The results showed the same trends as in Examples 2 and 3. These results demonstrate that the effects of the present invention can be obtained regardless of the SiON or SiN film deposition method.
- Example 5 Experiments similar to those in Examples 2 and 3 were carried out, except that the SiO2 film formation method was changed to chemical vapor deposition (CVD). The results showed exactly the same trends as in Examples 2 and 3. These results demonstrate that the effects of the present invention can be obtained regardless of the SiO2 growth method.
- Example 6 Experiments similar to those in Examples 2 and 3 were conducted, except that the oxide single crystal substrate material was changed from an LT substrate to an LN substrate with a diameter of 100 mm, a thickness of 0.35 mm, and an orientation of 128°Y. The results showed the same tendency as in Examples 2 and 3. These results demonstrated that the effects of the present invention can be obtained whether the oxide single crystal substrate material is LT or LN.
- Example 7 An experiment similar to that of Example 2 was conducted, but with a different method: ions were implanted into the LT substrate beforehand, and the substrate was mechanically peeled off after bonding to form a thin film. After peeling, the surface was polished to a mirror finish at a temperature of approximately 500°C. A resonator was similarly fabricated, and the relative bandwidth was observed; the results were nearly the same as in Example 1. These results demonstrate that the effects of the present invention can be obtained regardless of the method of thinning.
- Example 8 The same experiment as in Example 2 was carried out, but the support substrate used was changed to oxide film-coated silicon, sapphire, aluminum nitride, silicon carbide, quartz, glass, etc., but the tendency was exactly the same. From these results, it was found that the effect of the present invention can be obtained regardless of the type of support substrate.
