Description

이중층 전사 인쇄 방법
본 발명은 이중층 전사 인쇄 방법에 관한 것이다.
양자점은 여러 종류의 양자점 물질들의 광 발광 현상 및 전계 발광 현상을 이용한 디스플레이 분야에 적용되고 있으며, 특히 광 발광을 이용한 색 변환 및 휘도 향상을 목적으로 한 제품에 적용되고 있다.
양자점은 태양전지의 광흡수층, 바이오 센서, 광센서, 조명 등 폭넓은 분야에서 활발한 연구가 진행되고 있으며, 특히 디스플레이 분야의 성과가 크게 두드러지고 있다.
종래에는 도너 기판에 코팅된 양자점 나노입자 박막을 양각 스탬프 혹은 전면 스탬프로 픽업하여 최종 기판에 전사하는 방식으로, 양자점 패턴을 형성할 때, 실리콘 고무인 폴리디메틸실록산(PDMS)을 사용하였다.
일반적인 발광 소자용 양자점은 긴 탄소사슬의 유기 리간드로 둘러싸여 있으므로, 양각 스탬프 혹은 전면 스탬프는 발광 소자용 양자점 박막을 도너 기판에서 픽업하여 최종 기판에 전사할 수 있다.
그러나, 이러한 기술로는 웨어러블 전자 소자를 위한 고효율 발광 장치의 구현이 어렵다.
본 발명의 일 과제는 향상된 외부 양자 효율을(external quantum efficiency, EQE) 갖는 양자점을 포함하는 이중층 전사 인쇄 방법을 제공하는 것이다.
본 발명의 예시적인 실시예들에 따르는 이중층 전사 인쇄 방법에 따르면, 제1 기판 상에 양자점 발광층을 형성한다. 상기 양자점 발광층 상에 전자 수송층을 적층하여 이중층을 형성한다. 상기 이중층을 중심부보다 영률(Young's Modulus)이 높은 표면부를 갖는 스탬프를 사용하여 픽업한다. 상기 스탬프로 픽업된 이중층을 제2 기판 상에 전사한다.
일부 실시예들에 따르는 이중층 전사 인쇄 방법에 있어서, 상기 픽업하는 단계 이후에 픽업한 상기 이중층을 음각 트렌치와 접촉시켜 이중층 패턴을 형성하는 단계를 더 포함할 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 스탬프는 산소 플라즈마 처리 또는 UV-오존 처리될 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 스탬프는 UV-오존 처리가 3 초 내지 300 초간 이루어질 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 스탬프의 표면부 영률은 2.0 MPa 내지 3.3 MPa일 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 스탬프의 중심부 영률은 0.5 MPa 내지 2.0 MPa일 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 스탬프는 실록산(siloxane)계, 아크릴(acryl)계, 에폭시(epoxy)계, 트리블록 코폴리머(triblock copolymer)계열의 탄성체 또는 이들의 복합체를 포함할 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 스탬프는 PDMS(polydimethylsiloxane)를 포함할 수 있다.
일부 실시예들에 따른 이중층 전사 인쇄 방법에 있어서, 상기 전자 수송층은 ZnO, ZnMgO, 유기 반도체(organic semiconductor)를 포함할 수 있다.
예시적인 실시예들에 따른 디스플레이 장치는 청구항 1의 이중층 전사 인쇄 방법에 의해 전사된 이중층을 포함한다.
예시적인 실시예들에 따르는 이중층 전사 인쇄 방법에 따르면, 양자점 발광층의 외부 양자 효율(external quantum efficiency, EQE)이 향상될 수 있다.

<이중층 전사 인쇄 방법>
본 발명의 일 실시예에 따른 이중층 전사 인쇄 방법은, 제1 기판 상에 양자점 발광층을 형성하는 단계; 상기 양자점 발광층 상에 전자 수송층을 적층하여 이중층을 형성하는 단계; 상기 이중층을 중심부보다 영률(Young's Modulus)이 높은 표면부를 갖는 스탬프를 사용하여 픽업하는 단계; 및 상기 스탬프로 픽업된 이중층을 제2 기판 상에 전사하는 단계; 를 포함한다.
이하 본 발명의 본 발명의 실시예들을 보다 구체적으로 설명하도록 한다.

제1 기판(100)은 유리, 석영, Al2O3, SiC, 폴리디메틸실록산(Polydimethlysiloxane, PDMS), 에코플렉스(ecoflex(Polybutylene adipate terephthalate, PBAT)), 폴리우레탄(polyurethane, PU), 폴리에틸렌테레프탈레이트(PET), 폴리부틸렌테레프탈레이트(PBT), 폴리실란(polysilane), 폴리실록산(polysiloxane), 폴리실라잔(polysilazane), 폴리카르보실란(polycarbosilane), 사이클릭 올레핀 코폴리머(Cyclic olefin copolymer, COC), 사이클릭 올레핀 폴리머(Cyclic olefin polymer, COP), 폴리에틸렌(PE), 폴리프로필렌(PP), 폴리이미드(PI), 폴리테트라플루오로에틸렌(PTFE), 폴리비닐클로라이드(PVC), 폴리카보네이트(PC), 폴리비닐리덴플로라이드(PVDF), 퍼플루오로알킬고분자(PFA) 및 스타이렌아크릴나이트릴코폴리머(SAN) 등을 포함할 수 있다.
