以下、本開示の一態様について、主に、図1~図7を参照しつつ説明する。なお、以下の説明において用いられる図面は、いずれも模式的なものであり、図面に示される、各要素の寸法の関係、各要素の比率等は、現実のものとは必ずしも一致していない。また、複数の図面の相互間においても、各要素の寸法の関係、各要素の比率等は必ずしも一致していない。
図1に示すように、処理炉202は温度調整部(加熱部)としてのヒータ207を有する。ヒータ207は円筒形状であり、保持板に支持されることにより垂直に据え付けられている。ヒータ207は、ガスを熱で活性化(励起)させる活性化機構(励起部)としても機能する。
上述の基板処理装置を用い、半導体装置(デバイス)の製造工程の一工程として、ウエハ200上に膜を形成する成膜処理を含む一連の処理シーケンス例について、主に、図4~図7を用いて説明する。以下の説明において、基板処理装置を構成する各部の動作はコントローラ121により制御される。
先ず、成膜工程を行う前に、処理容器内にプリコート膜を形成するプリコート工程について説明する。なお、プリコート膜は、単に膜とも呼ぶ。
本工程では、処理容器内に空のボート217を搬入した状態で、処理容器内、すなわち、反応管203の内壁、ノズル249a~249cの外表面、ノズル249a~249cの内表面、マニホールド209の内表面、ボート217の表面、シールキャップ219の上面等の処理容器内の部材の表面に対し、プリコート膜を形成するプリコート処理を行う(プリコーティングするともいう)。なお、ボート217を搬出した状態でプリコート処理を行っても良い。
(第1処理ガス供給S11)
このステップでは、処理室201内に対して第1処理ガスを供給する。具体的には、バルブ243aを開き、ガス供給管232a内へ第1処理ガスを流す。第1処理ガスは、MFC241aにより流量調整され、ノズル249aを介して処理室201内へ供給され、排気口233より排気される。このとき、同時にバルブ243fを開き、ガス供給管232a内に不活性ガスを流す。また、このとき、ノズル249b,249c内への第1処理ガスの侵入を防止するために、バルブ243e,243gを開き、ガス供給管232b,232c内に不活性ガスを流すようにしてもよい。
第1処理ガス供給を開始してから所定時間が経過した後、バルブ243aを閉じ、処理室201内への第1処理ガスの供給を停止する。そして、処理室201内を真空排気し、処理室201内に残留するガス等を処理室201内から排除する(パージ)。このとき、バルブ243e,243f,243gを開き、処理室201内へ不活性ガスを供給する。不活性ガスはパージガスとして作用する。
次に、処理室201内に対して第2処理ガスを供給する。具体的には、バルブ243bを開き、ガス供給管232b内へ第2処理ガスを流す。第2処理ガスは、MFC241bにより流量調整され、ノズル249bを介して処理室201内へ供給され、排気口233より排気される。このとき、同時にバルブ243eを開き、ガス供給管232b内に不活性ガスを流す。また、このとき、ノズル249a,249c内への第2処理ガスの侵入を防止するために、バルブ243f,243gを開き、ガス供給管232a,232c内に不活性ガスを流すようにしてもよい。
第2処理ガス供給を開始してから所定時間が経過した後、バルブ243bを閉じ、処理室201内への第2処理ガスの供給を停止する。そして、上述したパージS12と同様の処理手順により、処理室201内に残留するガス等を処理室201内から排除する(パージ)。
上述したS11~S14を含むサイクル、すなわち、S11~S14を非同時に行うサイクルを所定回数(X回、Xは1または2以上の整数)行うことにより、処理容器内の部材に、所定組成および所定膜厚の膜を形成することができる。ここでは、例えば窒化チタン(TiN)膜を形成する。
そして、上述したステップS11~S14を、この順に行うサイクルを所定回数行った後に、処理室201内に第3処理ガスを供給する。具体的には、バルブ243cを開き、ガス供給管232c内へ第3処理ガスを流す。第3処理ガスは、MFC241cにより流量調整され、ノズル249cを介して処理室201内へ供給され、排気口233より排気される。このとき、同時にバルブ243gを開き、ガス供給管232c内に不活性ガスを流す。また、このとき、ノズル249a,249b内への第3処理ガスの侵入を防止するために、バルブ243f,243eを開き、ガス供給管232a,232b内に不活性ガスを流すようにしてもよい。
第3処理ガス供給を開始してから所定時間が経過した後、バルブ243cを閉じ、処理室201内への第3処理ガスの供給を停止する。そして、上述したパージS12と同様の処理手順により、処理室201内に残留するガス等を処理室201内から排除する(パージ)。
上述したS15~S17を含むサイクル、すなわち、S15~S17を非同時に行うサイクルを所定回数(Y回、Yは1または2以上の整数)行うことにより、処理容器内の部材として、所定の厚さのプリコート膜を形成する。ここでは、プリコート膜として、例えば窒化珪化チタン(TiSiN)膜を形成する。
