示の半導体装置によれば、コンデンサが短絡故障して抵抗に高電圧が印加された時に、リード端子の細部が溶断してオープン故障する可能性を高くできる。よって、コンデンサの短絡故障が関連部品の故障へと拡大していく懸念を低減できる。

以下、図面に基づいて複数の実施形態を説明する。なお、各実施形態において対応する構成要素には同一の符号を付すことにより、重複する説明を省略する場合がある。各実施形態において構成の一部分のみを説明している場合、当該構成の他の部分については、先行して説明した他の実施形態の構成を適用することができる。また、各実施形態の説明において明示している構成の組み合わせばかりではなく、特に組み合わせに支障が生じなければ、明示していなくても複数の実施形態の構成同士を部分的に組み合せることができる。
本実施形態の半導体装置は、たとえば、回転電機を駆動源とする移動体の電力変換装置に適用される。移動体は、たとえば、電気自動車(BEV)、ハイブリッド自動車(HEV)、プラグインハイブリッド自動車(PHEV)などの電動車両、電動垂直離着陸機やドローンなどの飛行体、船舶、建設機械、農業機械などである。以下では、車両に適用される例について説明する。
(第1実施形態)
まず、図1に基づき、車両の駆動システムの概略構成について説明する。

<車両の駆動システム>
図1に示すように、車両の駆動システム1は、直流電源2、モータジェネレータ3および電力変換装置4を備えている。

直流電源2は、充放電可能な二次電池で構成された直流電圧源である。二次電池は、たとえばリチウムイオン電池、ニッケル水素電池である。モータジェネレータ3は、三相交流方式の回転電機である。モータジェネレータ3は、車両の走行駆動源、すなわち電動機として機能する。モータジェネレータ3は、回生時に発電機として機能する。電力変換装置4は、直流電源2とモータジェネレータ3との間で電力変換を行う。
<電力変換装置>
次に、図1に基づき、電力変換装置4の回路構成について説明する。電力変換装置4は、電力変換回路を備えている。本実施形態の電力変換装置4は、平滑コンデンサ5と、電力変換回路であるインバータ6を備えている。

平滑コンデンサ5は、主として、直流電源2から供給される直流電圧を平滑化する。平滑コンデンサ5は、高電位側の電源ラインであるPライン7と低電位側の電源ラインであるNライン8とに接続されている。Pライン7は直流電源2の正極に接続され、Nライン8は直流電源2の負極に接続されている。平滑コンデンサ5の正極は、直流電源2とインバータ6との間において、Pライン7に接続されている。平滑コンデンサ5の負極は、直流電源2とインバータ6との間において、Nライン8に接続されている。平滑コンデンサ5は、直流電源2に並列に接続されている。
インバータ6は、DC-AC変換回路である。インバータ6は、図示しない制御回路によるスイッチング制御にしたがって、直流電圧を三相交流電圧に変換し、モータジェネレータ3へ出力する。これにより、モータジェネレータ3は、所定のトルクを発生するように駆動する。インバータ6は、車両の回生制動時、車輪からの回転力を受けてモータジェネレータ3が発電した三相交流電圧を、制御回路によるスイッチング制御にしたがって直流電圧に変換し、Pライン7へ出力する。このように、インバータ6は、直流電源2とモータジェネレータ3との間で双方向の電力変換を行う。
インバータ6は、三相分の上下アーム回路9を備えて構成されている。上下アーム回路9は、レグと称されることがある。上下アーム回路9は、上アーム9Hと、下アーム9Lをそれぞれ有している。上アーム9Hおよび下アーム9Lは、上アーム9HをPライン7側として、Pライン7とNライン8との間で直列接続されている。
上アーム9Hと下アーム9Lとの接続点は、出力ライン10を介して、モータジェネレータ3における対応する相の巻線3aに接続されている。上下アーム回路9のうち、U相の上下アーム回路9Uは、対応する出力ライン10を介してU相の巻線3aに接続されている。V相の上下アーム回路9Vは、対応する出力ライン10を介してV相の巻線3aに接続されている。W相の上下アーム回路9Wは、対応する出力ライン10を介してW相の巻線3aに接続されている。Pライン7、Nライン8、および出力ライン10それぞれの少なくとも一部は、たとえばバスバーなどの導電部材により構成される。
インバータ6は、6つのアームを有している。各アームは、スイッチング素子を備えて構成されている。各アームを構成するスイッチング素子の数は特に限定されない。ひとつでもよいし、複数でもよい。複数の場合、互いに並列接続された複数のスイッチング素子は、共通のゲート駆動信号(駆動電圧)により、互いに同じタイミングでオン駆動、オフ駆動する。
本実施形態では、各アームを構成するスイッチング素子として、nチャネル型のMOSFET11を採用している。MOSFETは、Metal Oxide Semiconductor Field Effect Transistorの略称である。上アーム9Hにおいて、MOSFET11のドレインが、Pライン7に接続されている。下アーム9Lにおいて、MOSFET11のソースが、Nライン8に接続されている。上アーム9HにおけるMOSFET11のソースと、下アーム9LにおけるMOSFET11のドレインが、相互に接続されている。
MOSFET11のそれぞれには、還流用のダイオード12が逆並列に接続されている。ダイオード12は、MOSFET11の寄生ダイオード(ボディダイオード)でもよいし、寄生ダイオードとは別に設けたものでもよい。ダイオード12のアノードは対応するMOSFET11のソースに接続され、カソードはドレインに接続されている。
なお、スイッチング素子は、MOSFET11に限定されない。たとえばIGBTを採用してもよい。IGBTは、Insulated Gate Bipolar Transistorの略称である。IGBTの場合にも、還流用のダイオードが逆並列に接続される。
インバータ6は、上記した上下アーム回路9に加えて、スナバ回路13を備えている。スナバ回路13は、スイッチング時に生じる過渡的な高電圧、いわゆるスイッチングサージを吸収する。これにより、高速スイッチングが可能となる。スナバ回路13は、上下アーム回路9に対して個別に設けられ、対応する上下アーム回路9に対して並列接続されてもよい。スナバ回路13は、各アーム9H,9Lに対して個別に設けられ、対応するアーム9H,9Lに対して並列接続されてもよい。一例として本実施形態のスナバ回路13は、上下アーム回路9に対して並列接続されている。
スナバ回路13は、少なくともコンデンサ131を有する。スナバ回路13は、たとえばコンデンサ131を有するCスナバ回路でもよいし、図1に示すようにコンデンサ131と抵抗132を有するRCスナバ回路でもよい。コンデンサ131、抵抗132、およびダイオードを有するRCDスナバ回路でもよい。
電力変換装置4は、電力変換回路として、コンバータをさらに備えてもよい。コンバータは、直流電圧をたとえば異なる値の直流電圧に変換するDC-DC変換回路である。コンバータは、直流電源2と平滑コンデンサ5との間に設けられる。コンバータは、たとえばリアクトルと、上記した上下アーム回路9を備えて構成される。この構成によれば、昇降圧が可能である。電力変換装置4は、直流電源2からの電源ノイズを除去するフィルタコンデンサを備えてもよい。フィルタコンデンサは、直流電源2とコンバータとの間に設けられる。
電力変換装置4は、インバータ6などを構成するスイッチング素子の駆動回路を備えてもよい。駆動回路は、制御回路の駆動指令に基づいて、対応するアームのMOSFET11のゲートに駆動電圧を供給する。駆動回路は、駆動電圧の印加により、対応するMOSFET11を駆動、すなわちオン駆動、オフ駆動させる。駆動回路は、ドライバと称されることがある。
電力変換装置4は、スイッチング素子の制御回路を備えてもよい。制御回路は、MOSFET11を動作させるための駆動指令を生成し、駆動回路に出力する。制御回路は、たとえば図示しない上位ECUから入力されるトルク要求、各種センサにて検出された信号に基づいて、駆動指令を生成する。ECUは、Electronic Control Unitの略称である。
各種センサとして、たとえば電流センサ、回転角センサ、電圧センサがある。電流センサは、各相の巻線3aに流れる相電流を検出する。回転角センサは、モータジェネレータ3の回転子の回転角を検出する。電圧センサは、平滑コンデンサ5の両端電圧を検出する。制御回路は、駆動指令として、たとえばPWM信号を出力する。制御回路は、たとえばプロセッサおよびメモリを備えて構成されている。PWMは、Pulse Width Modulationの略称である。
<半導体モジュール>
図2は、半導体モジュールの一例を示す斜視図である。図3は、図2に示す半導体モジュールの上面視平面図である。図4は、図3のIV-IV線に沿う断面図である。図4では、半導体モジュールの構造を簡素化して示している。図4では、ハウジングを省略して示している。

