Description
本発明は、静電チャック部材、および静電チャック装置に関するものである。
本願は、2024年6月7日に出願された特願2024-093194号に基づき優先権を主張し、その内容をここに援用する。

従来、半導体装置を製造する際に使用される成膜装置やプラズマエッチング装置は、板状試料を真空の処理室内に精度良く保持するためのステージを有する。このようなステージとして、例えば、ベースプレートに搭載された静電チャック部材により板状試料を吸着保持する静電チャック装置が提案されている。特許文献1には、吸着対象物の裏面へガスを供給するためのガス孔が設けられる静電チャック部材が開示されている。
本発明者らは、双極電極の正極と負極とがガス孔を挟んで配置される場合に、ガス孔の内部で相互に誘引される荷電粒子同士が衝突する現象(以下、相互誘引放電と呼ぶ)が生じるおそれがあることを見出した。ガス孔の内側面であって正極側に位置する領域には、正極に引き寄せられた負の電荷を帯びた荷電粒子が付着する。同様に、ガス孔の内側面であって負極側に位置する領域には、負極に引き寄せられた正の電荷を帯びた荷電粒子が付着する。正極および負極の電圧が大きい場合、これらの荷電粒子の堆積量が多くなり、またそれぞれ堆積する荷電粒子同士が退け合うようになる。最終的に正極側に堆積した負の電荷を帯びた荷電粒子の一部が飛び出すとともに、負極側に堆積した正の電荷を帯びた荷電粒子の一部が飛び出す場合がある。負の電荷を帯びた荷電粒子と、正の電荷を帯びた荷電粒子との飛び出るタイミングが一致すると、これら異極性荷電粒子同士は、互いに誘引しながら加速しガス孔の内部で衝突し、大きな異常放電を発生しうる。相互誘引放電が発生すると、半導体製造のためのプラズマに乱れが生じたり、衝突時の発熱によって板状試料などの吸着対象物に損傷が生じたりすることが懸念される。
本発明は、上記事情に鑑みてなされたものであって、ガス孔の内部における異極性荷電粒子同士の衝突を抑制できる静電チャック部材、および静電チャック装置を提供する。
本発明は、下記[1]~[9]を包含する。

本発明の一態様によれば、大きな異常放電を抑制し、プラズマに乱れが生じたり発熱によって吸着対象物に損傷が生じたりする事を抑制する事ができる静電チャック部材およびその静電チャック装置が提供される。
以下、本発明の静電チャック装置の各実施形態の好ましい例について、図面を参照して説明する。なお、以下の全ての図面においては、図面を見やすくするため、各構成要素の寸法や比率などは適宜異ならせて表示する場合がある。なお以下の説明は、発明の趣旨をより良く理解させるために具体的に説明するものであり、特に指定のない限り、本発明を限定するものではない。例えば、特に制限のない限り、形、サイズ、数、材料、量、種類、位置、比率等の条件等を、必要に応じて変更、追加および省略してもよい。
また、各図には、Z軸を図示する。本明細書において、Z軸は、後述する誘電体基板20の厚さ方向を示す。また、本明細書において、Z軸は上下方向に延びるものとし、Z軸の矢印が向く方向を上側であり、その反対側を下側であるとして、静電チャック装置1の各部を説明する。なお、本明細書における上下方向は、あくまで説明のために用いる方向であって、静電チャック装置1の使用時の姿勢を限定するものではない。
図1は、本実施形態の静電チャック装置1の例を示す断面模式図である。
静電チャック装置1は、静電チャック部材2と、フォーカスリング4と、基台3と、複数の直流電源5A、5B、5Cと、冷却ガス供給部7と、を備える。なお、図1において、本実施形態の静電チャック装置1の特徴部分を強調する目的で、フォーカスリング4の径方向の寸法を実際よりも特に大きく描画している。フォーカスリング4の形状や大きさ等は任意に変更してもよい。本実施形態では、フォーカスリングの上表面は、板状試料を載置する第1領域よりもやや高い位置にある。
静電チャック装置1は、静電チャック部材2と、フォーカスリング4と、基台3と、複数の直流電源5A、5B、5Cと、冷却ガス供給部7と、を備える。なお、図1において、本実施形態の静電チャック装置1の特徴部分を強調する目的で、フォーカスリング4の径方向の寸法を実際よりも特に大きく描画している。フォーカスリング4の形状や大きさ等は任意に変更してもよい。本実施形態では、フォーカスリングの上表面は、板状試料を載置する第1領域よりもやや高い位置にある。