양자점 발광층(110)은 양자점(Quantum dot) 입자를 포함하는 콜로이드 나노결정 물질을 포함할 수 있다.
양자점 입자란 나노 크기의 반도체 물질을 의미할 수 있다. 예를 들면, 원자가 분자를 이루고, 분자는 클러스터(cluster)라고 하는 작은 분자들의 집합체를 구성하여 나노 입자를 이룰 수 있다. 상술한 나노 입자가 반도체 특성을 가지고 있는 경우, 상기 나노 입자를 양자점 입자라고 한다.
상기 양자점 입자는 외부에서 에너지를 받아 여기 상태(excited state)에 이를 수 있으며, 자체 양자점의 에너지 밴드갭에 따른 에너지(예를 들면, 광)를 방출할 수 있다. 일 실시예에 있어서, 양자점 입자는 광 조사에 의해 발광하는 광 발광(Photo luminescence) 또는 전류 인가에 의해 발광하는 전계 발광(Electro luminescence)이 가능할 수 있다. 양자점 입자는 상술한 발광 특성으로 인해 디스플레이 소자, 에너지 소자 또는 생체 발광 소자 등 다양한 분야에서 발광 소재로서 적용될 수 있다.
예를 들면, 양자점 입자는 광 발광 소자를 이용한 LCD(Liquid Crystal Diodes) 기반의 디스플레이 또는 전계 발광 소자를 이용한 QLED(Quantum dot Light Emitting Diodes) 기반의 디스플레이에 사용될 수 있다.
예시적인 실시예들에 따른 양자점 발광층(110)은 상술한 양자점 입자를 포함함으로써 예를 들면, 광 조사에 의해 자체적으로 발광할 수 있다.
양자점 입자의 나노 결정 크기 및/또는 조성을 조절함에 따라 양자점 입자로부터 방출되는 에너지 밴드갭이 선택될 수 있다. 예를 들면, 양자점 입자의 크기가 감소할수록 넓은 에너지 밴드갭을 가질 수 있으며 발광 파장이 감소할 수 있다. 따라서, 양자점 입자의 입경 및/또는 조성을 조절함으로써 원하는 파장의 광을 방출하는 양자점 입자를 구현할 수 있다.
예를 들면, 상기 양자점 입자는 청색광을 방출하는 청색 양자점, 녹색광을 방출하는 녹색 양자점 또는 적색광을 방출하는 적색 양자점을 포함할 수 있다. 예를 들면, 상기 녹색 양자점 또는 적색 양자점의 경우 청색광을 조사받아 녹색광 또는 적색광으로 광 변환시킬 수 있다.
예시적인 실시예들에 따르면, 상기 양자점 입자는 광에 의한 자극으로 발광하는 물질을 포함할 수 있다. 예를 들면, II-VI족 화합물, III-V족 화합물, IV-VI족 화합물, I-III-VI2족 화합물, IV족 원소 또는 이를 포함하는 화합물, 및 이들의 혼합물 등 포함할 수 있다. 이들은 단독으로 혹은 2 이상이 조합되어 사용될 수 있다.
상기 II-VI족 화합물은 CdS, CdSe, CdTe, ZnS, ZnSe, ZnTe, ZnO, HgS, HgSe, HgTe, MgSe, MgS 및 이들의 혼합물 중에서 선택되는 이원소 화합물; CdSeS, CdSeTe, CdSTe, CdZnS, CdZnSe, CdZnTe, CdHgS, CdHgSe, CdHgTe, ZnSeS, ZnSeTe, ZnSTe, HgSeS, HgSeTe, HgSTe, HgZnS, HgZnSe, HgZnTe, 및 이들의 혼합물 중에서 선택되는 삼원소 화합물; 및 CdZnSeS, CdZnSeTe, CdZnSTe, CdHgSeS, CdHgSeTe, CdHgSTe, HgZnSeS, HgZnSeTe, HgZnSTe, 및 이들의 혼합물 중에서 선택되는 사원소 화합물로 이루어진 그룹에서 선택될 수 있다.
상기 III-V족 화합물은 GaN, GaP, GaAs, GaSb, AlN, AlP, AlAs, AlSb, InN, InP, InAs, InSb, 및 이들의 혼합물 중에서 선택되는 이원소 화합물; GaNP, GaNAs, GaNSb, GaPAs, GaPSb, AlNP, AlNAs, AlNSb, AlPAs, AlPSb, InNP, InNAs, InNSb, InPAs, InPSb, GaAlNP, 및 이들의 혼합물 중에서 선택되는 삼원소 화합물; 및 GaAlNAs, GaAlNSb, GaAlPAs, GaAlPSb, GaInNP, GaInNAs, GaInNSb, GaInPAs, GaInPSb, InAlNP, InAlNAs, InAlNSb, InAlPAs, InAlPSb, 및 이들의 혼합물 중에서 선택되는 사원소 화합물로 이루어진 그룹에서 선택될 수 있다.
