Description

トップエミッション型EL発光装置、及びその製造方法
 本発明は、トップエミッション型EL(Electro luminescence)発光装置、及びその製造方法に関する。
 トップエミッション型EL発光装置では、ITO(indium tin oxide)に代表される酸化物系透明導電膜や10nm以下の極めて薄い金属膜透明電極が上部電極として配置される。これらの透明電極は一般的な配線材料と比較して電気抵抗が高く、給電用の周辺電源線からの距離に応じた電圧降下と、それに伴う輝度傾斜が生じる。一般に、これを解消するため透明電極には画素を避けるように補助配線が積層される。

 本発明では、補助電極コンタクトの補助電極ビアに凹凸形状を有する導電性粒子を充填し、補助配線と上部電極を導通させる構成および方法を提案する。
 本発明に係る一の態様は、第1電極、発光層(EML:emissive layer)、及び透明な第2電極が積層されたEL素子と、補助電極と、を有するトップエミッション型EL発光装置であって、前記第1電極と前記発光層(EML)とは、前記第2電極の一側に形成され、前記補助電極は、前記第2電極の前記一側であって、前記EL素子とは異なる位置に配置され、前記補助電極と前記第2電極との間にコンタクト部が介在し、前記コンタクト部は粒子を含む、トップエミッション型EL発光装置である。
 本発明に係る他の態様は、上記のトップエミッション型EL発光装置の製造方法であって、補助電極と第2電極とが導通する補助電極コンタクトを有し、前記補助電極コンタクトの形成工程は、補助電極を形成するステップと、前記補助電極上に、粒子を配置するステップと、前記粒子を配置した前記補助電極上にEL層を形成するステップと、前記EL層上に前記第2電極を形成するステップと、を有する、トップエミッション型EL発光装置の製造方法である。

 以下、本発明に係る実施形態(以下、「本実施形態」という。)について説明する。以下の本実施形態は、本発明を説明するための例示であり、本発明を以下の内容に限定する趣旨ではない。本発明は、その要旨の範囲内で適宜に変形して実施できる。
<トップエミッション型EL発光装置>
 図1~3に本実施形態に係るトップエミッション型EL発光装置を示す。図1~3ではEL素子(11、21、31)と補助電極コンタクト(10、20、30)を示す。BP配線(101a、201a、301a)、平坦化膜(102、202、302)、及び補助電極配線(101b、201b、301b)の下方には、アクティブマトリクス基板が設けられているが、図1~3では省略している。本実施形態に係るトップエミッション型EL発光装置は、例えば図1~3のような構造をとることができる。図1のトップエミッション型EL発光装置1は、逆構造で電子注入層EIL(electron injection layer)/電子輸送層ETL(electron transport layer)をスパッタ法により成膜したものである。また図2のトップエミッション型EL発光装置2は、図1と同様に逆構造であり、電子注入層EIL/電子輸送層ETLを塗布で成膜したものである。さらに図3のトップエミッション型EL発光装置3は、図1、2とは異なり順構造であり、正孔注入層HIL(hole injection layer)/正孔輸送層HTL(hole transport layer)を塗布により成膜したものである。また図には示していないが、本実施形態に係るトップエミッション型EL発光装置は、順構造で正孔注入層HIL/正孔輸送層HTLをスパッタ法により成膜してもよい。
 本実施形態に係るトップエミッション型EL発光装置について、図1~3を用いて具体的に説明する。尚、各構成部分に付した括弧内の3つの符号は、それぞれ順番に図1、図2、図3に対応する。
 本実施形態に係るトップエミッション型EL発光装置1~3は、EL素子(11、21、31)と補助電極コンタクト(10、20、30)とを有する。EL素子(11、21、31)は、互いに重なる第1電極(104、204、304)、電子注入層EIL、電子輸送層ETL、発光層EML、正孔輸送層HTL、正孔注入層HIL及び透明な第2電極(106、206、306)を有する。電子注入層EIL、電子輸送層ETL、発光層EML、正孔輸送層HTL、正孔注入HILを総称してEL層と呼ぶ。第1電極と第2電極の間のEL層としては、少なくとも発光層EMLを含み、加えて電子注入層EIL若しくは電子輸送層ETLのどちらか一方、又は正孔注入層HIL若しくは正孔輸送層HTLのどちらか一方を含んでいればよい。第1電極(104、204、304)とEL層とは、第2電極(106、206、306)の一側(下方)に形成される。EL発光装置1~3はトップエミッション型であるため、第2電極(106、206、306)は透明電極である。