以下では、基板の板厚方向をZ方向とし、Z方向に直交する一方向をY方向とする。Z方向およびY方向の両方向に直交する方向をX方向とする。特に断わりのない限り、Z方向から平面視した形状、換言すればX方向およびY方向により規定されるXY面に沿う形状を平面形状とする。また、Z方向からの平面視を、単に平面視と示すことがある。
図2、図3および図4に示すように、半導体モジュール20は、半導体装置21、ハウジング22、および冷却器23を備えてもよい。半導体モジュール20は、平滑コンデンサ5を提供するコンデンサ装置、入力端子台、出力端子台などとともに、電力変換装置4を構成する。半導体モジュール20は、コンデンサ装置などの他の要素とともに、電力変換装置4のケースに収容されてもよい。
半導体装置21は、Z方向において冷却器23の一面上に配置されている。半導体装置21は、電力変換回路であるインバータ6のアームの少なくともひとつを提供する。図2に例示する半導体装置21のそれぞれは、一相分の上下アーム回路9を提供する。半導体モジュール20は、半導体装置21を3つ備えてインバータ6を提供する。3つの半導体装置21は、冷却器23の同一面上に配置され、X方向に並んでいる。半導体装置21のそれぞれは、冷却器23に固定されている。
半導体装置21のひとつである半導体装置21Uは、U相の上下アーム回路9Uを提供する。半導体装置21の他のひとつである半導体装置21Vは、V相の上下アーム回路9Vを提供する。半導体装置21の他のひとつである半導体装置21Wは、W相の上下アーム回路9Wを提供する。つまり半導体モジュール20は、インバータ6を提供する。半導体装置21の詳細については、後述する。
ハウジング22は、樹脂などの電気絶縁材料を用いて形成されている。ハウジング22は、たとえば樹脂成形体でもよい。ハウジング22は、半導体装置21の構成要素の一部を保持してもよい。半導体装置21の構成要素の一部は、インサート部品としてハウジング22と一体成形されてもよい。ハウジング22は、冷却器23に固定されてもよい。ハウジング22は、冷却器23とともに電力変換装置4のケースに固定されてもよい。
ハウジング22は、冷却器23の一面に配置された状態で、冷却器23とともに半導体装置21の収容空間22v(図5参照)を提供してもよい。ハウジング22および冷却器23による収容空間22vに封止体90が配置されてもよい。封止体90は、ハウジング22の上端よりも低い所定位置まで充填されている。
封止体90は、半導体装置21の要素を封止している。封止体90は、半導体素子30、基板40、クリップ50、および外部接続端子60それぞれの一部を一体的に封止している。封止体90は、半導体素子30のパッド33と信号端子62とを電気的に接続するワイヤ80も封止している。図5に示す例では、封止体90は、ゲル等の流動性を有した材質である。ゲルに代えて、ポッティング樹脂を用いてもよい。封止体90は、半導体装置21が備えてもよいし、半導体モジュール20が備えてもよい。
図2および図3に例示するように、ハウジング22は、枠体221と、仕切壁222を備えてもよい。枠体221は、Z方向に所定の高さを有し、Z方向の平面視において半導体装置21を取り囲むように環状をなしている。枠体221は、環状の壁部と称されることがある。枠体221は、略矩形の環状をなしてもよい。矩形環状の枠体221は、4つの壁部221a,221b,221c,221dを有する。
壁部221a,221bは、X方向に延びている。壁部221aと壁部221bとは、Y方向において所定の間隔を有して対向配置されている。壁部221aはY方向において半導体装置21の一端側に配置され、壁部221bは半導体装置21の他端側に配置されている。壁部221a,221bは、領域を規定する壁と、壁からY方向外側に延びる延設部を含む。壁部221c,221dは、Y方向に延びている。壁部221cは、X方向における一端側で壁部221a,221bに連なっている。壁部221dは、X方向における他端側で壁部221a,221bに連なっている。
仕切壁222は、Z方向に所定の高さを有し、枠体221に連なっている。仕切壁222は、枠体221により規定される領域を、複数の領域に区画する。仕切壁222は、たとえば半導体装置21の数に応じた領域に区画してもよい。仕切壁222は、基板40の並び方向であるX方向において、収容空間22vを基板40と同数に分割している。仕切壁222は、基板40の並び方向に直交するY方向に延び、その両端が枠体221の壁部221a,221bに連なっている。
ハウジング22は、仕切壁222として、2つの仕切壁222a,222bを有してもよい。仕切壁222a,222bおよび壁部221c,221dは、所定の間隔を有してX方向に並んでいる。仕切壁222は、枠体221の対向領域を3つの領域に区画している。区画された3つの領域のそれぞれに、半導体装置21が収容されている。仕切壁222は、基板40の並び方向において、隣り合う基板40の間の位置に設けられている。仕切壁222aは、U相の半導体装置21を構成する基板40と、V相の半導体装置21を構成する基板40の間に設けられている。仕切壁222bは、V相の半導体装置21を構成する基板40と、W相の半導体装置21を構成する基板40との間に設けられている。3つに分割された収容空間22vに対して個別に基板40、つまり各相の半導体装置21が配置されている。
冷却器23は、半導体装置21を冷却する。図4に例示するように、内部に流路231を有する冷却器23を採用してもよい。流路231は、半導体装置21を効果的に冷却するように、平面視において半導体装置21の少なくとも一部と重なるように設けられている。流路231は、平面視において半導体装置21それぞれの大部分を内包するように設けられてもよい。
冷却器23は、ベース部材233および冷却プレート234を有する。ベース部材233および冷却プレート234は、アルミニウム、銅などの熱伝導性に優れた金属製である。冷却プレート234は、ベース部材233に取り付けられ、ベース部材233の開口部233aを覆う。図3に示す例では、冷却プレート234はベース部材233にボルトBTで締結されている。図2に示すように、冷却プレート234には、ボルトBTが挿入される複数のボルト挿入穴234aが形成されている。
流路231は、ベース部材233および冷却プレート234によって囲まれた空間で形成される。本体部には、図示しない導入管および排出管が接続される。流路231には、導入管を介して冷媒232が供給される。流路231を流れた冷媒232は、排出管を介して冷却器23の外に排出される。冷媒232としては、水やアンモニアなどの相変化する冷媒や、エチレングリコール系などの相変化しない冷媒を用いることができる。冷却器23は、上記した流路231を有する構成に限定されない。冷却器23として、たとえばヒートシンクなどの放熱部材を用いてもよい。放熱部材は、放熱フィンを備えてもよい。
図4に示す例では、半導体装置21と冷却器23との間に接合材24が介在している。具体的には、導体43と冷却プレート234との間に接合材24が介在している。接合材24としては、はんだや焼結部材などを採用することができる。
半導体モジュール20は、半導体装置21と冷却器23との間に配置された接合材24を備えている。半導体装置21は、接合によって冷却器23に固定されている。なお、絶縁が必要な場合には、半導体装置21と冷却器23との間に電気絶縁性の部材を配置してもよい。絶縁部材としては、たとえばセラミック板や樹脂シートを採用することができる。熱伝導性を高めるために、シリコンゲルなどのTIMを採用してもよい。TIMは、Thermal Interface Materialの略称である。
半導体モジュール20は、図示しない回路基板を備えてもよい。回路基板には、上記した駆動回路が形成される。回路基板は、Z方向において半導体装置21の上方に配置される。半導体モジュール20は、ハウジング22および冷却器23とともに筐体を提供するカバーを備えてもよい。カバーは、半導体装置21に対して冷却器23とは反対側に配置される。カバーは、3つの半導体装置21を一体的に覆うように配置されてもよい。
<半導体装置>
上記したように半導体装置21は、一相分の上下アーム回路9を提供してもよい。図4、図5および図6に例示するように、半導体装置21は、半導体素子30、基板40、クリップ50および外部接続端子60を備えてもよい。