- Example 9 An experiment similar to that in Example 2 was conducted by changing the composition of the SiO2 used. The composition was analyzed using X-ray photoelectron spectroscopy (XPS). An experiment similar to that in Example 2 was conducted by changing the composition ratio (element ratio of oxygen (O) to silicon (Si), hereinafter referred to as O/Si ratio) from 1.8 to 2.2, and the results were similar to those in Example 2. It was found that the effects of the present invention can be obtained when the O/Si ratio of the SiO2 film is in the range of 1.8 to 2.2.

- Example 10 Experiments similar to those in Examples 1 to 3 were carried out, except that the LT substrate was doped with approximately 80 to 120 ppm of Fe. Abstract
密着性が改善されたSiON膜やSiN膜を有する酸化物単結晶複合基板およびその製造方法を提供する。 本発明の実施形態に係る複合基板は、酸化物単結晶層と、介在層と、SiO2薄膜と、支持基板とからなり、介在層は、SiON膜もしくはSiN膜であり、介在層と支持基板の間にSiO2薄膜が設けられる。SiO2薄膜における酸素と珪素の元素比であるO/Si比が1.8~2.2の間であるとよい。また、SiO2薄膜の厚さが3~100nmの間であるとよい。
Description
本発明は、電子デバイスの材料等として用いる酸化物単結晶複合基板およびその製造方法に関する。
近年スマートフォンに代表される移動体通信の市場において、通信量が急激に増大している。この問題に対応するために必要なバンド数を増やす中、必然的に各種部品の小型化、高性能化が必須となってきている。一般的な圧電材料であるタンタル酸リチウム(Lithium Tantalate:LTと略称されることもあり)やニオブ酸リチウム(Lithium Niobate:LNと略称されることもあり)は、表面弾性波(SAW)デバイスの材料として広く用いられているが、これらの材料は大きな電気機械結合係数を有し、広帯域化が可能であるという利点を有する。
これらのLTやLNは薄膜化(10μm以下)することで特性の向上や応用の範囲が広がることが知られている。具体的には高性能フィルターデバイスや光変調器などが挙げられる。薄膜化する際に通常はLTやLNを研削・研磨するなどの方法を用いるが、ナノメートルレベルの膜厚均一性を基板全面で得ることが難しいため、一般に膜厚が1μm以下の場合はイオン注入剥離法が望ましいと考えられる。
特許文献1等に開示されているように、イオン注入剥離法は、水素、ヘリウムなどの軽元素を対象となる基板に打ち込み、濃度が最大となったところ(イオン注入界面)で剥離するという方法であり、均一性良く薄膜を得る方法として好適である。この方法では支持基板にLTやLNを貼り合わせ、ある程度の熱処理を行った後にSiGen法(機械剥離法)などに代表される方法で剥離を行う必要がある。剥離後に剥離面に研磨を施して、イオン注入ダメージ層(150nm程度)を取り除き、且つ表面を鏡面にする必要がある。
このような薄膜積層構造を採用する場合、LTもしくはLNの薄膜と支持基板との間に介在層を挟む構造が一般的である。ここで、介在層の材料としては、エネルギーをより効率よくLTやNTの薄膜の中に閉じ込めるために、音速が高い材料を用いることが好適となる。音速を高めるにはSiO2の酸素の一部を窒素に置換したSiON膜やSiN膜などを選択することができる。窒素を取り入れることで介在層が硬くなり、音速を速くすることができ、デバイスの特性向上につなげることが期待できるためである。
