- the protective member 120 is fixed by the base 1110 and ring assembly 112.
- the protective member 120 seals the gap between the groove 1110e in the annular region 1110c and the groove 112b in the ring assembly 112, airtightly dividing the space 1114 into a radially outer space 1114a and a radially inner space 1114b. This allows the protective member 120 to prevent radicals that have entered the space 1114a through the gap between the ring assembly 112 and the insulator ring 1112 from entering the space 1114b where the side surface of the adhesive layer 1113 is exposed.
- the substrate support 11 can reduce the gap between the ring assembly 112 and the annular region 1110c by electrostatically adhering the ring assembly 112 to the annular region 111b. This allows the substrate support 11 to prevent radicals from entering the space 1114b from between the ring assembly 112 and the annular region 1110c.
- the heat transfer gas supply unit 114 supplies heat transfer gas between the annular region 111b and the ring assembly 112.
- the supplied heat transfer gas flows circumferentially along grooves 1111d formed in the annular region 111b, and then flows radially inward and outward from the grooves 1111d through the gap between the annular region 111b and the ring assembly 112. In this way, the heat transfer gas flows radially inward from the grooves 1111d into the gap between the annular region 111b and the ring assembly 112, thereby preventing radicals from entering the space 1114b from the inner peripheral side between the annular region 1110c and the ring assembly 112.
- the heat transfer gas flowing radially outward from the grooves 1111d fills the space 1114b of the substrate support unit 11 with heat transfer gas. This prevents radicals from entering the space 1114b from the outer peripheral side between the annular region 1110c and the ring assembly 112.
- the substrate support part 11 can prevent radicals from entering the space 1114b where the side surface of the adhesive layer 1113 is exposed, thereby preventing the adhesive layer 1113 from being worn down by radicals.
- the substrate support part 11 fills the space 1114b with heat transfer gas due to the heat transfer gas flowing radially outward from the groove 1111d. This allows the substrate support part 11 to cool the side surfaces of the central region 1110b of the base 1110 and the side surfaces of the electrostatic chuck 1111 using the heat transfer gas filled in the space 1114b. Furthermore, during plasma processing, the substrate support part 11 can transfer heat input from the plasma to the ring assembly 112 to the electrostatic chuck 1111 and the base 1110 via the heat transfer gas in the space 1114b, thereby suppressing a temperature rise in the ring assembly 112.

- the space 121 expands, and the protective member 120 is fixed to the base 1110 and the ring assembly 112.
- FIG. 1 In the example of FIG.
- the expansion of the space 121 causes the upper part of the protective member 120 to expand and come into contact with the insulator ring 1112, thereby fixing the protective member 120 radially. Furthermore, the protective member 120 is pressed downward by the electrostatically attracted ring assembly 112, and is fixed vertically by being tightly attached to the base 1110 and the ring assembly 112. 6 and 7, the plasma processing apparatus 1 may also have a groove 1110e formed in the annular region 1110c of the base 1110 and a groove 112b formed in the ring assembly 112 to secure the protective member 120.