半導体素子30は、シリコン(Si)、シリコンよりもバンドギャップが広いワイドバンドギャップ半導体などを材料とする半導体基板に、縦型素子が形成されてなる。ワイドバンドギャップ半導体としては、たとえばシリコンカーバイド(SiC)、窒化ガリウム(GaN)、酸化ガリウム(Ga2O3)、ダイヤモンドがある。半導体素子30は、パワー素子、半導体チップなどと称されることがある。
縦型素子は、半導体素子30(半導体基板)の板厚方向に主電流を流すように構成されている。半導体素子30は、その板厚方向がZ方向に略平行となるように配置される。半導体素子30は、板厚方向の両面に主電極を有している。本実施形態の半導体素子30は、SiCを材料とする半導体基板に、縦型素子としてnチャネル型のMOSFET11が形成されてなる。図4に示すように半導体素子30は、主電極として、基板40と対向する下面にドレイン電極31を有し、下面とは反対の上面にソース電極32を有している。
MOSFET11がオンすることで、主電極間、つまりドレイン電極31とソース電極32との間に、電流(主電流)が流れる。ダイオード12が寄生ダイオードの場合、ソース電極32がアノード電極を兼ね、ドレイン電極31がカソード電極を兼ねる。ダイオード12は、MOSFET11とは別チップに構成されてもよい。ドレイン電極31は高電位側の主電極であり、ソース電極32は低電位側の主電極である。ドレイン電極31は、下面のほぼ全域に形成されている。ソース電極32は、上面の一部分に形成されている。
半導体素子30は、平面略矩形状をなしている。半導体素子30は、上面に、信号用の電極であるパッド33(図5参照)を有している。パッド33は、上面においてソース電極32とは異なる位置に形成されている。パッド33は、少なくともゲートパッドを含む。
図3に示すように、複数の半導体素子30は、上アーム9Hを構成する半導体素子30Hと、下アーム9Lを構成する半導体素子30Lを含む。半導体素子30Hは、上アーム素子と称されることがある。半導体素子30Lは、下アーム素子と称されることがある。たとえば半導体素子30H,30Lの構成は、互いに共通でもよい。半導体素子30H,30Lは、Y方向に並んでいる。
半導体素子30H,30Lそれぞれの数は特に限定されない。ひとつずつでもよいし、それぞれ複数でもよい。図2および図3に示す例では、半導体素子30が、半導体素子30H,30Lをそれぞれ4つ含む。4つの半導体素子30Hが並列接続されて、ひとつの相の上アーム9HのMOSFET11を提供する。4つの半導体素子30Lが並列接続されて、ひとつの相の下アーム9LのMOSFET11を提供する。4つの半導体素子30Hは、X方向に並んでいる。4つの半導体素子30Lは、X方向に並んでいる。
基板40は、平面視において複数の半導体素子30(30H,30L)のすべてを内包している。基板40は、半導体素子30に対して、ドレイン電極31側に配置されている。基板40は、後述するようにドレイン電極31に電気的に接続され、配線機能を提供する。基板40は、配線基板、プリント基板などと称されることがある。
基板40は、絶縁基材41と、絶縁基材41に配置された導体を有している。絶縁基材41は、セラミックや樹脂などの電気絶縁材料を用いて形成されている。図4に示すように絶縁基材41は、半導体素子30と対向する側の面である一面41aと、Z方向において一面41aとは反対の面である裏面41bを有している。基板40は、半導体装置21単位で分けてもよいし、半導体モジュール20単位でひとつにまとめてもよい。
導体は、CuやAlなどの導電性、熱伝導性が良好な金属を材料として形成されている。導体は、その表面に、Ni系やAuなどのめっき膜を備えてもよい。導体は、絶縁基材41の一面41aのみに配置されてもよいし、一面41aおよび裏面41bの両方に配置されてもよい。導体は、絶縁基材41の内部に配置されてもよい。つまり基板40は、片面基板でもよいし、両面基板でもよいし、3層以上の導体を備えた多層基板でもよい。導体は、ビア導体を含んでもよい。ビア導体は、絶縁基材41を構成する絶縁層に形成された貫通孔(ビア)に、めっきなどの導体が配置されてなる。ビア導体は、異なる層に配置された導体を電気的に接続する。
基板40は、一面41aに配置された導体42を有している。導体42は、パターニングされている。パターニングされた導体42は、配線、つまり回路を提供する。導体42は、P配線421、N配線422、およびO配線423を含む。各配線は、所定の間隔(ギャップ)により、電気的に分離されている。基板40は、裏面41bに配置された導体43を有している。
P配線421は、半導体素子30Hのドレイン電極31に接続されている。P配線421は、後述するP端子611に接続されている。P配線421は、半導体素子30Hのドレイン電極31とP端子611とを電気的に接続する。P配線421は、正極配線、高電位電源配線などと称されることがある。
N配線422は、N端子612に接続されている。N配線422には、クリップ50Lを介して半導体素子30Lのソース電極32が電気的に接続されている。N配線422は、半導体素子30Lのソース電極32とN端子612とを電気的に接続する。N配線422は、負極配線、低電位電源配線などと称されることがある。
O配線423は、半導体素子30Lのドレイン電極31に接続されている。O配線423は、後述のO端子613に接続されている。O配線423には、クリップ50Hを介して半導体素子30Hのソース電極32が電気的に接続されている。O配線423は、半導体素子30Hのソース電極32、半導体素子30Lのドレイン電極31、およびO端子613を電気的に接続する。O配線423は、出力配線などと称されることがある。
クリップ50は、架橋部材、中継部材、金属ブリッジなどと称されることがある。クリップ50は、たとえばCu、Cu合金などの導電性が良好な金属を母材とする金属板材である。クリップ50は、所定厚の金属板を打ち抜き、プレス加工することで形成されてもよい。
クリップ50は、半導体素子30Hに接続されたクリップ50Hと、半導体素子30Lに接続されたクリップ50Lを含む。クリップ50Hは、半導体素子30Hのソース電極32とO配線423とを電気的に接続している。クリップ50Hは、Y方向に延びている。クリップ50Hは、半導体素子30Hに対して個別に設けられてもよいし、複数の半導体素子30Hに対してまとめて設けられてもよい。図3などに示すように、2つの半導体素子30Hに対してひとつのクリップ50Hを設けてもよい。半導体装置21は、2つのクリップ50Hを備えている。クリップ50Hのそれぞれは、平面略Y字状をなしている。
クリップ50Lは、半導体素子30Lのソース電極32とN配線422とを電気的に接続している。クリップ50Lは、Y方向に延びている。クリップ50Lは、半導体素子30Lに対して個別に設けられてもよいし、複数の半導体素子30Lに対してまとめて設けられてもよい。図3などに示す例では、クリップ50Lが半導体素子30Lに対して個別に設けられている。半導体装置21は、4つのクリップ50Lを備えている。
はんだ81は、ソース電極32とクリップ50Hとを接合している。はんだ81は、O配線423とクリップ50Hとを接合している。焼結部材82は、ドレイン電極31とO配線423とを接合している。さらに焼結部材82は、ドレイン電極31とP配線421とを接合している。焼結部材82は、AgまたはCuを材料とし、はんだに較べて低温での接合が可能である。
外部接続端子60は、半導体装置21を外部機器と電気的に接続するための端子である。外部接続端子60は、銅などの導電性が良好な金属材料を用いて形成されている。外部接続端子60は、たとえば板材である。外部接続端子60は、主端子61と、信号端子62を備えている。主端子61は、半導体素子30の主電極に電気的に接続される端子である。信号端子62は、半導体素子30のパッド33(図5参照)に電気的に接続される端子である。主端子61は、電源端子であるP端子611およびN端子612と、O端子613を含んでいる。P端子611は第1主端子に相当し、N端子612は第2主端子に相当する。
P端子611は、上記したPライン7に電気的に接続される外部接続端子60である。P端子611は、平滑コンデンサ5の正極端子に電気的に接続される。P端子611は、正極端子、高電位電源端子などと称されることがある。P端子611は、P配線421の端子接続部に接続されている。P端子611は、P配線421を介して、上アーム9Hを構成する半導体素子30Hのドレイン電極31に電気的に接続されている。
P端子611は、図2および図3に示すように、外部機器との接続部611aと、基板40との接続部611bを有している。P端子611は、概してY方向に延びている。P端子611においてY方向の端部のひとつが接続部611aをなし、端部の他のひとつが接続部611bをなしている。図2などに示す例では、P端子611の一部分がハウジング22の枠体221に保持されている。P端子611の接続部611aは、枠体221の壁部221aから外側に突出し、接続部611bは壁部221aから内側、つまり区画領域側に突出している。接続部611bはP配線421に接続されている。接続部611aには、例えばバスバーなどを介して平滑コンデンサ5が接続される。
N端子612は、上記したNライン8に電気的に接続される外部接続端子60である。N端子612は、平滑コンデンサ5の負極端子に電気的に接続される。N端子612は、負極端子、低電位電源端子などと称されることがある。N端子612は、N配線422の端子接続部に接続されている。N端子612は、N配線422およびクリップ50Lを介して、下アーム9Lを構成する半導体素子30Lのソース電極32に電気的に接続されている。
N端子612は、外部機器との接続部612aと、基板40との接続部612bを有している。N端子612は、概してY方向に延びている。N端子612においてY方向の端部のひとつが接続部612aをなし、端部の他のひとつが接続部612bをなしている。一例として本実施形態では、N端子612の一部分がハウジング22の枠体221に保持されている。N端子612の接続部612aは、枠体221の壁部221aから外側に突出し、接続部612bは壁部221aから内側に突出している。接続部612bはN配線422に接続されている。接続部612aには、例えばバスバーなどを介して平滑コンデンサ5が接続される。
O端子613は、上記した出力ライン10に電気的に接続される外部接続端子60である。O端子613は、モータジェネレータ3の対向する相の巻線3aに電気的に接続される。O端子613は、出力端子、交流端子などと称されることがある。半導体モジュール20は、O端子613として、U相のO端子613U、V相のO端子613V、およびW相のO端子613Wを備えている。
O端子613はO配線423に接続されている。O端子613は、O配線423を介して、下アーム9Lを構成する半導体素子30Lのドレイン電極31に電気的に接続されている。O端子613は、O配線423およびクリップ50Hを介して、上アーム9Hを構成する半導体素子30Hのソース電極32に電気的に接続されている。
O端子613は、外部機器との接続部613aと、基板40との接続部613bを有している。O端子613は、概してY方向に延びている。O端子613においてY方向の端部のひとつが接続部613aをなし、端部の他のひとつが接続部613bをなしている。一例として本実施形態では、O端子613の一部分がハウジング22の枠体221に保持されている。O端子613の接続部613aは、枠体221の壁部221bから外側に突出し、接続部613bは壁部221bから内側に突出している。接続部613bはO配線423に接続されている。接続部613aには、例えばバスバーなどを介して、モータジェネレータ3が接続される。
信号端子62は、半導体素子30と、図示しない回路基板とを電気的に接続する。信号端子62は、ワイヤ80(図5参照)などの接続部材を介して、半導体素子30のパッド33に電気的に接続されている。信号端子62の本数は特に限定されるものではない。信号端子62は、少なくとも半導体素子30のゲート電極に駆動電圧を印加するための端子を含めばよい。信号端子62は、半導体素子30のソース電位を検出するための端子を含んでもよい。信号端子62は、半導体素子30のドレイン電位を検出するための端子を含んでもよい。信号端子62は、半導体素子30の温度を検出するための端子を含んでもよい。
図2などに示す例では、信号端子62の一部分が枠体221の壁部221b,221cと仕切壁222a,222bに保持されている。上アーム9H側の信号端子62は、枠体221および仕切壁222に保持されている。たとえばU相の信号端子62は、枠体221の壁部221cに保持されている。V相の信号端子62は仕切壁222aに保持され、W相の信号端子62は仕切壁222bに保持されている。下アーム9Lの信号端子62は、枠体221の壁部221bに保持されている。
<スナバ回路>
図1および図7に示すように、スナバ回路13は、P配線421とN配線422とを電気的に架橋する。P配線421は第1配線に相当し、N配線422は第2配線に相当する。スナバ回路13は、互いに直列接続されたコンデンサ131および抵抗132を有する。図1の等価回路である図7に示すように、コンデンサ131は、互いに並列接続された複数のコンデンサC1、C2であってもよい。コンデンサC1は第1コンデンサに相当し、コンデンサC2は第2コンデンサに相当する。
図1および図7に示すように、スナバ回路13は、P配線421とN配線422とを電気的に架橋する。P配線421は第1配線に相当し、N配線422は第2配線に相当する。スナバ回路13は、互いに直列接続されたコンデンサ131および抵抗132を有する。図1の等価回路である図7に示すように、コンデンサ131は、互いに並列接続された複数のコンデンサC1、C2であってもよい。コンデンサC1は第1コンデンサに相当し、コンデンサC2は第2コンデンサに相当する。
コンデンサ131はチップコンデンサであり、基板40に表面実装されている。コンデンサ131は本体部および端子を有する。本体部は、電極および誘電体を樹脂内部に封止して構成されている。これらの電極および誘電体は機能素子に相当する。誘電体にはセラミックが用いられており、複数の誘電体が積層されている。端子は、本体部の電極に電気的に接続されている。端子のうち本体部から露出する部分は、基板40の導体42(配線)に半田で接続されている。チップ型のコンデンサ131は立方体形状である。なお、コンデンサ131は、端子がリード線である挿入実装タイプであってもよい。
抵抗132は、互いに接続された複数の抵抗R11、R21、R12、R22であってもよい。抵抗R11と抵抗R21は互いに直列接続され、抵抗R12と抵抗R22は互いに直列接続されている。抵抗R11と抵抗R12は互いに並列接続され、抵抗R21と抵抗R22は互いに並列接続されている。抵抗R11と抵抗R12は第1抵抗に相当し、抵抗R21と抵抗R22は第2抵抗に相当する。要するに、第1抵抗と第2抵抗が互いに直列接続されている。
抵抗132はチップ抵抗であり、基板40に表面実装されている。抵抗132は本体部および一対の端子を有する。本体部は、抵抗素子(機能素子)を樹脂内部に封止して構成されている。一対の端子は、本体部の抵抗素子に電気的に接続されている。一対の端子のうち本体部から露出する部分は、基板40の導体42に半田で接続されている。チップ型の抵抗132は立方体形状である。なお、抵抗132は、端子がリード線である挿入実装タイプであってもよい。
図6および図8に示すように、絶縁基材41のうちP配線421とN配線422に挟まれた部分には、中継配線424、425が設けられている。1つの中継配線424には、コンデンサ131および抵抗R11、R12が接続されている。1つの中継配線425には、抵抗R11、R12および抵抗R21、R22が接続されている。中継配線424は、P配線421(第1配線)およびN配線422(第2配線)とは別の第3配線に相当する。
<第1実施形態のまとめ>
本実施形態に係る半導体装置21では、スナバ回路13の抵抗132には、互いに直列接続された第1抵抗(抵抗R11、R12)および第2抵抗(抵抗R21、R22)が含まれている。以下、この構成による作用効果について説明する。