しかしながら、SiON膜やSiN膜は密着性が悪く、LTやLNの上に成膜しても、剥がれが頻発し、信頼性やデバイス特性、製品歩留まり等に悪影響をもたらす。図1にSiONを介在層として作製した複合基板(LT on SiON on Si)の実際の剥がれの光学顕微鏡写真を示す。何らかの結晶方位に沿って、膜が剥がれている様子が分かる。線状に剥がれている部分は、LTとSiONの界面に沿っていることが他の分析から明らかとなっている。この問題から、現実的にSiONやSiNを介在層に採用することは難しかった。
本発明は上記の課題に鑑み成されたものであり、密着性が改善されたSiON膜やSiN膜を有する酸化物単結晶複合基板およびその製造方法を提供することを目的とする。
上記の課題を解決すべく、本発明の実施形態に係る複合基板は、酸化物単結晶層と、介在層と、SiO2薄膜と、支持基板とからなり、介在層は、SiON膜もしくはSiN膜であり、介在層と酸化物単結晶層の間にSiO2薄膜が設けられる。
本発明では、SiO2薄膜における酸素と珪素の元素比であるO/Si比が1.8~2.2の間であるとよい。また、SiO2薄膜の厚さが3~100nmの間であるとよい。
また、本発明では、酸化物単結晶層がタンタル酸リチウム(LT)もしくはニオブ酸リチウム(LN)を含むとよい。酸化物単結晶層の厚さは、0.3~15μmの間であるとよい。
また、本発明では、支持基板が、シリコン、酸化膜付きシリコン、サファイア、窒化アルミニウム、炭化珪素、水晶、ガラスのいずれかであるとよい。
また、本発明では、酸化物単結晶層にFeが80~120ppmドープされていてもよい。
また、本発明の実施形態に係る複合基板の製造方法は、酸化物単結晶基板である第1の基板にSiO2薄膜を成膜する工程と、SiO2薄膜に重ねて介在層としてSiON膜もしくはSiN膜を成膜する工程と、介在層の表面を平坦化する工程と、SiO2薄膜および介在層が成膜された第1の基板と支持基板である第2の基板とを貼り合わせる工程と、貼り合わせ後の基板において第1の基板を薄膜化して酸化物単結晶層とする工程と、貼り合わせ後の基板を熱処理する工程とを備える。
また、本発明において、SiON膜やSiN膜の成膜方法としては、PVD法やCVD法が適用可能である。またSiO2膜の成膜にも同様にPVD法やCVD法が適用可能である。ここでSiO2膜を薄くすることで音速の低下によるデバイス特性の劣化を防止することができる。更にSiO2膜における酸素(O)と珪素(Si)の元素比であるO/Si比を1.8~2.2の間で適宜設定可能である。
また本発明では、基板の貼り合わせるステップの前に、双方もしくは片方の基板に表面活性化処理を施すとよい。表面活性化処理は、オゾン水処理、UVオゾン処理、イオンビーム処理、プラズマ処理のいずれかとするとよい。
また本発明では、酸化物単結晶基板を薄膜化する工程において、研削および/または研磨により薄膜化を行うとよい。あるいは、酸化物単結晶基板に予めイオン注入を施し、貼り合せ後にイオン注入界面で剥離を行うことで酸化物単結晶基板を薄膜化を行ってもよい。この場合、注入するイオンがH+もしくはH2
+の何れかを含むとよい。酸化物単結晶基板の薄膜化後の厚みは、特に酸化物単結晶基板がタンタル酸リチウムの場合は、0.3~15umの間が好適である。
本発明によれば、SiON膜やSiN膜を酸化物単結晶複合基板の介在層として用いる場合に、密着性を向上することができ、欠陥の発生を抑制することができる。
以下、本発明の実施形態を、図面を参照しつつ説明する。
図2は、本実施形態に係る複合基板5の層構造を示す模式図である。図2に示すように、複合基板4は酸化物単結晶層1と、支持基板2と、介在層3と、SiO2薄膜4と、を備える。
酸化物単結晶層1は、タンタル酸リチウム(LT)もしくはニオブ酸リチウム(LN)を含む。酸化物単結晶層1の厚さは、0.3~15μmの間とするとよい。酸化物単結晶層1には、鉄(Fe)が80~120ppmドープされていてもよい。支持基板2は、シリコン、酸化膜付きシリコン、サファイア、窒化アルミニウム、炭化珪素、水晶、ガラスのいずれかとするとよい。介在層3は、SiON膜もしくはSiN膜である。SiO2薄膜4は、介在層3と酸化物単結晶層1の間に設けられる。SiO2薄膜4における酸素と珪素の元素比であるO/Si比は、1.8~2.2の間とすることが好ましい。SiO2薄膜4の厚さは3~100nmの間とすることが好ましい。