상기 IV-VI족 화합물은 SnS, SnSe, SnTe, PbS, PbSe, PbTe, 및 이들의 혼합물 중에서 선택되는 이원소 화합물; SnSeS, SnSeTe, SnSTe, PbSeS, PbSeTe, PbSTe, SnPbS, SnPbSe, SnPbTe, 및 이들의 혼합물 중에서 선택되는 삼원소 화합물; 및 SnPbSSe, SnPbSeTe, SnPbSTe, 및 이들의 혼합물 중에서 선택되는 사원소 화합물로 이루어진 그룹에서 선택될 수 있다.
상기 I-III-VI2족 화합물은 CuInSe2에서 선택될 수 있다.
상기 IV족 원소 또는 이를 포함하는 화합물은 Si, Ge 및 이들의 혼합물 중에서 선택되는 원소 화합물; 및 SiC, SiGe 및 이들의 혼합물 중에서 선택되는 이원소 화합물로 이루어진 그룹에서 선택될 수 있다.
예시적인 실시예들에 따르면, 상기 양자점 입자는 균질한 (homogeneous) 단일 구조, 코어-쉘(core-shell) 구조, 그래디언트(gradient) 구조, 또는 이들의 혼합 구조일 수 있다.
일부 실시예들에 있어서, 상기 양자점 입자는 코어(core) 및 상기 코어를 덮는 쉘(shell)로 구성된 코어-쉘 구조일 수 있다. 상기 코어는 실질적으로 발광이 일어나는 부분일 수 있다. 상기 쉘은 코어의 산화를 방지하고 표면의 트랩(trap) 에너지 준위를 감소시킬 수 있다. 따라서, 쉘에 의해 양자점 입자의 안정성 및 효율을 향상될 수 있다.
코어(core) 및 쉘(shell)은 서로 다른 화합물로 이루어질 수 있다. 예를 들면, 상기 코어는 GaN, GaP, GaAs, GaSb, AlN, AlP, AlAs, AlSb, InN, InP, InAs, InSb, InNP, InZnP, InNAs, InNSb, InPAs, InPSb GaInPAs, GaInPSb, InAlNP, InAlNAs, InAlNSb, InAlPAs, InAlPSb 및 이들의 혼합물로 이루어진 그룹으로부터 선택된 하나 이상의 물질을 포함할 수 있다. 상기 쉘은 ZnSe, ZnS, ZnTe, CdTe, PbS, TiO, SrSe, HgSe, ZnSe, ZnS, ZnSeS 및 이들의 혼합물로 이루어진 그룹으로부터 선택된 하나 이상의 물질을 포함할 수 있다. 바람직하게는, 상기 코어는 In 및 P을 포함할 수 있으며, 상기 쉘은 Zn, Se 및/또는 S를 포함할 수 있다.
일부 실시예들에 있어서, 상기 쉘은 하나 이상의 쉘층을 포함하는 다층쉘(multi-layered shell) 구조일 수 있다. 예를 들면, 상기 양자점 입자는 코어, 상기 코어를 덮는 제1 쉘층, 및 상기 제1 쉘층을 덮는 제2 쉘층을 포함할 수 있다.
일부 실시예들에 있어서, 상기 다층쉘 구조에서 인접하는 코어 및 쉘층들은 서로 상이한 조성을 가질 수 있다. 예를 들면, 상기 코어는 InP, 및/또는 InZnP를 포함할 수 있으며, 상기 제1 쉘층은 ZnSe 및/또는 ZnSeS를 포함할 수 있고, 상기 제2 쉘층은 ZnS를 포함할 수 있다.
예시적인 실시예들에 따르면, 상기 양자점 입자는 입자의 중심 및 표면 사이에 형성된 농도 구배 영역을 포함할 수 있다. 예를 들면, 양자점 입자의 특정 원소 중 적어도 하나는 입자의 중심으로부터 입자의 표면으로 갈수록 농도가 변할 수 있다.
일부 실시예들에 있어서, 입자의 중심으로부터 입자의 표면으로 향할수록 Se의 농도가 연속적으로 감소할 수 있으며, S의 농도가 연속적으로 증가할 수 있다. 예를 들면, 상기 쉘은 Se 및 S의 농도가 교차하는 교차점을 가질 수 있다. 상기 교차점은 Se 및 S의 농도가 동일할 수 있다.
Se가 양자점 입자의 표면에 존재하는 경우, 외부 광 및 산소에 대한 장시간 노출로 인하여 Se이 산화될 수 있으며, 이에 따라 양자점 입자의 구조가 붕괴될 수 있다. 예시적인 실시예들에 따른 양자점 입자는 입자의 표면으로 갈수록 Se의 농도가 감소하고 S의 농도가 증가함에 따라, 양자점 입자의 광학 특성이 향상될 수 있으며, 내구성 및 구조적 안정성이 개선될 수 있다.