スナバ回路13のコンデンサ131では、内部欠陥が存在する状態で過電圧が繰り返し印加される等、様々な原因で短絡故障することが懸念される。そして、コンデンサ131が短絡故障すると、スナバ回路13がP配線421とN配線422を短絡させてしまい、他の関連部品が故障する懸念が生じる。つまり、コンデンサ131の故障が関連部品の故障へと拡大していく懸念が生じる。
この懸念に対し本実施形態では、スナバ回路13の抵抗132を、複数の抵抗R11~R22に分けている。そして、分けられた第1抵抗R11、R12と第2抵抗R21、R22を直列接続させている。そのため、複数に分けられた各々の抵抗を小さくできる。その結果、コンデンサ131が短絡故障して抵抗132に高電圧が印加された時に、1つの抵抗が溶断してオープン故障する可能性を高くできる。しかも、コンデンサ131が短絡故障してから抵抗132がオープン故障するまでの時間を短くできる。つまり、コンデンサ131が短絡故障しても、複数の抵抗R11~R22のいずれかが瞬時にオープン故障する。よって、コンデンサ131の短絡故障が関連部品の故障へと拡大していく懸念を低減できる。
さらに本実施形態では、抵抗132を複数の抵抗R11~R22に分けているので、コンデンサ131が故障していない通常運転時において、通電に伴い抵抗132で生じる発熱量が複数の抵抗R11~R22に分散される。よって、通常運転時に抵抗R11~R22が熱損傷する懸念も低減できる。
さらに本実施形態では、第1抵抗には、互いに並列接続された複数の抵抗R11、R12が含まれている。第2抵抗には、互いに並列接続された複数の抵抗R21、R22が含まれている。そのため、先述した通常運転時における発熱量の分散を、第1抵抗および第2抵抗が1つである場合に比べて促進できる。よって、通常運転時に抵抗R11~R22が熱損傷する懸念をより一層低減できる。さらに本実施形態では、第1抵抗の数と第2抵抗の数は同じである。そのため、複数の抵抗R11~R22の部品共通化を図りやすくできる。なお、本実施形態では、第1抵抗に含まれる複数のR11、R12の全てがオープン故障するまでは、スナバ回路13はオープン故障した状態にならない。同様にして、第2抵抗に含まれる複数のR21、R22の全てがオープン故障するまでは、スナバ回路13はオープン故障した状態にならない。
さらに本実施形態では、コンデンサ131には、互いに並列接続された第1コンデンサC1および第2コンデンサC2が含まれている。抵抗132には、第1コンデンサC1に直列接続された第1抵抗および第2抵抗と、第2コンデンサC2に直列接続された第1抵抗および第2抵抗が含まれている。これによれば、第1コンデンサC1および第2コンデンサC2の一方が短絡故障した場合であっても、他方がスナバ回路13として機能するので、スナバ回路13の冗長性を実現できる。また、複数の抵抗の数が増える分、先述した通常運転時における発熱量の分散を促進でき、通常運転時に抵抗R11~R22が熱損傷する懸念をより一層低減できる。
<第1実施形態の変形例>
図9に示すように、第1抵抗を抵抗R11、R12、R13の3つとし、第2抵抗を抵抗R21の1つとしてもよい。つまり、第1抵抗および第2抵抗の一方には、互いに並列接続された複数の抵抗R11、R12、R13が含まれている。第1抵抗および第2抵抗の他方には、互いに並列接続された抵抗は含まれない。この場合、第1抵抗および第2抵抗のうち数が少ない方の抵抗について、コンデンサ131の短絡故障時に迅速なオープン故障を促進できる。図9の場合、点線で囲まれた抵抗R21を迅速にオープン故障させることができる。なお、図9に示す全ての抵抗R11、R12、R13、R21は、互いに同じ大きさである。
図9に示すように、第1抵抗を抵抗R11、R12、R13の3つとし、第2抵抗を抵抗R21の1つとしてもよい。つまり、第1抵抗および第2抵抗の一方には、互いに並列接続された複数の抵抗R11、R12、R13が含まれている。第1抵抗および第2抵抗の他方には、互いに並列接続された抵抗は含まれない。この場合、第1抵抗および第2抵抗のうち数が少ない方の抵抗について、コンデンサ131の短絡故障時に迅速なオープン故障を促進できる。図9の場合、点線で囲まれた抵抗R21を迅速にオープン故障させることができる。なお、図9に示す全ての抵抗R11、R12、R13、R21は、互いに同じ大きさである。
図10に示すように、第1抵抗を抵抗R11、R12の2つとし、第2抵抗である2つの抵抗R21、R22を、別々の電流経路に配置してもよい。つまり、第1抵抗と第2抵抗の数は同じであっても、第1抵抗および第2抵抗の一方では並列接続させ、他方では並列接続させていない。この場合、並列接続の数が少ない方の抵抗について、コンデンサ131の短絡故障時に迅速なオープン故障を促進できる。図10の場合、点線で囲まれた抵抗R21、R22を迅速にオープン故障させることができる。なお、図10に示す全ての抵抗R11、R12、R21、R22は、互いに同じ大きさである。
図11に示すように、第1コンデンサC1を2つ設けてもよい。この場合、一方の第1コンデンサC1が短絡故障して抵抗R11、R21がオープン故障したとしても、他方の第1コンデンサC1および抵抗R12、R22については通常通り機能する。よって、基板40上における電流経路の対象性が損なわれることを軽減させるように、スナバ回路13の冗長性を向上できる。なお、図11に示す全ての抵抗R11、R12、R21、R22は、互いに同じ大きさである。
図12に示すように、スナバ回路13には、第1抵抗R11、R12および第2抵抗R21、R22の他にワイヤWが含まれていてもよい。ワイヤWは、第1抵抗R11、R12および第2抵抗R21、R22に直列接続されている。ワイヤWは複数設けられており、複数のワイヤWは並列接続されている。第1抵抗R11、R12および第2抵抗R21、R22はチップ抵抗である。1つのワイヤWの電気抵抗は、第1抵抗R11、R12および第2抵抗R21、R22に含まれる1つのチップ抵抗の電気抵抗よりも大きい。これによれば、コンデンサ131の短絡故障時に、ワイヤWが溶断してオープンになることを期待できる。
図13に示す例では、第2抵抗にワイヤR2Wが用いられている。換言すれば、図8に示す抵抗R21、R22をワイヤR2Wに置き換えている。ワイヤR2Wは複数設けられており、複数のワイヤR2Wは並列接続されている。1つのワイヤR2Wの電気抵抗は、第1抵抗R11、R12に含まれる1つのチップ抵抗の電気抵抗よりも大きい。これによれば、コンデンサ131の短絡故障時に、ワイヤR2Wが溶断してオープンになることを期待できる。
並列接続された複数の抵抗が第1抵抗および第2抵抗の各々に含まれている場合において、第1抵抗に含まれる抵抗の数と第2抵抗に含まれる抵抗の数は、同じであってもよいし、異なっていてもよい。
(第2実施形態)
本実施形態に係る半導体装置は、上記第1実施形態に係る半導体装置21をベースに、以下に説明する構成を追加している。