基台3は、アルミニウム合金などの熱伝導性に優れる金属から好ましく構成される。基台3は、静電チャック部材2を下側(-Z)から支持する。基台3は、静電チャック部材2を所望の温度に調整するように構成されている。基台3には、例えば、その内部に水などの低温冷却媒体を循環させる流路が形成されていてもよい。
基台3には、複数のガス孔31が設けられる。ガス孔31は、基台3を厚さ方向Zに貫通する。ガス孔31は、基台3の内部において絶縁碍子8に囲まれる。ガス孔31の下端部には、冷却ガス供給部7が接続される。
冷却ガス供給部7は、ガス孔31に冷却ガスを供給する。冷却ガス供給部7は、図示略の圧力調整バルブを有し、圧力調整バルブによって、供給する冷却ガスの圧力を調整できる。冷却ガスとしては、例えばHeガスが用いられる。
基台3の内部には、第1電極端子61、第2電極端子62、第3電極端子63、および絶縁碍子8、絶縁碍子9が設けられる。第1電極端子61、第2電極端子62、および第3電極端子63は、各々が棒状である。第1電極端子61、第2電極端子62、および第3電極端子63は、基台3を厚さ方向Zに貫通するように設けられている。第1電極端子61、第2電極端子62、および第3電極端子63は、筒状の絶縁碍子9の内部に通されている。第1電極端子61、第2電極端子62、および第3電極端子63は、それぞれ不図示の高周波カットフィルタを介して、直流電源5A、5B、5Cに接続されている。直流電源5A、5B、5Cはそれぞれ接地されている。
フォーカスリング4は、静電チャック部材2に搭載される。フォーカスリング4は、静電チャック部材2に吸着される。フォーカスリング4は、円環状の部材である。フォーカスリング4は、静電チャック部材2の中央部に搭載される板状試料Wを囲む。フォーカスリング4は、例えば、板状試料Wとしてのウエハと同等の電気伝導性を有する材料を形成材料として、形成されている。フォーカスリング4は、半導体製造プロセスにおけるプラズマエッチング等の処理工程において板状試料Wと略同一の温度になるように制御される。板状試料Wの周縁部にフォーカスリング4を配置することにより、周縁部におけるプラズマに対する電気的な環境を、試料載置面と略一致させることができる。これにより、静電チャック部材2の試料載置面上のエッチング速度が中央部と周縁部とにおいて不均一になってしまうことを抑制できる。
静電チャック部材2は、誘電体基板20と、誘電体基板の内部に配置される静電吸着用電極41、42、43と、を備える。なお、図1において図示を省略するが、静電チャック部材2の内部には、静電吸着用電極41、42、43の他に、誘電体基板20を加熱するためのヒータ電極など他の機能を有する電極などが設けられていてもよい。
誘電体基板20は、中心軸線Jを中心とする円板状である。以下の説明において、中心軸線Jを中心とする誘電体基板20の径方向を単に径方向とよび、中心軸線J周りの周方向を単に周方向と呼ぶ。
誘電体基板20は、吸着対象物が載置される載置面2fを有する。載置面2fは、上側を向く面である。載置面2fは、第1領域2Aと、第2領域2Bと、を有する。第1領域2Aは、吸着対象物としての板状試料Wを載置する領域である。一方で、第2領域2Bは、吸着対象物としてフォーカスリング4を載置する領域である。第2領域2Bは、厚さ方向Zから見て、第1領域2Aを囲む円環状である。第2領域2Bは、第1領域2Aよりも下側に位置する。すなわち、載置面2fは、外周付近の領域に円環状の段差が設けられている。
誘電体基板20には、複数のガス孔21、22が設けられる。ガス孔の数は任意に選択される。ガス孔21、22は、誘電体基板20を厚さ方向に貫通する。誘電体基板20のガス孔21、22の下端は、基台3のガス孔31にそれぞれ繋がる。このため、誘電体基板20のガス孔21、22には、基台3のガス孔31を介して冷却ガス供給部7に繋がる。また、誘電体基板20のガス孔21、22の上端は、載置面2fに開口する。上述したように載置面2fは、第1領域2Aと第2領域2Bとを有する。複数のガス孔21、22のうち一部のガス孔22は、厚さ方向Zから見て第1領域2Aに重なる。複数のガス孔21、22のうち他のガス孔21は、厚さ方向Zから見て第2領域2Bに重なる。ガス孔21から載置面2fに供給される冷却ガスは、載置面2fにおける吸着対象物である板状試料Wおよびフォーカスリング4を冷却する。