 補助電極コンタクト(10、20、30)では、第2電極(106、206、306)が補助電極(12、22、32)と導通する。補助電極コンタクト(10、20、30)において、電気抵抗が高い第2電極(106、206、306)を補助電極(12、22、32)と導通させることで、第2電極(106、206、306)の電気抵抗を小さくする。
 第1電極(104、204、304)は反射電極であり、図1、図2ではカソードとして、図3ではアノードとして機能する。第1電極の材料は、特に限定されず、公知のものを採用することができる。具体例としては、Mo、W、Al、Cu、Au、Cu-Al合金、Al-Si合金、Mo-W合金、Ni-P合金等の単層、これらの積層体等が挙げられる。また第1電極(104、204、304)の厚さは、10nm以上1000nm以下である。
 第2電極(106、206、306)は透明電極であり、図1、図2ではアノードとして、図3ではカソードとして機能する。第2電極の材料は特に限定されず、公知のものを採用することができる。具体例としては、ITO(インジウム錫酸化物)、Mo、W、Al、Cu、Au、Cu-Al合金、Al-Si合金、Mo-W合金、Ni-P合金等の単層、これらの積層体等が挙げられる。また第2電極(106、206、306)の厚さは、1nm以上3000nm以下である。
 発光層EMLは、EL層であり、赤色、緑色、青色のインクにより塗り分けられる。発光層EMLの材料は、通常用いることのできるいずれの材料を用いてもよく、これらを混合して用いてもよい。具体的には、例えば、発光層EMLとして、ビス[2-(2-ベンゾチアゾリル)フェノラト]亜鉛(II)(Zn(BTZ))と、トリス[1-フェニルイソキノリン]イリジウム(III)(Ir(piq))とを含むものとすることができる。また、発光層EMLを形成する材料は、低分子化合物であってもよいし、高分子化合物であってもよい。なお、本発明において低分子材料とは、高分子材料(重合体)ではない材料を意味し、分子量が低い有機化合物を必ずしも意味するものではない。
 発光層EMLを形成する高分子材料としては、例えば、トランス型ポリアセチレン、シス型ポリアセチレン、ポリ(ジ-フェニルアセチレン)(PDPA)、ポリ(アルキルフェニルアセチレン)(PAPA)のようなポリアセチレン系化合物;ポリ(パラ-フェンビニレン)(PPV)、ポリ(2,5-ジアルコキシ-パラ-フェニレンビニレン)(RO-PPV)、シアノ-置換-ポリ(パラ-フェンビニレン)(CN-PPV)、ポリ(2-ジメチルオクチルシリル-パラ-フェニレンビニレン)(DMOS-PPV)、ポリ(2-メトキシ,5-(2’-エチルヘキソキシ)-パラ-フェニレンビニレン)(MEH-PPV)のようなポリパラフェニレンビニレン系化合物;ポリ(3-アルキルチオフェン)(PAT)、ポリ(オキシプロピレン)トリオール(POPT)のようなポリチオフェン系化合物;ポリ(9,9-ジアルキルフルオレン)(PDAF)、ポリ(ジオクチルフルオレン-アルト-ベンゾチアジアゾール)(F8BT)、α,ω-ビス[N,N’-ジ(メチルフェニル)アミノフェニル]-ポリ[9,9-ビス(2-エチルヘキシル)フルオレン-2,7-ジル](PF2/6am4)、ポリ(9,9-ジオクチル-2,7-ジビニレンフルオレニル-オルト-コ(アントラセン-9,10-ジイル)のようなポリフルオレン系化合物;ポリ(パラ-フェニレン)(PPP)、ポリ(1,5-ジアルコキシ-パラ-フェニレン)(RO-PPP)のようなポリパラフェニレン系化合物;ポリ(N-ビニルカルバゾール)(PVK)のようなポリカルバゾール系化合物;ポリ(メチルフェニルシラン)(PMPS)、ポリ(ナフチルフェニルシラン)(PNPS)、ポリ(ビフェニリルフェニルシラン)(PBPS)のようなポリシラン系化合物;ホウ素化合物系高分子材料等が挙げられる。

 発光層EMLの厚さは、1nm以上1000nm以下である。