図14に示すように、半導体装置はモニタ端子63を備えていてもよい。モニタ端子63は、中継配線424に接続されている。中継配線424は第3配線に相当する。モニタ端子63は、コンデンサ131および抵抗132の間の電位を検出する。モニタ端子63は外部機器に接続され、検出した電位の信号を出力する。モニタ端子63は、P端子611およびN端子612とともに一列に並べて配置されている。外部機器は、例えばコンピュータである。コンピュータは、モニタ端子63から出力された信号に基づき、コンデンサ131の短絡故障に伴い抵抗132がオープン故障した状態であるか否かを判別する。
図15に示すように、モニタ端子63は、中継配線424との接続箇所から、絶縁基材41の一面41aに対して垂直に延びる形状であってもよい。モニタ端子63からの信号を取得する上述のコンピュータは、図示しない制御基板に実装されている。この制御基板は、基板40に対向する位置に配置されている。モニタ端子63は、基板40および制御基板に対して垂直に延びる形状である。モニタ端子63の一端は基板40に接続され、モニタ端子63の他端は制御基板に接続される。
以上に説明した通り、モニタ端子63を備える本実施形態によれば、抵抗132がオープン故障した状態であるか否かを判別可能にできる。

図16および図17に示すように、コンデンサ131は、本体部1314およびリード端子1313を有する。本体部1314は、誘電体1311(機能素子)および電極1312(機能素子)を封止樹脂の内部に封止して構成されている。誘電体1311は、1対の電極1312の間に配置されている。1対の電極1312の各々には、リード端子1313が接続されている。誘電体1311および電極1312は、封止樹脂によって封止されている。リード端子1313の一部は、封止樹脂から露出している。1対のリード端子1313の一方は、P配線421またはN配線422に接続されている。1対のリード端子1313の他方は、中継配線424に接続されている。なお、電極1312および誘電体1311は機能素子に相当する。
リード端子1313には細部1313aが設けられている。細部1313aは、リード端子1313を流れる電流の電気抵抗が部分的に大きくなるように、断面積を部分的に小さくした形状である。コンデンサ131の短絡故障に伴って流れる電流で細部1313aが溶断することとなるよう、細部1313aの電気抵抗(つまり断面積)は設定されている。なお、細部1313aの電気抵抗は、第1抵抗R11、R12および第2抵抗R21、R22に含まれる1つのチップ抵抗の電気抵抗よりも大きく設定されている。
以上により、本実施形態に係るコンデンサ131は、リード端子1313に溶断用の細部1313aが設けられている。これによれば、コンデンサ131の短絡故障時に、細部1313aが溶断してオープンになることを期待できる。なお、本実施形態に係る細部1313aがコンデンサ131に設けられていれば、第1抵抗および第2抵抗のいずれか一方は廃止されていてもよい。
本実施形態では、リード端子1313に細部1313aを設ける構成と、スナバ回路13の抵抗132に第1抵抗および第2抵抗を含ませる構成とが組み合わされている。これに対し、リード端子1313に細部1313aを設ける構成が採用されていれば、スナバ回路13の抵抗132に第1抵抗および第2抵抗を含ませる構成は採用されていなくてもよい。
(第4実施形態)
本実施形態に係る半導体装置21では、第1実施形態に係る半導体装置21の構成を前提としつつ、図8に示す抵抗132の配置が図18に示す配置に変更されている。以下、第1実施形態に対する本実施形態の変更箇所を説明し、特に説明のない構成については第1実施形態と同じである。