양자점 발광층(110)은 분산매에 분산시킨 패시베이션된 양자점(Quantum dot) 입자를 제1 기판(100) 상에 스핀 코팅하여 제작할 수 있다.
다음으로, 상기 양자점 발광층(110) 상에 전자 수송층(120)을 적층하여 이중층을 형성한다.
전자 수송층(120)은 양자점 발광층(110)으로 전자를 수송하여 양자점 발광층(110)을 발광시킨다.

일부 실시예들에 있어서, 전자 수송층(120)은 ZnO, TiO2, ZrO2, HfO2, ZnMgO 등의 금속 산화물들 또는 Si3N4를 포함하는 무기물이나 n-타입 반도체 폴리머 등을 포함할 수 있다.
일 실시예에 있어서, 전자 수송층(120)은 ZnO, ZnMgO, 유기 반도체(organic semiconductor) 등을 포함할 수 있다.
일부 실시예들에 있어서, 전자 수송층(120)은 나노 입자 필름을 포함할 수 있다.
전자 수송층(120)은 분산매에 분산시킨 금속 함유 나노 입자를 양자점 발광층(110) 상에 스핀 코팅하여 제작할 수 있다.
다음으로, 상기 이중층을 중심부보다 영률(Young's Modulus)이 높은 표면부를 갖는 스탬프를 사용하여 픽업한다.
도 4는 예시적인 실시예들에 따라 제작된 이중층의 픽업 직전의 모습을 나타내는 개략적인 단면도이다.
도 4를 참조하면, 상기 제1 기판(100) 상의 이중층은 스탬프(130)에 의해 픽업될 수 있다.
본 발명의 실시예들에 있어서, 이중층을 동시에 전사함으로써 디스플레이 장치 생산 공정을 효율적으로 진행할 수 있을 뿐만 아니라 전사된 이중층의 기능도 우수하게 유지할 수 있다.
상기 스탬프(130)를 통하여 이중층을 픽업하는 경우, 픽업 과정에서 높은 압력(>2 kg·cm-2)이 가해지면 스탬프(130)의 변형으로 인해 크랙이 발생할 수 있다. 크랙이 발생하는 이유는, 이중층 픽업 과정에서 유기 리간드가 없는 전자 수송층(120)이 분자간 상호작용이 가능한 긴 사슬의 리간드 패시베이션 된 양자점 발광층(110)에 비하여 깨지기 쉬운 성질을 가지고 있기 때문이다.
크랙의 발생을 방지하기 위해서는 스탬프(130)의 왜곡을 적게 해야 하지만, 스탬프의 영률이 증가함에 따라 스탬프(130)와 이중층 사이의 계면 접착력이 감소하므로 스탬프의 영률이 너무 높아도 이중층 픽업 과정에서 문제가 발생한다. 이런 문제를 해결하기 위해 스탬프(130)의 표면부의 영률만 선택적으로 중심부보다 증가시킬 수 있다.
예시적인 실시예들에 있어서, 상기 스탬프(130)는 표면부의 영률을 증가시키기 위해 그 표면이 산소 플라즈마 처리, UV-오존 처리 등이 된 것일 수 있다.
예를 들면, 상기 스탬프(130)는 UV-오존 처리가 3 초 내지 300 초, 또는 3 초 내지 100 초, 또는 3 초 내지 30 초, 또는 5 초 내지 25 초, 또는 10 초 내지 20 초, 또는 12 초 내지 18 초 동안 이루어질 수 있다. 상기 범위에서, 스탬프(130)의 표면부를 선택적으로 경화시킬 수 있으므로 이중층 픽업 단계에서 스탬프의 과도한 변형에 의한 크랙 등을 방지할 수 있다.
예시적인 실시예들에 따르면, 상기 스탬프(130)는 선택적으로 표면부가 경화될 수 있으며, 표면부의 영률은 2.0 MPa 내지 3.3 MPa, 또는 2.0 MPa 내지 3.1 MPa, 또는 2.0 MPa 내지 3.0 MPa, 또는 2.1 MPa 내지 2.9 MPa, 또는 2.1 MPa 내지 2.8 MPa, 또는 2.1 MPa 내지 2.5 MPa 일 수 있다. 상기 범위의 표면부 영률을 갖는 스탬프의 경우, 이중층 픽업 단계에서 스탬프의 과도한 변형에 의한 이중층의 크랙 등의 발생을 방지할 수 있으므로 더 효율적인 이중층 전사 인쇄가 가능해진다.
예시적인 실시예들에 따르면, 상기 스탬프(130)의 중심부 영률(Young's Modulus)은 0.5 MPa 내지 2.0 MPa, 또는 0.7 MPa 내지 1.8 MPa, 또는 0.8 MPa 내지 1.7 MPa, 또는 0.9 MPa 내지 1.6 MPa, 또는 1.0 MPa 내지 1.5 MPa 일 수 있다.