 電子輸送層ETLの材料は、通常用いることができるいずれの材料を用いてもよい。具体的には、電子輸送層ETLの材料として、フェニル-ディピレニルホスフィンオキサイド(POPy)のようなホスフィンオキサイド誘導体、トリス-1,3,5-(3’-(ピリジン-3’’-イル)フェニル)ベンゼン(TmPhPyB)のようなピリジン誘導体、(2-(3-(9-カルバゾリル)フェニル)キノリン(mCQ))のようなキノリン誘導体、2-フェニル-4,6-ビス(3,5-ジピリジルフェニル)ピリミジン(BPyPPM)のようなピリミジン誘導体、ピラジン誘導体、バソフェナントロリン(BPhen)のようなフェナントロリン誘導体、2,4-ビス(4-ビフェニル)-6-(4’-(2-ピリジニル)-4-ビフェニル)-[1,3,5]トリアジン(MPT)のようなトリアジン誘導体、3-フェニル-4-(1’-ナフチル)-5-フェニル-1,2,4-トリアゾール(TAZ)のようなトリアゾール誘導体、オキサゾール誘導体、2-(4-ビフェニリル)-5-(4-tert-ブチルフェニル-1,3,4-オキサジアゾール)(PBD)のようなオキサジアゾール誘導体、2,2’,2’’-(1,3,5-ベントリイル)-トリス(1-フェニル-1-H-ベンズイミダゾール)(TPBI)のようなイミダゾール誘導体、ナフタレン-1,4,5,8-テトラカルボン酸二無水物、3,4,9,10-ペリレンテトラカルボン酸二無水物等の芳香環カルボン酸無水物、N,N’-ジメチル-3,4,9,10-ペリレンテトラカルボンサンジイミドのような芳香環イミド化合物、イソインジゴ誘導体や2,5-ジヒドロピロロ[3,4-c]ピロール-1,4-ジオン誘導体(ジケトピロロピロール)、トルキセノンのようなカルボニル基を有する化合物、ナフト[1,2-c:5,6-c’]ビス[1,2,5]チアジアゾール、ベンゾ[c][1,2,5]チアジアゾールのような1,2,5-チアジアゾール誘導体、ビス[2-(2-ヒドロキシフェニル)ベンゾチアゾラト]亜鉛(Zn(BTZ))、トリス(8-ヒドロキシキノリナト)アルミニウム(Alq)などに代表される各種金属錯体、2,5-ビス(6’-(2’,2’’-ビピリジル))-1,1-ジメチル-3,4-ジフェニルシロール(PyPySPyPy)等のシロール誘導体に代表される有機シラン誘導体、トリス(2,4,6-トリメチル-3-(ピリジン-3-イル)フェニル)ボラン(3TPYMB)やホウ素含有化合物等が挙げられ、これらの1種又は2種以上を用いることができる。これらの電子輸送層の材料の中でも、特に、POPyのようなホスフィンオキサイド誘導体、Alqのような金属錯体、TmPhPyBのようなピリジン誘導体を用いることが好ましい。
 電子輸送層ETLの厚さは特に限定されないが、10nm以上200nm以下であることが望ましい。
 電子注入層EILの材料は、通常用いることができるいずれの材料を用いてもよい。具体的には、無機の酸化物層が挙げられる。また、無機の酸化物層の上に、さらに電子注入層を成膜することにより、有機EL素子の電子注入性を改善することができる。例えば、ポリエチレンイミンを電子注入層の材料に用いることができる。
 電子注入層EILの厚さは特に限定されないが、0.5nm以上100nm以下であることが望ましい。
 正孔輸送層HTLの材料は、有機材料からなるものであってよく、例えば各種p型の高分子材料(有機ポリマー)、各種p型の低分子材料を単独または組み合わせて用いることができる。具体的には、正孔輸送層HTLの材料として、例えば、N,N’-ジ(1-ナフチル)-N,N’-ジフェニル-1,1’-ビフェニル-4,4’-ジアミン(α-NPD)、N4,N4’-ビス(ジベンゾ[b,d]チオフェン-4-イル)-N4,N4’-ジフェニルビフェニルー4,4’-ジアミン(DBTPB)、N3,N3'''-ビス(ジベンゾ[b,d]チオフェン-4-イル)-N3,N3'''-ジフェニル-[1,1':2',1'':2'',1'''-クアテルフェニル]-3,3'''-ジアミン(4DBTP3Q)、ポリアリールアミン、フルオレン-アリールアミン共重合体、フルオレン-ビチオフェン共重合体、ポリ(N-ビニルカルバゾール)、ポリビニルピレン、ポリビニルアントラセン、ポリチオフェン、ポリアルキルチオフェン、ポリヘキシルチオフェン、ポリ(p-フェニレンビニレン)、ポリチニレンビニレン、ピレンホルムアルデヒド樹脂、エチルカルバゾールホルムアルデヒド樹脂またはその誘導体等が挙げられる。これらの正孔輸送層HTLの材料は、他の化合物との混合物として用いることもできる。一例として、正孔輸送層HTLの材料として用いられるポリチオフェンを含有する混合物として、ポリ(3,4-エチレンジオキシチオフェン/スチレンスルホン酸)(PEDOT/PSS)等が挙げられる。
 正孔輸送層HTLの厚さは特に限定されないが、10nm以上200nm以下であることが望ましい。