誘電体基板20の形成材料としては任意に選択されるが、耐熱性を有するセラミックスが好ましい。誘電体基板20を構成するセラミックス材料としては、例えば、酸化アルミニウム(Al2O3)焼結体、窒化アルミニウム(AlN)焼結体、酸化アルミニウム(Al2O3)-炭化ケイ素(SiC)複合焼結体などが好適に用いられる。
誘電体基板20は、例えば、予め焼結して形成した複数のセラミック板の間に、静電吸着用電極41、42、43を構成する未焼結のペーストと、セラミック板同士を接合する接合層の未焼結のペーストと、をそれぞれ塗布し、厚さ方向に積層し、高温、高圧下にてホットプレスして一体化することで形成される。
静電吸着用電極41、42、43は、誘電体基板20の内部に層状に形成される。静電吸着用電極41、42、43の厚さは任意に選択されるが、例えば10μm~50μmである。10μm~20μmや、20μm~40μmであってもよい。静電吸着用電極41、42、43は、絶縁性物質と導電性物質の複合体である。静電吸着用電極41、42、43に含まれる絶縁性物質は、特に限定されないが、例えば、酸化アルミニウム(Al2O3)、窒化アルミニウム(AlN)、窒化ケイ素(Si3N4)、酸化イットリウム(III)(Y2O3)、イットリウム・アルミニウム・ガーネット(YAG)およびSmAlO3からなる群から選択される少なくとも1種であることが好ましい。導電性物質も特に限定されないが、例えば、炭化モリブデン(Mo2C)、モリブデン(Mo)、炭化タングステン(WC)、タングステン(W)、炭化タンタル(TaC)、タンタル(Ta)、炭化ケイ素(SiC)、カーボンブラック、カーボンナノチューブおよびカーボンナノファイバーからなる群から選択される少なくとも1種などが例として挙げられる。
本実施形態の静電チャック部材2には、3つの静電吸着用電極41、42、43が埋め込まれている。以下の説明では、3つの静電吸着用電極41、42、43を互いに区別する場合、これらを第1電極41、第2電極42、および第3電極43と呼ぶ。第1電極41と第2電極42とは、厚さ方向Zの位置が互いに等しい。すなわち、第1電極41と第2電極42とは、誘電体基板20内において同一のレイヤに配置される。一方で、第3電極43は、第1電極41および第2電極42よりも上側(+Z)に位置する。すなわち例えば第1領域2Aにおける載置面をそのまま横方向(厚さ方向に対して垂直な方向)に伸ばした場合、静電チャック部材厚さ方向の、前記載置面から第3電極43までの厚さ方向の距離は、伸ばされた載置面から第1電極41、第2電極42までの厚さ方向の距離よりも小さい。また載置面から第1電極41までの距離と、載置面から第2電極42までの距離は等しい。
図2は、本実施形態の静電チャック部材2の概略平面図である。図2に示すように、第1電極41および第2電極42は、厚さ方向Zから見て、中心軸線Jを中心とする円環状の電極である。なお、図2において、本実施形態の静電チャック装置1の特徴部分を強調する目的で、第2領域2Bの径方向の寸法を、実際よりも特に大きく描画している。本実施形態の第1電極41および第2電極42は、それぞれ一様な幅寸法L1、L2で、周方向に沿って延びる。すなわち、第1電極41および第2電極42の幅は一定である。厚さ方向Zから見て、第1電極41は、第2電極42に対し径方向の内側に位置する。厚さ方向Zから見て、第1電極41と第2電極42は重ならない。本例においてガス孔21、22はそれぞれ、中心軸線Jを中心とする1つ以上の円上に等間隔に配置されている。
本実施形態において、第1電極41と第2電極42とは、双極電極40を構成する。すなわち、静電チャック装置1は、誘電体基板20の内部に配置される双極電極40を有する。本実施形態において、第1電極41が正極であり、第2電極42が負極である場合について説明する。しかしながら、第1電極41と第2電極42とは、互いに極性が異なっていればよく、一方は正極であり他方は負極であればよい。第1電極41および第2電極42には、例えば±2000Vから±3000Vの直流電圧が印加される。具体的には、例えば、第1電極41には2000Vから3000Vの直流電圧が印加され、第2電極42には-2000Vから-3000Vの直流電圧が印加される。この場合、第1電極41と第2電極42との間の電位差は、4000Vから6000Vの電位差となる。例えば4500Vから5000Vや、5000Vから5500Vの電位差などであってもよい。また、本実施形態では、双極電極を構成する第1電極41と第2電極42とに正負が逆転し絶対値が等しい電圧を印加する場合について説明するが、第1電極41と第2電極42とに印加される電圧の絶対値は互いに異なっていてもよい。