プリコート処理が終了した後、ボートエレベータ115によりシールキャップ219が下降され、マニホールド209の下端が開口される。そして、空のボート217が、マニホールド209の下端から反応管203の外部へ搬出される(ボートアンロード)。
次に、処理炉202内にウエハ200を搬入し、ウエハ200上に膜を形成する成膜工程について説明する。すなわち、本工程では、処理容器内でウエハ200を処理する成膜工程を行う。
複数枚のウエハ200がボート217に装填(ウエハチャージ)されると、図1に示されているように、複数枚のウエハ200を支持したボート217は、ボートエレベータ115によって持ち上げられて処理室201内に搬入(ボートロード)される。この状態で、シールキャップ219はOリング220bを介して反応管203の下端開口を閉塞した状態となる。
(第1処理ガス供給S21)
このステップでは、処理室201内のウエハ200に対して第1処理ガスを供給する。具体的には、バルブ243aを開き、ガス供給管232a内へ第1処理ガスを流す。第1処理ガスは、MFC241aにより流量調整され、ノズル249aを介して処理室201内へ供給され、排気口233より排気される。このとき、同時にバルブ243fを開き、ガス供給管232a内に不活性ガスを流す。また、このとき、ノズル249b,249c内への第1処理ガスの侵入を防止するために、バルブ243e,243gを開き、ガス供給管232b,232c内に不活性ガスを流すようにしてもよい。
第1処理ガス供給を開始してから所定時間が経過した後、バルブ243aを閉じ、処理室201内への第1処理ガスの供給を停止する。そして、上述したパージS12と同様の処理手順により、処理室201内に残留するガス等を処理室201内から排除する(パージ)。
次に、処理室201内のウエハ200に対して第2処理ガスを供給する。具体的には、バルブ243bを開き、ガス供給管232b内へ第2処理ガスを流す。第2処理ガスは、MFC241bにより流量調整され、ノズル249bを介して処理室201内へ供給され、排気口233より排気される。このとき、同時にバルブ243eを開き、ガス供給管232b内に不活性ガスを流す。また、このとき、ノズル249a,249c内への第2処理ガスの侵入を防止するために、バルブ243f,243gを開き、ガス供給管232a,232c内に不活性ガスを流すようにしてもよい。
第2処理ガス供給を開始してから所定時間が経過した後、バルブ243bを閉じ、処理室201内への第2処理ガスの供給を停止する。そして、上述したパージS12と同様の処理手順により、処理室201内に残留するガス等を処理室201内から排除する(パージ)。
上述したS21~S24を含むサイクル、すなわち、S21~S24を非同時に行うサイクルを所定回数(n回、nは1または2以上の整数)行うことにより、ウエハ200上に、所定組成および所定膜厚の膜を形成することができる。ここで形成される膜T1は、多結晶膜である。
成膜が終了した後、ノズル249a~249cのそれぞれからパージガスとして不活性ガスを処理室201内へ供給し、排気口233から排気する。これにより、処理室201内がパージされ、処理室201内に残留するガスや反応副生成物が処理室201内から除去される(アフターパージ)。その後、処理室201内の雰囲気が不活性ガスに置換され(不活性ガス置換)、処理室201内の圧力が常圧に復帰される(大気圧復帰)。
ボートエレベータ115によりシールキャップ219が下降され、マニホールド209の下端が開口される。そして、処理済のウエハ200が、ボート217に支持された状態でマニホールド209の下端から反応管203の外部に搬出(ボートアンロード)される。ボートアンロードの後は、シャッタ219sが移動させられ、マニホールド209の下端開口がOリング220cを介してシャッタ219sによりシールされる(シャッタクローズ)。処理済のウエハ200は、反応管203の外部に搬出された後、ボート217より取り出される(ウエハディスチャージ)。
次に、累積膜厚が、所定値以上か否かを判定する。そして、累積膜厚が、所定値より小さい場合には、後述する第1クリーニング工程S40を行う。また、累積膜厚が、所定値以上の場合には、後述する第2クリーニング工程S50を行う。
本工程では、処理室201内に空のボート217を搬入し、処理容器内に形成された膜T1の少なくとも一部を除去する(エッチングするともいう)ことが可能な第1クリーニング処理(エッチング処理ともいう)を行う。第1クリーニング処理は、成膜処理毎に短時間で行う簡易クリーニング、ライトクリーニングということもできる。