 正孔注入層HILの材料は、無機材料からなるものであってもよいし、有機材料からなるものであってもよい。無機材料は、有機材料と比較して安定であるため、有機材料を用いた場合と比較して、酸素や水に対する高い耐性が得られやすい。無機材料としては、特に制限されないが、例えば、酸化バナジウム(V)、酸化モリブテン(MoO)、酸化ルテニウム(RuO)等の金属酸化物を1種又は2種以上を用いることができる。有機材料としては、ジピラジノ[2,3-f:2’,3’-h]キノキサリン-2,3,6,7,10,11-ヘキサカルボニトリル(HAT-CN)や2,3,5,6-テトラフルオロ-7,7,8,8-テトラシアノ-キノジメタン(F4-TCNQ)、フラーレン等の低分子材料や、ポリ(3,4-エチレンジオキシチオフェン)/ポリスチレンスルホネート(PEDOT:PSS)等を用いることができる。
 正孔注入層HILの厚さは特に限定されないが、10nm以上200nm以下であることが望ましい。
 補助電極(12、22、32)は、第2電極(106、206、306)の一側、つまり下側に位置し、EL素子(11、21、31)とは異なる位置に配置される。補助電極(12、22、32)は、補助電極配線(101b、201b、301b)と、第1の金属層M1と、第2の金属層M2とを含む。図1~図3では、第1の金属層M1と第2の金属層M2は2層積層しているが、どちらか一方の金属層だけを補助電極配線上に設けても良い。
 補助電極(12、22、32)において、第1の金属層M1及び第2の金属層M2は、補助電極配線(101b、201b、301b)とコンタクト部(13、23、33)を電気的に接続する層として機能する。第1の金属層M1及び第2の金属層M2の材料は、特に限定されず、公知のものを採用することができる。具体例としては、ITO(インジウム錫酸化物)、Mo、W、Al、Cu、Au、Cu-Al合金、Al-Si合金、Mo-W合金、Ni-P合金等の単層、これらの積層体等が挙げられる。第1の金属層M1及び第2の金属層M2の厚さは特に限定されないが、10nm以上1000nm以下であることが望ましい。第1の金属層M1と第2の金属層M2の材料は同一材料であっても良いし、異なる材料であっても良い。第1の金属層M1と第2の金属層M2が同一材料である場合は、第1の金属層M1と第2の金属層M2とを積層せずに一層として設けても良い。
 補助電極(12、22、32)と、第2電極(106、206、306)との間に、コンタクト部(13、23、33)が介在し、コンタクト部(13、23、33)は粒子Pを含む。
 補助電極コンタクト(10、20、30)において、第2電極(106、206、306)は、粒子Pと、粒子P上のEL層(図1、2では正孔輸送層HTL/正孔注入層HIL、図3では電子輸送層ETL/電子注入層EIL)とを介して、補助電極(12、22、32)と重なる部分を有する。この構成により、第2電極(106、206、306)は、補助電極(12、22、32)との導通が可能になる。
 補助電極(12、22、32)と第2電極(106、206、306)との間に介在するEL層(図1、2では正孔輸送層HTL/正孔注入層HIL、図3では電子輸送層ETL/電子注入層EIL)は、絶縁材料である。そのため、補助電極コンタクトではこれらEL層をエッチングしたり、補助電極コンタクトにEL層が形成されないように工夫したりして、第2電極と補助電極との導通をとる必要があった。しかし、補助電極コンタクトのEL層のみをエッチングすることは技術的に難しかった。また、補助電極コンタクトへのEL層形成を阻害することも、別途構造物を設けなければならず、工程が煩雑化していた。
 以上のような背景のもと、出願人は補助電極コンタクト(10、20、30)に粒子Pを設けることで、第2電極(106、206、306)と補助電極(12、22、32)の導通をとることを見出した。
 粒子Pは、絶縁性粒子または導電性粒子である。粒子Pが導電性粒子の場合は、好ましくは導電性酸化物、カーボン、金属のいずれか一種以上である。より好ましくはITO粒子、カーボンナノホーン、Ag粒子等である。尚、カーボンナノホーンとは、グラフェンシートを円錐状に丸めた構造を指し、通常、複数のカーボンナノホーンが頂点を外側に向けて凝集した集合体として存在する。
 補助電極12上に粒子Pを設けることで、図4Aに示すように、絶縁性のHTL/HILが補助電極12上に一様に成膜されず、HTL/HILの段切れが生じる。HTL/HILの段切れにより、図4Bに示すように、HTL/HILが成膜されない部分(段切れ部分)を利用して、第2電極106が補助電極12と接触する箇所ができ、両者が導通することが可能となる。第2電極106と補助電極12が接触する場合は、粒子Pが絶縁性粒子であっても第2電極106と補助電極12の導通をとることが可能である。