一般的に知られる双極電極において、それぞれの電極の幅寸法は略同じである。これに対し本実施形態の静電チャック部材2において、第1電極41の径方向の幅寸法L1は、第2電極42の幅寸法L2よりも大きい。厚さ方向Zから見て、第1電極41の面積と第2電極42の面積とは、互いに同じ、又はほぼ等しいことが好ましい。
なお、本実施形態において、「電極の幅寸法」とは、厚さ方向Zから見て、電極が周方向に延びる方向とこれに直交する方向における、電極の寸法を意味してもよい。「電極の幅寸法」とは、中心軸線Jを中心とする前記径方向の幅を意味してもよい。
第1電極41および第2電極42は、厚さ方向Zから見て、載置面2fの第2領域2Bに重なる。したがって、第1電極41および第2電極42は、厚さ方向Zから見て、フォーカスリング4に重なる。第1電極41および第2電極42は、電荷を発生させて静電吸着力で、フォーカスリング4を第2領域2Bに吸着させる。
第3電極43は、円板状の電極である。すなわち、第3電極43は、厚さ方向Zから見て円形である。厚さ方向Zから見て、第3電極43は、第1電極41および第2電極42の径方向の内側に位置する。第3電極43は、厚さ方向Zから見て、載置面2fの第1領域2Aに重なる。したがって、第3電極43は、厚さ方向Zから見て、板状試料Wに重なる。第3電極43は、電荷を発生させて静電吸着力で板状試料Wを第1領域2Aに吸着させる。第3電極43の大きさは任意に選択でき、吸着対象物とほぼ同じ又は同じ大きさを有してもよいし、吸着対象物よりも小さくても良い。
第3電極43は、単極電極である。例えば、第3電極43には、1000Vから2000Vの直流電圧が印加される。なお、本実施形態では、厚さ方向Zから見て第1領域2Aに重なる部分に単極電極(第3電極43)を配置する場合について説明した。しかしながら、第1領域2Aに重なる部分にも、双極電極を配置してもよい。
図1に示すように、第1電極41には、第1電極ピン51が接続される。第1電極ピン51は、第1電極41から下側に延びる。第1電極ピン51の下端部は、第1電極端子61に接続される。したがって、第1電極41は、第1電極ピン51、および第1電極端子61を介して、第1直流電源5Aに接続される。
第2電極42には、第2電極ピン52が接続される。第2電極ピン52は、第2電極42から下側に延びる。第2電極ピン52の下端部は、第2電極端子62に接続される。したがって、第2電極42は、第2電極ピン52、および第2電極端子62を介して、第2直流電源5Bに接続される。
第3電極43には、第3電極ピン53が接続される。第3電極ピン53は、第3電極43から下側に延びる。第3電極ピン53の下端部は、第3電極端子63に接続される。したがって、第3電極43は、第3電極ピン53、および第3電極端子63を介して、第3直流電源5Cに接続される。
図3は、第1電極41および第2電極42とガス孔21との位置関係を示す模式図である。図3に示すように、本実施形態のガス孔21は、厚さ方向Zから見て円形である。ガス孔21は、第1電極41と第2電極42との間を、厚さ方向に貫通する。
本実施形態において、ガス孔21は、第1電極41と第2電極42との間において第2電極42側に偏って配置される。すなわち、第1電極41とガス孔21との距離d1は、第2電極42とガス孔21との距離d2よりも大きい。本実施形態の第1電極41の外縁は、中心軸線Jを中心とする円形である。したがって、第1電極41とガス孔21との距離d1とは、これらの間の径方向に沿う距離である。同様に、第2電極42の内縁は、中心軸線Jを中心とする円形である。したがって、第2電極42とガス孔21との距離d2とは、これらの間の径方向における距離である。誘電体基板の中心とガス孔21の中心とを通る線上において、距離d1とガス孔21の内径(直径)と距離d2の合計は、第1電極41と第2電極42との間の径方向の距離であってもよい。なおガス孔21は、第1電極41と第2電極42と接触しない。