続いて、図3に示すフローチャートを参照しつつ複合基板5の製造方法について説明する。はじめに、酸化物単結晶基板(第1の基板)10と、支持基板(第2の基板)2を用意する(ステップS01)。続いて、酸化物単結晶基板10に、SiO2薄膜4を成膜し(ステップS02)、SiO2薄膜4に重ねて介在層3となるSiON膜もしくはSiN膜を成膜する(ステップS03)。SiO2薄膜4および介在層3となるSiON膜またはSiN膜の成膜方法は、物理気相成長法、もしくは、化学気相成長法のいずれかとするとよい。
そして、介在層3の表面を平坦化し(ステップS04)、SiO2薄膜および前記介在層が成膜された酸化物単結晶基板10と、支持基板2とを介在層3を介して貼り合わせる(ステップS05)。介在層3の表面を研磨し平坦化してから支持基板2と貼り合せることで、貼り合せ強度の高い複合基板5を製造することができる。この際、貼り合せの前に酸化物単結晶基板10と支持基板2の双方もしくは片方に表面活性化処理を施すとよい。表面活性化処理が、オゾン水処理、UVオゾン処理、イオンビーム処理、プラズマ処理のいずれかとするとよい。
続いて、貼り合わせ後の基板において酸化物単結晶基板10を薄膜化して酸化物単結晶層1とする(ステップS06)。薄膜化は、研削・研磨法を用いて行うとよい。あるいは、予めイオン注入を施し、イオン注入界面で剥離を行うイオン注入剥離法にて薄膜化を行ってもよい。イオン注入を行う場合、注入するイオンがH+もしくはH2
+の何れかを含むとよい。その後、熱処理を行うことで(ステップS07)、図2に示した層構造を有する複合基板5が完成する。
以下では、本発明の効果を得るための条件を確かめるべく行った事前実験、実施例、および比較例について説明する。
(事前実験)
下記の(1)~(9)の基板を用意した。
(1)熱酸化膜(T-SiO2)を200nm程度成長したSi基板
(2)PVDによるSiO2膜(以下、PVD-SiO2という)を200nm成膜したSi基板
(3)PVDによるSiON膜(以下、PVD-SiONという)を200nm成膜したSi基板
(4)PVDによるSiN幕(以下、PVD-SiNという)を200nm成膜したSi基板
(5)PVD-SiO2を200nm成膜したLT基板
(6)PVD-SiONを200nm成膜したLT基板
(7)PVD-SiNを200nm成膜したLT基板
(8)PVD-SiONを200nm成膜した熱酸化膜付きSi基板
(9)PVD-SiNを200nm成膜した熱酸化膜付きSi基板
下記の(1)~(9)の基板を用意した。
(1)熱酸化膜(T-SiO2)を200nm程度成長したSi基板
(2)PVDによるSiO2膜(以下、PVD-SiO2という)を200nm成膜したSi基板
(3)PVDによるSiON膜(以下、PVD-SiONという)を200nm成膜したSi基板
(4)PVDによるSiN幕(以下、PVD-SiNという)を200nm成膜したSi基板
(5)PVD-SiO2を200nm成膜したLT基板
(6)PVD-SiONを200nm成膜したLT基板
(7)PVD-SiNを200nm成膜したLT基板
(8)PVD-SiONを200nm成膜した熱酸化膜付きSi基板
(9)PVD-SiNを200nm成膜した熱酸化膜付きSi基板
各基板において、成膜後のPVD-SiO2、PVD-SiON、およびPVD-SiN膜の屈折率はそれぞれ1.45、1.54、1.97であった。これらの試料の膜の密着度をスクラッチ試験法(JIS-R3255に準拠した薄膜の密着力試験法)で測定した。測定機器はレスカ社製CSR-2000を使用した。結果を表1に示す。
測定値は膜の剥離が発生した時点の試験荷重を示しており、測定値が大きいほど、密着力が高い。この結果から、PVD-SiON膜やPVD-SiN膜は、PVD-SiO2膜と比較して、Si基板やLT基板に対する密着度が低いことが定量的に確認された。なお、熱酸化膜を成長したSi基板は剥離が確認されなかった。一方、熱酸化膜付きSi基板上に成膜したPVD-SiON膜やPVD-SiN膜は比較的高い密着性を有することが分かった。同様の実験を(2)~(8)について成膜方法をPVDからCVDに変更して実施したが、結果はほぼ同様であった。この結果からSiONやSiNはSiO2を介して成膜することで、Si基板やLT基板に対して高い密着性を確保できることが判明した。