 一方、粒子Pが導電性粒子である場合は、第2電極106が補助電極12と直接接触しなくても、HTL/HILの段切れにより、第2電極106と粒子Pが接触し、第2電極と補助電極12との導通経路に粒子Pが介在することで、両者の導通をとることができる。
 粒子Pの直径は、1nm以上1000nm以下である。粒子Pの直径の上限は、好ましくは500nm、より好ましくは200nm、更に好ましくは50nmである。粒子Pの直径の下限は、好ましくは1nm、より好ましくは10nmである。
 粒子Pは、補助電極(12、22、32)上に2nm以上2000nm以下の厚さで配置される。粒子Pが配置される厚さの下限は、好ましくは10nm、より好ましくは50nm、更に好ましくは100nmである。粒子Pが配置される厚さの上限は、好ましくは2000nm、より好ましくは1000nm、更に好ましくは500nmである。
 平坦化膜(102、202,302)の材料は、特に限定されず、公知のものを採用することができる。具体例としては、有機樹脂膜が挙げられる。平坦化膜(102、202,302)の膜厚は、10nm以上5000nm以下である。
 無機バンク(103、203、303)は、有機バンク(105、205、305)の密着性を高めたり、ショートリスク低減層として機能する。無機バンク材料は、無機材料であり、公知のものを採用することができる。具体例としては、SiOやSiN、これらの積層体が挙げられる。無機バンク(103、203、303)の膜厚は、10nm以上100nm以下である。
 有機バンク(105、205、305)は、撥水性のバンクであり、インクジェット吐出したインク(例えばEML材料)を所望の位置に収める層として機能する。有機バンクの材料は、有機材料であり、公知のものを採用することができる。有機バンク(105、205、305)の膜厚は、1000nm以上5000nm以下である。
 無機膜(107、207、307)は、封止膜として機能する。無機膜の材料は、特に限定されず、公知のものを採用することができる。具体例としては、SiOやSiN、これらの積層体が挙げられる。無機膜(107、207、307)の膜厚は、50nm以上2000nm以下である。
 封止フィルム(108、208、308)の材料は、特に限定されず、公知のものを採用することができる。封止フィルム(108、208、308)の膜厚は、20μm以上500μm以下である。
<トップエミッション型EL発光装置1の製造方法>
 本実施形態に係るトップエミッション型EL発光装置(逆構造)1は、例えば以下の表1及び図5に示す工程で製造することができる。
 工程1
 BP配線101aと、平坦化膜102と、補助電極配線101bとを含むアクティブマトリクス基板であるバックプレーンBPを作製する。BP配線101aとは、アクティブマトリクス基板のトランジスタと接続され、トランジスタとEL素子11とを接続させる配線である。補助電極配線101bは補助電極12の一部であり、第1及び第2の金属層M1及びM2と、バックプレーンBPに形成した補助電極給電部(図示しない)とを接続させる配線である。
 工程2
 補助電極配線101b上に、順次第1の金属膜、第2の金属膜をスパッタにより成膜し、レジスト塗布、露光、現像、第2の金属膜エッチング、レジスト除去をして第2の金属層M2を形成し、同様にレジスト塗布、露光、現像、第1の金属膜エッチング、レジスト除去をして第1の金属層M1を形成する。工程2により、補助電極配線101b、第1の金属層M1、及び第2の金属層M2で構成される補助電極12が形成される。図5の工程では、第1の金属層M1と第2の金属層M2は、それぞれ別のレジストを用いてエッチング形成するが、同一のレジストを用いて第1の金属層M1と第2の金属層M2を一度のエッチング工程で形成してもよい。
 工程3
 BP配線101a上に第1電極104(カソード)となる導電膜をスパッタにより成膜し、レジスト塗布、露光、現像、カソードエッチング、レジスト除去の処理を施して、第1電極104を形成する。その後、第1電極104上に順次EIL/ETLをスパッタにより成膜し、レジスト塗布、露光、現像、EIL/ETLエッチング、レジスト除去の処理を施して、EIL/ETLを所望の形状にパターニングする。
 工程4
 EL素子11のETLと補助電極12とを含む基板全面に無機絶縁膜をCVD(chemical vapor deposition)法により成膜し、レジスト塗布、露光、現像、無機バンクエッチング、レジスト除去の処理を施して、無機バンク103を形成する。その後、無機バンク103上に、有機絶縁膜を塗布し、露光、現像の処理を施して有機バンク105を形成する。無機バンク103と有機バンク105には複数の開口が設けられる。開口の一つはEL素子11の発光層EMLが形成される箇所であり、開口の一つは補助電極コンタクト10のコンタクト部13が形成される補助電極ビアである。