図4は、第1電極41と第2電極42の間に配置されるガス孔21の断面図である。図4には、第1電極41および第2電極42によって形成される電界を示す図である。以下の説明において、ガス孔21の内側面のうち、径方向の内側に位置する部分を第1内側部21aと呼び、ガス孔21の内側面のうち、径方向の外側に位置する部分を第2内側部21bと呼ぶ。第1内側部21aは第1電極41の方に近く、第2内側部21bは第2電極42の方に近い。上述したように、第1電極41は正極であり、第2電極は負極である。したがって、ガス孔21の内部には、第1電極41から第2電極42に向かう電界が形成される。第1内側部21aにおける電界強度は、第1電極41から上側又は下側に離れるに従い小さくなる。同様に、第2内側部21bにおける電界強度は、第2電極42から上側又は下側に離れるに従い小さくなる。
第1内側部21aには、ガス孔21内を通る負の電荷を帯びる荷電粒子が吸い寄せられ堆積する。同様に、第2内側部21bには、ガス孔21内を通る正の電荷を帯びる荷電粒子が吸い寄せられ堆積する。第1内側部21aおよび第2内側部21bにおける荷電粒子の堆積量は、電界強度に相関する。第1内側部21aに堆積する負の荷電粒子の堆積量は、第1電極41から上側又は下側に離れるに従い減少する。同様に、第2内側部21bに堆積する正の荷電粒子の堆積量は、第2電極42から上側又は下側に離れるに従い減少する。
なお、正の荷電粒子、および負の荷電粒子は、例えば、空気中に漂っている帯電した高分子、皮脂、エアロゾル、ドライエッチング等で発生した様々な帯電粒子の他、酸素、窒素、又は水蒸気などを含むプラスイオン又はマイナスイオン粒子である。より具体的な正イオンの組成の例としては、H3O+・(H2O)n、NH4
+(H2O)nなどが有り得る。また、負イオンの組成の例としては、O2
-・(H2O)n、CO3
-(H2O)n、NO3
-(HNO3)m(H2O)nなどが有り得る。第1内側部21aに堆積する負の荷電粒子は全て同種のイオンであってもよいが、全て同種のイオンであるとは限らない。同様に、第2内側部21bに堆積する正の荷電粒子は全て同種のイオンであってもよいが、全て同種のイオンであるとは限らない。
ガス孔21の第1内側部21aに堆積する荷電粒子同士、第2内側部21bに堆積する荷電粒子同士は、互いにそれぞれ退け合う。このため、荷電粒子の堆積量が多くなると、第1内側部21aおよび第2内側部21bの堆積から、それぞれ負の荷電粒子および正の荷電粒子が飛び出す。第1内側部21aから飛び出す負の荷電粒子と、第2内側部21bから飛び出す正の荷電粒子とが、同時に飛び出すと、これらが互いに誘引しながら加速しガス孔21の内部で衝突する、相互誘引放電が発生するおそれがある。本実施形態の第1電極41および第2電極42は、薄膜状である。このため、ガス孔21の内側部21a、21bにおいて、電極41、42と同じ高さで、電界強度が局所的に高まくなりやすく、その結果、荷電粒子が局所的に堆積しやすい。このため、本実施形態の静電チャック部材2で相互誘引放電が発生した場合、電荷量が大きい、大きな荷電粒子同士の衝突となりうる。
特に本実施形態の双極電極40は、厚さ方向Zから見て、第2領域2Bと重なっており、フォーカスリング4を吸着する。第2領域2Bは、第1領域2Aと比較すると面積が小さくなる傾向がある。このため、第2領域2Bと重なる双極電極40は、吸着対象部であるフォーカスリングを確実に吸着するために、印加する電圧を高くする必要が生じる。例えば、本実施形態の第1電極41と第2電極42との電圧差は、例えば4000V以上となる。このため、第2領域2Bに開口するガス孔21では、第1内側部21aおよび第2内側部21bの電界強度が高くなりやすく、電荷量が大きな荷電粒子の衝突が生じやすい。
本実施形態の静電チャック部材2によれば、第1内側部21aから第1電極41までの距離d1が、第2内側部21bから第2電極42までの距離d2よりも大きい。このため、第1内側部21aの電界強度は、第2内側部21bの電界強度よりも小さくなりやすい。結果的に、第1内側部21aに堆積する負の荷電粒子の堆積量は、第2内側部21bに堆積する正の荷電粒子の堆積量よりも少なくなる。また、第1内側部21aにおける電界の強度分布は、第2内側部21bにおける電界の強度分布と比較して、中央が低く裾野が広がった形となる。これに伴い、これにより、第1内側部21aに堆積する負の荷電粒子の分布は、第2内側部21bに堆積する正の荷電粒子の分布と比較して、中央が低く裾野が広がった形となる。すなわち、第1内側部21aと第2内側部21bとでは、堆積する荷電粒子の分布が異なるものとなる。
このため、第1内側部21aに堆積する負の荷電粒子の堆積量を抑制することができ、第1内側部21aからの荷電粒子の飛び出しを抑制できる。結果的に、第2内側部21bから正の荷電粒子の飛び出しが生じたとしても、負の荷電粒子との衝突が生じにくく相互誘引放電の発生を抑制できる。