抵抗132に含まれる4つの抵抗R11、抵抗R21、抵抗R12および抵抗R22は、Y方向に順番に並べられている。抵抗R11が第1電子部品に相当し、抵抗R21が第2電子部品に相当し、抵抗R12が第3電子部品に相当し、R22が第4電子部品に相当する。
抵抗R11と抵抗R12のX方向位置は同じであり、抵抗R21と抵抗R22のX方向位置は同じである。抵抗R11と抵抗R21は、互いにX方向にずれた位置にある。抵抗R12と抵抗R22も、互いにX方向にずれた位置にある。要するに、4つの抵抗132は、互い違いにX方向位置をずらしながら、Y方向に並べられている。
図19および図20に示すように、抵抗132と基板40との間にはトンネル状の空間であるトンネル部T1、T2、T3、T4が存在する。これらのトンネル部は一方向に貫通した形状である。図18に示す例では、トンネル部の貫通方向はY方向である。封止体90の一部は、これらのトンネル部に充填されている。図18および図19中に示す矢印は、上記充填の際に、封止体90がトンネル部へ流入する方向の一例を示す。
抵抗132がチップ抵抗であり、基板40に表面実装されていることは、第1実施形態にて先述した通りである。抵抗132は、本体部1321および一対の端子1323を有する。本体部は、抵抗素子1322(機能素子)を樹脂内部に封止して構成されている。一対の端子1323は、本体部1321の抵抗素子1322に電気的に接続されている。一対の端子1323のうち本体部1321から露出する部分は、基板40の導体42に半田で接続されている。
トンネル部T1、T2、T3、T4は、一対の端子1323、本体部1321および基板40で囲まれた空間である。基板40のうちトンネル部を形成する部分は、端子1323が接続されている導体42、および絶縁基材41である。抵抗R21および抵抗R22は、N配線422(第2配線)および中継配線424(第3配線)に跨って接続されている。抵抗R11および抵抗R12は、2つの中継配線424(第3配線)に跨って接続されている。N配線422および中継配線424のうち抵抗132が接続される部分は、Y方向に直線状に延びる形状である。
例えば、端子1323の厚さ寸法に中継配線424の厚さ寸法を加えたZ方向寸法が、トンネル部のZ方向長さ(高さ)である。換言すれば、本体部1321の底面と絶縁基材41の一面41aとの間のZ方向距離が、トンネル部の高さに相当する。抵抗132のY方向長さ、つまり本体部1321のY方向長さが、トンネル部のY方向長さに相当する。
抵抗R11によるトンネル部T1は第1トンネル部に相当し、抵抗R21によるトンネル部T2は第1トンネル部に相当し、抵抗R12によるトンネル部T3は第3トンネル部に相当し、抵抗R22によるトンネル部T4は第4トンネル部に相当する。
抵抗R21は、複数の抵抗132のうち、トンネル部T1の貫通出口Toutの最も近くに位置する。抵抗R12は、トンネル部T2の貫通出口Toutの最も近くに位置する。抵抗R22は、トンネル部T3の貫通出口Toutの最も近くに位置する。封止体90の流動が図18に示す矢印と逆向きになった場合には、抵抗R21は、トンネル部T1の貫通入口Tinの最も近くに位置すると言える。抵抗R12は、トンネル部T2の貫通入口Tinの最も近くに位置すると言える。抵抗R22は、トンネル部T3の貫通入口Tinの最も近くに位置すると言える。
図21に示すように、トンネル部T1の貫通方向へトンネル部T1を投影した範囲は第1投影範囲A1に相当する。トンネル部T2の貫通方向へトンネル部T2を投影した範囲は第2投影範囲A2に相当する。抵抗R11を貫通方向へ投影した範囲は第1範囲B1に相当し、抵抗R21を貫通方向へ投影した範囲は第2範囲B2に相当する。
抵抗R21の全体および抵抗R22の全体が、第1投影範囲A1の外に位置している。抵抗R11の全体および抵抗R12の全体が、第2投影範囲A2の外に位置している。トンネル部T3はトンネル部T1に対して平行に延びる。トンネル部T3の少なくとも一部は、第1投影範囲A1に位置している。例えば、図21の例では、トンネル部T3の全体が第1投影範囲A1に位置している。トンネル部T4はトンネル部T2に対して平行に延びる。トンネル部T4の少なくとも一部は、第2投影範囲A2に位置している。例えば、図21の例では、トンネル部T4の全体が第2投影範囲A2に位置している。抵抗R21の一部および抵抗R22の一部が第1範囲B1に位置する。抵抗R11の一部および抵抗R12の一部が第2範囲B2に位置する。
なお、P配線421またはN配線422には、DESAT端子が接続されていてもよい。DESAT端子は過電流保護のための端子である。DESAT端子の電圧値または電流値が過大になった場合に、半導体装置21からの出力を制限する等によって、過電流保護が図られる。DESAT端子は、高電圧が印加される点で信号端子62とは異なる。DESAT端子にはワイヤの一端が接続され、ワイヤの他端は導体42に接続されている。このワイヤの他端が接続される導体42の部分はDESATワイヤ取出エリアと呼ばれる。DESAT取出エリアは、Y方向において、抵抗132と半導体素子30との間に配置されている。
<第4実施形態のまとめ>
本実施形態に係る半導体装置21では、抵抗R11(第1電子部品)の最も近くに位置する抵抗R21(第2電子部品)は、第1投影範囲A1の外に位置している。仮に、本実施形態に反して抵抗R21が第1投影範囲A1に位置し、トンネル部T2も第1投影範囲A1に位置している場合、トンネル部T1の出口の直ぐ隣にトンネル部T2の入口が位置することとなる。その場合、封止体90がトンネル部T1、T2に充填される際の流動抵抗は、トンネル長さ2つ分となる。そのため、封止体90の充填されていない空隙がトンネル部T1、T2に形成される懸念が生じる。その場合、抵抗R11のうち封止されていない部分が、空気によって酸化して劣化することが懸念される。
本実施形態に係る半導体装置21では、抵抗R11(第1電子部品)の最も近くに位置する抵抗R21(第2電子部品)は、第1投影範囲A1の外に位置している。仮に、本実施形態に反して抵抗R21が第1投影範囲A1に位置し、トンネル部T2も第1投影範囲A1に位置している場合、トンネル部T1の出口の直ぐ隣にトンネル部T2の入口が位置することとなる。その場合、封止体90がトンネル部T1、T2に充填される際の流動抵抗は、トンネル長さ2つ分となる。そのため、封止体90の充填されていない空隙がトンネル部T1、T2に形成される懸念が生じる。その場合、抵抗R11のうち封止されていない部分が、空気によって酸化して劣化することが懸念される。
この懸念に対し、本実施形態では抵抗R21が第1投影範囲A1の外に位置する。そのため、トンネル部T1の出口の直ぐ隣に抵抗R21が位置することを回避できる。よって、抵抗R21が、トンネル部T1内への封止体90のスムーズな流動の妨げになることを抑制できる。よって、トンネル部T1に上記空隙が形成される懸念を抑制できる。
ここで、図18に示す4つの抵抗132を1つの抵抗に置換した場合、置換後の1つの抵抗は、抵抗132よりも大型化する。その場合、抵抗は通電に伴い生じる熱が1つの抵抗に集中するため、放熱面で不利となる。これに対し、複数の抵抗132でスナバ回路13の抵抗を構成する本実施形態によれば、熱が分散されるため放熱面で有利となる。但し、複数の抵抗132で構成した場合、本実施形態に反してトンネル部が連続して繋がるように抵抗132を配置すると、封止体90の流動抵抗増大が懸念される。そこで、本実施形態では、複数のトンネル部が連続して繋がらないように複数の抵抗132を配置しているので、上述の流動抵抗増大の懸念を抑制できる。しかも、複数のトンネル部が連続して繋がらないように配置した結果、第1電子部品と第2電子部品との距離が離れることになるので、熱分散が促進されることにもなる。
さらに本実施形態では、抵抗R21(第2電子部品)の一部は、抵抗R11(第1電子部品)を貫通方向へ投影した第1範囲B1に位置している。換言すれば、抵抗R21の搭載スペースの一部が、抵抗R11の搭載スペースとX方向において重複している。そのため、2つの抵抗R11、R21の搭載スペースをX方向に小さくできる。つまり、半導体装置21のX方向への小型化を図りつつ、封止体90の充填の確実性を向上できる。
さらに本実施形態では、抵抗R12(第3電子部品)のトンネル部T3が、第1投影範囲A1に位置する。ここで、抵抗R11と抵抗R12の間には抵抗R21が位置する。そのため、トンネル部T3が第1投影範囲A1に位置していても、トンネル部T1の出口とトンネル部T3の入口の離間距離L1(図18参照)は、十分に長くなる。よって、封止体90がトンネル部T1に充填される際の流動抵抗は、トンネル長さ2つ分にはならない。つまり、抵抗R12のトンネル部T3が、トンネル部T1内への封止体90のスムーズな流動の妨げにはならない。それでいて、抵抗R11の搭載スペースが、抵抗R12の搭載スペースとX方向において重複することになる。これにより、半導体装置21のX方向への小型化を図りつつ、封止体90の充填の確実性を向上できる。
さらに本実施形態では、抵抗R22(第4電子部品)のトンネル部T4が、第2投影範囲A2に位置する。ここで、抵抗R21と抵抗R22の間には抵抗R12が位置する。そのため、トンネル部T4が第2投影範囲A2に位置していても、トンネル部T2の出口とトンネル部T4の入口の離間距離L2(図18参照)は、十分に長くなる。よって、封止体90がトンネル部T2に充填される際の流動抵抗は、トンネル長さ2つ分にはならない。つまり、抵抗R22のトンネル部T4が、トンネル部T2内への封止体90のスムーズな流動の妨げにはならない。それでいて、抵抗R21の搭載スペースが、抵抗R22の搭載スペースとX方向において重複することになる。これにより、半導体装置21のX方向への小型化を図りつつ、封止体90の充填の確実性を向上できる。
<第4実施形態の変形例>
上記第4実施形態では、トンネル部T1の貫通方向とトンネル部T2の貫通方向は互いに平行である。これに対し、図22に示すように、トンネル部T1の貫通方向とトンネル部T2の貫通方向が、互いに非平行であってもよい。図22の例では、互いの貫通方向が垂直となるように、隣り合う2つの抵抗R11、R21が配置されている。
上記第4実施形態では、トンネル部T1の貫通方向とトンネル部T2の貫通方向は互いに平行である。これに対し、図22に示すように、トンネル部T1の貫通方向とトンネル部T2の貫通方向が、互いに非平行であってもよい。図22の例では、互いの貫通方向が垂直となるように、隣り合う2つの抵抗R11、R21が配置されている。
上記第4実施形態では、隣り合う2つの抵抗R11、R21と、隣り合う2つの抵抗R12、R22とで、接続される中継配線424が共通である。これに対し、図23に示すように、抵抗R11、R21と抵抗R12、R22とで、接続される中継配線424が別々の配線であってもよい。
上記第4実施形態では、1方向に並ぶ4つの抵抗R11、R21、R12、R22が、図18に示すように、X方向位置を互い違いにずらして配置されている。つまり、隣り合う抵抗132の全てについて、X方向位置が互いにずれている。これに対し、図24に示すように、隣り合う抵抗132の少なくとも2つについて、X方向位置が互いにずれていればよい。図24の例では、トンネル部T2とトンネル部T3のX方向位置が互いにずれている。この場合、トンネル部T1とトンネル部T2のX方向位置が同じであってもよい。また、トンネル部T3とトンネル部T4のX方向位置が同じであってもよい。なお、図24に示す例では、トンネル部T2およびトンネル部T3のいずれか一方が第1トンネル部に相当し、他方が第2トンネル部に相当する。つまり、抵抗R21および抵抗R12のいずれか一方が第1電子部品に相当し、他方が第2電子部品に相当する。
図25に示す例では、トンネル部T1とトンネル部T2のX方向位置が互いにずれている。また、トンネル部T3とトンネル部T4のX方向位置が互いにずれている。この場合、トンネル部T2とトンネル部T3のX方向位置が同じであってもよい。なお、図25に示す例では、隣り合う2つのトンネル部T1、T2のいずれか一方が第1トンネル部に相当し、他方が第2トンネル部に相当する。また、隣り合う2つのトンネル部T3、T4のいずれか一方が第1トンネル部に相当し、他方が第2トンネル部に相当する。
図26に示す例では、1方向(Y方向)に並ぶ全ての抵抗R11、R21、R12、R22について、隣合う抵抗のX方向位置がずれている。但し、X方向位置をずらす向きが、全ての抵抗で同じである。
上記第4実施形態では、1つの抵抗に対してY方向の一方側に隣合う抵抗の数は1つである。これに対し、図27に示す例では、1つの抵抗に対してY方向の一方側に隣合う抵抗の数は2つである。具体的には、抵抗R11に対してY方向の一方側の隣に、2つの抵抗R12、R21が配置されている。また、抵抗R22に対してY方向の他方側の隣に、2つの抵抗R12、R21が配置されている。
図28に示す例では、1つの抵抗R11のX方向位置と、3つの抵抗R21、R12、R22のX方向位置とが異なっている。それら3つの抵抗R21、R12、R22のX方向位置は同じになっている。図29に示す例では、1つの抵抗R21のX方向位置と、3つの抵抗R11、R12、R22のX方向位置とが異なっている。それら3つの抵抗R11、R12、R22のX方向位置は同じになっている。
上記第4実施形態では、トンネル部を形成する第1電子部品に、スナバ回路13の抵抗132が用いられている。これに対し、コンデンサ131がトンネル部を形成する第1電子部品であってもよい。また、コンデンサ131が第2電子部品であってもよい。
上記第4実施形態では、第2電子部品の一部が第1範囲B1に位置している。これに対し、第2電子部品の全体が第1範囲B1に位置していてもよい。
上記第4実施形態では、第3トンネル部の全体が第1投影範囲A1に位置している。これに対し、第3トンネル部の一部が第1投影範囲A1に位置していてもよい。また、上記第4実施形態では、第4トンネル部の全体が第2投影範囲A2に位置している。これに対し、第4トンネル部の一部が第2投影範囲A2に位置していてもよい。
(第5実施形態)
本実施形態に係る基板40の導体42には、以下に説明するレーザー粗化が施されている。例えば図30に示すように、導体42のうち中継配線424の部分に、レーザー粗化が施された粗化部42Lが形成されていてもよい。図28中の点線に示す部分が粗化部42Lである。粗化部42Lは、中継配線424のうち、抵抗R11(第1電子部品)と抵抗R21(第2電子部品)の間の部分に形成されている。
本実施形態に係る基板40の導体42には、以下に説明するレーザー粗化が施されている。例えば図30に示すように、導体42のうち中継配線424の部分に、レーザー粗化が施された粗化部42Lが形成されていてもよい。図28中の点線に示す部分が粗化部42Lである。粗化部42Lは、中継配線424のうち、抵抗R11(第1電子部品)と抵抗R21(第2電子部品)の間の部分に形成されている。
図31に示すように、中継配線424は、第1接続部42L1および第2接続部42L2を有する。第1接続部42L1は、中継配線424のうち第1電子部品の端子1323が半田83で接続される部分である。第2接続部42L2は、中継配線424のうち第2電子部品の端子1323が半田83で接続される部分である。粗化部42Lは、第1接続部42L1および第2接続部42L2の間の部分に形成されている。粗化部42Lの表面粗さは、第1接続部42L1および第2接続部42L2の表面粗さよりも粗い。粗化部42Lは、レーザー光線を照射することで粗化されていてもよいし、薬品で酸化させる等によって粗化されていてもよいし、研磨材で粗化されていてもよい。
粗化部42Lは、複数の抵抗132の間の部分に形成されていてもよい。粗化部42Lは、抵抗132とコンデンサ131の間の部分に形成されていてもよい。粗化部42Lは、複数のコンデンサ131の間の部分に形成されていてもよい。
粗化部42Lによって、第1接続部42L1の半田83と第2接続部42L2の半田83が分離され、分離された各々の半田83がフィレットを形成した状態になっている。図32および図33は、本実施形態に反して粗化部42Lが形成されていない比較例1および比較例2を示す。これらの比較例1、2では、第1接続部42L1の半田83と第2接続部42L2の半田83が分離されておらず、結合して一体となっている。その結果、比較例1、2では半田83がフィレットを形成していない。
そして、比較例1では、第1接続部42L1および第2接続部42L2の両方とも、十分な量の半田83が設けられている。そのため、半田83の損傷による断線を招く可能性は十分に低くなっている。しかし、比較例2では、図33中の一点鎖線に示すように、第2接続部42L2に設けられている半田83の量が少ない。そのため、半田83の損傷による断線を招く懸念があり、接続不良の状態と言える。比較例1、2のいずれにおいても、先述した通り両接続部の半田83が結合して一体となっているため、比較例1のように問題ない状態であるのか、比較例2のように接続不良の状態であるのか、Z方向から見た概観検査では判別できない。
この点を鑑み、本実施形態では、中継配線424のうち第1接続部42L1および第2接続部42L2の間の部分に、粗化部42Lが形成されている。そのため、第1接続部42L1の半田83と第2接続部42L2の半田83が分離され、分離された各々の半田83がフィレットを形成した状態になっている。半田83の量が十分でなければフィレットは形成されないので、フィレットの有無をZ方向から見て概観検査することで、接続不良の有無を判別できる。
(第6実施形態)
本実施形態に係る半導体装置21では、第1実施形態に係る半導体装置21の構成を前提としつつ、図34および図35に示す構成が採用されている。以下、特に説明のない本実施形態の構成については、第1実施形態と同じ構成である。