 工程5
 補助電極コンタクト10の第2の金属層M2上に位置する補助電極ビアに粒子Pを配置し、乾燥させる。
 粒子Pは、ディスペンサ又は印刷により配置される。印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷等であり、好ましくはインクジェット印刷である。
 工程6
 EL素子11のEIL/ETL上に、赤色、青色、緑色のいずれかのインクを塗布し、発光層EMLを成膜し、乾燥させる。
 インクの塗布は、ディスペンサ又は印刷による。印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷等であり、好ましくはインクジェット印刷である。
 工程7
 EL素子11の発光層EML、及び補助電極コンタクト10の粒子Pを配置した第2の金属層M2を含む基板全面に、順次HTL/HILを蒸着させ、その後HTL/HIL上に第2電極106(アノード)をスパッタにより形成する。
 コンタクト部13は、工程6に示すように補助電極12上に、粒子Pを配置するステップと、工程7に示すように粒子Pを配置した補助電極12上にEL層(HTL/HIL)を形成するステップと、により形成される。
 HTL/HIL(後述する図3の場合はETL/EIL)は蒸着で成膜されるため、蒸着源から基板へ飛ぶ分子の直線性が高く粒子Pの“軒下”には形成されにくい(図4A)。つまり、HTL/HILは一様に成膜されず、粒子Pの軒下にて段切れが生じる。一方、スパッタにより成膜される第2電極106は、分子がいろいろな方向から入射するので、粒子Pの“軒下”まで回り込んで補助電極12の上部と接触する(図4B)。第2電極106が補助電極12と接触することで、補助電極コンタクト10において第2電極106と補助電極12の導通をとることができる。もしくは、図示はしないが、第2電極106が補助電極12と接触しなくても、導電性の粒子Pを介して第2電極106と補助電極12の導通をとることができる。
 その後第2電極106の上に、無機膜107をCVD法により成膜し、最後に無機膜107の上に封止フィルム108を成膜することによって、本実施形態に係るトップエミッション型EL発光装置1が完成する。
<トップエミッション型EL発光装置2の製造方法>
 本実施形態に係るトップエミッション型EL発光装置(逆構造)2は、例えば以下の表2及び図6に示す手順で製造することができる。
 工程1
 BP配線201aと、平坦化膜202と、補助電極配線201bとを含むアクティブマトリクス基板であるバックプレーンBPを作製する。トップエミッション型EL発光装置1と同じ工程及び同じ構成である箇所は、説明を省略する。
 工程2
 補助電極配線201b上に、順次第1の金属層M1、第2の金属層M2を形成して、補助電極22を形成する。
 工程3
 BP配線201a上に第1電極204(カソード)を形成する。
 工程4
 EL素子21の第1電極204と、補助電極22とを含む基板全面に、複数の開口を有する無機バンク203と有機バンク205とを形成する。
 工程5
 補助電極コンタクト20の第2の金属層M2上に位置する補助電極ビアに粒子Pを配置し、乾燥させる。
 粒子Pは、ディスペンサ又は印刷により配置される。印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷等であり、好ましくはインクジェット印刷である。
 工程6
 EL素子21の第1電極204(カソード)上に順次EIL/ETLを塗布し、その上に赤色、青色、緑色のいずれかのインクを塗布し、発光層EMLを成膜し、乾燥させる。
 インクの塗布は、ディスペンサ又は印刷による。印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷等であり、好ましくはインクジェット印刷である。
 工程7
 EL素子21の発光層EML、及び補助電極コンタクト20の粒子Pを配置した第2の金属層M2を含む基板全面に、順次HTL/HILを蒸着させ、その後HTL/HIL上に第2電極206(アノード)をスパッタにより成膜する。
 コンタクト部23は、工程6に示すように補助電極22上に粒子Pを配置するステップと、工程7に示すように粒子Pを配置した補助電極22上にEL層(HTL/HIL)を形成するステップと、により形成される。
 その後第2電極206の上に、無機膜207をCVD法により成膜し、最後に無機膜207上に封止フィルム208を成膜することによって、本実施形態に係るトップエミッション型EL発光装置2が完成する。