예시적인 실시예들에 있어서, 스탬프의 표면에 산소 플라즈마 처리 또는 UV-오존 처리하는 경우에 스탬프의 중심부의 영률은 처리 전 스탬프의 전체 영률과 동일할 수 있다. 이 경우 스탬프의 중심부 영률은 예를 들면, 경화제의 함량, 광경화를 위한 경화시간 도는 광조사량의 변경을 통해 조절될 수 있다.
스탬프(130)는 실록산(siloxane)계, 아크릴(acryl)계, 에폭시(epoxy)계, 트리블록 코폴리머(triblock copolymer)계열의 탄성체 또는 이들의 복합체를 포함할 수 있다. 예시적인 실시예들에 있어서, 스탬프(130)는 폴리우레탄아크릴레이트(polyurethaneacrylate), 폴리디메틸실록산(polydimethylsiloxane, PDMS)을 포함할 수 있다. 일 실시예에 있어서, 스탬프(130)는 폴리디메틸실록산(polydimethylsiloxane, PDMS)을 포함할 수 있다. 이에 따라, 상기 스탬프(130)에 의한 이중층의 픽업이 용이할 수 있다.
예시적인 실시예들에 따르면, 상기 스탬프는(130) 경화제를 포함할 수 있다. 상기 경화제는 예를 들면, 스탬프 전체 중량 중 5 중량% 내지 25 중량%, 또는 10 중량% 내지 20 중량% 일 수 있다.
예시적인 실시예들에 따르면, 상기 스탬프(130)는 다른 기판 위에 쉽게 전사할 수 있도록, 나노 내지 수마이크론 스케일의 미세패턴을 형성하여 이중층과 스탬프(130) 사이의 접촉면적을 줄일 수 있다.
예시적인 실시예들에 따르면, 상기 스탬프(130)는 형성하고자 하는 픽셀 크기에 대응하도록 패턴된 탄성 스탬프일 수 있다. 상기 패턴된 탄성 스탬프를 이용하여, 이중층 픽업 및 전사 프린팅의 과정을 반복하여, 복수의 칼라요소의 패턴된 양자점층을 포함하는 이중층을 형성할 수 있다.
다음으로 상기 스탬프(130)로 픽업된 이중층을 제2 기판(300) 상에 전사한다.
도 5는 예시적인 실시예들에 따라 제작된 이중층의 전사 직전의 모습을 나타내는 개략적인 단면도이다.
도 5를 참조하면, 상기 이중층은 제2 기판(300) 상에 전사될 수 있다.
예시적인 실시예들에 따르면, 제2 기판(300)은 금속, 금속 산화물, 반도체 및 절연체 등을 포함할 수 있다. 예시적인 실시예들에 따르면, 상기 제2 기판(300)은 금, 팔라듐, 백금, 유리, 세라믹, 게르마늄, 실리콘, 플라스틱 등을 포함할 수 있다.
예시적인 실시예들에 따르면, 상기 이중층이 전기 발광 소자에 사용될 경우 상기 제2 기판(300)은 투명하고 표면이 편평한 유리기판, 투명 플라스틱 기판, 투명 실리콘 등일 수 있다. 이 경우, 상기 제2 기판(300)은 정공 수송층 일 수 있다.
예시적인 실시예들에 따르면, 상기 제2 기판(300)은 이소프로필알코올, 아세톤, 메탄올 등의 용매에 의한 초음파 세척 및 자외선 세정(UV-Ozone cleaning)을 통한 오염 물질의 제거 후 사용할 수 있다.
상기 스탬프(130)로 상기 이중층 제2 기판(300) 상에 픽업 및 전사하는 경우, 픽업 과정에서 가해진 압력에 의하여 수평 및 수직 방향으로의 입자 패킹(packing)이 일어나게 되어 필름 내 존재하는 크랙 및 보이드(void) 등이 감소할 수 있다. 또한, 상기 패킹으로 인하여 기존 스핀 공정 대비 내부 저항을 크게 감소하고, 전자의 이동이 감소하여 전하의 누설(leakage)이 감소할 수 있다. 이에 따라, 높은 외부 양자 효율을 갖는 소자를 제조할 수 있다.
예시적인 실시예들에 따르면, 상기 스탬프(130)에 픽업된 이충층이 제2 기판(300) 위에 쉽게 전사되도록 열을 가하며 스탬프를 제거할 수 있다. 상기 스탬프(130)로부터 이중층이 잘 떨어질 수 있도록 하기 위하여 압전 효과를 이용하거나 상기 스탬프(130)에 음파 또는 초음파 등의 미세 진동을 줄 수 있다.
도 6은 예시적인 실시예들에 따라 제작된 이중층의 전사 전, 스탬프(130)에 의해 픽업된 양자점 발광층(110) 및 전자 수송층(120)의 하면에 음각 트렌치(200) 배치한 모습을 나타내는 개략적인 단면도이다.
도 6을 참조하면, 상기 픽업하는 단계 이후에 픽업한 상기 이중층을 음각 트렌치(200)와 접촉시켜 이중층 패턴을 형성하는 단계를 더 포함할 수 있다. 이에 따라, 음각 트렌치(200)와 접촉되지 않은 부분에 대하여 제2 기판(300) 상에 전사할 수 있다.