第1実施形態にて先述した通り、半導体素子30はパッド33を有する。パッド33は、中継配線425およびワイヤ80を介して信号端子62に接続される。このワイヤ80には、以下のワイヤ801、802、80a、80bが含まれる。例えば、パッド33と中継配線425はワイヤ801、802によって接続されている。複数の中継配線425どうしはワイヤ80aによって接続されている。中継配線425と信号端子62はワイヤ80bによって接続されている。信号端子62は、枠体221の壁部221cに取り付けられている。中継配線425は導体42に含まれる。中継配線425は、コンデンサ131または抵抗132と半導体素子30との間に配置されている。
上アーム素子である半導体素子30Hは、複数並べて配置されている。図35に示す例では、4つの半導体素子30Hが短手方向に一列に並べられている。ワイヤ802は、短手方向の両端に位置する半導体素子30Hに接続されるワイヤである。ワイヤ801は、短手方向の中央側に位置する半導体素子30Hに接続されるワイヤである。
なお、中継配線425に替えて、図示しない中継基板を採用してもよい。中継基板は、絶縁基材41の一面41aに載置される基板である。中継基板は、絶縁基材および導体を有する。中継基板を採用した場合、電子部品を中継基板に実装することができる点で、中継配線425より有利である。
ここで、枠体221の上面視における形状は、基板40を取り囲む矩形である。図35に示す例では、矩形の対辺のうち短辺がX方向に延びる。矩形の対辺のうち長辺がY方向に延びる。以下、一対の対辺が向かい合う方向は対辺方向と記載される。そして、一対の短辺が向かい合う方向はY方向に相当し、長手方向とも記載される。一対の長辺が向かい合う方向はX方向に相当し、短手方向とも記載される。
枠体221に充填された封止体90は、車両の振動等によって枠体221内で振動する。その振動の主な方向は、短手方向および長手方向である。封止体90は、短手方向より長手方向の方が振動しやすい。つまり、封止体90が長手方向へ振動する際の振動エネルギーは、短手方向へ振動する際の振動エネルギーより大きい。
コンデンサ131は矩形の立方体形状である。図34に示す例では、コンデンサ131の高さ寸法は、短手方向寸法および長手方向寸法より大きい。但し、コンデンサ131の高さ寸法は、短手方向寸法および長手方向寸法より小さくてもよい。また、図34に示す例では、コンデンサ131の短手方向寸法は長手方向寸法より大きいが、長手方向寸法が短手方向寸法より大きくてもよい。なお、高さ寸法とは、電力変換装置4が車両に搭載された状態における上下方向長さのことである。つまり、封止体90の液面に対して垂直な方向への長さのことである。
図34に示すように、コンデンサ131の上端1315は、パッド33より高い位置にある。つまり、上端1315は、ワイヤ801、802のパッド33への接続部分より高い位置にある。上端1315は、クリップ50の上端より高い位置にある。上端1315は、ワイヤ80のうち最も高い位置の部分である頂点部80pより高い位置にある。上端1315は、収容空間22vに位置する基板40への搭載部品の中で、最も高い位置にある。また、上端1315は、封止体90の液面よりも低い位置にある。つまり、コンデンサ131の全体が封止体90によって封止されている。例えば「高い」とは、Z方向において、基板40の一面を基準位置とし、2つの部材のうち一面に対して遠いほうが高い、という意味である。
以下、コンデンサ131を対辺方向へ投影した範囲は投影範囲C1、C2と記載される。投影範囲C1は長辺方向への投影範囲であり、投影範囲C2は短辺方向への投影範囲である。ワイヤ80の少なくとも一部は投影範囲C1、C2に位置する。図35に示す例では、ワイヤ801の全体が投影範囲C1に位置する。ワイヤ80aの一部が投影範囲C1に位置する。ワイヤ80aが延びる方向は、投影範囲C1に係る投影方向(長手方向)に対して垂直な方向である。ワイヤ801が延びる方向は、投影範囲C1に係る投影方向(長手方向)に対して、鋭角に交わる方向である。
<第6実施形態のまとめ>
本実施形態に係る半導体装置21では、コンデンサ131の上端1315がパッド33より高い位置にある。そのため、振動する封止体90の波がワイヤ80に衝突することを、コンデンサ131が抑制する。つまり、コンデンサ131は、封止体90の振動波からワイヤ80を保護する防波堤として機能する。そのため、封止体90の振動波からワイヤ80が受ける力を低減でき、ワイヤ80が損傷するおそれを低減できる。特に、パッド33に接続されているワイヤ801、802については、パッド33との接続部分がコンデンサ131によって十分に保護される。よって、ワイヤ801、802とパッド33との接続が損傷することを、抑制できる。しかも、上述の如くワイヤ80が保護されるので、ワイヤ80の線径を細くすることもできる。その結果、パッド33を最小化でき、ひいては半導体装置21の小型化を図ることもできる。
本実施形態に係る半導体装置21では、コンデンサ131の上端1315がパッド33より高い位置にある。そのため、振動する封止体90の波がワイヤ80に衝突することを、コンデンサ131が抑制する。つまり、コンデンサ131は、封止体90の振動波からワイヤ80を保護する防波堤として機能する。そのため、封止体90の振動波からワイヤ80が受ける力を低減でき、ワイヤ80が損傷するおそれを低減できる。特に、パッド33に接続されているワイヤ801、802については、パッド33との接続部分がコンデンサ131によって十分に保護される。よって、ワイヤ801、802とパッド33との接続が損傷することを、抑制できる。しかも、上述の如くワイヤ80が保護されるので、ワイヤ80の線径を細くすることもできる。その結果、パッド33を最小化でき、ひいては半導体装置21の小型化を図ることもできる。
さらに本実施形態では、コンデンサ131の上端1315は、ワイヤ80の頂点部80pより高い位置にある。そのため、封止体90の振動波による力をワイヤ80が受ける度合を、より一層低減できる。
さらに本実施形態では、ハウジング22の枠体221は、基板40を取り囲む矩形の形状である。そして、ワイヤ80の少なくとも一部は、矩形の対辺方向へコンデンサ131を投影した投影範囲C1、C2に位置する。例えば、ワイヤ801の全体が投影範囲C1に位置し、ワイヤ80aの一部が投影範囲C1に位置する。そのため、コンデンサ131の防波堤としての機能が促進され、ワイヤ80の損傷低減の効果を促進できる。
さらに本実施形態では、封止体90の振動エネルギーが、短手方向より長手方向の方が大きいことを鑑み、ワイヤ801、80aは、コンデンサ131の長手方向への投影範囲C1に配置されている。そのため、コンデンサ131による防波堤の機能が効果的に発揮される。
さらに本実施形態では、ワイヤ80のうち最も高い位置の部分である頂点部80pが投影範囲C1、C2に位置する。例えば、ワイヤ801の頂点部80pが投影範囲C1に位置する。そのため、ワイヤ80へ提供されるコンデンサ131による防波堤の機能が、より一層効果的に発揮される。
さらに本実施形態では、投影範囲C1に位置するワイヤ80が延びる方向は、その投影の方向に対して垂直な方向である。ここで、投影の方向に対して垂直な方向(X方向、Z方向)については、コンデンサ131による防波堤の機能が低くなっている。そこで本実施形態では、ワイヤ80がX方向、Z方向に延びる。より詳細には、ワイヤ80が延びる方向は、投影の方向(Y方向)に対して完全に平行にはなっておらず、垂直な方向(X方向、Z方向)にも少なからず延びている。そのため、防波堤の機能が低くなる方向(X方向、Z方向)について、ワイヤ80は、封止体90の振動波を受け難くなっていると言える。つまり、Y方向についてはコンデンサ131による防波堤で対策し、X方向、Z方向についてはワイヤ80が延びる方向で対策できる。
さらに本実施形態では、コンデンサ131の上端1315は封止体90の液面よりも低い位置にあり、コンデンサ131の全体が封止体90によって封止されている。そのため、コンデンサ131の全体が防波堤としての機能を発揮することになり、ワイヤ80の損傷低減の効果を促進できる。
<第6実施形態の変形例>
上記第6実施形態では、コンデンサ131の上端1315は封止体90の液面よりも低い位置にある。これに対し、図36に示すように、上端1315は封止体90の液面よりも高い位置にあってもよい。つまり、コンデンサ131の一部(上端1315)が、封止体90から露出していてもよい。上端1315は、封止されていなくても劣化しにくいので、露出していても問題ない。また、リード端子1313の全体を封止させつつ、本体部1314の一部を露出させるようにしてもよい。また、導体42とリード端子1313との接続部分を封止させつつ、リード端子1313の一部が露出していてもよい。
上記第6実施形態では、コンデンサ131の上端1315は封止体90の液面よりも低い位置にある。これに対し、図36に示すように、上端1315は封止体90の液面よりも高い位置にあってもよい。つまり、コンデンサ131の一部(上端1315)が、封止体90から露出していてもよい。上端1315は、封止されていなくても劣化しにくいので、露出していても問題ない。また、リード端子1313の全体を封止させつつ、本体部1314の一部を露出させるようにしてもよい。また、導体42とリード端子1313との接続部分を封止させつつ、リード端子1313の一部が露出していてもよい。
以下の説明では、ワイヤ801、802の両端の最短距離は、ワイヤ長80Lと記載される。また、ループ状に延びるワイヤ801、802のループの沿面長さは、沿面長さと記載される。ワイヤ801、802の線径に対する沿面長さは、線径比と記載される。ワイヤ80をボンディングする製造工程において、ワイヤを射出するノズルは振動する。このノズルの振動とワイヤが共振しないように、ワイヤ長80Lおよび線径比は設定されている。
上記第6実施形態では、コンデンサ131の上端1315は、ワイヤ80の頂点部80pより高い位置にある。これに対し、上端1315がパッド33より高い位置にあれば、上端1315は頂点部80pより低い位置であってもよい。