<トップエミッション型EL発光装置3の製造方法>
 本実施形態に係るトップエミッション型EL発光装置(順構造)3は、例えば以下の表3及び図7に示す手順で製造することができる。
 工程1
 BP配線301aと、平坦化膜302と、補助電極配線301bとを含むアクティブマトリクス基板であるバックプレーンBPを作製する。
 工程2
 BP配線301a、平坦化膜302、及び補助電極配線301b上に、順次第1の金属膜、第2の金属膜をスパッタにより成膜する。その後、第2の金属膜上にレジストを塗布、露光、現像をして、第2の金属層M2を形成する。同様に、第2の金属層M2をマスクとして第1の金属膜をエッチングし第1の金属層M1を形成する。これにより補助電極32を形成する。
 工程3
 BP配線301a上に第1電極304(アノード)となる導電層をスパッタにより成膜した後、パターニングにより第1電極304を形成する。
 工程4
 EL素子31の第1電極304と、補助電極32とを含む基板全面に無機バンク303と有機バンク305を形成し、第1電極304上の開口と、第2の金属層M2上に補助電極ビアを形成する。
 工程5
 第2の金属層M2上に位置する補助電極ビアに粒子Pを配置し、乾燥させる。
 粒子Pは、ディスペンサ又は印刷により配置される。印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷等であり、好ましくはインクジェット印刷である。
 工程6
 EL素子31の第1電極304(アノード)上に順次HIL/HTLを塗布し、その上に赤色、青色、緑色のいずれかのインクを塗布し、発光層EMLを成膜し、乾燥させる。
 インクの塗布は、ディスペンサ又は印刷による。印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷等であり、好ましくはインクジェット印刷である。
 工程7
 EL素子31の発光層EML、及び補助電極コンタクト30の粒子Pを配置した第2の金属層M2を含む基板全面に、順次ETL/EILを蒸着させ、その後、ETL/EIL上に第2電極306(カソード)をスパッタにより成膜する。
 コンタクト部33は、工程6に示すように補助電極32上に、粒子Pを配置するステップと、工程7に示すように粒子Pを配置した補助電極32上にEL層(ETL/EIL)を形成するステップと、により形成される。
 トップエミッション型EL発光装置3においても、トップエミッション型EL発光装置1及び2と同様に、粒子Pの存在によりEL層(ETL/EIL)には段切れが生じることで、補助電極コンタクト30において、補助電極32と第2電極306の導通をとることができる。
 その後第2電極306の上に、無機膜307をCVD法により成膜し、最後に無機膜307上に封止フィルム308を成膜することによって、本実施形態に係るトップエミッション型EL発光装置3が完成する。
 以下の実施例及び比較例により本実施形態に係るトップエミッション型EL発光装置について具体的に説明するが、本発明はこれらの実施例及び比較例に限定されない。尚、本明細書の図14乃至図19において、aEnという表記は、a×10を表すものとする。例えば、2.E+03=2.0×10である。
 基板上にITOでなる第1の電極を形成し、第1の電極上に有機材料でなるバンクを形成し、有機バンクに複数の開口を設け、開口内に実施例1~5に記載の粒子を充填した。このときの段差プロファイル、表面粗さ、総粒子膜厚を測定した。比較例1は、バンクの開口に粒子を充填していない(ブランク)段差プロファイルと表面粗さを測定した。比較例1及び実施例1~5の段差プロファイルはそれぞれ図8~13に示す。
 次に、実施例1~5に記載の粒子を充填後、正孔輸送層HTL、正孔注入層HILを順次成膜し、正孔注入層HILの上にITOでなる第2の電極を形成した。この段階において、第1の電極と第2の電極との電流密度を測定した。比較例1はバンクの開口に粒子を充填しない状態で、第1の電極と第2の電極との電流密度を測定した。比較例及び各実施例の電流密度はそれぞれ表4と図14~19に示す。
 段差プロファイルは、触針式プロファイラ(KLA-Tenchore社製:P-16)により測定した。
 表面粗さは、触針式プロファイラ(KLA-Tenchore社製:P-16)により測定した。
 総粒子膜厚は、触針式プロファイラ(KLA-Tenchore社製:P-16)により測定した。
 電流密度は、エーディーシー社製 6244型直流電圧・電流発生器により測定した。
 バンクの開口に粒子が設けられない図8においては、バンク開口内は平坦である。