도 7은 이중층 전사 과정에서 각 층 사이의 접착일(the work of adhesion, WA/B)의 크기를 비교한 그래프이다.

도 8을 참조하면, 디스플레이 장치는 제1 전극(310), 정공 수송 영역(320), 발광층(330), 전자 수송 영역(340), 제2 전극(350) 순으로 적층된 소자를 포함할 수 있다.
제1 전극(310)은 도전성을 갖는다. 제1 전극(310)은 음극(cathode) 또는 양극(anode)일 수 있다.
정공 수송 영역(320)은 제1 전극(310) 상에 제공된다. 정공 수송 영역(320)은 전술한 제2 기판(300)일 수 있다. 정공 수송 영역(320)은 단일 물질 또는 복수의 서로 다른 물질로 이루어진 단일 층 또는 복수의 층을 가질 수 있다. 예를 들면, 정공 수송 영역(320)은 정공 수송층(HTL)을 포함할 수 있다.

제조예 1: 콜로이드 양자점 형성
제조예 1-1: 녹색 발광 양자점
0.14 mmol의 카드뮴 아세테이트(Cadmium acetate, Cd(OAc)2, 99.995 %), 3.41 mmol의 산화 아연(zinc oxide; ZnO, 99.99 %), 7.0 mL의 올레산(oleic acid; OA, 90 %) 및 15.0 mL의 1-옥타데센(1-octadecene; ODE, 90 %)의 혼합물을 120 ℃의 진공 상태에서 1.5 시간 동안 가열하여 카드뮴 올레이트(Cd(oleate)2) 및 아연 올레이트(Zn(oleate)2) 착물을 포함하는 용액을 제조했다.
2.0 mL의 트리옥틸포스핀-Se(Trioctylphosphine-Se; TOP-Se, 1M) 및 트리옥틸포스핀-S(Trioctylphosphine-S; TOP-S, 1M)의 혼합물을 290 ℃의 아르곤(Ar) 열처리한 상기 용액에 빠르게 주입하여 양자점 코어를 형성했다.
10 분 후, 상기 양자점 코어에 2.4 mL의 황(S)을 포함하는 1-옥타데센 용액(0.4M)을 천천히 주입하여 12 분 동안 반응시켜 쉘을 성장시킨 후, 6.0 mL의 아연 올레이트 용액(0.5M) 및 0.1 mL의 트리옥틸포스핀-S(TOP-S) 용액(2M)을 천천히 주입하여 20 분 동안 반응시켜 쉘을 추가적으로 성장시킨 양자점 코어/쉘을 형성했다.
제조예 1-2: 적색 발광 양자점
1.2 mmol의 미리스트산(myristic acid; MA, >99 %), 0.4 mmol의 산화 카드뮴(cadmium oxide; CdO, >99.99 %) 및 6.0 mL의 1-옥타데센(1-octadecene; ODE)의 혼합물을 120 ℃의 진공 상태에서 1.5 시간 동안 가열하여 카드뮴 미리스테이트(cadmium myristate)를 포함하는 용액을 제조했다.
0.1 mL의 트리옥틸포스핀-Se(Trioctylphosphine-Se; TOP-Se, 2M)를 270 ℃의 아르곤(Ar) 열처리한 상기 용액에 빠르게 주입하여 양자점 코어를 형성했다.
90 초 후, 1.6 mL의 아연 올레이트(0.5 M) 및 0.1 mL의 1-옥탄싸이올(1-octanethiol; OT, 98.5 %)의 혼합물을 천천히 주입하여 30 분 동안 반응시켜 양자점 코어의 쉘을 성장시킨 후, 2.4 mL의 카드뮴 올레이트 용액(0.5M) 및 0.6 mL의 트리옥틸포스핀-S(TOP-S) 용액(2M)을 천천히 주입하여 15 분 동안 추가로 반응시켜 쉘을 추가적으로 성장시킨 양자점 코어/쉘을 형성했다.
제조예 1-3: 청색 발광 양자점
1.0 mmol의 산화 카드뮴(cadmium oxide; CdO, >99.99 %), 9.0 mmol의 아연 아세테이트(zinc acetate, Zn(OAc)2, 99.99 %), 8.0 mL의 올레산(oleic acid; OA, 90 %) 및 15.0 mL의 1-옥타데센(1-octadecene; ODE, 90 %)의 혼합물을 120 ℃의 진공 상태에서 1.5 시간 동안 가열하여 카드뮴 올레이트(Cd(oleate)2) 및 아연 올레이트(Zn(oleate)2) 착물을 포함하는 용액을 제조했다.
1.8 mmol의 황(S) 및 0.2 mmol의 셀레늄(Se)을 포함하는 1-옥타데센 용액 3.0 mL을 300 ℃의 아르곤(Ar) 열처리한 상기 용액에 빠르게 주입하여 양자점 코어를 형성했다.