シャッタ開閉機構115sによりシャッタ219sが移動させられて、マニホールド209の下端開口が開放される(シャッタオープン)。その後、空のボート217、すなわち、ウエハ200を装填していないボート217が、ボートエレベータ115によって持ち上げられて処理室201内に搬入される。この状態で、シールキャップ219は、Oリング220bを介してマニホールド209の下端をシールした状態となる。なお、ボート217を搬出した状態で第1クリーニング処理を行っても良い。
次のトリートメント処理S41、クリーニング処理S42及びパージS43が所定回数(m回、mは1又は2以上の整数)実施されることで、第1クリーニング処理が行われる。
先ず、処理室201内に対して第3処理ガスを供給する。具体的には、バルブ243cを開き、ガス供給管232c内へ第3処理ガスを流す。第3処理ガスは、MFC241cにより流量調整され、ノズル249cを介して処理室201内へ供給され、排気口233より排気される。このとき、同時にバルブ243gを開き、ガス供給管232c内に不活性ガスを流す。また、このとき、ノズル249a,249b内への第3処理ガスの侵入を防止するために、バルブ243f,243eを開き、ガス供給管232a,232b内に不活性ガスを流すようにしてもよい。
次に、処理室201内に対してクリーニングガスを供給する。具体的には、バルブ243dを開き、ガス供給管232a内へクリーニングガスを流す。クリーニングガスは、MFC241dにより流量調整され、ノズル249aを介して処理室201内へ供給され、排気管231より排気される。このとき、同時にバルブ243fを開き、ガス供給管232a内に不活性ガスを流す。また、このとき、ノズル249b,249c内へのクリーニングガスの侵入を防止するために、バルブ243e,243gを開き、ガス供給管232b,232c内に不活性ガスを流すようにしてもよい。
第3処理ガス供給を開始してから所定時間が経過した後、バルブ243cを閉じ、処理室201内への第3処理ガスの供給を停止する。そして、上述したパージS12におけるパージと同様の処理手順により、処理室201内に残留するガス等を処理室201内から排除する(パージ)。
上述したS41~S43を含むサイクル、すなわち、S41~S43を非同時に行うサイクルを所定回数(m回、mは1または2以上の整数)行うことにより、処理容器内の膜T1を所定膜厚にエッチングする。
クリーニングガス供給流量:0.1~10slm
不活性ガス供給流量(各ガス供給管):0~10slm
各ガス供給時間:5~300秒、好ましくは100~200秒
処理温度:200℃以上900℃未満、好ましくは300~800℃、より好ましくは350~600℃
処理圧力:150~400Pa、好ましくは200~300Pa
が例示される。なお、供給流量に0slmが含まれる場合、0slmとは、そのガスを供給しないケースを意味する。このことは、本開示の他の説明においても同様である。
第1クリーニング処理が終了した後、ボートエレベータ115によりシールキャップ219が下降され、マニホールド209の下端が開口される。そして、空のボート217が、マニホールド209の下端から反応管203の外部へ搬出される(ボートアンロード)。ボートアンロードの後は、シャッタ219sが移動させられ、マニホールド209の下端開口がOリング220cを介してシャッタ219sによりシールされる(シャッタクローズ)。そして、次の複数枚のウエハ200をボート217に装填して上述した成膜工程S20を行う。
本工程では、処理室201内に空のボート217を搬入し、処理容器の内壁等に堆積された堆積膜とプリコート膜を、上述した第1クリーニング処理よりも長い時間で除去する第2クリーニング処理を行う。すなわち、上述したS41~S43を行うサイクルを所定回数(m回、mは1または2以上の整数)行って、処理容器内の累積膜厚が所定値以上となった場合に、第2クリーニング工程を行う。これにより、処理容器内に堆積されている膜を除去する。
シャッタ開閉機構115sによりシャッタ219sが移動させられて、マニホールド209の下端開口が開放される(シャッタオープン)。その後、空のボート217、すなわち、ウエハ200を装填していないボート217が、ボートエレベータ115によって持ち上げられて処理室201内に搬入される。この状態で、シールキャップ219は、Oリング220bを介してマニホールド209の下端をシールした状態となる。なお、ボート217を搬出した状態で第2クリーニング処理を行っても良い。
本工程では、処理室201内に対して上述したクリーニングガスを供給する。具体的には、バルブ243dを開き、ガス供給管232a内へクリーニングガスを流す。クリーニングガスは、MFC241dにより流量調整され、ノズル249aを介して処理室201内へ供給され、排気管231より排気される。このとき、同時にバルブ243fを開き、ガス供給管232a内に不活性ガスを流してもよい。また、このとき、ノズル249b,249c内へのクリーニングガスの侵入を防止するために、バルブ243e,243gを開き、ガス供給管232b,232c内に不活性ガスを流すようにしてもよい。