また、本実施形態において、第1内側部21aと第2内側部21bとで、堆積する荷電粒子の分布が互いに異なっている。このため、第1内側部21aおよび第2内側部21bのそれぞれから荷電粒子が飛び出す場合であっても、正の荷電粒子と負の荷電粒子との飛び出しが同時に生じにくい。結果的に、正の荷電粒子と負の荷電粒子との衝突が生じにくく、相互誘引放電の発生を抑制できる。
本実施形態において、第1電極41とガス孔21との距離をd1とし、第2電極42とガス孔との距離をd2とする。さらに、以下の式のαで表される値を、ガス孔位置非対称率とする。

ガス孔位置非対称率αを0を超える値にすることで、第1内側部21aと第2内側部21bとに堆積する荷電粒子の堆積量および堆積分布を異なる状態とすることができ、相互誘引放電の発生を抑制できる。また、ガス孔位置非対称率αを1に近づけすぎると、相互誘引放電の抑制効果を高めることができるものの、ガス孔21と第2電極42との距離d2が小さくなりすぎて第2内側部21bの近傍で絶縁破壊が生じるおそれがある。すなわち、ガス孔21が第2電極42に近づきすぎるのは好ましくない。このため、ガス孔位置非対称率αは、0.95以下であることが好ましい。なお、同様の理由から、ガス孔位置非対称率αは、0.03以上0.70以下であることがより好ましく、0.05以上0.5以下であることがさらに好ましく、0.1以上、0.3以下であることがさらに好ましい。ガス孔位置非対称率αは、必要に応じて、0.01以上0.80以下や、0.15以上0.60以下や、0.2以上0.4以下などであってもよい。なお、ガス孔位置非対称率αが0である場合とは、第1電極41とガス孔21との距離d1と、第2電極42とガス孔との距離d2とが互いに等しい場合である。
なお、第1電極41とガス孔21との距離d1と、第2電極42とガス孔との距離d2とは任意に選択できるが、それぞれ0.5mm以上5mm以下の範囲とすることが好ましい。これらの距離d1、d2を0.5mm以上とすることで、第1電極41および第2電極42とガス孔21との距離を十分に確保して絶縁破壊の発生を抑制できる。また、これらの距離d1、d2を5mm以下とすることで、双極電極40としてフォーカスリング4を径方向の内外からバランスよく吸着しやすくなる。距離d1及び距離d2はそれぞれ、0.8mm以上4.5mm以下や、1.0mm以上4.0mm以下や、1.5mm以上3.5mm以下や、2.0mm以上2.5mm以下などであってもよい。
本実施形態において、第1電極41の幅寸法L1は、第2電極42の幅寸法L2よりも大きい。このため、第1内側部21aの電界は、第2内側部21bの電界よりもより一層小さくなる。結果的に、第1内側部21aに堆積する負の荷電粒子の堆積量は、第2内側部21bに堆積する正の荷電粒子の堆積量よりもより一層少なくなる。また、第1内側部21aと第2内側部21bとで電界の強度分布と、が互いに異なるものとなり、結果的に、第1内側部21aに堆積する負の荷電粒子の分布は、第2内側部21bに堆積する正の荷電粒子の分布と異なるものとなる。このため、本実施形態によれば、ガス孔21と第1電極41および第2電極42との距離d1、d2との差による、相互誘引放電の抑制の効果をさらに高めることができる。
本実施形態において、第1電極41の幅寸法をL1とし、第2電極42の幅寸法をL2とする。さらに、以下の式のβで表される値を、双極電極非対称率とする。

双極電極非対称率βを0を超える値にすることで、第1内側部21aと第2内側部21bとに堆積する荷電粒子の堆積量および堆積分布を異なる状態とすることができ、相互誘引放電の発生を抑制できる。また、双極電極非対称率βを1に近づけすぎると、第1電極41の面積に対し、第2電極42の面積比が小さくなりすぎて、双極電極40の静電吸着力が低下してしまうおそれがある。このため、双極電極非対称率βは、0.95以下であることが好ましい。なお、同様の理由から、双極電極非対称率βは、0.03以上0.70以下であることがより好ましく、0.05以上、0.5以下であることがさらに好ましく、0.1以上、0.3以下であることが一層好ましい。双極電極非対称率βは、必要に応じて、0.01以上0.80以下や、0.2以上0.4以下などであってもよい。なお、双極電極非対称率βが0である場合とは、第1電極41の幅寸法L1と、第2電極42の幅寸法L2とが互いに等しい場合である。