10 분 후, 상기 양자점 코어에 4.0 mL의 트리옥틸포스핀-S(TOP-S) 용액(2M)을 천천히 주입하여 50 분 동안 반응시켜 쉘을 성장시킨 후, 5.0 mL의 아연 올레이트 용액(0.5M) 및 1.0 mL의 1-옥탄싸이올(1-octanethiol; OT, 98.5 %)을 천천히 주입하여 10 분 동안 반응시켜 쉘을 추가적으로 성장시킨 양자점 코어/쉘을 형성했다.
제조예 1-4: 양자점 패시베이션(passivation)
68.7 mg의 상기 녹색, 적색, 또는 청색 양자점 코어/쉘이 분산된 1.0 mL 사이클로헥산(cyclohexane)에 1.0 mL의 1-도데칸싸이올(1-dodecanethiol; DDT, 98 %)(또는 2-에틸헥산싸이올(2-ethylhexanethiol; EHT, 97 %), 또는 1-옥탄싸이올(1-octanethiol; OT, 98.5 %))을 첨가한 후 70 ℃의 불활성 대기(inert atmosphere)에서 1 시간 동안 교반했다.
클로로포름(chloroform) 및 아세톤(acetone)을 사용한 여러 차례의 원심분리를 통하여 1-도데칸싸이올(또는 2-에틸헥산싸이올, 또는 1-옥탄싸이올)에 의해 패시베이션된 양자점이 정제되었다.
제조예 2: ZnO 나노 입자 합성
0.48 g의 수산화칼륨(KOH)을 용해시킨 25 mL의 메탄올(methanol)에 1.23 g의 Zn(OAc)2·2(H2O)를 포함하는 55 mL의 메탄올(methanol)을 57 ℃에서 1시간에 걸쳐서 첨가 후 2시간 동안 가열하였다. 가열 후, 헥산(hexane) 및 이소프로필 알코올(isopropyl alcohol)의 혼합 용액을 사용하여 여러 차례의 원심분리를 통하여 생성물을 정제하여 ZnO 나노입자를 제작했다.
제조예 3: 이중층 제작
옥타데실트리클로로실란(Octadecyltrichlorosilane; ODTS)으로 표면 처리된 실리콘(Si) 기판 상에 사이클로헥산(cyclohexane)에 분산된 상기 패시베이션된 양자점 및 무수 부탄올(anhydrous butanol)에 분산된 상기 ZnO 나노입자를 순차적으로 스핀 코팅 후 150 ℃에서 30분 동안 어닐링하여 이중층을 제작했다.
제조예 4: 이중층 전사
상기 이중층을 평평한 후술하는 실시예 및 비교예의 스탬프로 픽업했다. 픽업된 이중층 필름을 패턴화된 음각 트렌치에 최소한의 압력으로 밀착시킨 후 천천히 떼어내어 이중층 패턴을 형성했다. 상기 스탬프에 형성된 이중층 패턴을 타겟 기판에 각인했다.
제조예 5: QLED 제작
ITO 기판(Indium Tin Oxide substrate)은 세척제, 초순수 증류수(deionized water) 및 이소프로필 알코올(isopropyl alcohol)을 이용하여 초음파 처리 후 10분간 UV-오존 처리(UVO treatment)되었다. 오존 처리된 ITO 기판 위에 폴리(3,4-에틸렌디옥시싸이오펜) 폴리스티렌 설포네이트(poly(3,4-ethylenedioxythiophene) polystyrene sulfonate; PEDOT:PSS, Clevios VP AI 4083)이 5,000 rpm으로 스핀 코팅된 후 150 ℃에서 30분 동안 어닐링(annealed)하여 예비 기판을 제조하였다. 어닐링 후의 모든 공정은 글러브박스(glovebox)에서 진행되었다.
어닐링 후 상기 예비기판 위에 폴리[(9,9-디옥틸플루오레닐-2,7-디일)-co-(4,4`-(N-(p-부틸페닐))디페닐아민)](Poly[(9,9-dioctylfluorenyl-2,7-diyl)-co-(4,4`-(N-(p-butylphenyl))diphenylamine)]; TFB, 0.5 mg·mL-1, Solaris-Chem) 및 폴리(9-비닐카바졸)(Poly(9-vinylcarbazole); PVK, 5 mg·mL-1, Sigma-Aldrich)이 용해된 클로로벤젠(chlorobenzene)을 3,000 rpm에서 스핀 코팅 하고 150 ℃에서 30분 동안 베이크하여(baked) 기판을 제조했다.
상기 이중층을 제조예 4의 방법에 따라 상기 기판 상에 전사 인쇄하였다(transfer-printed). 전사 후, 열 증착기를 통하여 100 nm 두께의 Al을 상부 전극으로 증착했다.
실시예 1
폴리디메틸실록산(Polydimethlysiloxane, PDMS)에 폴리디메틸실록산 100 중량부에 대하여 10 중량부의 경화제를 사용하여 예비 스탬프를 제작했다. 상기 예비 스탬프의 표면을 15초간 UV-오존 처리(UVO treatment)했다. 오존 처리 후 30분간 에탄올(ethanol)에 담가서 하이드록실기(hydroxyl group)를 제거하여 스탬프를 제조했다. 상기 스탬프는 12시간 동안 대기 조건에서 보관 후 사용했다.