スナバ回路13が有する抵抗には、抵抗R31、R32が含まれている。抵抗R31、R32は、半田によって導体42に接続されている。コンデンサ131は、抵抗R31、R32を介して導体42に接続されている。つまり、コンデンサ131は、導体42に半田で接続されるのではなく、抵抗R31、R32の端子1323に半田で接続されている。換言すれば、導体42とコンデンサ131の間に抵抗R31、R32が配置されており、抵抗R31、R32の上にコンデンサ131が積層して配置されている。

コンデンサ131と基板40との間にはトンネル状の空間であるトンネル部T10が存在する。このトンネル部T10は一方向に貫通した形状である。図37に示す例では、トンネル部の貫通方向はY方向である。封止体90の一部は、トンネル部T10に充填されている。
トンネル部T10は、一対の抵抗R31、R32、コンデンサ131および基板40で囲まれた空間である。基板40のうちトンネル部T10を形成する部分は、端子1323が接続されている導体42、および絶縁基材41である。コンデンサ131は、抵抗R31、R32を介して、P配線421(第1配線)および中継配線424(第3配線)に跨って接続されている。
上記第1実施形態で説明した通り、スナバ回路13の抵抗132には、互いに直列接続された第1抵抗(抵抗R11、R12)および第2抵抗(抵抗R21、R22)が含まれている。この第1抵抗に、本実施形態に係る抵抗R31、R32が含まれていてもよいし、第2抵抗に抵抗R31、R32が含まれていてもよい。

- 電力変換回路(6)を構成する半導体装置であって、
第1主端子(611)と、

信号端子(62)と、
絶縁基材(41)と、前記絶縁基材の一面に配置され、前記第1主端子に電気的に接続された第1配線(421)と、前記一面に配置され、前記第2主端子に電気的に接続された第2配線(422)と、を有する基板(40)と、
前記第1配線に電気的に接続された半導体素子(30,30H)と、
互いに直列接続されたコンデンサ(131)および抵抗(132)を含み、前記第1配線と前記第2配線とを電気的に架橋するスナバ回路(13)と、
を備え、
前記抵抗には、互いに直列接続された第1抵抗(R11、R12、R13)および第2抵抗(R21、R22、R2W)が含まれている、半導体装置。 - 前記第1抵抗および前記第2抵抗の一方には、互いに並列接続された複数の抵抗が含まれており、
前記第1抵抗および前記第2抵抗の他方には、互いに並列接続された抵抗は含まれていない、請求項1に記載の半導体装置。 - 前記第1抵抗には、互いに並列接続された複数の抵抗が含まれており、

- 前記コンデンサおよび前記抵抗の間の電位をモニタするモニタ端子(63)を備える、請求項1に記載の半導体装置。
- 前記基板は、前記第1配線および前記第2配線とは別の第3配線(424)を有し、
前記コンデンサおよび前記抵抗は、前記第3配線を介して互いに直列接続され、
前記モニタ端子は、前記第3配線に接続され、前記第3配線との接続箇所から前記一面に対して垂直に延びる形状である、請求項7に記載の半導体装置。 - 前記半導体素子とともに前記抵抗を封止する、流動性を有した封止体(90)を備え、
前記抵抗は、抵抗素子(1322)が内部に封止された本体部(1321)と、前記抵抗素子に電気的に接続されるとともに前記本体部から延出する部分を有する一対の端子(1323)と、を有し、
前記封止体の一部は、前記一対の端子、前記本体部および前記基板で囲まれたトンネル状の空間であるトンネル部(T1、T2、T3、T4、T10)に充填されており、
前記第1抵抗の前記トンネル部を第1トンネル部(T1)、前記第1トンネル部の貫通方向へ前記第1トンネル部を投影した範囲を第1投影範囲(A1)とし、
前記第2抵抗は前記第1投影範囲の外に位置している、請求項1~8のいずれか1つに記載の半導体装置。 - 電力変換回路(6)を構成する半導体装置であって、
第1主端子(611)と、
第2主端子(612)と、
信号端子(62)と、
絶縁基材(41)と、前記絶縁基材の一面に配置され、前記第1主端子に電気的に接続された第1配線(421)と、前記一面に配置され、前記第2主端子に電気的に接続された第2配線(422)と、を有する基板(40)と、
前記第1配線に電気的に接続された半導体素子(30,30H)と、
コンデンサ(131)を含み、前記第1配線と前記第2配線とを電気的に架橋するスナバ回路(13)と、
を備え、
前記コンデンサは、電極(1312)、および前記電極に接続されるリード端子(1313)を有し、
前記リード端子には、前記リード端子を流れる電流の電気抵抗が部分的に大きくなるように設定された細部(1313a)が設けられ、
前記細部は、前記コンデンサの短絡故障に伴って流れる電流で溶断する電気抵抗に設定されている、半導体装置。