第2クリーニング処理が終了した後、ボートエレベータ115によりシールキャップ219が下降され、マニホールド209の下端が開口される。そして、空のボート217が、マニホールド209の下端から反応管203の外部へ搬出される(ボートアンロード)。ボートアンロードの後は、シャッタ219sが移動させられ、マニホールド209の下端開口がOリング220cを介してシャッタ219sによりシールされる(シャッタクローズ)。
以上、本開示の実施形態を具体的に説明した。しかしながら、本開示は上述の実施形態に限定されるものではなく、その要旨を逸脱しない範囲で種々変更可能である。なお、後述する他の態様において、図1に示す基板処理装置と同様に用いられ、図1で説明した要素と実質的に同一の要素、及び図4、図5等に示す処理と実質的に同一の処理には、同一の符号を付し、その説明を省略する。
次に、上述した第1クリーニング処理の他の態様について、図8を用いて説明する。
本態様では、クリーニング処理S411、パージS412及びトリートメント処理S413が所定回数(m回、mは1又は2以上の整数)実施されることで、第1クリーニング処理が行われる。すなわち、上述した第1クリーニング処理とは、各処理の順序が異なる。なお、クリーニング処理S411、パージS412及びトリートメント処理S413は、上述したクリーニング処理S42、パージS43及びトリートメント処理S41と同様に行われる。
次に、第2クリーニング処理のさらに他の態様について、図9を用いて説明する。
本態様では、上述した態様におけるトリートメント処理S41、クリーニング処理S42及びパージS43が所定回数(m回、mは1又は2以上の整数)実施された後に、トリートメント処理S44が行われる。すなわち、図5に示した処理を行った後にトリートメント処理S44を行う。なお、トリートメント処理S44は、上述したトリートメント処理S41と同様に行われる。すなわち、クリーニング処理の前後にトリートメント処理を行う。

Claims (19)
- (a)第1の膜の少なくとも一部を除去可能な第1ガスを供給した際のエッチングレートが、前記第1の膜の第1エッチングレート以下の第2エッチングレートである第2の膜を、前記第1の膜に形成する工程と、
(b)前記第1の膜に、前記第1ガスを供給する工程と、
を有する処理方法。 - 前記第2エッチングレートは、前記第1エッチングレートよりも小さい、請求項1記載の処理方法。
- (b)の前後に、(a)を行う、請求項1記載の処理方法。
- (a)と(b)と、を所定回数行う、請求項1記載の処理方法。
- (a)と(b)と、を所定回数行った後、前記第1ガスを供給することにより、前記第1の膜を除去する工程と、を有する請求項1記載の処理方法。
- 前記第1の膜は、金属元素を含む膜である、請求項1記載の処理方法。
- 前記金属元素は、遷移金属元素である、請求項6記載の処理方法。
- 前記第2の膜は、第13から第16族元素を含む、請求項1記載の処理方法。
- 前記第1の膜と前記第2の膜は、処理容器に形成されている、請求項1記載の処理方法。
- 前記第1の膜と前記第2の膜は、基板に形成されている、請求項1記載の処理方法。
- 前記第1の膜は多結晶膜であり、前記第2の膜は前記第1の膜よりも結晶性の低い膜である、請求項1記載の処理方法。
- 前記第1の膜は多結晶膜であり、前記第2の膜はアモルファス膜である、請求項1記載の処理方法。
- 前記第2の膜の厚さは、前記第1の膜の厚さよりも薄い、請求項1記載の処理方法。
- (a)では、第2ガスが分解される状態で、前記第2ガスを、前記第1の膜に供給することにより、前記第2の膜を形成する、請求項1に記載の処理方法。
- 前記第2ガスが分解される状態は、前記第2ガスの分解温度以上を含む、請求項14に記載の処理方法。
- 前記第2ガスが分解される状態は、前記第1の膜が、前記第2ガスの触媒で構成される状態である、請求項14に記載の処理方法。
- 第1の膜の少なくとも一部を除去可能な第1ガスを供給可能な第1ガス供給系と、
(a)前記第1ガスを供給した際のエッチングレートが、前記第1の膜の第1エッチングレート以下の第2エッチングレートである第2の膜を、前記第1の膜に形成する処理と、
(b)前記第1の膜に、前記第1ガスを供給する処理と、
を行わせるように前記第1ガス供給系を制御することが可能なように構成された制御部と、
を有する処理装置。 - (a)第1の膜の少なくとも一部を除去可能な第1ガスを供給した際のエッチングレートが、前記第1の膜の第1エッチングレート以下の第2エッチングレートである第2の膜を、前記第1の膜に形成する工程と、
(b)前記第1の膜に、前記第1ガスを供給する工程と、
を有する半導体装置の製造方法。 - (a)第1の膜の少なくとも一部を除去可能な第1ガスを供給した際のエッチングレートが、前記第1の膜の第1エッチングレート以下の第2エッチングレートである第2の膜を、前記第1の膜に形成する手順と、
(b)前記第1の膜に、前記第1ガスを供給する手順と、
コンピュータによって処理装置に実行させるプログラム。