비교예 1
상기 예비 스탬프의 표면을 15초간 UV-오존 처리하지 않는 것을 제외하고 실시예 1과 동일한 방법으로 스탬프를 제조했다.
실시예 2
상기 예비 스탬프의 표면을 35초간 UV-오존 처리한 것을 제외하고 실시예 1과 동일한 방법으로 스탬프를 제조했다.
도 9 내지 도 11은 각각 실시예 1 내지 실시예 2 및 비교예 1에서의 스탬프의 표면의 원자힘 현미경(Atomic Force Microscopy; AFM) 분석 이미지이다.
상기 원자힘 현미경은 Bruker사의 Dimension ICON 장치를 이용하였다.
실시예 1 내지 실시예 2 및 비교예 1에서의 스탬프 표면의 UV-오존 처리 시간(초)에 따른 표면부 영률(MPa)를 하기 표 1에 나타냈다.

실험예 1: 이중층 픽업 결과 확인
도 12 내지 도 14는 각각 실시예 1 내지 실시예 2 및 비교예 1의 스탬프로 전사하여 제조한 이중층 필름의 픽업 후의 사진이다.
도 12 내지 도 14에 따르면, 실시예 1의 경우에는 이중층 픽업하는 단계에서 크랙이 발생하지 않았다. 실시예 2의 경우 이중층 픽업 단계에서 미세한 크랙이 발생하였다. 비교예 1의 경우 이중층 픽업 단계에서는 크랙이 발생하여 제품으로 사용할 수 없었다.
실험예 2: 접착일 측정
A와 B사이의 접착일(the work of adhesion)은 하기 수학식 1로 표시될 수 있다.
수학식 1에서, , 는 각각 A 및 B의 분산 요소(Dispersion component, mJ/m2), , 는 각 물질의 극성 요소(Polar component, mJ/m2)이다.

표 1은 각 물질에 대한 초순수 증류수 및 글리세롤의 접촉각, 분산 요소 및 극성 요소를 나타낸 표이다.
표 1에서 접촉각 측정시, 일정한 부피의 초순수 증류수 또는 글리세롤을 각 물질 위로 천천히 떨어뜨렸다. 분산 요소 및 극성 요소는 하기 수학식 2를 통하여 구하였다.
식 2에서, 은 초순수 증류수 또는 글리세롤에서의 표면 전체 자유 에너지(free energy), , 는 초순수 증류수 또는 글리세롤에서의 표면 자유 에너지의 분산 요소 및 극성 요소다.
측정된 접촉일은 표 3에 나타내었다.

Claims (10)

  1. 제1 기판 상에 양자점 발광층을 형성하는 단계;
    상기 양자점 발광층 상에 전자 수송층을 적층하여 이중층을 형성하는 단계;
    상기 이중층을 중심부보다 영률(Young's Modulus)이 높은 표면부를 갖는 스탬프를 사용하여 픽업하는 단계; 및
    상기 스탬프로 픽업된 이중층을 제2 기판 상에 전사하는 단계;
    를 포함하는, 이중층 전사 인쇄 방법.
  2. 청구항 1에 있어서, 상기 픽업하는 단계 이후에 픽업한 상기 이중층을 음각 트렌치와 접촉시켜 이중층 패턴을 형성하는 단계를 더 포함하는, 이중층 전사 인쇄 방법.
  3. 청구항 1에 있어서, 상기 스탬프는 산소 플라즈마 처리 또는 UV-오존 처리된 것인, 이중층 전사 인쇄 방법.
  4. 청구항 3에 있어서, 상기 스탬프는 UV-오존 처리가 3 초 내지 300 초간 이루어진, 이중층 전사 인쇄 방법.
  5. 청구항 1에 있어서, 상기 스탬프의 표면부 영률은 2.0 MPa 내지 3.3 MPa인, 이중층 전사 인쇄 방법.
  6. 청구항 1에 있어서, 상기 스탬프의 중심부 영률은 0.5 MPa 내지 2.0 MPa인, 이중층 전사 인쇄 방법.
  7. 청구항 1에 있어서, 상기 스탬프는 실록산(siloxane)계, 아크릴(acryl)계, 에폭시(epoxy)계, 트리블록 코폴리머(triblock copolymer)계열의 탄성체 또는 이들의 복합체를 포함하는, 이중층 전사 인쇄 방법.
  8. 청구항 7에 있어서, 상기 스탬프는 PDMS(polydimethylsiloxane)를 포함하는, 이중층 전사 인쇄 방법.
  9. 청구항 1에 있어서, 상기 전자 수송층은 ZnO, ZnMgO, 유기 반도체(organic semiconductor)를 포함하는, 이중층 전사 인쇄 방법.
  10. 청구항 1의 이중층 전사 인쇄 방법에 의해 전사된 이중층을 포함하는, 디스플레이 장치.