なお、第1電極41と第2電極42の幅寸法L1、L2は、それぞれ5mm以上20mm以下の範囲とすることが好ましい。幅寸法L1、L2はそれぞれ、7mm以上18mm以下や、10mm以上16mm以下や、12mm以上14mm以下などであってもよい。第1電極41と第2電極42の幅寸法L1、L2を5mm以上とすることで、第1電極41および第2電極42によって幅広い面積でフォーカスリング4を吸着することが可能となり静電チャック部材2の吸着力を高めることができる。また、第1電極41と第2電極42の幅寸法L1、L2を20mm以下とすることで、静電チャック部材2の大型化を抑制できる。第1電極41および第2電極42の厚さは任意に選択できるが、厚さが互いに同じであってもよい。
本実施形態において、ガス孔位置非対称率αと双極電極非対称率βとは、

本実施形態の静電チャック部材2の相互誘引放電は、ガス孔位置非対称率αを0より大きい値とすることによる効果と、双極電極非対称率βを0より大きい値とすることによる抑制効果と、が重なり合うことで、さらに効果的に発生が抑制されている。ここで、本実施形態において、ガス孔位置非対称率αを高めることによる抑制効果は、双極電極非対称率βを高めることによる抑制効果よりも高い。このため、ガス孔位置非対称率αを双極電極非対称率βよりも大きくすることで、ガス孔21内での相互誘引放電を、より効果的に抑制できる。
本実施形態において、ガス孔21の半径をRとしたとき、以下の式、

を満たすことが好ましい。

本実施形態の静電チャック部材2において、ガス孔21の半径Rに対して、ガス孔21の配置の非対称性を示す第1電極41とガス孔21との距離d1と、第2電極42とガス孔との距離d2との差分(d1-d2)が大きい方が、電界の強度分布の非対称性を高めやすくなり、相互誘引放電の抑制効果が高まる。なお、同じ理由から、上述の差分(d1-d2)は、ガス孔21の直径2Rより大きいことがより好ましい(すなわち、(d1-d2)>2R)。
本実施形態において、真空の誘電率をε0とし、誘電体基板の誘電率をε1としたとき、以下の2式、

を同時に満たすことが好ましい。

ガス孔21の内部での電界強度を、誘電体基板20の内部における電界強度よりも小さくすることで、ガス孔21の内部で電界が集中せずに分散しやすくなる。ここで、電界強度は、電束密度/誘電率で表される。すなわち、電界強度は、誘電率に反比例する。したがって、上述の2式を満たすことで、第1内側部21aおよび第2内側部21bにおける電界強度の分布が広がりやすくなり、第1内側部21aおよび第2内側部21bにおける電界強度が局所的に高くになりにくくなる。結果的に、第1内側部21aにおける負の荷電粒子の堆積、および第2内側部21bにおける正の荷電粒子の堆積を何れも抑制することができ、結果的に、相互誘引放電を抑制することができる。電界強度は単位面積あたりの電気力線の数を表してもよく、電束密度は単位面積あたりに通る電束の量を表してもよく、電束密度と電界の間の比例定数として表されてもよい。なお真空の誘電率ε0は例えば8.854×10-12[F/m]と考えてもよい。誘電体基板の誘電率ε1は基板の材料や添加物の種類、量にもよるが、例えば、8~15×10-12[F/m]や、数十~数百×10-12[F/m]などが挙げられるが、これらのみに限定されない。
本実施形態によれば、第1電極41は、ガス孔21に対し径方向の内側に位置し、第2電極42は、ガス孔21に対し径方向の外側に位置する。本実施形態によれば、ガス孔21を第1電極41と第2電極42との間の領域において径方向の外側に偏って配置できる。このため、ガス孔21の内部で相互誘引放電が発生する場合において、相互誘引放電の発生位置を誘電体基板20の中心軸線Jから離間させることができる。結果的に、相互誘引放電の発生に起因するプラズマの乱れがプラズマエッチング等の処理工程に与える影響を抑制しやすくなる。また、相互誘引放電の発生が、載置面2fに載置される板状試料Wに損傷を与えにくくなる。
なお、本実施形態の静電チャック部材2において、板状試料Wを吸着する第1領域2Aの直下に配置される第3電極43は、単極電極である。このため、第1領域2Aに開口するガス孔22の内部で、相互誘引放電は発生しない。しかしながら、第1領域2Aの直下に双極電極を配置する場合には、ガス孔22の内部で第2領域2Bの直下と同様の問題(相互誘引放電の発生)が生じ得る。この場合は、上述の双極電極40(第1電極41および第2電極42)とガス孔21との関係と同様の関係を満たすようにすることで、相互誘引放電の発生を抑制できる。