上記の事前実験により得られた知見によれば、SiON膜やSiN膜を酸化物単結晶複合基板の介在層として用いる場合に、これらの膜と支持基板との間にSiO2膜を設けることが密着性を確保するために効果的であると考えられる。以下では、介在層としてのSiON膜やSiN膜と支持基板との間にSiO2膜を設ける構造の酸化物単結晶複合基板の有効性、および好ましい特性が得られる条件について、実施例と比較例を示して説明する。
[実施例1]
酸化物単結晶基板として、直径100mm、厚さ0.35mm、方位38.5°YのLT基板を用意した。この基板上に厚さ50nmのSiO2をPVD法で成膜し、続いてSiONを同じくPVD法で600nm成膜した後、鏡面研磨によりSiO2/SiON膜の厚さを計500nmとした。この基板を、支持基板であるSi基板と貼り合せ、LT基板を研削法と研磨法を用いて500nm程度に薄化した。この後、密着力の向上のために350℃の熱処理を行った。完成した基板の全面を光学顕微鏡にて観察した。その結果、欠陥は観察されなかった。
酸化物単結晶基板として、直径100mm、厚さ0.35mm、方位38.5°YのLT基板を用意した。この基板上に厚さ50nmのSiO2をPVD法で成膜し、続いてSiONを同じくPVD法で600nm成膜した後、鏡面研磨によりSiO2/SiON膜の厚さを計500nmとした。この基板を、支持基板であるSi基板と貼り合せ、LT基板を研削法と研磨法を用いて500nm程度に薄化した。この後、密着力の向上のために350℃の熱処理を行った。完成した基板の全面を光学顕微鏡にて観察した。その結果、欠陥は観察されなかった。
[比較例1]
実施例1と同様の実験をSiO2膜無しで実施したが、こちらは光学顕微鏡の視野内に図1と同様の欠陥が多数観察された。

実施例1と比較例1の対比から、本発明は、LTとSiを貼り合わせた複合基板において、欠陥低減に有効であることが判明した。
[実施例2]
酸化物単結晶基板として、直径100mm、厚さ0.35mm、方位38.5°YのLT基板を用意した。この基板上にPVD法によりSiO2膜(PVD-SiO2)を膜厚(0、3、5、10、20、35、50、100、200、300、400、500)nmで各々成膜した。更にPVD法によりSiON膜(PVD-SiON)を600nm成膜した後研磨した。ここで、研磨後のSiO2/SiON膜の厚さが合計500nmとなるように研磨量を調整した。この基板をシリコン基板と貼り合せて、150℃の熱処理を加えた後に、研削・研磨法を用いてLT基板の厚さを約500nmに薄膜化した。この基板上に共振子となるデバイスを作製し、比帯域を測定した。ここで比帯域とはSAWデバイスのフィルタ性能を示す数値であり、高い程特性が良く、4%以上が望ましい。

結果を図4に示す。SiO2が介在しない場合(SiO2の膜厚0nm)は欠陥が多数形成されるため、比帯域は低い値を示している。またSiO2の厚さが100nmを越える場合は、介在層がSiO2のみで構成される場合と同等の結果となり、SiONを採用する効果が観察されない。SiO2の膜厚が0よりも大きく100nm以下である場合は、比帯域は4.4%前後を示し、SiO2のみの場合と比較して高い値を示し、高音速膜であるSiONの効果が十分に発揮されていることが分かる。よって、LT膜とSiON膜の間に介在するPVD-SiO2の膜厚は3nm以上100nm以下が適切である。
[実施例3]
実施例2と同様の実験を、主たる介在層膜をPVD-SiONからPVD-SiNに変えて行った。結果は実施例2と同じ傾向であり、PVD-SiO2膜厚が3nm~100nmの領域において比帯域が4%以上となった。この結果から、主たる介在層がSiNの場合でも適切なSiO2の厚さは変わらないということが判明した。
実施例2と同様の実験を、主たる介在層膜をPVD-SiONからPVD-SiNに変えて行った。結果は実施例2と同じ傾向であり、PVD-SiO2膜厚が3nm~100nmの領域において比帯域が4%以上となった。この結果から、主たる介在層がSiNの場合でも適切なSiO2の厚さは変わらないということが判明した。
[実施例4]
実施例2および3と同様の実験を、SiONとSiNの成膜方法を化学気相成長法(CVD法)に変えて実施した。結果は実施例2および3と全く同様の傾向を示した。この結果から、SiONやSiNの成膜方法に依存せず、本発明の効果が得られることが判明した。