 図9はバンク開口内にITO粒子を200nmの厚さで充填した場合の段差プロファイルであり、図10は開口内にカーボンナノホーンを150nmの厚さで充填した場合の段差プロファイルである。図11~13は、Ag粒子を厚さ235nm、350nm、430nmで充填した場合の段差プロファイルである。図9~図13を、図8と比べると、開口内の底辺付近に凹凸ができており、開口内の表面粗さ(Ra)は、実施例1では70nm以下、実施例2では25nm以下、実施例3~5では70nm以下であった。つまり、バンク開口内に粒子を充填することで、バンク開口内の表面粗さが大きくなることが分かった。
 図14に比較例1における第1の電極と第2電極の間の電流密度を示す。電圧10Vのときの電流密度は361mA/cmであった。対して実施例1~5の図15~19では、比較例1よりも電圧10Vにおける電流密度が約2~3倍大きくなっていることが分かった。本実施例より、バンク開口内の電極ビアに粒子を充填させることで、補助電極コンタクト部にEL層が設けられていても、粒子の存在によりコンタクト部を挟む電極間の電気抵抗が下がることが分かった。
 補助電極ビアに粒子を充填した図15~16ではいずれも電流密度が図14よりも大きく、電極間の電気抵抗が低抵抗であることが分かる。Ag粒子を充填した図17~19においても、電流密度が図14よりも大きく、電極間の電気抵抗が低抵抗であることが分かる。Ag粒子を充填した図17~19では、Ag粒子膜厚に関わらず電流密度が同程度であり、これはAg粒子膜の表面粗さが粒子膜厚に関わらず同程度であることを反映している。

Claims (13)

  1.  第1電極、発光層、及び透明な第2電極が積層されたEL素子と、補助電極と、を有するトップエミッション型EL発光装置であって、
     前記第1電極と前記発光層とは、前記第2電極の一側に形成され、
     前記補助電極は、前記第2電極の前記一側であって、前記EL素子とは異なる位置に配置され、
     前記補助電極と前記第2電極との間にコンタクト部が介在し、
     前記コンタクト部は粒子を含む、トップエミッション型EL発光装置。
  2.  前記粒子は導電性である、請求項1に記載のトップエミッション型EL発光装置。
  3.  前記粒子の直径は、1nm以上1000nm以下である、請求項1または2に記載のトップエミッション型EL発光装置。
  4.  前記粒子は、導電性酸化物、カーボン、金属のいずれか一種以上である、請求項1~3のいずれか一項に記載のトップエミッション型EL発光装置。
  5.  前記粒子は、前記補助電極上に2nm以上2000nm以下の厚さで配置される、請求項1~4のいずれか一項に記載のトップエミッション型EL発光装置。
  6.  前記第2電極は、前記粒子と前記粒子上のEL層とを介して、前記補助電極と重なる部分を有する、請求項1~5のいずれか一項に記載のトップエミッション型EL発光装置。
  7.  第1電極、発光層、及び透明な第2電極が積層されたEL素子と、補助電極と、を有するトップエミッション型EL発光装置の製造方法であって、
     前記トップエミッション型EL発光装置は、前記補助電極と前記第2電極とが導通する補助電極コンタクトを有し、
     前記補助電極コンタクトの形成工程は、
     前記補助電極を形成するステップと、
     前記補助電極上に、粒子を配置するステップと、
     前記粒子を配置した前記補助電極上にEL層を形成するステップと、
     前記EL層上に前記第2電極を形成するステップと、を有する、トップエミッション型EL発光装置の製造方法。
  8.  前記粒子は導電性である、請求項7に記載のトップエミッション型EL発光装置の製造方法。
  9.  前記粒子の直径は、1nm以上1000nm以下である、請求項7または8に記載のトップエミッション型EL発光装置の製造方法。
  10.  前記粒子は、導電性酸化物、カーボン、金属のいずれか一種以上である、請求項7~9のいずれか一項に記載のトップエミッション型EL発光装置の製造方法。
  11.  前記粒子は、前記補助電極上に2nm以上2000nm以下の厚さで配置される、請求項7~10のいずれか一項に記載のトップエミッション型EL発光装置の製造方法。
  12.  前記粒子は、ディスペンサ又は印刷により配置される、請求項7~11のいずれか一項に記載のトップエミッション型EL発光装置の製造方法。
  13.  前記印刷は、インクジェット印刷、スクリーン印刷、又はグラビア印刷である、請求項12に記載のトップエミッション型EL発光装置の製造方法。