(変形例)
図5は、上述の実施形態に採用可能な、変形例の第1電極141および第2電極142とガス孔21との位置関係を示す模式図である。なお、上述の実施形態と同一態様の構成要素については、同一符号を付し、その説明を省略する。

上述の実施形態と同様に、本変形例の静電チャック部材102は、誘電体基板20と、誘電体基板20の内部に配置される双極電極140を有する。また、双極電極140は、周方向に延び径方向に並ぶ第1電極141と第2電極142とを有する。さらに、誘電体基板20には、第1電極141と第2電極142との間を貫通するガス孔21が設けられる。第1電極141は、ガス孔21に対し径方向の内側に位置する。第2電極は、前記ガス孔に対し径方向の外側に位置する。
本変形例において、第2電極142の径方向の内側の縁部には、ガス孔21の形状に沿った湾曲部142pが設けられる。湾曲部142pは、ガス孔21を中心とする円弧状である。湾曲部142pは平面視で外側に向けて突出する形状を有する。本変形例によれば、第2電極142のガス孔21側の縁部に円弧状の湾曲部142pが設けられることで、第2電極142とガス孔21との間の距離が局所的に近づくことがなく、絶縁破壊を抑制できる。なお、本変形例では、第2電極142にのみ湾曲部142pを設ける場合について説明したが、第1電極141の径方向の外側の縁部にも同様の湾曲部を設けてもよい。第1電極141の径方向の外側の縁部に湾曲部が設けられる場合、湾曲部は平面視で内側に向けて突出する形状を有する。
本変形例の静電チャック部材102によれば、上述の実施形態と同様に、第1電極141とガス孔21との距離d11が、第2電極142とガス孔21との距離d12よりも大きく、第1電極141の幅寸法L11は、第2電極142の幅寸法L12よりも大きい。このため、本変形例の静電チャック部材102においても、上述の実施形態と同様に、ガス孔21の内部における相互誘引放電の発生を抑制できる。
なお、本明細書において、第1電極141および第2電極142とガス孔21との距離d11、d12とは、ガス孔21の第1内側部21aおよび第2内側部21bへの電界強度に影響を及ぼす距離である。したがって、これらの距離d11、d12は、厚さ方向Zから見て、第1電極141又は第2電極142とガス孔21との間の最短距離であり、本変形例において径方向における距離である。
また、本明細書において、第1電極141および第2電極142の幅寸法L11、L12とは、ガス孔21の第1内側部21aおよび第2内側部21bへの電界強度に影響を及ぼす距離である。したがって、これらの幅寸法L11、L12は、第1電極141および第2電極142がそれぞれ延びる方向において、ガス孔21と最も近づく部分における最小の幅寸法L11、L12であり、本実施形態において径方向における幅寸法である。
以上に、本発明の実施形態およびその変形例を説明したが、実施形態および変形例における各構成およびそれらの組み合わせ等は一例であり、本発明の趣旨から逸脱しない範囲内で、構成の付加、省略、置換およびその他の変更が可能である。また、本発明は実施形態によって限定されることはない。
例えば、上述の実施形態およびその変形例において、ガス孔は完全な空洞でなく一部に多孔質部材が充填されていてもよい。また、ガス孔は、直線状である場合に限らず、例えばらせん状に延びていてもよい。

- 少なくとも1つの吸着対象物が載置される載置面を有する円板状の誘電体基板と、
前記誘電体基板の内部に配置され前記吸着対象物を前記載置面に静電吸着する双極電極と、を備え、
前記双極電極は、互いに極性が異なる第1電極および第2電極を含み、
前記誘電体基板には、前記第1電極と前記第2電極との間を、前記誘電体基板の厚さ方向に貫通するガス孔が設けられ、
前記第1電極と前記ガス孔との距離は、前記第2電極と前記ガス孔との距離よりも大きく、
前記第1電極の幅寸法は、前記第2電極の幅寸法よりも大きい、
静電チャック部材。 - 少なくとも1つの吸着対象物が載置される載置面を有する円板状の誘電体基板と、
前記誘電体基板の内部に配置され前記吸着対象物を前記載置面に静電吸着する双極電極と、を備え、
前記双極電極は、互いに極性が異なる第1電極および第2電極を含み、
前記誘電体基板には、前記第1電極と前記第2電極との間を、前記誘電体基板の厚さ方向に貫通するガス孔が設けられ、