実施例2および3と同様の実験を、酸化物単結晶基板材料をLT基板から、直径100mm、厚さ0.35mm、方位128°YのLN基板に変えて行った。結果は実施例2および3と全く同様の傾向を示した。この結果から、酸化物単結晶基板材料がLTでもLNでも同様に本発明の効果が得らえることが判明した。

[実施例7]
実施例2と同様の実験を、用いるLT基板に予めイオンを注入し、貼り合せ後に機械的に剥離することで薄膜化する方法に変えて行った。剥離の後は約500℃の温度を掛けて研磨を行うことで表面を鏡面化した。同様に共振子を作製し、比帯域を観察したが、結果は実施例1とほぼ同じであった。この結果から、薄膜化の方法に依存せず、本発明の効果が得られることが判明した。
実施例2と同様の実験を、用いるLT基板に予めイオンを注入し、貼り合せ後に機械的に剥離することで薄膜化する方法に変えて行った。剥離の後は約500℃の温度を掛けて研磨を行うことで表面を鏡面化した。同様に共振子を作製し、比帯域を観察したが、結果は実施例1とほぼ同じであった。この結果から、薄膜化の方法に依存せず、本発明の効果が得られることが判明した。
[実施例8]
実施例2と同様の実験を、用いる支持基板を、酸化膜付きSi、サファイア、窒化アルミニウム、炭化珪素、水晶、ガラスなどに変えて行ったが、傾向は全く同じであった。この結果から、支持基板の種類に依存せず、本発明の効果が得られることが判明した。

実施例2と同様の実験を、用いるSiO2の組成を変えて行った。組成はX線光電子分光法(XPS)を用いて分析した。組成比(酸素(O)と珪素(Si)の元素比。以下O/Si比という)を1.8から2.2まで変化させて実施例2と同様の実験を行ったが、結果は実施例2と同様であった。SiO2膜のO/Si比が1.8から2.2の範囲では、本発明の効果が得られることが判明した。
実施例2と同様の実験を、用いるSiO2の組成を変えて行った。組成はX線光電子分光法(XPS)を用いて分析した。組成比(酸素(O)と珪素(Si)の元素比。以下O/Si比という)を1.8から2.2まで変化させて実施例2と同様の実験を行ったが、結果は実施例2と同様であった。SiO2膜のO/Si比が1.8から2.2の範囲では、本発明の効果が得られることが判明した。
[実施例10]
実施例1~3と同様の実験を、LT基板をFeを80~120ppm程度ドープしたものに変えて実施した。結果は上記各実施例と全く同様の結果となった。この結果から、LT基板の出発原料に鉄がドープされているものでも同様の効果が得られることが判明した。

[実施例12]
実施例2において、LTの厚さを0.3~20μmの間で変化させたが、結果は実施例2と同様の傾向を示した。但し、LTの厚さが厚すぎるとSiONの効果が薄くなり、効果が判別できるのは、0.3~15umまでの間であった。この結果から、本発明の効果は酸化物単結晶薄膜の厚さにはそれほど依存せずに得られることが判明した。
実施例2において、LTの厚さを0.3~20μmの間で変化させたが、結果は実施例2と同様の傾向を示した。但し、LTの厚さが厚すぎるとSiONの効果が薄くなり、効果が判別できるのは、0.3~15umまでの間であった。この結果から、本発明の効果は酸化物単結晶薄膜の厚さにはそれほど依存せずに得られることが判明した。
本発明は上記実施形態に限定されるものではない。上記実施形態は例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。すなわち、本発明において表現されている技術的思想の範囲内で適宜変更が可能であり、その様な変更や改良を加えた形態も本発明の技術的範囲に含む。

- 酸化物単結晶層と、介在層と、SiO2薄膜と、支持基板とからなる複合基板であって、前記介在層は、SiON膜もしくはSiN膜であり、前記介在層と酸化物単結晶層の間に前記SiO2薄膜が設けられることを特徴とする複合基板。
- 前記SiO2薄膜における酸素と珪素の元素比であるO/Si比が1.8~2.2の間であることを特徴とする請求項1に記載の複合基板。
- 前記SiO2薄膜の厚さが3~100nmの間であることを特徴とする請求項1または2に記載の複合基板。
- 前記酸化物単結晶層がタンタル酸リチウム(LT)もしくはニオブ酸リチウム(LN)を含むことを特徴とする請求項1または2に記載の複合基板。
